Characterization of Ultra Low-k SiOC(H) Film Deposited by Plasma-Enhanced Chemical Vapor Deposition (PECVD)

  • In this study, deposition of low-dielectric constant SiOC(H) films by conventional plasma-enhanced chemical vapor deposition (PECVD) were investigated through various characterization techniques. The results show that, with an increase in the plasma power density, the relative dielectric constant (k) of the deposited films decreases whereas the refractive index increases. This is mainly due to the incorporation of organic molecules with $CH_3$ group into the Si-O-Si cage structure. It is as confirmed by FT-IR measurements in which the absorption peak at 1,129 $cm^{-1}$ corresponding to Si-O-Si cage structure increases with power plasma density. Electrical characterization reveals that even after fast thermal annealing process, the leakage current density of the deposited films is in the order of $10^{-11}$ A/cm at 1.5 MV/cm. The reliability of the SiOC(H) film is also further characterized by using BTS test.

  • In this paper, we investigated the electrical properties change of 6,13-bis(triisopropyl-silylethynyl) pentacene (TIPS-pentacene) depending on polymer blend. We fabricated organic thin film transistor (OTFT) using blending solution of small molecule and polymer. In this study poly(2-methoxy-5-(2-ethyl-hexyloxy)-1,4-phenylene-vinylene) (MEH-PPV), poly (9-vinylcarbazole) (PVK), poly [N,N'-bis(4-butylphenyl)-N,N'-bis(phenyl)benzidine] (poly-TPD), poly(${\alpha}$-methyl styrene), Poly(methyl methacrylate) (PMMA) are used as a polymer. Fabricated OTFT with blending solution of TIPS-pentacene and PVK shows best performance in this experiment. OTFT fabricated by blending solution of TIPS-pentacene and PVK shows field effect mobility of 0.0189 $cm^2/V{\cdot}s$, on/off ratio of 1.9E-5 and threshold voltage of 7.4 V.

  • 본 논문에서는 게이트 절연막인 poly(4-vinylphenol) (PVP) 용제 농도 변화에 따른 유기 박막 트랜지스터를 제작하고 그 특성을 분석하였다. PVP는 propylene glycol monomethyl ether acetate(PGMEA) 와 poly melamine-co-formaldehyde (CLA)를 혼합하여 cross linked PVP를 만들어 사용하였다. Cross-liked PVP의 CLA 농도 비율을 각각 6 wt%, 9 wt%로 변화시켜 유기 박막 트랜지스터를 제작하고 소자의 전기적 특성을 분석 하였다.

유기 TFT용 pentacene에 대한 열분석에 관한 연구 (Thermal analysis of pentacene for the application of organic TFT)

  • 일반적으로 액티브 매트릭스 구동용 스위칭 소자의 경우 Turn-on 시간은 프레임 주파수와 게이트 라인의 수에 반비례하므로 LCD의 화면이 대면적으로 갈수록 스위칭 주파수는 증가하고 이는 채널에서의 열적 효과(thermal effect)를 유도하게 된다. 그러므로 전도성 유기물이 LCD용 유기박막트랜지스터(Thin Film Transistor) 등의 부품으로서의 적절성을 판단하기 위하여는 이에 대한 열적 특성에 대한 검증이 필요하게 된다. 따라서 본 연구에서는 유기 TFT의 열설계에 있어서 필수적인 물질변수로 인식되는 열적 특성들을 측정 계산하였으며 이를 소자의 열적 모델링에 적용하였다. 실험물질로는 pentacene을 사용하였으며 열확산도는 레이저 플레쉬법을 이용하여 측정하였다. 별도로 측정된 비열ㆍ밀도 등의 물성특성을 이용하여 상온에서 200 C의 온도범위에서 pentacene의 열전도도를 계산하여 그 결과를 열적으로 해석하였다. 계산결과, pentacene의 열전도도는 상온에서 약 0.0024 W/cm K의 값을 나타내었고, 70 C 까지 증가하여 약 0.0035 W/cm K의 정점을 보인 후에 200 C 에서 약 0.0022 W/cm K의 낮은 값을 나타낼 때까지 계속 감소하였다 아울러 본 연구에서는 실제 소자응용 시 박막으로서의 pentacene의 응용을 고려하여 실제 박막형태에 대한 열전도를 측정하였으며 이를 레이저 플레쉬법으로 측정한 값과 비교ㆍ분석하였다.

  • The OTFT devices had inverted staggered structures of Au/pentacene/ppMMA/ITO on PET substrate. The overall device performances of the flexible devices such as the operating voltage, the field effect mobility, the on/off ratio and the off current are somewhat worse than those of devices fabricated on glass substrates. Pentacene/ppMMA OTFT benchmarks (mobility, sub-threshold slope, on/off ratio) were comparable to that of solution cast PMMA, but below average when compared to other polymer gate dielectrics. However, threshold and drive voltages were among the lowest reported for a polymer gate dielectric, and surpassed only by ultra-thin SAM gate dielectrics.

유리 기판위에 제작된 PVP 게이트 절연막의 전기적 특성

  • 유기박막트랜지스터(organic thin film transistor, OTFT)의 게이트 절연막으로 PVP(poly-4-vinylphenol) 물질을 이용하여 MIM (metal-insulator-metal) 구조의 캐패시터 소자를 제작하였다. 유기 절연층의 형성은 ITO/Glass 기판 위에 PVP를 용질로, PGMEA(propylene glycol monomethyl ether acetate)를 용매로 사용하였다. 또한 열경화성 수지인 poly(melamine-co-formaldehyde)를 사용하여 cross-linked PVP 절연막을 합성하여 스핀코팅법으로 소자를 형성하였다. 제작된 소자에 대해 절연막 두께에 따른 전기적 특성을 조사한 결과 300 nm 에서 500 nm로 두께가 증가할수록 누설전류는 10.69 nA 에서 0.1 nA 로 크게 감소하였다. 또한 캐패시터 소자의 정전용량은 300 nm 의 두께에서 1.05 nF 으로 500 nm 의 두께에서의 0.65 nF 과 비교하여 보다 양호한 특성이 나타났다.

  • Flat Panel Displays (FPDs) have made a revolution in the display industry. TFT-LCD (Thin Film Transistor Liquid Crystal Display) has been the main player of FPD for last two decades. As the industry continuously develops the technology for better performance with lower cost is constantly demanded where several post LCD technologies are being developed. One of the prime candidates of post LCD technology is AMOLED (Active Matrix Organic Light Emitting Diode) that is considered to be an ideal FPD due to its extraordinary display performance and potentially low cost display structure. This technology has been accepted to small size display applications, such as cellular phone, PDA and PMP, etc. In this paper it is discussed that how this technology can be extended to large size display applications, such as TV. The technical issues and solutions of TFT backplane and color patterning of OLED materials are discussed and proposed

  • Organic light-emitting diode (OLED) display panel using the charge-pump (CP) pixel addressing scheme was fabricated, and the results show that it is applicable for information display. A CP-OLED panel with 64 ${\times}$ 64 pixels consisting of thin-film capacitors and amorphous silicon Schottky diodes was fabricated using conventional thin-film processes. The pixel drive circuit passes electrical current into the OLED cell during most of the frame period as in the thin-film transistor (TFT)-based active-matrix (AM) OLED displays. In this study, the panel was operated at a voltage level of below 4 V, and this operation voltage can be reduced by eliminating the overlap capacitance between the column bus line and the common electrode.

  • We studied hybrid passivation using parylene-C, metal, photoacyl and indium zinc oxide for pentacene OTFT to assure stability in subthreshold region. After the passivation, the changes in S and $V_{on}$ of OTFT were negligible and $I_{off}$ maintained its initial value of ${\sim}10^{-12}$ A. Therefore, the hybrid passivation is suitable for practical applications based on OTFT.

  • A selective deposition of Co thin films for thin film transistor gate electrode has been carried out by the growth with combination of micro-contact printing and metal organic chemical vapor deposition (MOCVD). This results in the elimination of optical lithography process. MOCVD has been employed to selectively deposit Co films on preformed OTS gate pattern by using micro-contact printing (${\mu}CP$). A hydrogenated amorphous silicon TFT with a Co gate selectively formed on SAMs patterned structure exhibited a subthreshold slope of 0.88V/dec, and mobility of $0.35cm^2/V-s$, on/off current ratio of $10^6$, and a threshold voltage of 2.5V, and thus demonstrating the successful application of the novel bottom-up approach into the fabrication of a-Si:H TFTs.
