CVD 에 의한 탄소나노튜브의 구조 및 성장에 대한 촉매금속의 영향 (Catalyst effect on the structure and growth of carbon nanotube by chemical vapor deposition)

  • Vertically aligned multiwalled carbon nanotubes are grown on silicon oxide substrate at 950$^{\circ}C$ by thermal chemical vapor deposition using $C_{2}H_2$. Three catalytic metals such as iron(Fe), cobalt (Co), and nickel(Ni) are used as catalyst, we found that the growth rate of carbon nanotubes for three catalyst particles are in an order of Fe > Ni > Co. All carbon nanotubes are revealed to have bamboo structure with no encapsulated catalytic particles, the diameter of carbon nanotubes depend on the catalyst, the tip and the compartment sheets of bamboo structure also depend on the shape of catalytic particles.

  • This study investigated the effect of $H_2$ upon the growth of CNTs by changing the ratios of H2 to Ar during the growth using $C_2H_2$. With higher contents of $H_2$ in Ar, CNTs became longer and thinner, resulting in their higher aspect ratios.

  • CNTs have been synthesized by catalytic $C_2H_2$ decomposition through $Pd/Al_2O_3$ at low temperature. The CNTs were grown to a length of about 10 ${\mu}$m and diameter 150-200 nm with multiwalled structure. Pd catalysts have two major roles; one is the active catalyst for $C_2H_2$ decomposition, the other is a nucleation site of CNT's growth.

  • The effect of compositions of $Al_2O_3$ in the mixed $Fe/Al_2O_3$ catalysts on the synthetic behaviors of carbon nanotubes (CNTs) by catalytic chemical vapor deposition (CCVD) process was investigated in wide range of the mixture ratios of support materials. CNTs were synthesized with $Fe/Al_2O_3$ catalysis under the condition of 40 min in synthetic time, and 923 K of synthetic temperature using $C_2H_4$ and $H_2$ as synthetic and carrier gas, respectively. The carbon yield with the content of $Al_2O_3$ showed in a parabolic curve and the maximum carbon yield was 40 wt.% of $Al_2O_3$. As the mixture ratio of $Al_2O_3$ increased, decreasing tendency was observed in the diameter of CNTs. Specific surface areas of CNTs were increased with the increase of the mixture ratio of $Al_2O_3$.

탄소나노튜브 트랜지스터 제작 (Fabrication of CNT Field Effect Transistor)

  • We fabricated field-effect transistor based carbon nanotubes(CNTs) directly grown by thermal chemical vapor deposition(CVD) and analyzed their performance. The Ethylene ($C_2H_4$), hydrogen($H_2$) and Argon(Ar) gases were used for the growth of CNTs at $700\;^{\circ}C$. The growth properties of CNTs on the device were analyzed by SEM and AFM. The electrical transport characteristics of CNT FET were investigated by I-V measurement. Transport through the nanotubes is dominated by holes at room temperature. By varying the gate voltage, we successfully modulated the conductance of FET device by more than 7 orders of magnitude.

  • we have grown vertically aligned carbon nanotubes on a large area of Co-Ni codeposited Si substrates by thermal chemical vapor deposition using $C_2H_2$ gas. The carbon nanotubes grown by the thermal chemical vapor deposition are multi-wall structure, and the wall suface of nanotubes is covered with defective carbons or carbonaceous particles. The carbon nanotubes range from 50 to 120 nm in diameter and about 130 ${\mu}m$ in length at $950\;^{\circ}C$. Steric hindrance between nanotubes at an initial stage of the growth forces nanotubes to align vertically. The turn-on voltage was about 0.8 $V/{\mu}m$ with a current density of 0.1 ${\mu}A/cm^2$ and emission current reveals the Fowler-Nordheim mode.

Catalytic Mechanism for Growth of Carbon Nanotubes under CO-H2 Gas Mixture

  • In order to investigate the catalytic mechanism for the growth of carbon nanotubes (CNTs), a comprehensive study was conducted using carbon materials synthesized at 680 ${^{\circ}C}$ with a gas mixture of CO-H$_2$ after reduction at 800 ${^{\circ}C}$ by H$_2$ gas from iron oxide, and metal Pt. The resulting material was observed by scanning electron microscopy (SEM) and X-ray diffraction patterns (XRD) after a variety of reaction times. The carbon materials synthesized by metal Pt were little affected by reaction time and the sintered particles did not form CNTs. Xray analysis revealed that metal Fe was completely converted to iron carbide (Fe$_3$C) without Fe peaks in the early stage. After 5 min, iron carbide (Fe$_3$C) and carbon (C) phases were observed at the beginning of CNTs growth. It was found that the intensity of the carbon(C) peak gradually increased with the continuous growth of CNTs as reaction time increases. It was also found that the catalyst of growth of CNTs was metal carbide.

  • Carbon nanotubes (CNTs) with few defects and very small amount of amorphous carbon coating have been synthesized by catalytic decomposition of acetylene in $H_2$ over well-dispersed metal particles supported on MgO. The yield, quality and diameters of CNTs were obtained by control of catalyst metal compositions to be used. The optimization condition of carbon nanotubes with high yield is when Co and Mo are in a 1:1 ratio and Fe metal contents to Co is increased on magnesium oxide support. It is also found that the diameter of the as-prepared CNTs can be controlled mainly by adjusting the molar ratio of Fe-Mo, Co-Fe, and Co-Mo versus the MgO support. Our results indicated that desired diameter distribution of CNTs is obtained by choosing or combining the catalyst to be employed.

  • As a preliminary study to produce functional nanocomposites in a heat dissipation device, we performed the direct synthesis of carbon nanotubes (CNTs) on the surface of alumina (Al2O3) powders. A thermal chemical vapor deposition (TCVD) system was used to grow CNTs directly on the Al2O3 surface. In order to investigate the growth behavior of CNTs, we varied both furnace temperature of the TCVD ranging from 700 to 850 ℃ and concentration of the ferritin-dissolved DI solution from 0.1 to 2.0 mg/mL. From the previous results, the gas composition and duration time for CNT growth were fixed as C2H4 : H2 = 30 : 500 (vol. %) and 10 min, respectively. Based on the analysis results, the optimized growth temperature and ferritin concentration were found to be 825 ℃ and 0.5 mg/mL, respectively. The obtained results could be adopted to achieve mass production of nanocomposites with heat dissipation functionality.

금속 기판 위에 성장한 탄소나노튜브 특성에 관한 연구 (Growth of carbon nanotubes on metal substrates using microwave plasma-enhanced chemical vapor deposition)

  • Carbon nanotubes on metal(SUS304) substrates were synthesized by using micro-wave plasma-enhanced chemical vapor deposition at $650^{\circ}C$ with gas mixture CH$_4$(11%) and H$_2$(89%). Their structure was investigated by scanning electron microscopy and transmission electron microscopy. Raman spectroscopy was also used to justify the structure and crystallinity of graphite sheets. High-resolution transmission electron microscopy images clearly showed carbon nanotubes to be multwalled. The measured turn-on field and current density obtained from I-V measurement were 4.4 V/$\mu \textrm{m}$ and $8.4\times10^1\mu\textrm{A}/\textrm{cm}^2$, respectively.
