Reliability of Sn-Ag-Cu Solder Joint on ENEPIG Surface Finish: 1. Effects of thickness and roughness of electroless Ni-P deposit (ENEPIG 표면처리에서의 Sn-Ag-Cu 솔더조인트 신뢰성: 1. 무전해 Ni-P도금의 두께와 표면거칠기의 영향)

  • By the trends of electronic package to be smaller, thinner and more integrative, the reliability of interconnection between Si chip and printed circuit board is required. This paper reports on a study of high speed shear energy of Sn-4.0wt%Ag-0.5wt%Cu (SAC405) solder joints with different the thicknesses of electroless Ni-P deposit. A high speed shear testing of solder joints was conducted to find a relationship between the thickness of Ni-P deposit and the brittle fracture in electroless Ni-P deposit/SAC405 solder. A focused ion beam (FIB) was used to polish the cross sections to reveal details of the microstructure of the fractured pad surface with and without $HNO_3$ vapor treatment. The high speed shear energy of SAC405 solder joint with $1{\mu}m$ Ni-P deposit was found to be lower without $HNO_3$ vapor, compared to those of over $3{\mu}m$ Ni-P deposit. This could be due to the edge of solder resist in $1{\mu}m$ Ni-P deposit, which provides a fracture location for the weakened shear energy of solder joints and brittle fracture in high speed shear test. With $HNO_3$ vapor, the brittle fracture mode in high speed shear test decreased with increasing the thickness of Ni-P deposit. Then the roughness (Ra) of Ni-P deposits decreased with increasing its thickness. Thus, this gives the evidence that the decrease in roughness of Ni-P deposit for Eelectroless Ni/ Electroless Pd/ Immersion Au (ENEPIG) surface play a critical role for improving the robustness of SAC405 solder joint.

Analysis of the Status of Legal Deposit and Acquisition of Electronic Publications in Korea (국내 전자출판물의 납본·수집 현황 분석)

  • This study analyzed the legal deposit, acquisition, and donation status from 2020 to 2022, along with the deposit status of e-publications with issued ISBNs. Through this analysis, the study derived improvement measures to strengthen compliance with legal deposit obligations for domestic e-publications. The key findings are as follows: The collection methods were acquisition (57.07%), legal deposit (41.74%), and donation (1.19%). The file formats varied, including e-books (pdf, epub), webtoons (jpg), and audiobooks (mp3). Most e-publications collected were published from 2012 to 2022, with some from 1960 to 2011. Webtoons dominated acquired materials, while legal deposits mainly comprised e-books. Analyzing the status of e-publications with issued ISBNs, e-books (96.2%) were most common, with the literature field receiving the highest number of ISBNs. Most ISBNs were issued during 2020 to 2022. Looking at the top 10 publishers, the low legal deposit rate indicates the need for improvement. To address this, proposed improvement measures include enhancing publishers' awareness of legal deposits, strengthening incentives and sanctions, encouraging voluntary participation through transparent disclosure of the legal deposit status, and improving the accuracy of data in the ISBN issuance and deposit system.

High-resolution Transmission Electron Microscopy of Tremolite-to-Talc Reaction at the Dongyang Talc Deposit (동양 활석광상에서의 투각섬석-활석 반응에 관한 고분해능 투과전자현미경학적 연구)

  • Tremolite crystals from the Dongyang talc deposit were studied using high-resolution transmission electron microscopy (HRTEM) to characterize the tremolite-to-talc reaction. [001] HRTEM images of tremolite show intergrowths of wide-chain pyriboles and talc; talc is the primary alteration product of tremolite, and triple-chain structures occur sparsely. The boundaries between tremolite and talc are commonly well defined by (010) and (100) interfaces. (001) talc layers are parallel to (100) of tremolite, and the interfaces between tremolite and talc appear to be coherent in HRTEM images, indicating that most talc laters formed directly from tremolite by a gydration reaction. However, some talc formed along (110) of tremolite, and talc layers are not extended from (010) of tremolite, suggesting that part of talc in the deposit was produced through a dissolution-precipitation mechanism. Carbonate minerals are also associated with tremolite and talc. Common replacement of dolomite by calcite indicates that the tremolite-to-talc reaction results in remnant Ca, which was eventually consumed to replace dolomite to form clacite. Some Mg Produced by dolomite during reaction to calcite was apparently utilized to form talc, because talc formation from tremolite requires extra Mg. Although talc could be formend directly from dolomite, extensive alteration of tremolite to talc suggests that part of talc of the deposit was produced from tremolite that was formed by dolomite reaction during an early stage metamorphism.

A Study on the Chemical Components of Acid Deposition (산성 강하물질의 화학적 성분에 관한 연구)

  • Dry and wet deposition samples were continuously collected by deposit gauge. In Bulkwang area of Seoul and Kanghwa in west coastal area of Korea. In order to evaluate the level of air pollution and its chemical composition, Bulkwang area located in Seoul and Kanghwa in west coastal area were chosen for sampling site. dry deposition concentrations, pH, electric conductivity and water soluble ion concentrations of deposit gauge were analysed. The results of comparison between urban area and coastal area were summarized as follows. Mean concentrations of dry deposition in Bulkwang was 2.807 ton/km$^2$/month (range: 5.171~1.128 ton/km$^2$/month) while that in Kanghwa was 1.990 ton/km$^2$/month (range: 3.358 ~ 1.084 ton/km$^2$/month), which showed a significant difference between two areas. The rainfall during the period from June to September in 1990 recorded 1859.7 mm which was 78.8% of its mean amount in Seoul, and 1846.9 mm which was 81.6% that of Kanghwa. In Bulkwang area, correlation coefficients of deposit chemical composition were 0.95 for SO$_4^{-2}$ and Na$^+$, 0.94 for SO$_4^{-2}$ and NH$_4^+$, 0.93 for CI$^-$ and NH$_4^+$ and 0.85 for Cl$^-$ and Ca$^{2+}$, respectively. Then, the results indicate that sulfates such as $Na_2SO_4$, $(NH_4)_2SO_4$, and CaSO$_4$ were the major chemical state of deposit. In Kanghwa area, it was considered that NaCl, $NH_4NO_3$, NaNO$_3$, and $Ca(NO_3)_2$ were the major chemical state of deposit.

  • The purpose of this study is to suggest elements and guidelines for online digital materials in order to ensure its comprehensive collection, preservation, and access in Korea. For the establishment of elements and guidelines, this study examined appropriate advanced countries' legal deposit Acts, discussed with stakeholders, including experts and copyrighters in related areas, and surveyed library users' opinions. Finally, this study suggests 14 elements and guidelines.

Late Quaternary (Late Pleistocene and Holocene) Stratigraphy and Unconformity in the Kimpo Tidal Deposits, Kyunggi Bay, West Coast of Korea (경기만 김포 조간대 지층의 제 4기 후기 층서)

  • Three deep borings to obtain vertical continuous samples including weathered basement soils (KP-1, KP-2 and KP-3) were carried out in the reclaimed Kimpo tidal flat with purposes to establish late Quaternary stratigraphy. On the basis of detailed observations and descriptions on color, sedimentary structure and textural composition of cored sediments, four lithostratigraphic units are classified. From the stratigraphic top to bottom, they are Holocene tidal sand and muddy deposit (Unit I), early Holocene freshwater marsh muddy deposit (Unit II), late Pleistocene tidal sand and muddy deposit (Unit III) and late Pleistocene basal fluvial gravel deposit (Unit IV). In particular, Unit III is divided into two parts: the upper part-weathered and cryoturbated part during the Last Glacial Maximum (Unit III-a) and the lower part-unweathered tidal sand and muddy deposit (Unit III-b).

Housing Costs of Beginning-stage Career Young Renters in Seoul Metropolitan Area (수도권 사회진출초기 임차자의 주거비 실태)

  • This study was aimed to explore housing costs and housing cost burdens of early-career young renter households in Seoul Metropolitan area. Between March 10 and April 24, 2014, an online questionnaire survey was conducted to young professionals in Seoul Metropolitan area living apart from their parents. Among the responses collected, this study analyzed 476 useable responses from renter households. Major findings were as follows: (1) Jeon-se renters' deposit was average 2.24 times their annual income; deposit of monthly renters with deposit was average 6.7 times their monthly income and their monthly rent was 18.6 percent of their monthly income; and monthly rent of monthly renters without deposit was about 23 percent of their monthly income; (2) thirty percent of the respondents were found to have housing cost burden paying 25 percent or more of their income for rental costs; and (3) about 55 percent received parental supports to pay current housing costs. The study findings implies that it is critical to extend provision of affordable housing units with small or no deposit for beginning-stage professionals.

  • Sedimentological, geochemical, geophysical and micropaleontological analyses of 10 borehole cores were carried out to understand depositional environment and sequence stratigraphy of late Quaternary sedimentation in the estuary of the Nakdong River. Holocene Formation in study area is classified into five sedimentary units. Early Holocene freshwater lower pebbly sandy deposit(Unit I), lower muddy deposit(Unit II), middle thin sandy deposit(Unit III), upper muddy deposit(Unit VI), and upper sandy deposit(Unit V), in ascending order contolled by global sea-level change since interglacial period(about 15,000 yrs B.P.). Unit I deposited in erosional environments before marine trangression. Unit II and Unit VI composed of clay were deposited in cold and worm currents for marine trangression., respectively.

A Comparative Analysis of Legal Deposit System for Electronic Publications (국내외 전자출판물 납본제도의 분석)

  • Legal deposit system is an important legal instrument for national libraries. But the law or act based on print materials in many countries predates the current information age and requires a new legal framework in order to encompass electronic publications. Many national libraries, therefore, are seeking to encourage their governments to establish legal deposit for publications in the whole range of formats. The purpose of this paper is to analyse a world-wide trends of the legal deposit system for on-line publications as well as off-line materials. The result of this analysis will be used to develop a new model of legal deposit system in Korea.

A study of cleaning of heat transfer surface in thermal power system (열동력 시스템 내부 열교환 표면의 클리닝에 관한 연구)

  • The efficiencies of thermal power system using fossil fuel depend on heat exchangers which extract energy from the exhaust gas before it is expelled to the atmosphere. To increase heat transfer efficiency it is very important to maintain the surface of heat exchanger as clean condition. The accepted skill of cleaning of fouled surface of heat exchanger is soot blowing. A high pressure jet of air is forced through the flat surface of plate to remove the deposit of fouling. There is, however, little knowledge of the fundamental principles of how the jet behave on the surface and how the jet actually removes the deposit. Therefore, the study focuses on the measuring of cleaning area and cleaning dwell time after accumulating the simulated deposit on the flat surface. The deposit test rig was built for the study and simulated deposit material is used after measuring the physical property of the each material by shearing stress test. Much data was obtained for the analysis by the parameters change such as the different jet speed, different inner pressure and variable distance of the jet from the test rig surface. The experimental data was compared with the theoretical equation and most of the data matches well except some extreme cases.
