본 연구는 실리콘 칩의 휨 강도가 칩 이면에 존재하는 웨이퍼 그라인딩 관련 결함(스크래치)의 존재에 크게 영향을 받을 수 있음을 보여준다. 반면, 프라스틱을 이용하여 몰딩된 패키지 상태에서의 휨 강도는 칩 이면과 패키지 몸체와의 접착력이 우수할 경우 칩 이면의 스크래치에 의해 크게 영향을 받지 않음을 보여준다. 본 논문에서 프라스틱 패키징 전후 스크래치 마크에 대한 휨 강도의 차별화된 의존도가 왜 발생하는지에 대한 설명이 수록되어 있다. 본 연구에서는 웨이퍼의 이면연마 과정에서 필연적으로 남게 되는 스크래치 마크를 가진 칩들을 프라스틱 패키징 하여 휨 강도를 평가하였다. 칩의 휨 강도는 스크래치 마크의 깊이에 따라 크게 영향을 받지만, 패키지 상태에서는 그 영향력이 크지 않다는 것을 알 수 있었다. 분석결과 거친 스크래치를 가진 칩들은 프라스틱 패지지 몸체와의 결합력이 양호하여 칩 이면의 스크래치 마크에 집중될 수 있는 응력을 패키지 몸체에 의해 상당부분 흡수할 수 있기 때문인 것으로 평가되었다. 따라서, 얇은 패키지의 개발을 위해서는 칩 이면에 존재하는 스크래치의 제거뿐만 아니라 칩과 패키지 몸체 사이의 접착력 향상을 위한 방안이 함께 고려되어야 한다는 것을 알 수 있다. 또한, EMC 재질 개선에 의해 웨이퍼 그라인딩 공정 단순화를 이루어 제품의 가격 경쟁력을 높일 수 있을 것으로 전망된다.
The Transmission Fourier Transform Infrared spectroscopy (FTIR) of SiOx charge storage layer with the richest silicon content showed an assignment at peaks around 2000~2300 cm-1. It indicated that the existence of many silicon phases and defect sources in the matrix of the SiOx films. The total hysteresis width is the sum of the flat band voltage shift (${\Delta}VFB$) due to electron and hole charging. At the range voltage sweep of ${\pm}15V$, the ${\Delta}VFB$ values increase of 0.57 V, 1.71 V, and 13.56 V with 1/2, 2/1, and 6/1 samples, respectively. When we increase the gas ratio of SiH4/N2O, a lot of defects appeared in charge storage layer, more electrons and holes are charged and the memory window also increases. The best retention are obtained at sample with the ratio SiH4/N2O=6/1 with 82.31% (3.49V) after 103s and 70.75% after 10 years. The high charge storage in 6/1 device could arise from the large amount of silicon phases and defect sources in the storage material with SiOx material. Therefore, in the programming/erasing (P/E) process, the Si-rich SiOx charge-trapping layer with SiH4/N2O gas flow ratio=6/1 easily grasps electrons and holds them, and hence, increases the P/E speed and the memory window. This is very useful for a trapping layer, especially in the low-voltage operation of non-volatile memory devices.
본 연구에서는 카본나노튜브(CNT) 면상발열체에 preceramic polymer 중 하나인 실세스퀴아잔을 코팅하여 고온에서 안정적인 발열이 가능한 CNT/SiCN 복합체 시트를 제조하였다. 제조된 복합체 필름은 FE-SEM을 통해 실세스퀴아잔이 CNT 면상발열체의 표면을 모두 코팅한 것을 확인하였다. 또한 800℃의 열처리를 통해 실세 스퀴아잔이 SiCN 세라믹으로 전환되어도 표면의 결함이 발견되지 않고 온전한 구조를 유지하는 것을 확인하였다. CNT/SiCN 복합체 시트는 질소와 공기 분위기 모두에서 기존의 CNT 시트보다도 높은 열적 안정성을 확보할 수 있었다. 마지막으로 제조된 CNT/SiCN 복합체 필름은 대기 중에서 700℃ 이상의 온도로 발열이 가능하였고 발열 후 온도를 식히고 재발열 또한 성공적으로 이루어졌다.
The conversion of all carbon preforms to dense SiC by liquid infiltration can become a low-cost and reliable method to form SiC-Si composites of complex shape and high density. Reactive sintered silicon carbide (RBSC) is prepared by covering Si powder on top of 0.5-5.0 wt% Y2O3-added carbon preforms at 1,450 and 1,500℃ for 2 hours; samples are analyzed to determine densification. Reactive sintering from the Y2O3-free carbon preform causes Si to be pushed to one side and cracking defects occur. However, when prepared from the Y2O3-added carbon preform, an SiC-Si composite in which Si is homogeneously distributed in the SiC matrix without cracking can be produced. Using the Si + C = SiC reaction, 3C and 6H of SiC, crystalline Si, and Y2O3 phases are detected by XRD analysis without the appearance of graphite. As the content of Y2O3 in the carbon preform increases, the prepared RBSC accelerates the SiC conversion reaction, increasing the density and decreasing the pores, resulting in densification. The dense RBSC obtained by reaction sintering at 1,500 ℃ for 2 hours from a carbon preform with 2.0 wt% Y2O3 added has 0.20 % apparent porosity and 96.9 % relative density.

The thermal distributions near the growth interface of 150mm CZ crystals were measured by three thermocouples installed at the center, middle (half radius) and edge (10m from surface) of the crystals. The results show that larger growth rates produced smaller thermal gradients. This contradicts the widely used heat flux balance equation. Using this fact, it si confirmed in CZ crystals that the type of point defects created is determined by the value of the thermal gradient (G) near the interface during growth, as already reported for FZ crystals. Although depending on the growth systems the effective lengths of the thermal gradient for defect generation are varied, were defined the effective length as 10mm from the interface in this experiment. If the G is roughly smaller than 20C/cm, vacancy rich CZ crystals are produced. If G is larger than 25C/cm, the species of point defects changes dramatically from vacancies to interstitial. The experimental results which FZ and CZ crystals are detached from the melt show that growth interfaces are filled with vacancy. We propose that large G produces shrunk lattice spacing and in order to relax such lattice excess interstitial are necessary. Such interstitial recombine with vacancies which were generated at the growth interface, next occupy interstitial sites and residuals aggregate themselves to make stacking faults and dislocation loops during cooling. The shape of the growth interface is also determined by the distributions of G across the interface. That is, the small G and the large G in the center induce concave and convex interfaces to the melt, respectively.
실리콘(Silicon, Si) 기판과 $Al_{0.3}Ga_{0.7}As$/GaAs 다중 양자 우물(multiple quantum wells, MQWs) 간의 격자 부정합 해소를 위해 $AlAs_xSb_{1-x}$ 층이 단계 성분 변화 완충층(step-graded buffer, SGB)으로 이용되었다. $AlAs_xSb_{1-x}$ 층 상에 형성된 GaAs 층의 RMS 표면 거칠기(root-mean-square surface roughness)는 $10{\times}10{\mu}m$ 원자 힘 현미경(atomic force microscope, AFM) 이미지 상에서 약 1.7 nm로 측정되었다. $AlAs_xSb_{1-x}$/Si 기판 상에 AlAs/GaAs 단주기 초격자(short period superlattice, SPS)를 이용한 $Al_{0.3}Ga_{0.7}As$/GaAs MQWs이 형성되었다. $Al_{0.3}Ga_{0.7}As$/GaAs MQW 구조는 약 10 켈빈(Kalvin, K)에서 813 nm 부근의 매우 약한 포토루미네선스(photoluminescence, PL) 피크를 보였고, $Al_{0.3}Ga_{0.7}As$/GaAs MQW 구조의 RMS 표면 거칠기는 약 42.9 nm로 측정되었다. 전자 투과 현미경(transmission electron microscope, TEM) 단면 이미지 상에서 AlAs/GaAs SPS 로부터 $Al_{0.3}Ga_{0.7}As$/GaAs MQWs까지 격자 결함들(defects)이 관찰되었고, 이는 격자 결함들이 $Al_{0.3}Ga_{0.7}As$/GaAs MQW 구조의 표면 거칠기와 광 특성에 영향을 주었음을 보여준다.
태양광에 노출되어있는 동안 비정질실리콘 태양전지에서 일어나는 장시간 성능변화에 대해서 연구하였다. 그리고 결함밀도의 운동학 모형을 통해서 태양광으로 인한 태양전지 성능변화를 예측하였다. 특히, 전하운반자 수명이 결함밀도에 의해서 크게 영향을 받기 때문에 비정질실리콘 태양전지의 광유도 성능감소(light-induced degradation)가 확장지수함수 완화법칙(stretched-exponential relaxation)을 따르는 결함밀도에 의해서 물리적으로 설명된다. 그리고 확장지수함수 완화법칙과AMPS-1D 컴퓨터 프로그램의 모의실험에 의해서 비정질실리콘 태양전지의 광유도 성능감소를 계산했고, 모의실험의 결과를 옥외에 설치한 태양전지의 측정데이터에 비교하였다. 본 연구는 상온에서 다음과 같은 특성을 갖는 전형적인 비정질실리콘pin 태양전지에 대해서 모의실험을 진행했다: 두께${\approx}$300 nm, 내부전위${\approx}$1.05 V, 초기 결함밀도${\approx}5{\times}10^{15}cm^{-3}$, 초기 단락전류${\approx}15.8mA/cm^2$, 초기 채우기비율${\approx}0.691$, 초기 개방전압${\approx}0.865V$, 초기 변환효율${\approx}9.50%$.
We present an alternative process whereby deuterium is delivered to the location where the gate oxide reside by an implantation process. Deuterium ions were implanted using different energies to account for the topography of the overlaying layers and placing the D peak at the top of gate oxide. A short anneal at forming gas was performed to remove the D-implantation damage. We have observed that deuterium ion implantation into the gate oxide region can successfully remove the interface states and the bulk defects.
Micromolding methods such as micro-injection molding and micro-compression molding are most suitable for mass production of plastic micro-optics with low cost. In this study, plastic micro-optical components, such as refractive microlenses and diffractive optical elements(DOEs) with various grating patterns, were fabricated using micro-compression molding process. The mold inserts were made by ultrapricision mechanical machining and silicon etching. A micro compression molding system was designed and developed. Polymer powders were used as molded materials. Various defects found during molding were analyzed and the process was optimized experimentally by controlling the governing process parameters such as histories of mold temperature and compression pressure. Mim lenses of hemispherical shape with $250{\mu}m$ diameter were fabricated. The blazed and 4 stepped DOEs with $24{\mu}m$ pitch and $5{\mu}m$ depth were also fabricated. Optical and geometrical properties of plastic molded parts were tested by interferometric technique.
This research presents the new method to fabricate small features through applying chemical mechanical micro machining(C3M) for Al5052 and single crystal silicon. To improve machinability of ductile and brittle material, reacted layer was formed on the surface before micro-drilling process by chemical reaction with $HNO_3$(10wt%) and KOH(10wt%). And then workpieces were machined to compare conventional micro-drilling process with newly suggested one. To evaluate whether or not the machinability was improved by the effect of chemical condition, surface defects such as burr, chipping and crack generation were measured. Finally, it is confirmed that C3M is one of the feasible tools for micro machining with the aid of effect of the chemical reaction.
