Numerical Analysis of Warpage and Stress for 4-layer Stacked FBGA Package (4개의 칩이 적층된 FBGA 패키지의 휨 현상 및 응력 특성에 관한 연구)

  • Semiconductor packages are increasingly moving toward miniaturization, lighter and multi-functions for mobile application, which requires highly integrated multi-stack package. To meet the industrial demand, the package and silicon chip become thinner, and ultra-thin packages will show serious reliability problems such as warpage, crack and other failures. These problems are mainly caused by the mismatch of various package materials and geometric dimensions. In this study we perform the numerical analysis of the warpage deformation and thermal stress of 4-layer stacked FBGA package after EMC molding and reflow process, respectively. After EMC molding and reflow process, the package exhibits the different warpage characteristics due to the temperature-dependent material properties. Key material properties which affect the warpage of package are investigated such as the elastic moduli and CTEs of EMC and PCB. It is found that CTE of EMC material is the dominant factor which controls the warpage. The results of RSM optimization of the material properties demonstrate that warpage can be reduced by $28{\mu}m$. As the silicon die becomes thinner, the maximum stress of each die is increased. In particular, the stress of the top die is substantially increased at the outer edge of the die. This stress concentration will lead to the failure of the package. Therefore, proper selection of package material and structural design are essential for the ultra-thin die packages.

Study About Filling-Material for Clay Layer Restoration of Seated Amitabha Triad at Muwisa Temple (Treasure No. 1312) (보물 제1312호 무위사 아미타여래삼존좌상 소조층 보수 충전제에 관한 연구)

  • Seated Amitabha Triad at Muwisa Temple (Treasure No. 1312) had been known as wooden Buddha statue, but a precise safety inspection revealed that the statue is terracotta Buddha statue made with clay. The clay layer of Amitabha Triad was conserved due to its severe damage. In this study, experiments were conducted to produce the most appropriate filler for the conservation treatment of the seated Amitabha Triad. Mixed clay samples with various ratios were produced and surface hardening state, crack, color change, and shrinkage of the samples during dry process were measured. Loess, fine sand powder, and cotton were used to produce the mixed clay for the filler with six different ratios and then 12 different concentration glues made with glutinous rice glue, Pachymeniopsis Elliptica glue, and animal glue were added as adhesives. Total 72 types of samples were prepared and comparative study was conducted. As a result, when the mixed clay contains 2.5% cotton compared to the weight per cent of loess and fine sand powder and also loess and fine sand in the mixed clay have a 15:1 ratio, the mixed clay had the lowest shrinkage. Animal glue is considered as an appropriate glue since it had small color change, low physical property change and shringkage. Therefore, mixed clay (loess:fine sand=15:1) mixed with 15ml animal glue is likely to be a suitable filler for conservation treatment of the seated amitabha triad at the Muwisa Temple.

A Case Study on the Reinforcement of Stabilizing Piles against Slope Failures in a Cut Slope (사면붕괴가 발생된 절개사면에서의 억지말뚝 보강 사례연구)

  • This paper presents a field study of the stability of slope collapsed during road construction and proposes a reasonable countermeasure if the current slope is unstable. As a result of slope investigation, it was found that the slope includes five tension cracks and the sliding surface is started from the tension crack and propagated the surface soil layer through weathered rock layer. The slope stability analyses are conducted in case of dry and rainfall seasons. The results indicate that the slope is unstable status. A reinforcement method of slope failure should be selected according to the scale of failure. That is, the scale of slope failure, which is classified small, middle and large size determines the reinforcement method of slope. Since the slope interested in this study is large size failure slope, the reinforcement method to control slope failure is selected stabilizing piles, and seed spray and drainage of surface waterare also selected to remain the factor of safety. The SLOPILE (Ver. 3.0) program is applied in order to do stability analysis of slope reinforced by piles. As the result of analysis, the slope reinforced by a row of piles shows the stable state. It is clearly confirmed that the stabilizing of piles can improve the stability of slope.

Reliability of Cu Interconnect under Compressive Fatigue Deformation Varying Interfacial Adhesion Treatment (유연소자용 기판과의 접착 특성에 따른 구리 배선의 압축 피로 거동 및 신뢰성)

  • Electronic devices have been evolved to be mechanically flexible that can be endured repetitive deformation. This evolution emphasizes the importance of long-term reliability in metal wiring connecting electronic components, especially under bending fatigue in compressed environments. This study investigated methods to enhance adhesion between copper (Cu) and polyimide (PI) substrates, aiming to improve the reliability of copper wiring under such conditions. We applied oxygen plasma treatment and introduced a chromium (Cr) adhesion layer to the polyimide substrate. Our findings revealed that these adhesion enhancement methods significantly affect compression fatigue behavior. Notably, the chromium adhesion layer, while showing weaker fatigue characteristics at 1.5% strain, demonstrated superior performance at 2.0% strain with no delamination, outperforming other methods. These results offer valuable insights for improving the reliability of flexible electronic devices, including reducing crack occurrence and enhancing fatigue resistance in their typical usage environments.

  • An efficient numerical procedure for material and geometric nonlinear analysis of reinforced concrete shells under monotonically increasing loads through their elastic, inelastic and ultimate load ranges is developed by using the finite element method. The 8-node Serendipity isoparametric element developed by the degeneration approach including the transverse shear deformation is used. A layered approach is used to represent the steel reinforcement and to discretize the concrete behavior through the thickness. The total Lagrangian formulation based upon the simplified Von Karman strain expressions is used to take into account the geometric nonlinearity of the structure. The material nonlinearities are taken into account by comprising the tension, compression, and shear models of cracked concrete and a model for reinforcement in the concrete; and also a so-called smeared crack model is incorporated. The steel reinforcement is assumed to be in a uniaxial stress state and is modelled as a smeared layer of equivalent thickness. This method will be verified a useful tool to account for geometric and material nonlinearities in detailed analysis of reinforced concrete concrete shells of general form through numerical examples of the sequential paper( ).

Performance Improvement of Thin Pavement Layer using Epoxy and Ceramics Composite Materials (에폭시와 세라믹스를 결합한 혼합물 이용 박층 포장공법의 성능개선)

  • Asphalt concrete pavements are susceptible to deformation and failure compared to cement concrete pavements. Epoxy is commonly used to enhance the bonding and durability of structures. Based on this concept, an epoxy and ceramics combined mixture was developed and applied to the field to estimate the pavement performance, Laboratory and field performance tests were conducted to observe the applicability of epoxy and ceramics composite materials compared to the conventional one. In this research, the epoxy and ceramics composite mixturewas used in two ways. 7 mm and 15 mm of thin surface layers using the mixture were constructed on cement and asphalt concrete pavements, respectively, after surface treatment. 12 months of field performance surveys were conducted to observe the resistances to the crack and deformation. According to the field performance tests, epoxy and ceramics combined mixture showed better bonding and field performances than the conventional one.

  • The hydriding and dehydriding kinetics were studied for a Mg-25wt.%Ni mixture which has the most excellent hydrogen-storage characteristics among many mechanically-alloyed mixtures. The hydriding and dehydriding rates were measured and the rate-controlling steps were determined by comparing the hydriding and dehydriding rates with the theoretical rate equations. The rate-controlling step in the hydriding reaction is the Knudsen flow and the ordinary gaseous diffusion of hydrogen molecules through interparticle channels, cracks, etc. in the various ranges of weight percentage of absorbed hydrogen $H_a$ below $H_a$=4.0. In the $H_a$ range 4.0 < $H_a{\leq}4.25$, the diffusion of hydrogen atoms through the growing hydride layer is considered the rate-controlling step. The rate-controlling step in the dehydriding reaction is the Knudsen flow and the ordinary gaseous diffusion of hydrogen molecules for all the ranges of weight percentage of desorbed hydrogen $H_d$.

The Effect of Nano Functionalized Block Copolymer Addition on the Joint Strength of Structural Epoxy Adhesive for Car Body Assembly (차체 구조용 에폭시 접착제의 접합강도에 미치는 나노 기능성 블록공중합체 첨가의 영향)

  • The structural epoxy adhesive used in car body assembly needs the highest level of joint mechanical strength under lap shear, T-peel and impact peel conditions. In this study, the effect of nano functionalized block copolymer addition on the impact peel strength of epoxy adhesive was investigated. DSC analysis showed that the addition of nano functionalized block copolymer did not affect the curing reaction of epoxy adhesive. From single lap shear test, it was found out that the addition of nano functionalized block copolymer slightly decreased the cohesive strength of cured adhesive layer. The addition of nano functionalized block copolymer showed beneficial effect on T-peel strength by changing the adhesive failure mode to the mixed mode. However, the addition of nano functionalized block copolymer just decreased the room temperature impact peel strength. It was considered that the addition of nano functionalized block copolymer could have effect on disturbing the crack propagation only for the case of slow strain rate.

Fabrication and Stability of Pd Coated Ta/YSZ Cermet Membrane for Hydrogen Separation (Pd 코팅된 Ta/YSZ 수소분리막의 제조 및 안정성)

  • Cermet membrane was fabricated with tantalum as hydrogen-permeable metal and $Y_2O_3$-stabilized $ZrO_2$ (YSZ) as ceramic supporter. Ta/YSZ cermet membrane was prepared through pre-sintering in He atmosphere and then main sintering under high vacuum and the impurities to originate from sintering and brazing could be removed by mechanical polishing. As-prepared membrane showed dense structure with continuous channel of tantalum. Hydrogen permeation experiment was conducted in the region of $200{\sim}350^{\circ}C$ using Ta/YSZ membrane coated with Pd for hydrogen dissociation. The crack in membrane was formed at $300^{\circ}C$ and the Pd coating layer has flaked off in spots. XRD results showed that tantalum reacted with hydrogen to form $Ta_2H$. The lattice expansion by $Ta_2H$ caused deterioration for membrane.

The Effect of the CFRP/GFRP Composite Thickness on AE Characteristics and Mixed Mode Crack Behavior (CFRP/GFRP 적층복합재의 두께가 혼합모드 균열거동과 AE에 미치는 영향)

  • Recently many efforts and researches have been done to cope with industrial facilities that require a low energy machines due to the gradual depletion of the natural resources. The fiber-reinforced composite materials in general have good properties and have the proper mechanical properties according to the change of the ply sequences and fiber distribution types. However, in the fiber-reinforced composite material, there are several problems, including fiber breaking, peeling, layer lamination, fiber cracking that can not be seen from the metallic material. Particularly, the fracture and delamination are likely to be affected by the thickness of the stacking laminates when the bi-material laminated structure is subjected to a load of the mixed mode. In this study, we investigated the effect of the thickness ratio of the difference in the CFRP/GFRP bi-material laminate composites by measuring the cracking behavior and the AE characteristics in a mixed mode loading, which may be generated in the actual structure. The results show that the thickness of the CFRP becomes more thick, the mode I energy release rate becomes a larger, and also the influence of mode I is greater than that of mode II. In addition, AE amplitude which shows the level of the damage in the structure was obtained the more damage in the CFRP with the thin thickness.
