Die to Wafer Hybrid Bonding을 위한 Flexure 적용 Bond head 개발 (Development of Flexure Applied Bond head for Die to Wafer Hybrid Bonding)

  • Die-to-wafer (D2W) hybrid bonding in the multilayer semiconductor manufacturing process is one of wafer direct bonding, and various studies are being conducted around the world. A noteworthy point in the current die-to-wafer process is that a lot of voids occur on the bonding surface of the die during bonding. In this study, as a suggested method for removing voids generated during the D2W hybrid bonding process, a flexible mechanism for implementing convex for die bonding to be applied to the bond head is proposed. In addition, modeling of flexible mechanisms, analysis/design/control/evaluation of static/dynamics properties are performed. The proposed system was controlled by capacitive sensor (lion precision, CPL 290), piezo actuator (P-888,91), and dSpace. This flexure mechanism implemented a working range of 200 ㎛, resolution(3σ) of 7.276nm, Inposition(3σ) of 3.503nm, settling time(2%) of 500.133ms by applying a reverse bridge type mechanism and leaf spring guide, and at the same time realized a maximum step difference of 6 ㎛ between die edge and center. The results of this study are applied to the D2W hybrid bonding process and are expected to bring about an effect of increasing semiconductor yield through void removal. In addition, it is expected that it can be utilized as a system that meets the convex variable amount required for each device by adjusting the elongation amount of the piezo actuator coupled to the flexible mechanism in a precise unit.

레이저가 조사된 아세틸렌에서의 임계전이를 거쳐서 형성된 쉘 형상 카본 나노입자에 관한 연구 (Formation of Shell-Shaped Carbon Nanoparticles through Critical Transition in Irradiated Acetylene)

  • Shell shaped hollow carbon nanoparticles are synthesized in the oxygen-hydrogen diffusion flame with $C_{2}H_{2}$ as precursor when it is irradiated with $CO_{2}$ laser of certain power. Below this power of laser, we couldn't get any other but amorphous soot. This shell shaped hollow carbon nanoparticles shows outer wall of high degree of crystallinity with void space inside of itself. And size distribution of these nanoparticles is measured with TEM image analysis. Also the structural comparison between this carbon nanoparticle and soot is done by Raman and XRD measurement. These results show this carbon nanoparticles are of grapheme structure, which means it has good crystallinity when compared with soot.

Development of Drainage Asphalt Mixture Using Large Size Aggregate and Its Performance on Test Pavement

  • Recently, there has been a remarkable trend of using aggregates at sizes smaller than 13 mm for drainage asphalt pavement (DAP) in order to reduce the noise generated between vehicle tires and road surface. These DAPs have their performance and durability seriously worsen after several years in-service due to the clogging of void space and the abrasion. This paper proposes the use of large size aggregates in porous asphalt mixtures to overcome these defects. Results of laboratory and field experiments on asphalt mixtures with several aggregate gradations are investigated and compared. The study focuses on advantages of DAP using large size aggregate and on particle size combinations containing no fine aggregates of size 2.36 mm or less, which have not been considered in current engineering practice.

Responses of Submerged Double Hull Pontoon/Membrane Breakwater

  • The present paper outlines the numerical investigation of the incident wave interactions with fully submerged and floating dual double hull pontoon/vertical porous membrane breakwaters. Two dimensional five fluid-domains hydro-elastic formulation was carried out in the context of linear wave body interaction theory to study the wave interaction with the double hull of pontoon-membranes. The submerged circular pontoon is consisted of double hulls, which is filled with water in the void space between the outer structure and inner solid buoyant structure. Hydrodynamic characteristics of the proposed system with dual floating double-hull-pontoons filled with water have been studied numerically for the various incident waves. This study is a beginning stage research for the dual double hull porous pontoons/vertical porous membranes breakwaters which is ideally designed in order to suppress significantly the transmitted and reflected waves simultaneously.

액정을 이용한 광자결정의 형성과 전기광학 효과 (Electro-optic Behavior of Photonic Crystals with Nematic Liquid-Crystal)

  • In this paper, we present a study of the structure and electro-optic behavior of hybrid liquid-crystal-silica sphere composite photonic crystals, formed by filling the (26% by volume) void space of fee (face centered cubic) silica opals infiltrated with a nematic liquid crystal. Three dimensional photonic crystals of visible range were fabricated via a self assembly method of silica spheres of submicron diameter. The expected fee structure was confirmed by scanning electron microscopy (SEM) of the dehydrated crystal with glass removed. The photonic crystal exhibited significant electric-field-induced shift of the optical Bragg reflection peak when the liquid crystal has the long molecular axis oriented parallel to the sphere surfaces.

  • 원자력시설을 운영함에 있어 방사성폐기물의 발생은 필연적이며, 형상 또한 다양하게 발생 되고 있으며 압축성 폐기물의 처리방법으로는 국내 전원자력발전소는 일반적인 압축기의 원리를 이용하여 체적을 감용(Reduction)처리 하고 있으나 폐기물에 의한 탄성(Back-Spring), 폐기물 사이의 공간(Void-Space)등으로 감용을 크게 충족시키기 어려운 현실이다. 본 연구에서는 다양한 형태의 방서성폐기물을 진공압축 팩(Vacuum Shrink-Pack)에 수용 후 진공을 걸어 폐기물고유의 부피를 감용($50{\sim}80%$) 처리 후 압축시(저압 압축기) 도출된 미비점을 토대로 감용비가 크게 향상된 진공 압축기를 개발하기위한 실증 실험을 소개하고자한다.

  • Morphology of contemporary city streets is composed of overlapping infrastructures corresponding to the new street within the established organization, contemporary system, future circumstance, and population. As well, two overlaid organizations and morphological, historical, social and physical development lead to sharp acute algle(triangular) site, and the architecture in this site has a restriction on the availability of the internal space and the external design due to outside shape sharpness. We want to have a positive effect on the internal and external design of the architecture in the future by categorization of the shape and processing characteristics of the acute angle corner of the trilateral site. The characteristics and design categorization shown in this case study are as follows. Constitution a unique and independent form, lead streets and shape a exclusive image of the landscape, alleviate sharpness by configuring a acute angle point as a plane, use void to give reserve character, replace roundness for companionability to induce ambience in the road, embrace the characteristics of the site and create internal spaces and functions, emphasize the characteristics of each stairs, retain of uniqueness and highlight the characteristics of a vertical elements.

주요 영향요소를 고려한 쉴드TBM 터널 3차원 수치해석기법 연구 (Study on the 3 dimensional numerical analysis method for shield TBM tunnel considering key factors)

  • 쉴드TBM 터널을 대상으로 하는 3차원 수치해석은 gap, tail void, 세그먼트설치, 뒤채움재 주입 등과 같은 쉴드TBM 굴착의 여러 특성들을 고려하여 시공과정을 반영할 수 있는 해석이 수행되어야 한다. 그러나 기계 굴착의 특성을 고려하는 해석적 기법은 여러가지 기법들이 혼용되어 적용되는 것이 일반적으로 해석결과의 일관성과 신뢰도에 의문이 제기된다. 본 논문에서는 쉴드TBM 터널의 3차원 수치해석에 사용될 수 있는 여러 기법들을 대상으로 현장에서 실제 계측된 지표침하 데이터를 활용한 매개변수연구를 수행하였다. 그 결과 설계단계에서 지표침하와 막장압 등 터널주변지반의 거동을 유사하게 예측하고 평가하는데 활용할 수 있는 해석기법으로서 분석하고 정리하였다. skin plate 주면압, 뒤채움압과 soil model이 지표침하에 가장 큰 영향요소로 파악되었고, 응력제어기법은 해저터널과같이 굴착지반의 volume loss 정보를 얻을 수 없거나 지표침하나 막장압 등 터널 주변거동파악이 중요한 경우에 적용 가능한 것으로 판단되며, 설계자는 현장여건과 쉴드TBM의 특성이 반영된 합리적인 3차원 수치해석을 수행하는데 본 가이드라인을 기본자료로 활용될 수 있을 것으로 사료된다.

언어성에서 본 포스트모더니즘 실내디자인의 특성연구 (A Study on the Characterization of Post-Modernism Interior Design inAttri Language bute)

  • 실내 공간은 공간의 특수성으로 인하여 질료로서 결정되는 허공간으로 이 공간이 쓰임새가 가치를 결정한다. 따라서 실내가 형성하는 공간의 추상성과 각 요소들이 연합하여 하나의 공간을 이루는 특이성 있는 공간을 형성한다. 그러므로 표현되는 어휘와 상징체계는 다분히 전체성의 특징을 갖는다. 본 연구는 포스트모더니즘 경향의 실내를 언어의 과학성을 기초로 하여 상징체계를 전체성으로 분석함에 있다. 내용은 크게 3부분으로 나뉘어진다. 제 1장에서는 서론 부분, 제 2장에서는 실내디자인의 특징, 제 3에서는 어휘와 코드의 정의, 어휘가 가지고 있는 상징성과 포스트모더니즘 실내를 성격 짓는 언어학적 은유의 내용을 고찰하였으며, 제 4장에서는 포스트모더니즘 실내디자인의 일반적인 특성과 이 특징을 이루고 있는 실내요소들 중에 근간을 이루는 전통성과 장식성 대중성을 이루는 데 필요한 실내 어휘들의 언어 성을 어휘, 코드, 은유를 중심으로 분류하였다. 끝으로 제 5장에서는 찰스 젱크스(Charles Jencks)의 시 메틱 하우스(Thematic House)서재 실내 공간을 하나의 모델로 선정하여 언어학적 분석하였다.

복합산화물 $(Ba Ca)TiO_3$-ZnO의 구조적 및 유전분극 특성 (The structural and dielectric polarization characteristics of composite oxide material in $(Ba Ca)TiO_3$-Zn)

  • The ZnO is stabilize dielectric constant over a broad temperature range because its addition makes the relaxation time short. In this study, the composite oxide material (B $a_{0.85}$ $Ca_{0.15}$)Ti $O_{3}$ was mixed by ZnO additive material and the dielectric polarization characteristics was studied. The relative density was over 90[%] at all specimen in the structural characteristics. Among of the specimen, the relative density of (B $a_{0.85}$ $Ca_{0.15}$)Ti $O_{3}$ with ZnO (0.4mol) has a 95[%]. The grain size of composite oxide material with an increasing ZnO increased and it was 1.0[.mu.m]-1.22[.mu.m]. In the electrical characteristics, the charge and discharge current was increased by ZnO addition. The dielectric relaxation time was increased by space charge polarization at above 110[.deg. C] and the dielectric relaxation time was fixed by space charge polarization of para-dielectric layer at below 110[.deg. C]. The dielectric relaxation time was maximum when the grain size was small. The dielectric relaxation time is decreased with an additive material ZnO and interface polarization, existing void at the grain and grain boundary. The remnant polarization is increased and the coercive electric field is decreased by ZnO.
