In this paper, nonvolatile nano-floating gate memory devices are fabricated with ZnO nanowires and Al nanoparticles on a $SiO_2/Si$ substrate. Al nanoparticles used as floating gate nodes are formed by the sputtering method. The fabricated device exhibits a threshold voltage shift of -1.5 V. In addition, we investigate the endurance and retention characteristics of the nano-floating gate memory device.

Magnesium oxide (MgO) and Zinc oxide (ZnO) nanoparticles (NPs) have been successfully synthesized by solid-solid reaction method. The structural properties of ZnO and MgO NPs were studied using X-ray diffraction (XRD) and scanning electron microscopy (SEM). XRD results indicated a formation of pure MgO and ZnO NPs. The mean diameter values of the agglomerated particles were around to be 70 and 50 nm for MgO and ZnO NPs, respectively using SEM analysis. Further, a wide-range of nuclear radiation shielding investigation for gamma-ray and fast neutrons have been studied for Magnesium oxide (MgO) and Zinc oxide (ZnO) samples. FLUKA and Microshield codes have been employed for the determination of mass attenuation coefficients (μm) and transmission factors (TF) of Magnesium oxide (MgO) and Zinc oxide (ZnO) samples. The calculated values for mass attenuation coefficients (μm) were utilized to determine other vital shielding properties against gamma-ray radiation. Moreover, the results showed that Zinc oxide (ZnO) nanoparticles with the lowest diameter value as 50 nm had a satisfactory capacity in nuclear radiation shielding.
We present here an efficient and simple method for preparation of highly active heterogeneous ZnO photocatalyst (graphene oxide-zinc oxide: GO-ZnO), specifically by deposition of ZnO nanoparticles onto thiolated GOs. The resultant GO-ZnO sample was characterized by TEM, XRD, Auger, XPS, and Raman measurements, revealing that the size-similar and quasi-spherical ZnO nanoparticles were anchored to the thiolated GO surfaces. The average particle diameter was about 2.5 nm. In the photodegradation of methylene blue (MB) under ultraviolet (UV) light, GO-ZnO exhibited remarkably enhanced photocatalytic efficiency compared with thiolated GO and pure ZnO particles. This strong photocatalytic performance of GO-ZnO can be attributed to the suppression of electron recombination and the enhancement of mass transportation. The results showed that thiolated GO is the preferable supporting material.
Field-effect transistors based on solution-processed metal oxide semiconductors has attracted huge attention due to their intrinsic characteristics of optical and electrical characteristics with benefits of simple and low-cost process. Especially, spray-pyrolysis has shown excellent device performance which compatible to vacuum-processed Field-effect transistors. However, the high annealing temperature for crystallization of MOS and narrow range of precursors has impeded the progress of the technology. Here, we demonstrated the nc-ZnO/ZnO films performed by spray-pyrolysis with incorporating ZnO nanoparticles into typical ZnO precursor. The films exhibit preserving morphological properties of poly-crystalline ZnO and enhanced electrical characteristics with potential for low-temperature processability. The influence of nanoparticles within the film was also researched for realizing ZnO films providing good quality of performance.
We report the precipitation of ZnO nanocrystals, Ag-clusters, and Ag nanoparticles in Ag/Er/Yb doped borate glasses by furnace annealing and $CO_2$ laser annealing. The XRD analysis revealed the precipitation of ZnO and Ag phases. The absorption spectra, the TEM and energy dispersive spectroscopy (EDS) revealed the incorporation of Er and Yb ions into ZnO nanocrystals formed by a laser technique and showed the surface plasmon band of Ag nanoparticles. The down-converted blue emission intensity of $Er^{3+}$ ions obtained under 365 nm excitation was enhanced by more than a hundred times in the glass treated by furnace annealing, mainly due to the energy transfer from Ag-clusters. Moreover, we discussed the contribution of Ag nanoparticles and defects to emission characteristics in the glasses treated by two annealing techniques. Up-conversion emissions of the $Er^{3+}$ ions under 980 nm excitation were enhanced due to the incorporation of $Er^{3+}$ and $Yb^{3+}$ ions into ZnO nanocrystals after thermal treatments.
In this work, nonvolatile nano-floating gate memory devices were fabricated with ZnO films and Al nanoparticles using the sputtering method on a glass substrate. Al nanoparticles acted as floating gate nodes in the devices. The fabricated device exhibits a threshold voltage shift of 1.7 V.
In the present work, ZnO nanoparticles (NPs) have been dispersed alone in the same solvent of the active layer for improving performance parameters of the organic solar cells. Different concentrations of the ZnO NPs have been blended inside active layer of the solar cell based on poly(3-hexylthiophene) (P3HT), which forms the hole-transport network, and [6,6]-phenyl-C61-butyric acid methyl ester (PCBM), which forms the electron-transport network. In the present investigations, the ZnO NPs may represent an efficient tool for improving light harvesting through light scattering inside active layer, electron mobility, and electron acceptance strength which tend to improve photocurrent and performance parameters of the investigated solar cell. The fill factor (FF) of the ZnO-doped solar cell increases nearly 14% compared to the non-doped solar cell when the doping is 50%. The present investigations show that ZnO NPs improve power conversion efficiency of the solar cell from 1.23% to 1.64% with increment around 25% that takes place after incorporation of 40% as a volume ratio of the ZnO NPs inside P3HT:PCBM active layer.
Zinc oxide nanoparticles (ZnO NPs) have been used as additives in a variety of consumer products. While these particles may enter the environment, only a limited number of studies have investigated the effects of ZnO NPs on soil exoenzymes. Here, we investigate the long-term effects of ZnO NPs at concentrations of 50 and 500 mg/kg on the activities of six soil exoenzymes in planted soils: Dehydrogenase, fluorescein diacetate (FDA) hydrolase, urease, acid phosphatase, arylsulfatase, and ${\beta}-glucosidase$. Significant effects were observed at one or more time points for all enzymes except for FDA hydrolase. These effects included both decreases and increases in enzyme activity. Our results suggest that ZnO NP treatments of 50 and 500 mg/kg can adversely affect soil enzymes, particularly acid phosphatase and urease, and thus, these data may have implications for phosphorous and nitrogen cycles in the soil.
The surfaces of $TiO_2$ and ZnO nanoparticles have been modified by gold (Au) nanoparticles by a reduction method in solution. Their interfacial electronic structures and optical absorptions have been studied by depth-profiling X-ray photoelectron spectroscopy (XPS) and UV-vis absorption spectroscopy, respectively. Upon Au-modification, UV-vis absorption spectra reveal a broad surface plasmon peak at around 500 nm. For the as-prepared Au-modified $TiO_2$ and ZnO, the Au $4f_{7/2}$ XPS peaks exhibit at 83.7 and 83.9 eV, respectively. These are due to a charge transfer effect from the metal oxide support to the Au. For $TiO_2$, the larger binding energy shift from that (84.0 eV) of bulk Au could indicate that Au-modification site of $TiO_2$ is different from that of ZnO. On the basis of the XPS data with sputtering depth, we conclude that cationic (1+ and 3+) Au species, plausibly $Au(OH)_x$ (x = 1-3), commonly form mainly at the Au-$TiO_2$ and Au-ZnO interfaces. With $Ar^+$ ion sputtering, the oxidation state of Ti dramatically changes from 4+ to 3+ and 2+ while that (2+) of Zn shows no discernible change based on the binding energy position and the full-width at half maximum (FWHM).
