Effects of Cl$_2$/H$_2$Plasma Condition on the etch Properties of n-GaN and ohmic Contact Formation ($\textrm{Cl}_{2}/\textrm{H}_{2}$ 플라즈마 조건이 n-GaN 식각 특성 및 저저항 접촉 형성에 미치는 영향)

  • In this study, n-GaN samples were etched using planar inductively coupled $Cl_2$/$H_2$plasmas and the effects of plasma conditions on the etch properties, surface composition, and ohmic contact formation were investigated as a function of gas combination. As the addition of hydrogen to the $Cl_2$plasma increased to 100%, GaN etch rates decreased due to the reduction of chlorine radical density. Even though the variation of the surface composition is limited under $50\AA$, the surface composition was also changed from Ga-rich to N-rich with the increased addition of hydrogen to $Cl_2$. Etch products by the reaction between Ga in GaN and Cl in $Cl_2$ plasma were investigated using OES analysis during the GaN etching. The value of specific resistivity of the contact formed on the n-GaN etched using 100% $Cl_2$plasma was 3.1$\times$10\ulcorner$\Omega$$\textrm{cm}^2$, and which was lower than that formed on the non-etched n-GaN. However, the resistively was increased with the increased hydrogen percent in $Cl_2$/$H_2$.

Rapid thermal annealing temperature effects on the ohmic behavior of the Pd/Ge-based contact to n-type InGaAs (n형 InGaAs에 형성된 Pd/Ge계 오믹 접촉 특성에 미치는 급속 열처리 온도의 영향)

  • Pd/Ge ohmic contact system on n-type InGaAs was studied. A good ohmic begavior by rapid thermal annealing was shown up to $400^{\circ}C$, and the specific contact resistance was reduced to low-$10^-6\Omega\textrm{cm}^2$EX>. However, above $425^{\circ}C$ it was deteriorated by intermixing and phase reaction of ohmic metals and InGaAs substrate. No remarkable phase change was observed below $350^{\circ}C$, but the reaction was initiated at ~$375^{\circ}C$ and considerable phase change was found above $425^{\circ}C$. Non-spiking and planar interfaces were observed even when annealed at $425^{\circ}C$, and smooth and shiny surface was kept up to $400^{\circ}C$.

Archaeological geophysics: 3D imaging of the Muweilah archaeological site, United Arab Emirates

  • The sand-covered Muweilah archaeological site in the United Arab Emirates (UAE) is a unique Iron Age site, and has been subject to intensive investigations. However, excavations are time consuming and may require twenty years to complete. Thus geophysical surveys were undertaken with the objective of characterising the site more expeditiously. This paper presents preliminary results of these surveys. Ground penetrating radar (GPR) was tested as a primary imaging tool, with an ancillary shallow time domain EM (MetalMapper) system. Dense 3D GPR datasets were migrated to produce horizontal (plan view) depth slices at 10 cm intervals, which is conceptually similar to the archaeologists' excavation methodology. The objective was to map all features associated with anthropogenic activity. This required delineating extensive linear and planar features, which could represent infrastructure. The correlation between these and isolated point reflectors, which could indicate anthropogenic activity, was then assessed. Finally, MetalMapper images were used to discriminate between metallic and non-metallic scatterers. The moderately resistive sand cover allowed GPR depth penetration of up to 5 m with a 500 MHz system. GPR successfully mapped floor levels, walls, and isolated anthropogenic activity, but crumbling walls were difficult to track in some cases. From this study, two possible courtyard areas were recognised. The MetalMapper was less successful because of its limited depth penetration of 50 cm. Despite this, the system was still useful in detecting modem-day ferruginous waste and bronze artefacts. The results (subject to ongoing ground-truthing) indicated that GPR was optimal for sites like Muweilah, which are buried under a few metres of sand. The 3D survey methodology proved essential to achieve line-to-line correlation for tracking walls. In performing the surveys, a significant improvement in data quality ensued when survey areas were flattened and de-vegetated. Although MetalMapper surveys were not as useful, they certainly indicated the value of including other geophysical data to constrain interpretation of complex GPR features.

  • Blue emitting materials, 9,10-bis-biphenyl-4-yl-anthracene (AC-P), 9,10-bis-[1,1';4',1"]terphenyl-4-yl-anthracene (AC-DP), and 9,10-bis[3",5"-deiphenyltriphenyl-4'-yl]anthracene (AC-TP) were synthesized through boration and Suzuki aryl-aryl coupling reaction. EL performance of blue light-emitters was optimized and improved by varying the chemical structures of the side groups. In the thin film state, the three materials exhibit $PL_{max}$ values in the range of 442-456 nm. EL device with the synthesized compounds in the following configuration was fabricated: ITO/4,4',4"-tris(N-(2-naphthyl)-N-phenylamino)triphenylamine (2-TNATA) 60nm/N,N'-bis (naphthalene-1-yl)-N,N'-bis(phenyl)benzidine (NPB) 15nm/synthesized blue emitting materials (30nm)/1,3,5-tri(1-phenyl-1H-benzo[d]imidazol-2-yl)phenyl (TPBi) 20nm/LiF 1nm/Al 200nm. The current efficiency and C.I.E. value of AC-TP were 3.87 cd/A and (0.15, 0.12). A bulky and non-planar side group helps to prevent ${\pi}-{\pi}^*$ stacking interaction, which should lead to the formation of more reliable amorphous film. This is expected to have a positive effect on the high efficiency of the operating OLED device.

Non-Contact Vital Signal Sensor Based on Impedance Variation of Resonator (공진기의 임피던스 변화에 근거한 비접촉 생체 신호 센서)

  • In this paper, a vital signal sensor based on impedance variation of resonator is presented. Proposed vital signal sensor can detect the vital signal, such as respiration and heart-beat signal. System is composed of resonator, oscillator, surface acoustic wave (SAW) filter, and power detector. The cyclical movement of a dielectric such as a human body, causes the impedance variation of resonator within the near-field range. So oscillator's oscillation frequency variation is effected on resonator's resonant frequency. SAW filter's skirt characteristic of frequency response can be transformed a small amount of frequency deviation to a large variation. Aim to enhance the existing sensor detection range, proposed sensor operates in 870 MHz ISM band, and detect respiration and heart-beat signal at distance of 120 mm.

Microstructure and Hardness of Titanium Aluminide/Carbide Composite Coatings Prepared by Reactive Spray Method (반응성 스프레이방법으로 제작한 티타늄 알루미나이드/탄화물 복합박막의 미세조직과 경도)

  • A variety of composite powders having different aluminum and carbon contents are prepared using various organic solvents having different amounts of carbon atoms in unit volume as ball milling agents for titanium and aluminum ball milling. The effects of substrate temperature and post-heat treatment on the texture and hardness of the coating are investigated by spraying with this reduced pressure plasma spray. The aluminum part of the composite powder evaporates during spraying, so that the film aluminum content is 30.9 mass%~37.4 mass% and the carbon content is 0.64 mass%~1.69 mass%. The main constituent phase of the coating formed on the water-cooled substrate is a non-planar α2 phase, obtained by supersaturated carbon regardless of the alloy composition. When these films are heat-treated at 1123 K, the main constituent phase becomes γ phase, and fine Ti2AlC precipitates to increase the film hardness. However, when heat treatment is performed at a higher temperature, the hardness is lowered. The main constitutional phase of the coating formed on the preheated substrate is an equilibrium gamma phase, and fine Ti2AlC precipitates. The hardness of this coating is much higher than the hardness of the coating in the sprayed state formed on the water-cooled substrate. When hot pressing is applied to the coating, the porosity decreases but hardness also decreases because Ti2AlC grows. The amount of Ti2AlC in the hot-pressed film is 4.9 vol% to 15.3 vol%, depending on the carbon content of the film.

  • The selective area growth of GaN by metal organic chemical vapor deposition has been carried out on GaN/ sapphire substrate using $SiO_2$ mask. We investgated the effect of growth parameters such as flow rate of $NH_3$(500­~1300sccm) and the growth temperature(TEX>$950~1060^{\circ}C$) on the growth selectivity and characteristics of GaN using the Scanning Electron Microscopy(SEM). The selectivity of GaN improved as flow rate of NH, and growth temperature in­creased. But the grown GaN shapes on the substrate windows was independent of the flow rate of $NH_3$. On the pattern shapes such as circle, stripe, and radiational pattern(rotate the stripe pattern by $30^{\circ}, 45^{\circ}$), we observed the hexagonal pyramid, the lateral over growth on the mask layer, and the difference of the lateral growth rate depending on growth condition.

The Ability of Muscle Functional MRI to Detect the Slight Effect of Exercise on Trunk Muscle Activity

  • Purpose: In this study, we provide a way to assess even a slight effect of exercise on trunk-muscle activity. Materials and Methods: Seven healthy male participants (mean age, 24.7 ± 3.2 years; height, 171.2 ± 9.8 cm; and weight, 63.8 ± 11.9 kg) performed 15 sets of an exercise with 20 repetitions of 90° hip and right-knee flexion while lying supine. The exercise intensity was measured using the 10-point Rating of Perceived Exertion Scale after the first and 15th sets of exercises. Although cross-sectional areas and functional T2 mapping using ultrafast imaging (fast-acquired muscle functional magnetic resonance imaging, fast-mfMRI) have been proposed for imaging to evaluate exercise-induced muscle activity in real time, no previous studies have reported on the evaluation of trunk-muscle activity using functional T2 mapping. As a method for assessing trunk-muscle activity, we compared functional T2 mapping using ultrafast imaging (fast-mfMRI) with cross-sectional areas. Results: Although the muscle cross-sectional areas were increased by the exercise, there was no significant difference at rest. On the other hand, for all sets, the changes in T2 were significant compared with those at rest (P < 0.01). These results demonstrate that T2, calculated from fast-mfMRI images can be used to detect even a small amount of muscle activity induced by acute exercise, which was impossible to do with cross-sectional areas. Conclusion: Fast-mfMRI, which can also display functional information with detailed forms, enabled non-invasive real-time imaging for identifying and evaluating the degree of deep trunk-muscle activity induced by exercise.

  • 오염물질 유출 사고가 발생했을 경우 안전한 수자원의 관리 및 공급을 위해 오염물질의 혼합거동에 대한 정확한 해석이 필요하다. 하천에 유입된 오염물질의 혼합 거동에 영향을 미치는 인자들은 다양하지만, 수리구조물 등에 의해 발생한 저흐름 영역에 의해 오염물질이 정체되는 현상에 대한 연구는 아직 미흡한 실정이다. 특히, 국내 하천에는 약 33,000여 개가 넘는 취수보가 설치되어 있으며, 이 보들은 대부분 광정보 형태의 농업용수 취수를 목적으로 하고 있다. 이러한 보에는 저유량 시기에 보 상하류간의 흐름을 원활하게 하기 위한 노치(notch) 형태의 배수로가 설치되어 있으며, 노치로 인하여 보 상류쪽에 연직방향 뿐만 아닌 수평방향 흐름장의 변화 및 저흐름 영역이 형성된다. 따라서 본 연구에서는, 노치가 설치된 보 구조물 주변에서의 수평 방향 흐름 구조 및 오염물질의 혼합 거동을 분석하여 하천 저장대 모형의 매개변수를 산정하였다. 저흐름 영역에 의하여 오염물질의 정체현상이 발생할 경우, 일반적으로 오염물질 혼합 해석에 사용되는 Fickian 이송-확산 모형은 농도의 공간 분포를 잘 재현하지 못하기 때문에 non-fickian 모형인 하천 저장대 모형이 널리 사용되고 있다. 하천 저장대 모형에서의 주요 매개변수로는 저장대 영역(저흐름 영역)의 면적과 질량교환계수가 있으며, 본 연구에서는 노치의 조건 변화에 따른 저장대 영역 및 질량교환계수의 변화를 분석하기 위하여 수리실험을 수행하였다. 노치의 조건 변화에 따른 저장대 모형의 매개변수 산정을 위하여 보 구조물이 설치되어 있는 개수로에서 수리실험을 수행하였으며, 광범위의 수평방향 흐름구조 및 오염물질의 혼합거동을 분석하기 위하여 LSPIV(Large Scale Particle-Image-Velocimetry) 및 PCA(Planar-Concentration-Analysis) 기법을 이용하여 유속 및 오염물질의 농도자료를 취득하였다. 취득된 유속 자료 및 농도자료를 바탕으로 보 상류에 위치한 저흐름영역의 크기 및 저흐름 영역과 주 흐름 영역 사이의 농도변화를 분석하였다. 실험자료 분석결과, 노치의 간격이 커질수록 저흐름영역의 크기 또한 증가하였으며, 오염물질의 체류시간 또한 증가하는 것으로 밝혀졌다.

A Study on Low Power Energy Transfer Circuits of the Non Contact Method by means of Solar Generation (태양광 발전에 의한 비접촉 방식 저 전력 에너지 전송회로에 관한 연구)

  • In this paper, it is about to non-contact wireless power transmission according to various conditions of self induction principle between the two planar coils at a transmission unit and a receiving unit based on the theory of wireless power transmission. The experiments are occurred in order to power transfer of noncontact method from designed wireless circuits in the primely coil and secondary coil, and the applying to Half Bridge Resonant converter transmission unit and receiving unit. and that were able to prepared circumstance to calculate of the output voltage and power source. The main power of the inductive coupling the resonant converter at the transmission unit is converted electrical energy using the solar cell module and artificial light source (halogen lamp) as a replace light and received 24 V power supply from solar power was used a input power source for the wireless power transmission device. Experimental results, to received of power is used to illuminate the lighting and to charge the battery in receiving circuit.And the wireless power transmission efficiency measured at the output side of the transmission unit is obtained about 70% to 89% compared to input power of receiving unit.In addition, efficiency were tested through ID verification method and comparing the phase difference between the voltage when foreign substances interfere with wireless power transmission.
