Improved Device Performance Due to AlxGa1-xAs Barrier in Sub-monolayer Quantum Dot Infrared Photodetector

  • Quantum dot infrared photodetectors (QDIPs) based on Stranski-Krastanov (SK) quantum dots (QDs) have been widely explored for improved device performance using various designs of heterostructures. However, one of the biggest limitations of this approach is the "pancake" shape of the dot, with a base of 20-30 nm and a height of 4-6 nm. This limits the 3D confinement in the quantum dot and reduces the ratio of normal incidence absorption to the off-axis absorption. One of the alternative growth modes to the formation of SK QDs is a sub-monolayer (SML) deposition technique, which can achieve a much higher density, smaller size, better uniformity, and has no wetting layer as compared to the SK growth mode. Due to the advantages of SML-QDs, the SML-QDIP design has attractive features such as increased normal incidence absorption, strong in-plane quantum confinement, and narrow spectral wavelength detection as compared with SK-DWELL. In this study, we report on the improved device performance of InAs/InGaAs SML-QDIP with different composition of $Al_xGa1-_xAs$ barrier. Two SML-QDIPs (x=0.07 for sample A and x=0.20 for sample B) are grown with the 4 stacks 0.3 ML InAs. It is investigated that sample A with a confinement-enhanced (CE) $Al_{0.22}Ga_{0.78}As$ barrier had a single peak at $7.8{\mu}m$ at 77 K. However, sample B with an $Al_{0.20}Ga_{0.80}As$ barrier had three peaks at (${\sim}3.5{\mu}m$, ${\sim}5{\mu}m$, ${\sim}7{\mu}m$) due to various quantum confined transitions. The measured peak responsivities (see Fig) are ~0.45 A/W (sample A, at $7.8{\mu}m$, $V_b=-0.4V$ bias) and ~1.3 A/W (sample B, at $7{\mu}m$, $V_b=-1.5V$ bias). At 77 K, sample A and B had a detectivity of $1.2{\times}10^{11}cm.Hz^{1/2}/W$ ($V_b=-0.4V$ bias) and $5.4{\times}10^{11}cm.Hz^{1/2}/W$ ($V_b=-1.5V$ bias), respectively. It is obvious that the higher $D^*$ of sample B (than sample A) is mainly due to the low dark current and high responsivity.

Design of Sliding Mode Fuzzy Controller for Vibration Reduction of Large Structures (대형구조물의 진동 감소를 위한 슬라이딩 모드 퍼지 제어기의 설계)

  • A sliding mode fuzzy control (SMFC) algorithm is presented for vibration of large structures. Rule-base of the fuzzy inference engine is constructed based on the sliding mode control, which is one of the nonlinear control algorithms. Fuzziness of the controller makes the control system robust against the uncertainties in the system parameters and the input excitation. Non-linearity of the control rule makes the controller more effective than linear controllers. Design procedure based on the present fuzzy control is more convenient than those of the conventional algorithms based on complex mathematical analysis, such as linear quadratic regulator and sliding mode control(SMC). Robustness of presented controller is illustrated by examining the loop transfer function. For verification of the present algorithm, a numerical study is carried out on the benchmark problem initiated by the ASCE Committee on Structural Control. To achieve a high level of realism, various aspects are considered such as actuator-structure interaction, modeling error, sensor noise, actuator time delay, precision of the A/D and D/A converters, magnitude of control force, and order of control model. Performance of the SMFC is examined in comparison with those of other control algorithms such as $H_{mixed 2/{\infty}}$ optimal polynomial control, neural networks control, and SMC, which were reported by other researchers. The results indicate that the present SMFC is an efficient and attractive control method, since the vibration responses of the structure can be reduced very effectively and the design procedure is simple and convenient.

China's Global Investment Policy and Precondition for China Money FDI in Korea (중국의 해외투자 정책과 중국자본 유치의 전제조건)

  • This paper is aimed to prepare some policy-measures which is helpful for China Money FDI in Korea by analysing FDI-related data and political strength and weakness between the two countries and studying fundamental preconditions required for Korea's China Money FDI strategies. As the result of research, key preconditions found out can be summarized as follows; First, because China-Korea economic relationship is largely insufficient in a complementary view as well as in a cooperative state level, Korea should remove the threats in advance that could lead two countries to unlimited competition, and then expand to a relationship of trust between China and Korea. Second, Korea, at least from the perspective of China, may not be an attractive investment destination. Therefore, it is necessary to take advantage of Korea's FTA-expansion-strategy opportunities such as Korea-US FTA which has entered into force recently. Third, because China always has a lot of alternative investment opportunities among world instead of Korea, so Korea should not overlook the fact that China has the bargaining power in large part related on the investment conditions in Korea, such as investment field, investment size, how to invest China Money to Korea, etc. Fourth, if Korea's FDI policy is trapped in the existing rules of the political frame, and moreover Korea can not have the role of rule breaker, it will be difficult to expect Korea's China Money FDI results compared to those efforts. Fifth, if Korea will execute China Money FDI strategies in the context of overestimating the China Power or China Money, it should be noted that Korea may have unexpected losses lead to a national by reason of outward and quantitative investment or bad investment.

  • Copper (Cu) had been attractive material due to its superior properties comparing to other metals such as aluminum or tungsten and considered as the best metal which can replace them as an interconnect metal in integrated circuits. CMP (Chemical Mechanical Polishing) technology enabled the production of excellent local and global planarization of microelectronic materials, which allow high resolution of photolithography process. Cu CMP is a complex removal process performed by chemical reaction and mechanical abrasion, which can make defects of its own such as a scratch, particle and dishing. The abrasive particles remain on the Cu surface, and become contaminations to make device yield and performance deteriorate. To remove the particle, buffing cleaning method used in post-CMP cleaning and buffing is the one of the most effective physical cleaning process. AE(Acoustic Emission) sensor was used to detect dynamic friction during the buffing process. When polishing is started, the sensor starts to be loaded and produces an electrical charge that is directly proportional to the applied force. Cleaning efficiency of Cu surface were measured by FE-SEM and AFM during the buffing process. The experimental result showed that particles removed with buffing process, it is possible to detect the particle removal efficiency through obtained signal by the AE sensor.

Performance Evaluation of Biofuel cell using Benzoquinone Entrapped Polyethyleneimine-Carbon nanotube supporter Based Enzymatic Catalyst (벤조퀴논 포집 폴리에틸렌이민-탄소나노튜브 지지체 기반 효소촉매의 바이오연료전지로서의 성능평가)

  • In this study, we synthesized biocatalyst consisting of glucose oxidase (GOx), polyethyleneimine (PEI) and carbon nanotube (CNT) with addition of p-benzoquinone (BQ) that was considered anodic catalysts of enzymatic biofuel cell (EBC). For doing this, PEI/CNT supporter was bonded with BQ by physical entrapping method stemmed from electrostatic attractive force ([BQ/PEI]/CNT). In turn, GOx moiety was further immobilized on the [BQ/PEI]/CNT to form GOx/[BQ/PEI]/CNT catalyst. This catalyst has a special advantage in that the BQ that has been usually dissolved into electrolyte was immobilized on supporter. According to the electrochemical analysis, maximum current density of the GOx/[BQ/PEI]/CNT catalyst was 1.9 fold better than that of the catalyst that did not entrap BQ with the value of $34.16{\mu}A/cm^2$, verifying that catalytic activity of the catalyst was enhanced by adoption of BQ. Also, when it was used as anodic catalyst of the EBC, its maximum power density was 1.2 fold better than that of EBC using the catalyst that did not entrap BQ with the value of $0.91mW/cm^2$. Based on such results, it turned out that the GOx/[BQ/PEI]/CNT catalyst was promising and viable as anodic catalyst of EBC.

Current Development of Company Law in the European Union (유럽주식회사법의 최근 동향에 관한 연구)

  • European Union (EU) law has been a complex but at the same time fascinating subject of study due to its dynamic evolution. In particular, the Lisbon Treaty which entered into force in December 2009 represents the culmination of a decade of attempts at Treaty reform and harmonisation in diverse sectors. Amongst the EU private law fields, company law harmonisation has been one of the hotly debated issues with regards to the freedom of establishment in the internal market. Due to the significant differences between national provisions on company law, it seemed somewhat difficult to harmonise company law. However, Council Regulation 2157/2001 was legislated in 2001 and now provides the basis for the Statute for a European Company (or Societas Europaea: SE). The Statute is also supplemented by the Council Directive 2001/86 on the involvement of employees. The SE Statute is a legal measure in order to contribute to the internal market, and provides a choice for companies that wish to merge, create a joint subsidiary or convert a subsidiary into an SE. Through this option, the SE became a corporate form which is only available to existing companies incorporated in different Member States in the EU. The important question on the meaning of the SE Statute is whether the distinctive characteristics of the SE make it an attractive option to ensure significant numbers of SE registration. In fact, the outcome that has been made through the SE Statute is an example of regulatory competition. The traditional regulatory competition in the freedom of establishment has been the one between national statutes between Member States. However, this time is not a competition between Member States, which means that the Union has joined the area in competition between legal orders and is now in competition with the systems of company law of the Member States.Key Words : European Union, EU Company Law, Societas Europaea, SE Statute, One-tier System, Two-tier System, Race to the Bottom A quite number of scholars expect that the number of SE will increase significantly. Of course, there is no evidence of regulatory competition that Korea faces currently. However, because of the increasing volume of international trade and expansion of regional economic bloc, it is necessary to consider the example of development of EU company law. Addition to the existing SE Statute, the EU Commission has also proposed a new corporate form, Societas Private Europaea (private limited liable company). All of this development in European company law will help firms make their best choice for company establishment. The Delaware-style development in the EU will foster the race to the bottom, thereby improving the contents of company law. To conclude, the study on the development of European company law becomes important to understand the evolution of company law and harmonisation efforts in the EU.
