Plasma Etching Process based on Real-time Monitoring of Radical Density and Substrate Temperature

  • Large scale integrated circuits (LSIs) has been improved by the shrinkage of the circuit dimensions. The smaller chip sizes and increase in circuit density require the miniaturization of the line-width and space between metal interconnections. Therefore, an extreme precise control of the critical dimension and pattern profile is necessary to fabricate next generation nano-electronics devices. The pattern profile control of plasma etching with an accuracy of sub-nanometer must be achieved. To realize the etching process which achieves the problem, understanding of the etching mechanism and precise control of the process based on the real-time monitoring of internal plasma parameters such as etching species density, surface temperature of substrate, etc. are very important. For instance, it is known that the etched profiles of organic low dielectric (low-k) films are sensitive to the substrate temperature and density ratio of H and N atoms in the H2/N2 plasma [1]. In this study, we introduced a feedback control of actual substrate temperature and radical density ratio monitored in real time. And then the dependence of etch rates and profiles of organic films have been evaluated based on the substrate temperatures. In this study, organic low-k films were etched by a dual frequency capacitively coupled plasma employing the mixture of H2/N2 gases. A 100-MHz power was supplied to an upper electrode for plasma generation. The Si substrate was electrostatically chucked to a lower electrode biased by supplying a 2-MHz power. To investigate the effects of H and N radical on the etching profile of organic low-k films, absolute H and N atom densities were measured by vacuum ultraviolet absorption spectroscopy [2]. Moreover, using the optical fiber-type low-coherence interferometer [3], substrate temperature has been measured in real time during etching process. From the measurement results, the temperature raised rapidly just after plasma ignition and was gradually saturated. The temporal change of substrate temperature is a crucial issue to control of surface reactions of reactive species. Therefore, by the intervals of on-off of the plasma discharge, the substrate temperature was maintained within ${\pm}1.5^{\circ}C$ from the set value. As a result, the temperatures were kept within $3^{\circ}C$ during the etching process. Then, we etched organic films with line-and-space pattern using this system. The cross-sections of the organic films etched for 50 s with the substrate temperatures at $20^{\circ}C$ and $100^{\circ}C$ were observed by SEM. From the results, they were different in the sidewall profile. It suggests that the reactions on the sidewalls changed according to the substrate temperature. The precise substrate temperature control method with real-time temperature monitoring and intermittent plasma generation was suggested to contribute on realization of fine pattern etching.

Histological characteristics of newly formed cementum in surgically created one-wall intrabony defects in a canine model

  • Purpose: Periodontal regenerative therapies for defects created by severe periodontitis are mainly focused on bone regeneration. Although cementum regeneration needs to be better understood, it is believed to play an important role in periodontal regeneration. The first step toward a full understanding of cementum regeneration is to compare repaired cementum to pristine cementum. This study, which used histological techniques, was designed to focus on cementum regeneration and to compare pristine cementum to repaired cementum after surgical procedures with 8 and 24 week healing periods in a canine model. Methods: Buccal and lingual mucoperiosteal flaps of 10 beagle dogs were surgically reflected to create critical-sized defects. Intrabony one-wall defects, of which dimension is 4 mm width and 5 mm depth, were made at the distal aspect of mandibular second premolars and the mesial aspect of mandibular fourth premolars in the right and left jaw quadrants. Animals were sacrificed after 8 and 24 weeks post-surgery for histological specimen preparation and histometric analysis. Results: The repaired cementum was composed mostly of acellular cementum and cellular mixed fiber cementum and was thicker in the apical area than in the coronal area. The acellular cementum of the supracrestal area appeared to be amorphous. The newly formed cellular cementum was partially detached from the underlying circumpulpal dentin, which implied a weak attachment between new cementum and dentin, and this split was observed to a lesser extent in the 24 week group than in the 8 week group. The vertical height of the repaired cementum was greater in the 24 week group than in the 8 week group. Conclusions: Within the limitations of this study, we can conclude that repaired cementum after root planing was mainly acellular cementum and cementum tissue that matured to a shape similar to pristine cementum as the healing progressed from 8 to 24 weeks.

국내산 흑탄과 백탄의 해부학적 특성 (Anatomical Characteristics of Black and White Charcoal Manufactured in Korea)

  • 국내 전통식 탄화로에서 생산된 굴참나무(Quercus variabilis $B_{LUME}$)와 신갈나무(Quercus mongolica $F_{ISCH}$) 흑탄 및 백탄의 해부학적 특성을 주사전자현미경법으로 조사하였다. 흑탄 및 백탄 조재부 도관의 형태는 접선방향으로 수축하여 방사방향으로 긴 타원형을 나타내었으나, 다른 구성세포들의 형태와 구조적인 변형은 보이지 않았다. 만재부 도관은 접선방향으로의 수축은 관찰되지 않았으나, 백탄의 경우 인접세포들의 과도한 수축으로 인해 도관의 형태가 다소 찌그러지는 것이 관찰되었다. 또한 목섬유 부분은 과도한 수축에 의해 세포가 크게 변형된 것을 보여주고 있으며, 조재부도관 내 타일로시스는 백탄과 흑탄에서 모두 관찰되었다. 방사유세포는 세포벽이 상당히 얇아진 모습을 보여주었고, 변형도 심하게 나타났다. 또한 백탄의 경우에는 고온탄화에 의한 세포벽의 수축으로 유세포간 공극이 발생되었다. 단열방사조직과 광방사조직의 경우에는 고온 탄화에 의해 세포벽이 수축하면서 세포내강이 줄어드는 현상이 관찰되었다. 이러한 세포내강이 소실되는 현상은 탄화온도가 높은 백탄에서 자주 관찰되었다. 따라서 흑탄에 비해 백탄의 수율이 낮은 것은 목재성분의 일부 손실뿐만 아니라 탄화온도에 따라 구성세포 치수가 감소하기 때문으로 생각되었다.

폴리머 모르타르로 보수된 철근콘크리트 보의 휨 거동 (Flexural Behavior of RC Beam Repaired with Polymer Mortar)

  • 본 논문은 폴리머 모르타르로 보수된 철근콘크리트 보의 휨거동을 실험적 해석적으로 분석한 결과를 제시한다. 실험적 연구에서는 보수위치, 모르타르 재령을 실험변수로 고려하여 제작된 13개의 보에 대한 3점 휨실험이 실시되었다. 인장측 및 압축측을 보수한 실험체들의 파괴는 모르타르와 콘크리트의 계면에서 발생하지 않았으며, 폴리머 모르타르의 인장변형률이 극한변형률을 초과하는 순간 발생하였다. 압축측을 보강한 실험체들은 기준실험체의 최대하중과 유사하였다. 그들의 연성지수는 기준실험체보다 훨씬 컸다. 인장측을 보수한 실험체는 매우 취성적으로 파괴되었으며, 연성지수가 크게 감소하였다. 폴리머 모르타르로 보수된 철근콘크리트의 보의 휨거동을 예측하기 위해 Opensees을 사용한 재료비선형 해석을 진행하였다. 해석 모델을 단순화하기 위해 2차원 골조요소를 적용하였으며, 재료 비선형성을 고려하기 위해 파이버 모델을 적용하였다. 해석결과는 비선형 구조해석은 압축측 보수 실험체의 휨거동을 적절하게 예측하나, 인장측 휨거동는 다소 과대 평가하는 것으로 나타났다.

일정광량 방식의 광자주사현미경 제작 (Fabrication of the photon scanning tunneling microscope with constant intensity mode)

  • 가열인장(heating and pulling)방법을 이용하여 개구부 직경이 약 100nm 이하인 광섬유 탐침을 제작하였으며, 이를 이용하여 일정광량 방식의 광자주사현미경을 제작하였다. 광섬유 탐침을 물체에 미세하게 접근시켜서 물체면을 주사하기 위하여 원통형 PZT(piezoelectric transducer)를 x-y-z의 3부분으로 나누어 z축의 미세접근 및 1.43$\mu\textrm{m}$ $\times$ 1.76$\mu\textrm{m}$의 면적을 x-y축으로 주사할 수 있는 3차원 PZT 주사기를 제작하였다. 그리고 광섬유 탐침에서 검출되는 에바네슨트라의 광량이 항상 일정하도록 전자적인 되먹임 회로에 의한 광섬유 탐침이 1$\lambda$ ($\lambda$ 는 입사파장임) 이하의 근접장 영역에서 물체로부터의 높이가 일정하도록 하였다. 그리고 이렇게 제작된 일정광량 모드의 광자주사 현미경을 이용하여 정상파 형태의 에바네슨트파를 측정하였다.

수평흐름식 여과기술의 CSOs 적용을 위한 공정 최적화 연구 (A Study on Process Optimization for CSOs Application of Horizontal Flow Filtration Technology)

  • 강우사상이 발생함에 따라 시설용량을 초과하여 미처리된 상태로 방류수계에 직접 배출되는 합류식 관거 월류수(Combimed Sewer Overflows, CSOs) 및 분류식 관거 월류수(Separated Sewer Overflows, SSOs)의 관리는 집중호우가 잦아지는 근래에 들어 그 관리가 더욱 중요해지고 있다. 밀집도가 높은 도심지에 적용성이 유리한 여과기술은 지속적인 개발이 이루어지고 있음에도 불구하고 CSOs에 적용된 사례가 거의 전무한 실정이다. 따라서 본 연구에서는 로프형 섬유여재가 적용된 Pilot 규모의 수평흐름식 여과장치를 CSOs에 적용하기 위해 공정최적화를 목적으로 수행되었다. 연구방법은 인공시료를 적용한 사전연구와 하수를 적용한 현장연구로 구분하여 수행하였다. 인공시료를 적용한 사전연구에서 여재 자체의 손실수두는 약 1.1cm정도로 분석되었고, 선속도 10m/hr 증가에 따라 약 0.1cm 정도의 손실수두 증가를 유발하는 것으로 나타났다. 또한, SS 제거효율은 81.4% 정도로 안정적이었고, 여과지속시간은 6시간 이상 유지되었으며, 공기역세척만으로도 98% 정도의 손실수두 평균 회복율을 보였다. 하수를 적용한 현장평가에서는 여재의 조기폐색을 방지하기 위한 전처리공정으로 벨트 형 미세스크린(450mesh 이상)를 적용했을 때 2시간 내외의 여과지속시간을 확보할 수 있었고, 평균 83.9%의 SS 제거효율을 나타내었다. CSOs 및 SSOs에 여과공정 적용을 위해서는 효율적 측면보다 여과지속시간의 안정적 유지를 위한 수리적 측면을 보완하기 위해서 전처리공정과의 조합이 중요하다는 결론을 얻을 수 있었다. 건기와 비교하여 우기의 유입하수 수질은 다소 낮은 보였으며, 이는 분류식 관거 비율이 높은 배수구역의 특성 때문인 것으로 추정된다. 또한, 우기와 건기의 유입수질에 따른 제거효율 차이는 미미하였다.

GFRP 보강근의 설계 인장강도 발현을 위한 적정 그립시스템 개발 (Development of Optimum Grip System in Developing Design Tensile Strength of GFRP Rebars)

  • 기존 연구자에 의해 수행된 GFRP 보강근의 인장특성치 분석을 위한 많은 시험 결과에 의하면, 현행 ASTM 규격에서 제안하는 그립을 사용하여 GFRP보강근에 대한 인장강도 시험을 할 경우, 설계용 인장강도 특성치가 충분히 발현되지 않는 것으로 보고되고 있다. 이러한 원인은 두개의 금속재 블록에 내부 홈을 성형하여 마찰저항 방식에 의해 GFRP보강근을 고정하는 것을 특징으로 하고 있는 ASTM그립은 다양한 외피조건 및 단면형상을 지니고 있는 GFRP보강근의 물리적 특성을 충분히 반영하지 못하고 있는 것에 기인하는 것으로 판단된다. 따라서 본 연구에서는 GFRP 보강근의 인장강도 특성치가 충분히 발현될 수 있도록 ASTM 그립에서의 최적의 내부 홈 치수를 도출해 내는 방법을 제안하고 시험을 통하여 입증하고자 한다. 본 연구에서 제안하는 ASTM그립에서의 내부 홈 치수에 대한 최적화 방법은 GFRP 보강근의 인장내력을 발현하기 위해 요구되는 최소한의 압축력과 평형을 이루도록 압축변형률 적합조건을 적용하여 GFRP보강근의 직경에 대해 ASTM그립의 내부 홈 직경을 조정하는 방법을 적용하였다. 본 시험에 사용된 시험편의 제작, 가력 및 측정장치의 설치 등은 nh 5806-02에서 제안하는 권고사항에 따라 실시하였다. ASIM그립의 내부 홈 직경크기를 달리하여 실시된 CFRP 보강근의 인장강도 시험결과에 의하면 측정된 인장강도 최대치는 ASTM 그립의 내부 홈 직경의 크기에 큰 영향을 받는 것으로 나타났으며, 그 중에서 본 연구에서 제안한 방법에 의해 산정된 ASTM그립을 이용한 시험결과가 가장 큰 인장강도 값을 기록하는 것으로 나타났다 따라서 본 연구에서 제안하는 방법은 GFRP 보강근의 인장강도 특성치 분석을 위한 ASTM 그립의 제작에 매우 유용할 것으로 판단된다.

한국 노인의 주관적 불안·우울 상태에 따른 식품 및 영양소 섭취 실태 : 2013~ 2015년 국민건강영양조사 자료를 이용하여 (Food and nutrient intake status of Korean elderly by perceived anxiety and depressive condition: data from Korean National Health and Nutrition Examination Survey 2013~ 2015)

  • 본 연구는 국민건강영양조사 제 6기 (2013 ~ 2015년) 자료를 이용하여 우리나라 65세 이상 노인의 주관적 불안 우울 상태에 따른 식품 및 영양소 섭취 실태를 분석한 것으로 그 결과는 다음과 같다. 남자 노인의 불안 우울군이 비불안 우울군에 비하여 저체중군 비율이 높고 과체중군의 비율이 낮았다. 불안 우울군의 교육 수준과 경제 수준이 더 낮았으며 독거가구의 비율은 더 높아서 혼자 사는 노인이 더 많은 것으로 나타났다. 남녀 노인 모두 불안 우울군의 주관적 건강상태가 더 나쁜 것으로 나타나 스스로 건강하지 않다고 생각하는 비율이 높았다. 남자 노인의 불안 우울군이 점심식사와 저녁 식사 시 혼자 식사하는 비율이 높았고 여자 노인의 경우, 불안 우울군의 저녁식사 빈도가 낮은 것으로 나타났다. 남자 노인의 불안 우울군에서 총 식품섭취량, 버섯류, 어패류, 해조류, 유지류, 조미료류의 섭취가 비불안 우울군에 비하여 낮았다. 반면 여자 노인의 경우 총 식품섭취량과 그 외의 모든 식품군 섭취량에서 주관적 불안 우울에 따른 유의적 차이가 나타나지 않았다. 남자 노인의 불안 우울군의 경우 식이섬유, 비타민 C, 리보플라빈, 니아신, 칼륨, 철의 섭취량이 유의적으로 낮게 나타나, 여자 노인에 비하여 남자 노인이 주관적 불안 우울에 따른 영양소 섭취 상태가 불량한 것을 알 수 있었다. 남녀 노인 모두 탄수화물, 단백질, 지방의 열량 기여율은 불안 우울에 따른 유의적 차이는 없었으나, 한국인 영양섭취기준의 에너지 적정비율 (AMDR)인 탄수화물 (55 ~ 65%), 단백질 (7 ~ 20%), 지방 (15 ~ 30%)의 범위와 비교했을 때 두 군 모두 기준보다 탄수화물은 많이 섭취하고, 지방은 부족하게 섭취하고 있는 것으로 나타났다. 특히 남자 노인의 경우는 불안 우울군의 비타민 C와 니아신의 적정섭취비가 유의적으로 낮았다. 전반적인 영양소 섭취 상태를 평가한 평균영양소 적정섭취비도 비불안 우울군에 비해 불안 우울군이 유의적으로 낮았다. 여자 노인의 경우 불안 우울군의 단백질 적정섭취비가 유의적으로 낮았으며 그 외 다른 영양소의 적정섭취비는 유의적 차이를 보이지 않았다. 본 연구 결과를 종합해보면 남자 노인은 여자 노인에 비해 불안 우울에 따른 영양소 섭취상태가 더욱 불량한 것으로 나타나서 남자노인을 위한 심리적 지원 프로그램과 함께 적절한 식사 섭취를 위한 프로그램이 필요하다고 생각된다.

  • The wall shear stress in the vicinity of end-to end anastomoses under steady flow conditions was measured using a flush-mounted hot-film anemometer(FMHFA) probe. The experimental measurements were in good agreement with numerical results except in flow with low Reynolds numbers. The wall shear stress increased proximal to the anastomosis in flow from the Penrose tubing (simulating an artery) to the PTFE: graft. In flow from the PTFE graft to the Penrose tubing, low wall shear stress was observed distal to the anastomosis. Abnormal distributions of wall shear stress in the vicinity of the anastomosis, resulting from the compliance mismatch between the graft and the host artery, might be an important factor of ANFH formation and the graft failure. The present study suggests a correlation between regions of the low wall shear stress and the development of anastomotic neointimal fibrous hyperplasia(ANPH) in end-to-end anastomoses. 30523 T00401030523 ^x Air pressure decay(APD) rate and ultrafiltration rate(UFR) tests were performed on new and saline rinsed dialyzers as well as those roused in patients several times. C-DAK 4000 (Cordis Dow) and CF IS-11 (Baxter Travenol) reused dialyzers obtained from the dialysis clinic were used in the present study. The new dialyzers exhibited a relatively flat APD, whereas saline rinsed and reused dialyzers showed considerable amount of decay. C-DAH dialyzers had a larger APD(11.70$\pm$1.32mmHg/min)compared to CF dialyzers(4.32$\pm$0.55mmHg/min)(p<0.05). However, there was no observable difference in the UFR between the two dialyzers. Neither APD nor UFR showed any significant increase with an increasing number of reuses for up to more than 20reuses. A substantial number of failures observed in APD(larger than 20mmHe/min)on the reused dialyzers(2 out of 40 CP and S out 26 C-DAK) were attributed to the Possible damage on the fibers. The CF 15-11 HFDs which failed APD test did not show changes in the UFR compared to normal dialyzers indicating that APD is a more sensitive test than UFR test to evaluate the integrity of the fibers. 30527 T00401030527 ^x For quantitative measurement of reflected light from a clinical diagnostic strip, a prototype old reflectance photometer was designed. The strip loader and cassette were made to obtain more accurate reflectance parameters. The strip was illuminated at 45˚c through optical fiber and the intensity of reflected light was determined at rectanguLat angle using a photodiode. The kubelka-munk coefficient and reflection optical density were determined ar four different wavelengths(500, 550, 570 and 610nm) for blood glucose strip. For higher concentration than 300mg/41 about glucose, a saturation state of abforbance was observed at 500, 550 and 570nm. The correlation between glucose concentration and parameters was the best at 610nm. 30535 T00401030535 ^x Radiation-induced fibrosarcoma tumors were grown on the flanks of C3H mice. The mice were divided into two groups. One group was injected with Photofrin II, intravenously (2.5mg/kg body weight). The other group received no Photofrin II. Mice from both groups were irradialed for approximately 15 minutes at 100, 300, or 500 mW/cm2 with the argon (488nm/514.5 nm), dye(628nm) and gold vapor (pulsed 628 nm) laser light. A photosensitizer behaved as an added absorber. Under our experimental conditions, the presence of Photolfrin II increased surface temperature by at least 40% and the temperature rise due to 300 mW/cm2 irradiation exceeded values for hyperthermia. Light and temperature distributions with depth were estimated by a computer model. The model demonstrated the influence of wavelength on the thermal process and proved to be a valuable tool to investigate internal temperature rise. 30536 T00401030536 ^x We investigated the structural geometry of thirty-eight Korean femurs. The purpose of this study is to identify major geometrical differences between Korean femurs 3nd others that we believe belong to Caucasians so that we would be able to get insights into the femoral component design that fits Asians including Koreans. We utilized computerized tomography (CT) images of femurs extracted from cadavers. The CT images were transformed into bitmap data by using a film scanner, and then analyzed by using a commercially available software called Image v.1.0 and a Macintosh IIci computer.The resulting data were compared with already published data. The major results show that the geometry of the Korean femurs is significantly different from that of Caucasians: (1) the anteversion angle and the canal flare index are greater by the amount of approximately 8˚ and 0.5, respectively, (2) the shape of the isthmus cross section is more round, and (3) the distance between the teaser trochanter and the proximal border of the isthmus is shelter by about 15 mm. The results suggested that the femoral component suitable for Asians should be different from the currently-used components designed and manufactured mostly by European or American companies. 30537 T00401030537 ^x It is well known that nonlinear propagation characteristics of the wave in the tissue may give very useful information for the medical diagnoisis. In this paper, a new method to detect nonlinear propagation characteristics of the internal vibration in the tissue for the low frequency mechanical vibration by using bispectral analysis is proposed. In the method, low frequency vibration of f0( = 100Hz) is applied on the surface of the object, and the waveform of the internal vibration x (t) is measured from Doppler frequency modulation of silmultaneously transmitted probing ultrasonic waves. Then, the bispectra of the signal x (t) at the frequencies (f0, f0) and (f0, 2f0) are calculated to estimate the nonlinear propagation characteristics as their magnitude ratio, w here since bispectrum is free from the gaussian additive noise we can get the value with high S/N. Basic experimental system is constructed by using 3.0 MHz probing ultrasonic waves and the several experiments are carried out for some phantoms. On this base, we composed of the radial pulse diagnosis system in korean traditional medicine. The system composed of a radial pulse wave detection system and a radial pulse diagnosis system. With a detection system, we detected Inyoung and Cheongu radial pulse wave and processed it. Then, we have got the characteristic parameters of radial pulse wave and also quantified that according to the method of Inyoung-Cheongu Comparison Radial Pulse Diagnosis. To synthesize microspheres for biomedical application, "two stage shot growth method" was developed. The uniformity ratio of synthesized microspheres was always smaller than 1.05. And the surface charge density (or the number of ionizable functional groups) of the microspheres synthesized by "two stage shot growth method" was 6~13 times higher than that of the microspheres synthesized by conventional seeded batch copolymerization.   • The wall shear stress in the vicinity of end-to end anastomoses under steady flow conditions was measured using a flush-mounted hot-film anemometer(FMHFA) probe. The experimental measurements were in good agreement with numerical results except in flow with low Reynolds numbers. The wall shear stress increased proximal to the anastomosis in flow from the Penrose tubing (simulating an artery) to the PTFE: graft. In flow from the PTFE graft to the Penrose tubing, low wall shear stress was observed distal to the anastomosis. Abnormal distributions of wall shear stress in the vicinity of the anastomosis, resulting from the compliance mismatch between the graft and the host artery, might be an important factor of ANFH formation and the graft failure. The present study suggests a correlation between regions of the low wall shear stress and the development of anastomotic neointimal fibrous hyperplasia(ANPH) in end-to-end anastomoses. 30523 T00401030523 ^x Air pressure decay(APD) rate and ultrafiltration rate(UFR) tests were performed on new and saline rinsed dialyzers as well as those roused in patients several times. C-DAK 4000 (Cordis Dow) and CF IS-11 (Baxter Travenol) reused dialyzers obtained from the dialysis clinic were used in the present study. The new dialyzers exhibited a relatively flat APD, whereas saline rinsed and reused dialyzers showed considerable amount of decay. C-DAH dialyzers had a larger APD(11.70${\pm}$1.32mmHg/min)compared to CF dialyzers(4.32${\pm}$0.55mmHg/min)(p<0.05). However, there was no observable difference in the UFR between the two dialyzers. Neither APD nor UFR showed any significant increase with an increasing number of reuses for up to more than 20reuses. A substantial number of failures observed in APD(larger than 20mmHe/min)on the reused dialyzers(2 out of 40 CP and S out 26 C-DAK) were attributed to the Possible damage on the fibers. The CT images were transformed into bitmap data by using a film scanner, and then analyzed by using a commercially available software called Image v.1.0 and a Macintosh IIci computer.The resulting data were compared with already published data. The major results show that the geometry of the Korean femurs is significantly different from that of Caucasians: (1) the anteversion angle and the canal flare index are greater by the amount of approximately 8˚ and 0.5, respectively, (2) the shape of the isthmus cross section is more round, and (3) the distance between the teaser trochanter and the proximal border of the isthmus is shelter by about 15 mm.
