A Study on the Microstructure and Adhesion Properties of Sn-3.5Ag/Alloy42 Lead-Frame Solder Joint (Sn-3.5Ag/Alloy42 리드프레임 땜납접합의 미세조직과 접합특성에 관한 연구)

  • The microstructure, wettability, shear strength and aging effect of Sn-3.5Ag/Cu and Alloy42 lead-frame solder joints were measured for comparison. In the case of Sn-3.5Ag/Cu, $Ag_3Sn and Cu_6Sn_5$ phases in the matrix Sn and $1~2\mu\textrm{m}$ thick $Cu_6Sn_5$ phase at the interface of solder/lead-frame were formed. In the case of Sn-3.5Agl Alloy42, only AgJSn phase of low density in the matrix Sn and $0.5~1.5\mu\textrm{m}$ thick $FeSn_2$, phase at the interface of solder/leadframe were formed. Comparing to Cu, Alloy42 showed wider area of spread and smaller contact angle, thus better wet­tability. But shear strength and ductility of Alloy 42 solder joints were only 33% and 75% of those of Cu, respectively After aging at $180^{\circ}C$ for 1 week, $\xi-Cu_3Sn$ layer on $\eta-Cu_6Sn_5$ layer was formed on Cu lead-frame, while coarsened cir­cular $Ag_3Sn$ phase in the matrix and thickened $FeSn_2$, at the interface were formed on Alloy42 lead- frame.

  • The microstructure, wettability, shear strength and aging effect of Sn-3.5Ag/Cu and Alloy42 lead-frame solder joints were measured for comparison. In the case of Sn-3.5Ag/Cu, Ag$_3$Sn and Cu$\sub$6/Sn$\sub$5/ phases in the matrix Sn and 1∼2$\mu\textrm{m}$ thick Cu$\sub$6/Sn$\sub$5/ Phase at the interface of solder/lead-frame were formed. In the case of Sn-3.5AAg/A11oy42, only Ag$_3$Sn Phase of low density in the matrix Sn and 0.5∼1.5$\mu\textrm{m}$ thick FeSn$_2$phase at the interface of solder/lead-frame were formed. Comparing to Cu, Alloy42 shear strength of Alloy 42 solder joints was smaller than that of Cu and all declined after aging. After aging at 180$^{\circ}C$ for 1 week, η-Cu$\sub$6/Sn$\sub$5/ layer was formed on Cu lead-frame, while AgSn$_3$ phase in the matrix and thickened FeSn$_2$at the interface were formed on Alloy42 lead-frame.

  • Chromium-nickel alloy 42XNM (XHM-1, Bochvalloy) is considered as a promising material for future generations of nuclear reactors, primarily as a material for the fuel elements shells in the development of accident tolerant fuel. However, as with most nickel-based alloys, 42ХNМ is characterized by a sharp decrease in plastic properties in the temperature range of (500-900)℃. This effect is enhanced by neutron irradiation. Preliminary tests of ring samples of 42XNM alloy (after irradiation as a part of the VVER-1000 control system) in the temperature range of ductility failure showed that the standard technique for processing tensile diagrams does not allow to evaluate the plastic properties correctly at low strains. Therefore, in this work, the alternative method for testing ring samples from materials with low plastic characteristics was developed. It was shown that the minimum value of the permanent strain of the irradiated 42XNM alloy in the temperature range of (500-1100)℃, determined by the alternative method, was ~1.6% at 750 ℃.

  • An experimental is carried out to investigate the characteristics of blanking for nickel alloy Alloy42 (t=0.203mm), a kind of IC lead frame material. By varying clearance between die and punch the shapes of shear profile are examined. Finite element analysis with element deletion algorithm for ductile fracture mode is also carried out to study the effect of clearance theoretically and to compare with experimental results. The rectangular shape specimen with four different comer radius is used to study the characteristics of blanking for straight side and comer region simultaneously. As the result the ratios measured k(m experiment of roll over, burnish and fracture zone based on initial blank thickness are compared with those of FE analysis. Both experiment and FE analysis show that the amount of mil over and fracture is increased as the clearance increases. When the radius of comer is less than thickness of blank it has been found that larger clearance is required than that of straight region in order to maintain same quality of shear profile at the comer region.

Assessment of titanium alloy bolts for structural applications

  • This paper explored the viability of utilising titanium alloy bolts in the construction industry through an experimental programme, where a total of sixty-six titanium alloy (Ti/6Al/4V) bolts were tested under axial tension, pure shear and combined tension and shear. In addition, a series of Charpy V-notch specimens machined from titanium alloy bolts, conventional high-strength steel bolts, austenitic and duplex stainless steel bolts were tested for impact toughness comparisons. The obtained experimental results demonstrated that the axial tensile and pure shear capacities of titanium alloy bolts can be reasonably estimated by the current design standards for steel structures (Eurocode 3, AS 4100 and AISC 360). However, under the combined tension and shear loading conditions, significant underestimation by Eurocode 3 and unsafe predictions through AS 4100 and AISC 360 indicate that proper modifications are necessary to facilitate the safe and economic use of titanium alloy bolts. In addition, numerical models were developed to calibrate the fracture parameters of the tested titanium alloy bolts. Furthermore, a design-based selection process of titanium alloy bolts in the structural applications was proposed, in which the ultimate strength, ductility performance and corrosion resistance (including galvanic corrosion) of titanium alloy bolts was mainly considered.

Electrical Characteristics of the Ag Past with addition of Low-melting Alloy of Bi58Sn42 for Metal Mesh Touch Sensors (저융점 합금(Bi58Sn42)을 이용한 Metal Mesh Touch Sensor용 Ag 페이스트의 전기적 특성)

  • In this study, a transient liquid phase sintering (TLPS) process of Ag pastes mixed with a fusible metal alloy of Bi58Sn42 with the melting temperature of $138^{\circ}C$, was examined. After screen printing of the Ag pastes with and without Bi58Sn42 powders on polyimide (PI) substrates, the electrodes were heat-treated at different temperatures in the range between 150 and $300^{\circ}C$ for 60 min in air. Comparing the electrical conductivity of the Ag pastes with and without Bi58Sn42 alloy powder after the heat treatment, it was manifested that the low melting temperature alloy definitely played a major role in an increased conductivity when it is added into the Ag pastes by providing more electrical conduction paths between Ag particles. This can be explained by the fact that capillary force of the melts of Bi58Sn42 can contribute to the rearrangement of the Ag particles during the heat-treatment inducing better connectivity between the Ag particles.

  • Electroplating of Ag and Au on the functional area of lead frames are required for good bonding ability in IC packaging. As the patterns of the lead frame become finer, development of new deposition technology has been required for solving problems associated with process control for uniform thickness on selected area. Sputtering was employed to investigate the adhesion between substrate Alloy42 and Ag film as a new candidate process alternative to conventional electroplating. Coating thickness of Ag film was controlled to 3.5$\mu\textrm{m}$ at room temperature as a reference. The deposition of film was optimized to ensure the adhesion by process parameters of substrate heating temperature at $100~300^{\circ}C$, sputter etching time at -300V for 10~30min, bias voltage of -100~-500V, and existence of Cr interlayer film of $500\AA$. The critical $load L_{c}$ /, defined as the minimum load at which initial damage occurs, was the highest up to 29N at bias voltage of -500V by scratch test. AFM surface image and AES depth profile were investigated to analyze the interface. The effect of bias voltage in sputtering was to improve the surface roughness and remove the oxide on Alloy42.

A Study on the Plastic Deformation and Fracture Behavior of Mg-Zn-Mn-(Ca) Alloys (Mg-Zn-Mn-(Ca)합금의 크리이프 소성변형 및 파단거동에 관한 연구)

  • In this paper, creep tests of Mg-Zn-Mn and Mg-Zn-Mn-Ca alloy casted by mold under the temperature range of 473.00-573.00K, and the stress range of 23.42-87.00Mpa were done with the equipment of automatic controlled temperature and computer for data acquisition. The activation energies were obtained by relationship between creep rate and temperature, and the stress exponents were obtained by relationship between creep rate and stress. From the experiment results, the activation energies of Mg-Zn-Mn and Mg-Zn-Mn-Ca alloy were 149.87kJ/mol, 147.97kJ/mol, respectively, and the stress exponents of those alloy were 5.13, 5.59, respectively, under the temperature of 473.00-493.00K and the stress range of 62.43-78.00Mpa. And the activation energies of those alloy were 134.41kJ/mol, 129.22kJ/mol, respectively, and the stress exponent of those alloy were 3.48, 3.77, respectively, under the temperature of 553-573Mpa and the stress range of 23.42-39.00Mpa. Also the lifes of Mg-Zn-Mn-Ca alloy were higher than those of Mg-Zn-Mn alloy, and the results of SEM showed fracture surfaces under low temperature had smaller dimples than those under high temperature.
