Hafnium nitride (HfN) thin films were deposited onto a silicon substrate by inductive coupled nitrogen plasma-assisted radio frequency magnetron sputtering. The films were prepared without intentional substrate heating and a substrate negative bias voltage ($-V_b$) was varied from -50 to -150 V to accelerate the effects of nitrogen ions ($N^+$) on the substrate. X-ray diffractometer patterns showed that the structure of the films was strongly affected by the negative substrate bias voltage, and thin film crystallization in the HfN (100) plane was observed under deposition conditions of -100 $V_b$ (bias voltage). Atomic force microscopy results showed that surface roughness also varied significantly with substrate bias voltage. Films deposited under conditions of -150 $V_b$ (bias voltage) exhibited higher hardness than other films.

Chromium nitride (CrN) films were deposited on silicon substrate by RF magnetron sputtering assisted by inductive coupled nitrogen plasma without intentional substrate heating. Films were deposited with different levels of bombarding energy by nitrogen ions $(N^+)$ to investigate the influence of substrate bias voltage $(V_b)$ on the growth of CrN thin films. XRD spectra showed that the crystallographic structure of CrN films was strongly affected by substrate bias voltage. Scanning electron microscopy (SEM) and atomic force microscopy (AFM) results showed that surface roughness and grain size of the CrN films varied significantly with bias voltage. For - 80 $V_b$ depositions, the CrN films showed bigger grain sizes than those of other bias voltage conditions. The lowest surface roughness of 0.15 nm was obtained from the CrN films deposited at .130 $V_b$.

This work proposes an integrated high frequency divider with an inductive peaking technique implemented in a current mode logic (CML) frequency divider. The proposed divider is composed with a master-slave flip-flop, and the master-slave flip-flop acts as a latch and read circuits which have the differential pair and cross-coupled n-MOSFETs. The cascode bias is applied in an inductive peaking circuit as a current source and the cascode bias is used for its high current driving capability and stable frequency response. The proposed divider is designed with $0.18-{\mu}m$ CMOS process, and the simulation used to evaluate the divider is performed with phase-locked loop (PLL) circuit as a feedback circuit. A divide-by-two operation is properly performed at a high frequency of 20 GHz. In the output frequency spectrum of the PLL, a peak frequency of 2 GHz is obtained witha divide-by-eight circuit at an input frequency of 250 MHz. The reference spur is obtained at -64 dBc and the power consumption is 13 mW.

DELVAUX is an inductive learning environment that learns Bayesian classification rules from a set o examples. In DELVAUX, a genetic a, pp.oach is employed to learn the best rule-set, in which a population consists of rule-sets and rule-sets generate offspring by exchanging some of their rules. We have explored a meta-learning a, pp.oach in the DELVAUX learning environment to improve the classification performance of the DELVAUX system. The meta-learning a, pp.oach learns the bias of a classifier so that it can evaluate the prediction made by the classifier for a given example and thereby improve the overall performance of a classifier system. The paper discusses the meta-learning a, pp.oach in details and presents some empirical results that show the improvement we can achieve with the meta-learning a, pp.oach.

Al2O3는 높은 화학적, 열적 안정성으로 인하여 미세전자 산업에서 절연막이나 광전자소자의 재료로써 널리 이용되고 있다. 특히, 사파이어는 고위도의 LED, 청색 LD의 재료인 GaN 계열의 III-Nitride 물질을 성장시킬 때 필요한 기판으로 보편적으로 사용되고 있다. 이러한 GaN계열의 광소자 제조에서 사파이어 기판을 적용시 지적되는 문제점들 중의 하나는 소자제조 후 사파이어의 결정 구조 및 높은 경도에 의해 나타나는 cutting 및 backside의 기계적 연마가 어렵다는 것이다. 최근에는 이온빔 식각이나 이온 주입 후 화학적 습식 시각, reactive ion etching을 통한 사파이어의 건식 식각이 소자 분리 및 backside 공정을 우해 연구되고 있다. 그러나 이러한 방법을 이용한 사파이어의 식각속도는 일반적으로 15nm/min 보다 작다. 높은 식각율과 식각후 표면의 작은 거칠기를 수반한 사파이어의 플라즈마 식각은 소자 제조 공정시 소자의 isolation 및 lapping 후 연마 공정에 이용할 수 있다. 본 연구에서는 평판 유도결합형 플라즈마를 이용하여 Cl2/BCL3/Ar 의 가스조합, inductive power, bias voltage, 압력, 기판온도의 다양한 공정 변수를 통하여 (0001) 사파이어의 식각특성을 연구하였다. 사파이어의 식각속도는 inductive power, bias voltage, 그리고 기판 온도가 증가할수록 증가하였으며 Cl2에 BCl3를 50%이하로 첨가할 때 BCl3 첨가량이 증가할수록 식각속도 및 식각마스크(photoresist)와의 식각선택비가 증가하는 것을 관찰하였다. 또한, Cl3:BCl3=1:1의 조건에 따라 Ar 첨가에 따른 식각속도 및 표면 거칠기를 관찰하였다. 본 연구의 최적 식각조건인 40%Cl2/40%BCl3/20%Ar, 600W의 inductive power, -300V의 bias voltage, 30mTorr의 압력, 기판온도 7$0^{\circ}C$에서 270nm/min의 사파이어 식각속도를 얻을수 있었다. 그리고 이러한 식각조건에서 표면의 거치기를 줄일수 있었다. 사파이어 식각은 보편적인 사파이어 lapping 공정시 수반되어 형성된 표면의 거치기를 줄이기 위한 마지막 공정에 응용될수 있다. 사파이어의 식각시 나타나는 식각 부산물은 플라즈마 진단방비인 optical emission spectroscopy (OES)를 통하여 관찰하였고, 식각시 사파이어의 표면성분비 변화 및 표면의 화학적 결합은 X-ray photoelectron spectroscopy(XPS)를 사용하여 측정하였다. 시각 전, 후의 표면의 거칠기를 scanning electron microscopy(SEM)을 통하여 관찰하였다.

본 실험의 목적은 FED의 상부, 하부 전극으로 사용되는 Mo를 건식, 습식 식각함으로써 DED 소자의 공정을 개발하는 것이다. Mo는 $261^{\circ}C$의 높은 융점을 지니고 있으며, 우수한 열적 안정성과 비교적 낮은 비저항을 가지는 재료로써 FED와 같은 전계 방출 소자의 cathod 팁 및 전극물질로 사용되어지는 가장 보편적인 물질이다. FED와 같은 전계방출소자가 갖추어야 할 요건은 전자 방출 영역이 소자 동작시 변형되지 않아야 하고, 기계적 ,화학적, 열적 내구성이 좋아야 함인데 이러한 요건을 충족시킬 수 있고 가장 범용적으로 사용되는 물질이 Mo이다. 실험에서 사용된 Mo는 DC magnetron sputter를 사용하여 Ar 가스를 첨가하여 5mTorr하에서 Si 기판위에 증착속도를 300$\AA$/min로 하여 1.6$\mu\textrm{m}$ 증착하였다. 본 실험의 Mo 식각은 고밀도 플라즈마원인 ICP를 이용하였다. 식각특성은 식각 가스조합, inductive power, bias voltage, 공정 압력의 다양한 공정 변수에 따른 식각특성 변화를 관찰하였다. 식각시 chlorine 가스를 주요 식각 가스로 사용하고 BCl3, O2, Ar을 첨가가스로 사용하였으며, inductive power는 300-600, bias voltage는 120-200V 사용하였고 압력은 15-30mTorr, 기판온도는 7$0^{\circ}C$로 유지하였으며 식각마스크로는 electron-beam evaporator로 1$\mu\textrm{m}$ 증착한 SiO2를 patterning하여 사용하였다. 식각속도는 stylus profiler를 이용하여 측정하였으며 식각후 profile은 scanning electron microscopy (SEM)을 통하여 관찰하였다. 실험 결과 순수한 Cl2 BCl3 가스만을 사용한 경우 보다는 Cl2 가스에 O2를 첨가하였을 때 좋은 선택비를 얻었다. 또한, inductive power와 bias voltage, Mo의 식각속도의 적절한 조절을 통해 SiO2에 대한 선택도를 변화시킬 수 있었다. Cl2:O2비를 1:1로 하고 400W/-150V, 20mTorr의 압력, 7$0^{\circ}C$ 기판온도에서 식각시 200$\AA$/min의 Mo 식각속도, SiO2와의 선택비 8:1을 얻을 수 있었다. 또한 실제 FED 소자 구조형성에 적용한 결과 비등방적인 식각형상을 형성할 수 있었다.

TFT-LCD 제조공정의 발전에 따라, 박막층(a-Si, SiNx, gate 전극, ITO 등)에 대한 습식공정을 대치하는 건식식각이 선호되고 있다. scan signal의 전파지연시간을 단축시키는 장점을 갖는 Al gate 전극의 건식식각의 경우, 높은 식각속도와 slope angle의 조절, 그리고 식각균일도가 요구된다. 이러한 Al gate 전극물질로는 Al에 Ti이나 Nd와 같은 금속을 첨가하여 post annealing 동안에 발생하는 hillock을 방지하고 더불어 낮은 resistivity(<10$\mu$$\Omega$cm)와 열과 부식에 대한 높은 저항성을 얻을 수 있다. 그러나 Al-Nd alloy 박막은 식각속도와 photoresist에 대한 식각선택도가 낮아 문제로 지적되고 있다. 본 실험에서는 고밀도 플라즈마원의 일종인 자화된 고밀도 유도결합형 플라즈마를 이용하여 식각가스 조합, inductive power, bias voltage 그리고 공정압력 등의 다양한 공정변수에 따른 Al-Nd film의 기본적인 식각특성 변화를 관찰하였다. 식각시 chloring gas를 주요 식각가스로 사용하고 BCl, HBr 등을 10mTorr의 일정한 압력을 유지하는 조건하에서 첨가하였으며 inductive power는 5100W~800W, bias voltage는 -50V~-200V까지 변화를 주었다. 식각공정의 전후를 통하여 Al-Nd 박막표면의 조성변화를 관찰하기 위하여 X-ray photoelectron spectroscopy(XPS)를 이용하였으며 공정변수에 따른 식각후 profile 관찰은 scanning electron microscopy(SEM)을 통하여 관찰하였다. Al-Nd 식각속도는 100% Cl2 플라즈마에 비해 BCl3의 양이 증가할수록 증가하였으며 75%의 BCl3 gas를 첨가하였을 때 가장 높은 식각속도를 얻을 수 있었다. 또한 SEM을 이용한 표면분석으로 roughness가 감소된 공정조건을 찾을 수 있었다.

본 논문에서는 비전 트랜스포머의 셀프 어텐션이 갖는 지역적 특징 부족을 개선하는 이중 구조 셀프 어텐션 방법을 제안한다. 객체 분류, 객체 분할, 비디오 영상 인식에서 합성곱 신경망보다 연산 효율성이 높은 비전 트랜스포머는 상대적으로 지역적 특징 추출능력이 부족하다. 이 문제를 해결하기 위해 윈도우 또는 쉬프트 윈도우를 기반으로 하는 연구가 많이 이루어지고 있으나 이러한 방법은 여러 단계의 인코더를 사용하여 연산 복잡도의 증가로 셀프 어텐션 기반 트랜스포머의 장점이 약화 된다. 본 논문에서는 기존의 방법보다 locality inductive bias 향상을 위해 self-attention과 neighborhood network를 이용하여 이중 구조 셀프 어텐션을 제안한다. 지역적 컨텍스트 정보 추출을 위한 neighborhood network은 윈도우 구조보다 훨씬 단순한 연산 복잡도를 제공한다. 제안된 이중 구조 셀프 어텐션 트랜스포머와 기존의 트랜스포머의 성능 비교를 위해 CIFAR-10과 CIFAR-100을 학습 데이터를 사용하였으며 실험결과 Top-1 정확도에서 각각 0.63%과 1.57% 성능이 개선되었다.

A helical inductively coupled plasma asher, which produces low energy and high density plasma, has been built and investigated for photoresist stripping process. Oxygen ion density in the order of $10^{11}/cm^3$ is measured by Langmuir probe, and higher oxygen radical density is observed by Optical Emission Spectrometer. As RF source power is increased, the plasma density and thus photoresist stripping rate are increased. Independent RF bias power to the wafer stage provides a dc bias to the wafer and an ability to add the ion assisted reaction. At 1 KW of the source power, the coupling mechanism of the RF power to the plasma is changed from the inductive mode to the capacitive one at about 1 Torr. This change causes the plasma density and ashing rate decreases abruptly. The critical pressure of the mode change becomes larger with larger RF power.

Cut off probe, the efficient method, can measure the plasma parameters like the plasma electron density and the electron temperature. Plasma potential is also one of the important parameters in plasma processing but cannot be measured by cut off probe yet. Thus we developed method to measure plasma potential by focusing on relation between bias on a tip and sheath around tip. The system consist of a ICP(Inductive Coupled Plasma) source, a Network analyzer and a bias tee that can be bridge apply DC voltage on the cut off probe tip. Plasma potential is identified by using this system. The results corresponded well with the measured results by single langmuir probe(SLP).
