방사선빔 조사를 이용한 질화갈륨 기반 트랜지스터의 내방사선 특성 연구 (Radiation Hardness Evaluation of GaN-based Transistors by Particle-beam Irradiation)

  • In this work, we investigated radiation hardness of GaN-based transistors which are strong candidates for next-generation power electronics. Field effect transistors with three types of gate structures including metal Schottky gate, recessed gate, and p-AlGaN layer gate were fabricated on AlGaN/GaN heterostructure on Si substrate. The devices were irradiated with energetic protons and alpha-particles. The irradiated transistors exhibited the reduction of on-current and the shift of threshold voltage which were attributed to displacement damage by incident energetic particles at high fluence. However, FET operation was still maintained and leakage characteristics were not degraded, suggesting that GaN-based FETs possess high potential for radiation-hardened electronics.

  • The KOMAC(KOrea Multi-purpose Accelerator Complex) linac is composed of RFQ(Radio Frequency Quadrupole), CCDTL(Coupled Cavity Drift Tube Linac) and SC(Superconducting)-linac. The required CW output power of RF system is about 25㎿ for 20㎿ proton beam power. Therefore high power RF sources are necessary for cost saving and reliability improvement. The number of klystrons for 0.5 ㎿ at 350MHz and 1 ㎿ at 700MHz are 1 and 31, respectively. In this paper, the design parameters of the klystron system including power supply and energy recovery system are presented.

Benchmarks of subcriticality in accelerator-driven system at Kyoto University Critical Assembly

  • Basic research on the accelerator-driven system is conducted by combining $^{235}U$-fueled and $^{232}Th$-loaded cores in the Kyoto University Critical Assembly with the pulsed neutron generator (14 MeV neutrons) and the proton beam accelerator (100 MeV protons with a heavy metal target). The results of experimental subcriticality are presented with a wide range of subcriticality level between near critical and 10,000 pcm, as obtained by the pulsed neutron source method, the Feynman-${\alpha}$ method, and the neutron source multiplication method.

한국형 중이온 가속기 RAON의 의생물 연구시설 탄소 빔 노즐에 대한 Monte Carlo 시뮬레이션 (Monte Carlo Simulation of the Carbon Beam Nozzle for the Biomedical Research Facility in RAON)

  • 본 연구에서 한국형 중이온 가속기 RAON에서의 의생물 실험을 위하여 요구되는 빔 조건을 만족할 수 있도록 Monte Carlo 전산모사를 통한 노즐 설계를 최적화하고자 하였다. 의생명 실험을 위한 빔 조건으로 최대 조사면 크기, 선량균일도 그리고 빔 오염도의 특정 조건을 만족하는 $C^{12}$ 빔 생산이 요구되었다. 이때 최적화된 빔 노즐 설계를 위하여 Monte Carlo 시뮬레이션인 GEANT4 toolkit이 사용되었다. $15{\times}15cm^2$ 이상의 빔 조사면 크기와 3% 이내의 선량 균일도 그리고 전체 선량의 5% 보다 낮은 빔 오염도를 기본적인 조건으로 설정 되었다. 조사면 크기는 쌍극자 자석에 의해서 빔의 각도를 기울여 원형으로 회전하면서 쌍극자 자석의 아래쪽에 위치한 산란판의 두께를 조정하여 최적화 하였다. 빔 스캐닝 각도와 산란판의 두께는 Monte Carlo 시뮬레이션 분석에 의해서 각각 $0.5^{\circ}$와 0.05 cm로 최적의 값을 나타내었다. 선량 균일도와 최대 조사면 크기를 만족하기 위하여 static과 scanning beam을 복합하는 기술을 이용한 새로운 빔 전달 방법을 소개하였다. 중앙 고정용 빔과 빔 축으로부터 $0.5^{\circ}$ 경사각을 가지고 회전하는 빔과 경사각이 없이 바로 들어오는 빔을 조합하여 선량균일도가 1.1%와 빔 조사면의 최대크기가 $15{\times}15cm^2$가 되는 것을 확인하였다. 빔 오염도는 $C^{12}$ 이온과 다른 입자들에 의해서 전달된 흡수선량의 비율로 나타내었다. 물등가 깊이(water equivalent depth) 5 cm에서 17 cm 사이에서의 빔 오염도는 전체 선량에서의 2.5% 미만임을 확인하였으며 이와 같은 결과를 바탕으로, 본 연구에서는 의생명 실험을 위하여 요구되는 빔 조건을 만족하는 노즐 구조를 설정할 수 있었다.

  • 정밀가변슬릿과 자기사중극렌즈로 구성된 핵 마이크로프로브 (nuclear microprobe) 시스템을 일차행렬법을 이용한 빔광학 전산모사를 통해 설계하였으며, 제작된 시스템을 KIGAM 1.7 MV 탄뎀 반데그라프 가속기의 $30^{\circ}$ 빔라인에 설치하였다. X 및 Y축에 대한 역배율은 각각 25와 4.9로 계산되며, 3 MeV 양성자빔의 경우 최소 빔크기는 약 5 미크론, 빔전류는 약 1 nA 정도로 추산된다. PIXE, RBS, ERDA등 MeV 이온빔분석법과 이온빔 미세가공을 위해 다목적 8각형 표적함을 제작하였으며, 표적함은 X-선 및 하전입자검출기, 줌현미경, 파라데이컵, 4축 시료이송계 및 고진공계로 구성되어 있다. 현재 핵 마이크로프로브 시스템 성능 조사가 이루어지고 있으며, 자동화된 시료 이송 및 자료 처리 시스템이 설치되면 일상적인 마이크로 이온빔 분석이 가능해 질 것으로 예상된다.

최종열처리와 용접Zircaloy-4의 방사선조사 성장에 미치는 영향 (The Effect of Final Heat Treatment and Welding on Irradiation Growth of Zircaloy-4)

  • 최종열처리와 용접이Zircaloy-4의 방사선조사 성장에 미치는 영향을 조사하였다. 본 연구에서는 중성자 조사에 대한 모의시험으로 3.5MeV로 가속된 양심자 빔을 조사량 9.8 ${\times}{10^{21}}$p/$m^2$까지 시편에 조사하였다. 본 연구에 사용된 시편중znnealed 시편의 방사선조사성장이 가장 컸으며 ${\beta}$-quenched 시편의 방사선조사 성장이 제일 작았다. 방사선조사 성장의 크기는 용접을 함에 따라 감소하였다. 최종열처리 조건의 차이에 의한 방사선조사 성장크기에서의 차이와 용접이 방사선조사 성장에 미치는 영향을 ray 회절시험으로부터 계산된 Kearns number, f,를 이용하여 정량적으로 분석하였다.

고분자전해질 연료전지용 바이폴라 플레이트의 다층 코팅의 증착 (Multi-layered Coating Deposited on PEMFC (Proton Exchange Membrane Fuel Cell) Bipolar Plates)

  • The surface region of commercial stainless steel 304 and 316 plates has been modified through deposition of the multi-layered coatings composed of titanium film ($0.1{\mu}m$) and gold film ($1-2{\mu}m$) by an electron beam evaporation method. XRD patterns of the stainless steel plates deposited with conductive metal films showed the peaks of the external gold film and the stainless steel substrate. Surface microstructural morphologies of the stainless steel bipolar plates modified with multi-layered coatings were observed by AFM and FE-SEM images. The stainless steel plates modified with $0.1{\mu}m$ titanium film and $1{\mu}m$ gold film showed microstructure of grains of under 100 nm diameter. The external surface of the stainless steel plates deposited with $0.1{\mu}m$ titanium film and $2{\mu}m$ gold film represented somewhat grain growth of Au grains in FE-SEM image. The electrical resistance and water contact angle of the stainless steel bipolar plates modified with multi-layered coatings were examined with the thickness of the gold film.

  • As a part of R&D work for the high intensity proton linac of China Accelerator Driven Sub-critical System project, a superconducting half-wave cavity with a frequency of 162.5 MHz and an optimal beta of 0.15 (HWR015) has been developed at Institute of Modern Physics (IMP), Chinese Academy of Sciences. In this paper, the design and test results will be described in detail. We introduced a new stiffening strategy for the HWR cavity, the simulation results show that the cavity has much lower frequency sensitivity coefficient (df/dp), Lorentz force detuning coefficient (KL), and can achieve more stable mechanical properties. The performance of the HWR cavity operated in cryostat will be also reported.

Activation Reduction Method for a Concrete Wall in a Cyclotron Vault

  • Background: The concrete walls inside the vaults of cyclotron facilities are activated by neutrons emitted by the targets during radioisotope production. Reducing the amount of radioactive waste created in such facilities is very important in case they are decommissioned. Thus, we proposed a strategy of reducing the neutron activation of the concrete walls in cyclotrons during operation. Materials and Methods: A polyethylene plate and B-doped Al sheet (30 wt% of B and 2.5 mm in thickness) were placed in front of the wall in the cyclotron room of a radioisotope production facility for pharmaceutical use. The target was Xe gas, and a Cu block was utilized for proton dumping. The irradiation time, proton energy, and beam current were 8 hours, 30 MeV, and $125{\mu}A$, respectively. To determine a suitable thickness for the polyethylene plate set in front of the B-doped Al sheet, the neutron-reducing effects achieved by inserting such sheets at several depths within polyethylene plate stacks were evaluated. The neutron fluence was monitored using an activation detector and 20-g on de Au foil samples with and without 0.5-mm-thick Cd foil. Each Au foil sample was pasted onto the center of a polyethylene plate and B-doped Al sheet, and the absolute activity of one Au foil sample was measured as a standard using a Ge detector. The resulting relative activities were obtained by calculating the ratio of the photostimulated luminescence of each foil sample to that of the standard Au foil. Results and Discussion: When the combination of a 4-cm-thick polyethylene plate and B-doped Al sheet was employed, the thermal neutron rate was reduced by 78%. Conclusion: The combination of a 4-cm-thick polyethylene plate and B-doped Al sheet effectively reduced the neutron activation of the investigated concrete wall.
