A ZnO nanowire-based FET is fabricated m this study on a flexible substrate of PES. For the flat and bent flexible substrates, the current ($I_D$) versus drain-source bias voltage ($V_{DS}$) and $I_D$ versus gate voltage ($V_G$) results are compared. The flat band was Ion/Ioff ratio of ${\sim}10^7$, a transconductance of 179 nS and a mobility of ~10.104 cm2/Vs at $V_{DS}$ =1 V. Also bent to a radius curvature of 0.15cm and experienced by an approximately strain of 0.77 % are exhibited an Ion/Ioff ratio of ${\sim}10^7$, a transconductance of ~179 nS and a mobility of ${\sim}10.10 cm^2/Vs$ at $V_{DS}$ = 1V. The electrical characteristics of the FET are not changed very much. although the large strain is given on the device m the bent state.
본 연구진에서는 기존에 Ag2S 양자점을 흡광층으로 활용하여 양자점 감응형 태양전지(QDSC)를 제작, 그 성능과 특징을 분석하여 발표한 바 있다. 기존 연구에서 제작된 Ag2S QDSC는 11 mA/cm2의 비교적 높은 광전류와 260 mV의 비교적 낮은 전압으로 인해 1.2%의 광전환효율 성능을 나타내는 것으로 보고되었다. 추후 연구로 진행된 본 결과에서는, 기존에 Single absorber로 사용된 Ag2S의 한계를 보완하기 위해 CdS를 도입하여 co-sensitization을 활용하였다. CdS는 약 2.3 eV의 밴드갭 에너지를 갖는 물질로, 1.1 eV의 밴드갭을 갖는 Ag2S에 비해 흡광 영역은 좁지만 그만큼 전자-정공 재결합을 억제할 수 있는 장점을 가지고 있다. 또한, 전도층으로 사용한 n-type 물질인 ZnO 나노선과의 밴드구조가 매우 적합하게 조화되어, ZnO/CdS/Ag2S 순서로 이종구조를 접합시켰을 때 세 물질의 Conduction band level과 Valence band level이 순차적으로 연결되는 cascade-shaped 밴드구조를 이루게 된다. 빛을 받아 Ag2S와 CdS에서 생성된 전자는 이 cascade 모양의 conduction band를 따라 순차적으로 ZnO로 잘 전달되게 되어, 효율 향상에 큰 도움을 주었다. 이런 장점들로 인해, CdS-Ag2S co-sensitized QDSC는 Ag2S QDSC에 비해 2배나 향상된 효율인 2.4%를 기록하였으며, 이는 IPCE spectrum 측정 등으로 근거가 뒷받침되었다.
산화아연 나노구조를 금을 금속촉매로 사용하여 실리콘 기판위에 기상이동법으로 성장하였다. 성장할 때 소스(source)와 기판 사이의 거리는 5에서 50 mm로 변화를 주며 아르곤과 산소 분위기에서 $900^{\circ}C$로 성장하였다. 산화아연 나노구조의 구조적 및 광학적 특성을 조사하기 위해 field-emission scanning electron microscopy, X-ray diffraction (XRD), 그리고 photoluminescence (PL)를 이용하였다. 산화아연 나노구조는 나노선과 나노입자의 형태로 성장하였다. 산화아연 나노구조의 광학적 특성은 소스와 기판사이의 거리가 가까울수록 향상되었다. 특히, 소스와 기판사이의 거리가 5 mm 일 때, 산화아연 나노선이 관찰되었으며 XRD 와 PL 분석에서 나타난 반가폭 (full width at half maximum)은 $0.061^{\circ}$ 와 96 meV로써 가장 작았다. 산화아연 나노선은 산화아연 나노입자와 비교하여, 결정성 및 광학적 특성이 우수하였다.
Inorganic-organic composite thin-film-transistors (TFTs) of ZnO nanowire/Poly(3-hexylthiophene) (P3HT) were investigated by changing the nanowire densities inside the composites. Crystalline ZnO nanowires were synthesized via an aqueous solution method at a low temperature, and the nanowire densities inside the composites were controlled by changing the ultrasonifiaction time. The channel layers were prepared with composites by spin-coating at 2000 rpm, which was followed by annealing in a vacuum at $100^{\circ}C$ for 10 hours. Au/inorganic-organic composite layer/$SiO_2$ structures were fabricated and the mobility, $I_{on}/I_{off}$ ratio, and threshold voltage were then measured to analyze the electrical characteristics of the channel layer. Compared with a P3HT TFT, the electrical properties of TFT were found to be improved after increasing the nanowire density inside the composites. The mobility of the P3HT TFT was approximately $10^{-4}cm^2/V{\cdot}s$. However, the mobility of the ZnO nanowire/P3HT composite TFT was increased by two orders compared to that of the P3HT TFT. In terms of the $I_{on}/I_{off}$ ratio, the composite device showed a two-fold increase compared to that of the P3HT TFT.
나노재료와 나노기술의 연구개발 지원을 위하여 국가나노인프라인 나노종합팹센터에서 개발되고 있는 나노재료/나노현상의 실시간 관찰을 위한 SiN membrane chip 기술 및 나노그래핀 기반구축에 대한 최근 결과와 향후계획을 소개하고자 한다. 나노재료의 합성, 배열, 구조 등의 실시간 관찰을 가능하게 하기 위하여 제작된SiN membrane chip은 투과전자현미경(transmission electron microscope, TEM)에서 투명한 기판으로, 그 위에 나노재료를 합성, 배열하고 원하는 모양의 전극을 형성하여 나노재료 및 나노소자의 온도변화 및 전기적 특성 측정 등이 가능하다. 이러한 기술은 Ag, Sn, Cu 등 nano-cluster의 percolation 소자, SiN 및 Graphene 나노기공 소자, SiGe, BiTe, Si, ZnO 나노선 및 CNT의 내부구조변화, 상변화 등 다양한 나노재료/나노소자의 나노현상 관찰 및 해석에 적용되었다.
목적: 본 논문은 저온열처리로 비결정 또는 결정 ZnO 박막의 UV emission 가능하다는 것이다. 방법: 화학적 용액법을 이용하여 소다-라임-실리카 유리 위에 100, 150, 200, 250 및 $300^{\circ}C$로 열처리하여 비정질 및 나노 결정질 ZnO 박막을 제조하였으며, 박막의 성장 특성 및 광학적 특성을 X-선 회절 분석법, 자외선-가시광선-근적외선 분광법 및 발광분석법을 통하여 분석하였다. 결과: $100^{\circ}C{\sim}200^{\circ}C$에서 60분간 열처리된 박막은 비정질 특성을 나타내고 있었으며, $250^{\circ}C$ 및 $300^{\circ}C$로 열처리된 박막에서는 ZnO 결정상이 나타났다. 비정질 ZnO 박막의 PL분석에 의하면 매우 강한 Near-band-edge emission이 나타났으며, Green emission은 거의 검출되지 않았다. 결론: 앞으로는 저온에서 ZnO 광전자소자를 쉽게 제조할 수 있을 것이다.
Omega-shaped-gate (OSG) nanowire-based field effect transistors (FETs) have been attracted recently attention due to their highdevice performance expected from theoretical simulations among nanowire-based FETs with other gate geometries. OSG FETs with the channels of ZnO nanowires were successfully fabricated in this study with photolithographic processes. In the OSG FETs fabricated on oxidized Si substrates, the channels of ZnO nanowires with diameters of about 60 nm are coated surroundingly by $Al_{2}O_{3}$ as gate dielectrics with atomic layer deposition. About 80 % of the surfaces of the nanowires coated with $Al_{2}O_{3}$ is covered with gate metal to form OSG FETs. A representative OSG FET fabricated in this study exhibits a mobility of 98.9 $cm^{2}/Vs$, a peak transconductance of 0.4 ${\mu}S$, and an Ion/Ioff ratio of $10^6$ the value of the Ion/Ioff ratio obtained from this OSG FET is the highest among nanowire-based FETs, to our knowledge. Its mobility, peak transconductance, and Ion/Ioff ratio arc remarkably enhanced by 11.5, 32, and $10^6$ times, respectively, compared with a back-gate FET with the same ZnO nanowire channel as utilized in the OSG FET.
Transparent conductive thin films (TCFs) are essential materials for solar cells, organic light-emitting diodes, and display panels. Indium tin oxide (ITO) is one of the most widely used commercial materials to create TCFs'; however, new materials that can possibly replace ITO at a lower cost and/or those possessing mechanical flexibility are urgently needed. Silver nanowire (AgNW) is one of those promising materials, as it is less expensive and possesses superior mechanical flexibility as compared to ITO. We used AgNW and sol-gel ZnO to fabricate composite thin films by spray coating. We propose two spray-coating methods: the 'metal-organic chemical vapor deposition (MOCVD)/AgNW' method and the Mixture method. These two methods are expected to be commercialized for high-quality and low-cost products, respectively.
$Mg_xNi_yZn_{1-x-y}Fe_2O_4$ ferrite powders were prepared by self-propagating high temperature synthesis followed by classifying with an ultrasonic wet-magnetic separation unit to get high pure nano-sized particles. The $Mg_xNi_yZn_{1-x-y}Fe_2O_4$ ferrites were well formed by using several powders like iron, nickel oxide, zinc oxide and magnesium oxide at 0.1 MPa of oxygen pressure. The ultrasonic wet-magnetic separation of pre-mechanical milled ferrite powders resulted in producing the powders with average size of 800 nm. The addition of a surfactant during the wet-magnetic separation process improved productivity more than twice. The coercive force, maximum magnetization and residual magnetization of the $Mg_xNi_yZn_{1-x-y}Fe_2O_4$ nano-powders with 800 nm size were 3651 A/m, $53.92Am^2/kg$ and $4.0Am^2/kg$, respectively.

The ultrasonic wet-magnetic separation of pre-mechanical milled ferrite powders produced the powders with average size of $3.7-0.8{\mu}m$. The addition of a surfactant during the separation process improved productivity more than twice. The coercive force, maximum magnetization and residual magnetization of the $Mg_xNi_yZn_{1-x-y}Fe_2O_4$ nano-powders with 810 nm size were 45.89 Oe, 53.92 emu/gOe, 0.4 emu/Oe, respectively.
