The use of flip-chip technology has many advantages over other approaches for high-density electronic packaging. ACF (anisotropic conductive film) is one of the major flip-chip technologies, which has short chip-to-chip interconnection length, high productivity, and miniaturization of package. In this study, thermal fatigue lift of ACF bonding flip-chip package has been predicted. Elastic and thermal properties of ACF were measured by using DMA and TMA. Temperature dependent nonlinear hi-thermal analysis was conducted and the result was compared with Moire interferometer experiment. Calculated displacement field was well matched with experimental result. Thermal fatigue analysis was also conducted. The maximum shear strain occurs at the outmost located bump. Shear stress-strain curve was obtained to calculate fatigue life. Fatigue model for electronic adhesives was used to predict thermal fatigue life of ACF bonding flip-chip packaging. DOE (Design of Experiment) technique was used to find important design factors. The results show that PCB CTE (Coefficient of Thermal Expansion) and elastic modulus of ACF material are important material parameters. And as important design parameters, chip width, bump pitch and bump width were chose. 2$^{nd}$ DOE was conducted to obtain RSM equation far the choose 3 design parameter. The coefficient of determination ($R^2$) for the calculated RSM equation is 0.99934. Optimum design is conducted using the RSM equation. MMFD (Modified Method for feasible Direction) algorithm is used to optimum design. The optimum value for chip width, bump pitch and bump width were 7.87mm, 430$\mu$m, and 78$\mu$m, respectively. Approximately, 1400 cycles have been expected under optimum conditions. Reliability analysis was conducted to find out guideline for control range of design parameter. Sigma value was calculated with changing standard deviation of design variable. To acquire 6 sigma level thermal fatigue reliability, the Std. Deviation of design parameter should be controlled within 3% of average value.

This study proposes a design methodology to determine the optimum configurations of the optical flying head (OFH) for near-field recording systems. Since the OFH requires stricter static and dynamic characteristics of slider air-bearings within an optical tilt tolerance over the entire recording band, an optimum design to keep the focusing and tracking ability stable is essential. The desired flying characteristics considered in this study are to minimize the variation in flying height between the SIL and the disk from a target value, satisfying the restriction of the minimum flying height, to keep the pitch and roll angles within an optical tilt tolerance, and to ensure a higher air-bearing stiffness. Simulation results demonstrate the effectiveness of the proposed design methodology by showing that the static and dynamic flying characteristics of the optimally designed OFH are enhanced in comparison with those of the initial. The gap between the SIL and the disk can be kept at less than 100 nm even if the optical tilt tolerance of the SIL is considered.

The objectives of this paper are to study the effects of thermal and geometric conditions on the performance of indoor heat exchanger with R410A for Gas Engine Driven Heat Pump (GHP) application and to find optimum design conditions of indoor heat exchanger by parametric analysis for the key parameters. In the air side, moisture out of the humid air condenses on the fin surface while the refrigerant (R410A) boils inside the smooth tube. Therefore this study uses Log Mean Enthalpy Difference (LMHD) method to analyze the heat transfer from the humid air to the refrigerant of R410A. The results show that fin pitch and longitudinal pitch have significant effect on the heat exchanger preformance. This study will provide the guideline for optimum design of indoor heat exchanger with R410A for GHP application.
In order to achieve a gearless construction of the wind energy conversion system(WECS), a low-speed generator should be used. Of the various candidate machine types, radial-field, multi-pole, permanent magnet, synchronous machines may be used for low-speed applications. So, this paper deals with the design of direct-coupled, multi-pole radial field machines with permanent magnet(PM) excitation for wind power applications for cogging torque reduction through the determination of optimum pole arc/pitch ratio. On the basis of an equivalent magnetic circuit method(EMCM) and a space harmonic method(SHM), an initial design is performed considering restricted conditions. And then, a detailed design is made using a non-linear finite element analyses(FEA). Finally, test results concerning generating characteristics are given to confirm the validation of the design.

We have demonstrated the applicability of dry film photoresist (DFR) in photolithography process for fine pitch solder bumping on the polytetrafluoroethylene (PTFE/Teflon ) printed circuit board (PCB). The copper lines were formed with 100$\mu\textrm{m}$ width and 18$\mu\textrm{m}$ thickness on the PTFE test board, and varying the gaps between two copper lines in a range of 100-200$\mu\textrm{m}$. The DFRs of 15$\mu\textrm{m}$ thickness were laminated by hot roll laminator, by varying laminating temperature from $100{\circ}C$ to 15$0^{\circ}C$ and laminating speed from 0.28-0.98cm/s. We have found the optimum process of DFR lamination on PTFE PCB and accomplished the formation of indium solder bumps. The optimum lamination condition was temperature of $150^{\circ}C$ and speed of about 0.63cm/s. And the smallest size of indium solder bump was diameter of 50$\mu\textrm{m}$ with pitch of 100$\mu\textrm{m}$.

This paper presents the performance characteristics of a Darrieus-type vertical-axis wind turbine (VAWT) with National Advisory Committee for Aeronautics (NACA) airfoil blades. To estimate the optimum shape of the Darrieus-type wind turbine in accordance with various design parameters, we examine the aerodynamic characteristics and separated flow occurring in the vicinity of the blade, the interaction between the flow and blade, and the torque and power characteristics that are derived from it. We consider several parameters (chord length, rotor diameter, pitch angle, and helical angle) to determine the optimum shape design and characteristics of the interaction with the ambient flow. From our results, rotors with high solidity have a high power coefficient in the low tip-speed ratio (TSR) range. On the contrary, in the low TSR range, rotors with low solidity have a high power coefficient. When the pitch angle at which the airfoil is directed inward equals $-2^{\circ}$ and the helical angle equals $0^{\circ}$, the Darrieus-type VAWT generates maximum power.

This paper was a study about noise reduction through flow stabilization in duel using experimental method and numerical analysis at the same time. To determine the fan's type three kinds of fans(axial fan, centrifugal fan, and axial fan with centrifugal type) was examined to investigate the suitability for duct. As a result, under the equal number of rotation 2000 RPM, performance of an axial fan with centrifugal type was the most superior by 55dBA at 4.3CMM among other fans. After this, analyzed the results of the numerical analysis to find out the optimum design of pitch angle such as $0^{\circ},\;10^{\circ},\;15^{\circ}\;and\;20^{\circ}$. The intensity of turbulence was low when pitch angle was $15^{\circ}$ and air volume became peak by 5.08 CMM. It was observed that axis component of velocity increased gradually when pitch angle increased from $0^{\circ}\;to\;20^{\circ}$. Finally, designed the shapes of D/S(Down Stream) in duct that agreed inlet angle($\delta$) of stationary blades with pitch angle($\beta$) of axial fan with centrifugal type and derived flow to duct medial, and changed the shape of motor-mount to reduce occurance of unstable vortex in tip of impeller, and embodied noise reduction and improvement of air flow rate through flow stabilization.

The present work was conducted to get the best geometric information for the optimum design of the complex heat exchanger. The objective function for optimal design was expressed as a combination of pressure drop and heat transfer rate. The geometric parameters for the variables of louver pitch and height, tube width, etc., were limited to ranges set by manufacturing conditions. The optimum geometric parameters were calculated by using empirical correlations and theory. The sensitivity of the parameters and optimum values are shown and discussed. The weighting factor in the objective function is important in the selection of the louver fin-tube heat exchanger.
This paper presents the optimum design of the slit type linear induction motor(LIM). For the analysis of the slit type LIM, as the boundary problem, the equivalent circuit is composed from the analysis method given the slit pitch boundary condition. Using the deterministic method and the stochastic method among the optimization methods, each of the optimum design variables is derived. The analysis result by the proposed method is compared with the experimental result.
