Nano scale characterizations of semiconductor materials and devices with SPM

  • Scanning pprobe Microscoppy (SppM) is a ppowerful surface chracterization technology which can measure not only surface toppograpphy but also various ppropperties of the sampple with unpprecedented sensitivity and sppatial resolution. Recent developpment of electrostatic force microscoppe (EFM) and scanning cappacitance microscoppe (SCM) allows us to measure surface ppotential distribution and cappacitance variation n semiconductor devices. The cappacitance image pprovide us valuable information on carrier density and dopping pprofile.

  • ZnO는 상온에서 3.36 eV의 wide band gap과 60 meV의 큰 엑시톤 결합 에너지를 가지며, GaN(28 meV)와 ZnSe(19 meV)와 같은 wide band gap 재료와 비교해서 가장 우수한 exciton emission을 가진다. 이러한 특성 때문에 UV 레이저 및 LED와 같은 광학소자로서 그 응용의 잠재성이 높다. 박막의 우수한 광학적 특성과 결정성을 개선하기 위해 다양한 공정조건(RF 파워, 공정압력, 산소분압, 온도)에서 마그네트론 스퍼터링을 이웅하여 Si 기판상에 ZnO 박막을 성장 하였다. 또한, 저온 self-buffer를 이용하여 박막의 광학적 특성과 결정성을 더욱 개선 할 수 있었다. RF 파워와 공정압력은 박막의 PL(phothluminescehce) 특성이나 결정성에는 큰 영향을 주지 않았고 산소분압은 PL intensity의 변화를 가져왔으며, 온도는 결정성에 큰 영향을 주었다. 산소 분압이 증가 할수록 비화학량론적(산소 공공, 침입형 아연) 결함으로 인한 visiable 영 역의 peak 의 강도가 감소하는 것을 관찰하였다. 온도가 증가할수록 박막의 결정성에 나쁜 영향을 주었는데 저온 self-buffer를 도입하므로써 ZnO 박막의 결정성과 PL특성을 함께 개선하였다.

  • We used the photoreflectance spectroscopy for characterization of the infrared photodetector structure we GaAs/$Al_{0.3}Ga_{0.7}As$ multi-quantum well (MQW) structures grown by molecular beam epitaxy (MBE) method. Energy gap related transitions in GaAS and AlGaAs were observed. The Al composition(x) was determined b Sek's composition formula. MQW related transition energies were identify the transitions, the experimentally observed energies were compare with results of the envelope function approximation for a rectangular quantum well.

  • A bacterial strain No.71, which produced alkaline protease, was isolated from soil and identified to the genus Bacillus. With the successive mutation, a mutant strain No. M-71, having high alkaline protease productivity, was obtanined from the parental strain No 71. Alkaline protease productivity of mutant strain No. M-71 was about 50 times as much as that of the parental strain No.71. The enzyme preparations showed strong activities toward casein, the optimum pH being 11.0 and the optimum temperature about $55^{\circ}C$.

  • New functionalized siloles have been synthesized and their optical characterizations are investigated. Silole unit has been interested, since silole has a unique optical and electronic properties. Here we report the synthesis of new type of photoluminescent silole. New siloles have been characterized by NMR, FTIR, and UV-vis absorption spectroscopy. Their optical characteristics have been also investigated using photoluminescence spectroscopy. Possible applications such as OLED and chemical sensors will be presented.

  • Siloles of considerable current interest, both because of their unusual electronic properties and because of their possible application as electron-transporting materials in devices such as light-emitting diodes (LED's) and chemical sensor. Siloles have been characterized by NMR, FT-IR, and UV-vis absorption spectroscopy. Their optical characteristics have been also investigated using photoluminescence spectroscopy. Thus siloles exhibit a low reduction potential and a low-lying LUMO energy level, attributed to ${\sigma}^*-{\pi}^*$ conjugation arising from the interaction between the ${\sigma}^*$ orbital of the sigma-bonded silicon atom and the $\pi^*$ orbital of the butadiene moiety of the ring.

  • The LB71350,(3S, 4R)-Epoxy-(5S)-[[N-(1-methylethoxy)carbonyl]-3-(methylsulfonyl)-L-valinyl]amino]-N-[2-methyl-(1R)-[(phenyl)carbonylpropyl-6-phenylhexanamide, is a novel HIV protease inhibitor. Its equilibrium solubility at room temperature was less than $40{\mu}g/mL.$ It was speculated that the low aqueous solubility might be due to the high crystalline lattice energy resulting from intermolecular hydrogen bonds. The present study was carried out to learn the solid-state characteristics of LB71350 using analytical methods such as NMR, FT-IR and XRD. $^{13}C$ Solid-state NMR, solution NMR, and FT-IR spectra of the various solid forms of LB71350 were used to identify the conformation and structure of the solid forms. The chemical shifts of $^{13}C$ solid-state NMR spectra suggest that the crystalline form might have 3 intermolecular hydrogen bondings between monomers.

  • In this investigation, the electrochemical behaviour of magnesium alloy anode was studied by using electrochemical methods and the performance of magnesium alloy anode was observed with dry and wet backfill under accelerated cathodic protection. This paper reports the data collected at the laboratory and field sites over one year exposure of magnesium anode under cathodic protection donditions.
