In this paper, we propose a sub-10 nm Ge/GaAs heterojunction-based tunneling field-effect transistor (TFET) with vertical band-to-band tunneling (BBT) operation for ultra-low-power (LP) applications. We design a stack structure that is based on the Ge/GaAs heterojunction to realize the vertical BBT operation. The use of vertical BBT operations in devices results in excellent subthreshold characteristics with a reduction in the drain-induced barrier thinning (DIBT) phenomenon. The proposed device with a channel length ($L_{ch}$) of 5 nm exhibits outstanding LP performance with a subthreshold swing (S) of 29.1 mV/dec and an off-state current ($I_{off}$) of $1.12{\times}10^{-11}A/{\mu}m$. In addition, the use of the highk spacer dielectric $HfO_2$ improves the on-state current ($I_{on}$) with an intrinsic delay time (${\tau}$) because of a higher fringing field. We demonstrate a sub-10 nm LP switching device that realizes a good S and lower $I_{off}$ at a lower supply voltage ($V_{DD}$) of 0.2 V.
Orthogonal frequency-division multiplexing (OFDM) suffers from spectral nulls of frequency-selective fading channels. Linear precoded (LP-) OFDM is an effective method that guarantees symbol detectability by spreading the frequency-domain symbols over the whole spectrum. This paper proposes a computationally efficient and low-cost implementation for discrete Hartley transform (DHT) precoded OFDM systems. Compared to conventional DHT-OFDM systems, at the transmitter, both the DHT and the inverse discrete Fourier transform are replaced by a one-level butterfly structure that involves only one addition per symbol to generate the time-domain DHT-OFDM signal. At the receiver, only the DHT is required to recover the distorted signal with a single-tap equalizer in contrast to both the DHT and the DFT in the conventional DHT-OFDM. Theoretical analysis of DHT-OFDM with linear equalizers is presented and confirmed by numerical simulation. It is shown that the proposed DHT-OFDM system achieves similar performance when compared to other LP-OFDMs but exhibits a lower implementation complexity and peak-to-average power ratio.
This paper presents the design of an advanced terrestrial digital multimedia broadcasting (AT-DMB) baseband receiver SoC. The AT-DMB baseband is incorporated into a hierarchical modulation scheme consisting of high priority (HP) and low priority (LP) stream decoders. The advantages of the hierarchical modulation scheme are backward compatibility and an enhanced data rate. The structure of the HP stream is the same as that of the conventional T-DMB system; therefore, a conventional T-DMB service is possible by decoding multimedia data in an HP stream. An enhanced data rate can be achieved by using both HP and LP streams. In this paper, we also discuss a time deinterleaver that can deinterleave data for a time duration of 384 ms or 768 ms. The interleaving time duration is chosen using the LP symbol mapping scheme. Furthermore, instead of a Viterbi decoder, a turbo decoder is adopted as an inner error correction system to mitigate the performance degradation due to a smaller symbol distance in a hierarchically modulated LP symbol. The AT-DMB baseband receiver SoC is fabricated using 0.13 ${\mu}m$ technology and shows successful operation with a 50 mW power dissipation.
An experiment was conducted to investigate the effect of microbial phytase ($Natuphos^{R}$) supplementation in combination with enzyme complex (composed of enzymes targeted to SBM dietary components such as $\alpha$-galactosides and galactomannans; $Endo-Power^{R}$) to diet with low nutrient levels on growth performance and ileal nutrient digestibility of weaned pigs. A total of 210 crossbred weaned pigs (Landrace$\times$Yorkshire$\times$Duroc), 6.68$\pm$0.98 kg of initial body weight, were randomly allotted to five dietary treatments, based on weight and age, according to a randomized complete block design. There were three pens per treatment and 14 pigs per pen. The dietary treatments were 1) CON (Control diet with no phytase and enzyme complex (EC)), 2) LP+EC 100 (Control diet with 0.15% unit lower available phosphorus (aP) level+0.1% phytase (500 FTU/kg diet) and 0.1% enzyme complex), 3) LP+EC 80 (Control diet with 0.15% unit lower aP level+0.08% phytase (400 FTU/kg diet) and 0.08% enzyme complex, 4) LPEA+EC 100 (Control diet with 0.15% unit lower aP and 3% lower ME and amino acid levels (lysine, methionine, threonine and typtophan)+0.1% phytase (500 FTU/kg diet) and 0.1% enzyme complex), 5) LPEA+EC 80 (Control diet with 0.15% unit lower aP and 3% lower ME and amino acid levels+0.08% phytase (400 FTU/ kg diet) and 0.08% enzyme complex). For the determination of ileal nutrients digestibility, a total of 15 T-cannulated pigs (initial body weight; 7.52$\pm$1.24 kg; 3 replicates per treatment) were used in the present study. Piglets were weighted and allotted into same dietary treatments as one in growth trial and phase I experimental diets were provided for ileal digestibility study. There was no significant difference (p>0.05) in average daily gain (ADG) and average daily feed intake (ADFI) among dietary treatments during the whole experimental period (0 to 5 weeks). However, piglets in LP+EC 100 group had a significantly higher gain/feed ratio (G:F) than piglets had in control (p<0.05). Crude protein, energy and phosphorus digestibilities were significantly improved when both of phytase and enzyme complex were supplemented at the revel of 0.1%, respectively to diets with low nutrient level (aP or (and) ME and amino acids) (p<0.05). Piglets in LP+EC 100 and LPEA+EC 100 groups showed significantly higher phosphorus content (%) in bone than that of piglets in control group (p<0.05). Supplementation of both of phytase and enzyme complex at 0.1%, respectively, to diet with low nutrient levels (aP or (and) ME and amino acids) significantly improved total ileal essential amino acid and nonessential amino acid digestibilities compared to control group (p<0.05). In conclusion, the results from the present study suggest that the simultaneous inclusion of phytase and enzyme complex to diets at recommended level is advantageous with respect to improving growth performance and nutrient digestibility of weaned pigs and may contribute to increased economic return when added to corn-soy based weaned pig diets.
본 연구는 영양소 수준을 낮춘 옥수수-대두박 기초 사료내 $\alpha$-galactosidase와 galactomannanase를 함유한 탄수화물 분해 복합효소제 (ENDO- POWER$^{\circledR}$)와 미생물 파이테이즈 (Natuphos$^{\circledR}$) 의 개별첨가 혹은 동시첨가가 육성돈의 생산성, 영양소 소화율 및 체중 증체 당 사료비에 어떠한 영향을 미치는 가를 평가하고자 실시 되었다. 개시 체중 29.1$\pm$0.14 kg의 육성돈 48두를 공시하여 28일간 사양시험을 실시하였다. 시험설계는 4처리를 두었으며, 처리당 3반복 반복당 4두의 육성돈이 완전임의 배치 되었다. 시험 처리는 1) CON (대조구), 2) LP+NTPS (대조구 사료에서 유효인 함량을 0.15% 단위 낮춘 사료에 미생물 파이테이즈 (Natuphos$^{\circledR}$) 0.1% 첨가 (500 FTU/kg 사료), 3) LEL+ENP (대조구 사료에서 대사에너지와 라이신 함량을 대조구 사료 대비 각각 3% 낮춘 사료에 탄수화물 복합효소제 (ENDP-POWER$^{\circledR}$) 첨가) 및 4) LPEL+ENZ (대조구 사료에서 대사에너지와 라이신 함량을 대조구 사료 대비 각각 3% 낮추고 유효인 함량을 0.15% 단위 낮춘 사료에 미생물 파이테이즈 0.1%와 탄수화물 복합효소제 0.1%를 각각 첨가)를 두었다. 전체 사양시험 기간동안 (28일), 일당 증체량 (ADG), 일당사료섭취량 (ADFI) 및 사료요구량 (Feed/gain)은 사료처리구에 따라 유의적인 차이를 나타내지 않았다(P>0.05). 그러나 저 영양소 수준 사료에 파이테이즈와 탄수화물 복합효소제의 개별적 혹은 동시 첨가는, 대조구에 비해, 시험 전기간에 걸쳐 사료효율을 다소 개선 시키는 경향을 보여주었다. 건물, 조단백질 및 칼슘 소화율에 있어서는 처리구간에 유의적인 차이를 보이지 않았으나, 총 에너지 소화율에 있어서는 LEL+ENP 처리구와 비교해 볼 때, LP+NTPS와 LPEL+ENZ 처리구가 유의적으로 높게 평가되었다 (p<0.05). 건물 배설량은 LPEL+ENZ 처리구가 가장 낮았으며, 칼슘과 인 배설량은 LP+NTPS구가 가장 낮았다(p<0.05). 사양시험 기간동안 소요된 전체 사료비용은 대조구와 비교하여 볼 때, 효소제 첨가 시 낮았으며, 특히 1 kg 증체 하는데 필요한 사료비용은 대조구와 비교하여 LP+NTPS, LEL+ENP, LPEL+ENZ가 각각 3.5% (609.1 vs. 588.3 원/kg), 13.8% (609.1 vs. 535.3원/kg), 12.4% (609.1 vs. 541.9 원/kg) 낮은 것으로 조사되었다. 결론적으로, 본 실험 결과는 옥수수-대두박 위주 육성돈 사료에 유효인, 에너지 및 라이신 함량을 낮추고 파이테이즈와 탄수화물 분해 복합 효소제를 첨가 시 육성돈의 성장에는 유해한 영향 없이 영양소 배설량을 감소 시킬 수 있으며, 또한 양돈 생산비를 감소 시킬 수 있는 가능성을 제시했다고 판단된다.
AlGaAs/GaAs quantum well delta-doped channel FET's have been successfully fabricated using by low-pressure metalorganic chemical vapor deposition(LP-MOCVD). The FET's with a gate dimension of 1.8$\mu$m $\times$ 100$\mu$m have a maximum transconductance of 190 mS/mm and a maximum current density of 425 mA/nm. The devices show extremely broad transconductances with a large voltage swing of 2.4V. The S-parameter measurements have indicated that the current gain and power gain cutoff frequencies of the device were 7 and 15 GHz, respectively. These values are among the best performance reported for GaAs based heterojunction FET's with a similar device geometry.
A steam turbine is one of propulsion systems of a LNG carrier, which consists of high pressure (HP) and low pressure (LP) turbines. In order to obtain high power, each one has the form of a multi-stage turbine. Especially, the first stage of a HP turbine is Curtis stage and uses partial admission considering the turbine efficiency. The performance of a HP turbine can be predicted by a mean-line analysis method, because the relatively large value of hub-tip ratio makes the three-dimensional losses small. In this study, a performance analysis method is developed for a multi-stage HP turbine using Chen's loss model developed for the transonic steam turbines. To consider the feature of partial admission, different partial admission models are reviewed, This analysis method can be used in partial load conditions as well as full load condition. The calculation results are also compared with the CFD results about some simple cases to check the accuracy of the program. Performance of two HP turbine models are calculated, and the calculation results are compared with the designed data. The comparison shows the qualitative performance analysis result.
본 연구는 고해상도 디지털 X선 영상 검출기 적용을 위해 미세 $Gd_2O_2S$:Tb 형광체 분말을 저온 액상법을 이용하여 합성하였다. 제조된 형광체 분말을 이용하여 입자침전법을 이용하여 형광체 필름을 제작하여 발광특성을 조사하였다. 측정결과, Tb 첨가농도에 따른 상대적인 발광량 측정결과 5 wt%의 첨가농도에서 가장 높은 발광효율을 보였으며, 첨가농도가 증가할수록 소광현상에 의한 발광강도가 급격히 감소하는 경향을 보였다. 또한 270 ${\mu}m$ 두께의 $Gd_2O_2S$:Tb에서 2945 pC/$cm^2$/mR의 발광 강도를 가졌으며, 발광 강도가 거의 포화되는 것을 관찰할 수 있었다. 끝으로 제조된 형광체의 영상획득 성능을 평가하기 위해 상용화된 CMOS 센서를 이용하여 X선 영상을 획득하여 MTF, NPS를 측정하여 DQE 평가를 수행하였다. 측정결과, DQE(0)의 값은 37%로 다소 낮은 값을 보였다. 향후 필름 제조 공정상의 문제점을 해결한다면, DQE를 개선할 수 있을 것으며, 고해상도 의료 방사선 영상 시스템 적용에 유용하게 적용 가능할 것으로 판단된다.
