  • In this paper, we have designed the p-type SiGe MOSFET and analyzed the electrical characteristics. When the gate voltage is biased to -1.5V, the threshold voltage values are -0.97V and -1.15V at room temperature and 77K, respectively. We know that the operating characteristics of SiGe MOSFET is superior to the basic Si MOSFET which the threshold voltage is -1.36V.

  • Recently, ISO/IEC SC27 WG3 is actively working on the revision of CC V3.0 to be an international standard by 2008, principally supported by Common Criteria Development Board (CCDB). Hence, it is essential for Korea to review and analyze the changes in CC V3.0, so as to be completely prepared for any change to be occurred from CC V2.* to V3.0. Taking into account of CC V3.0 being revised currently, this paper gives a general overview of revision in CC V3.0 : then, closely examines and explains the improvements and changes made by the revision in CC V3.0

  • This paper presents the simulation modeling and analysis of variable wind speed turbine system(VWTS) using Psim program In the simulation, using the Vestas V47 VWTS located in Hangwon wind farm in Jeju-Do as a model, wind model, blade model, pitch control model and grided connected generator are modeled. The VWTS is controlled by the optimal pitch angle for maximum output power under the rated wind speed and for the rated output power over the rated wind speed. To verify the effectiveness of proposed method, simulation results are compared with the actual data from the model system According to the comparison of these results, this method shows excellent performance. So it is very useful for understanding and applications of wind power control system.

  • In this paper, we considered the authoritative representation of Command and Fire Control System(CFCS) for the surface ship that was the engineering level model to develop system specifications and to analyze operational concepts on the concept design phase and to analyze military requirements, effectiveness and performance for the system. The engineering level model of CFCS can be used in simulation independently of the surface ship's type, and also it takes reuse, interoperability, and extension into consideration. The detailed sub-models, internal and external data interface, data flow among each sub-model, sensor and weapon models about the engineering level model of CFCS was defined. It was verified via engineering level simulations according to the V&V process.

  • In this paper, we propose a multi-task model that can simultaneously predict general-purpose tasks such as part-of-speech tagging, lemmatization, and dependency parsing using the UD Korean Kaist v2.3 corpus. The proposed model thus applies the self-attention technique of the BERT model and the graph-based Biaffine attention technique by fine-tuning the multilingual BERT and the two Korean-specific BERTs such as KR-BERT and KoBERT. The performances of the proposed model are compared and analyzed using the multilingual version of BERT and the two Korean-specific BERT language models.

  • This study deals with numerical determination of stress intensity factors of adhesively patch-repaired plates with cracks at V-shaped or semicircular notches. The p-convergent anisoparametric model are considered and then three-dimensional virtual crack closure technique is presented using formulations of anisoparametric elements. In assumed displacement fields of an element, strain-displacement relations and three-dimensional constitutive equations are derived with three-dimensional hierarchical shape functions expanded from one-dimensional Lobatto functions. Transfinite mapping technique is used to represent a circular boundary. The present model provides accuracy and simplicity in terms of stress concentration factor, stress distribution, the number of degrees of freedom, and non-dimensional stress intensity factor as compared with previous works in literatures. Stress intensity factors obtained by the three-dimensional virtual crack closure technique are estimated with respect to the variation of width of finite plate, radius of notch root, angular inclination of V-shaped notch, and crack length.

  • PLZT(10/30/70), PLT(10) 및 PZT(30/70) 와 같은 강유전체 박막의 이력곡선을 field-dependent polarization 모델을 이용하여 시뮬레이션하고, 측정한 실험적 결과와 비교, 분석하였다. PZT(30/70) 박막의 경우, 5V 이상의 인가전압에서 분극의 포화현상이 둔감하게 나타나고 시뮬레이션 값과의 차이도 심해 강유전체 분극이 순수한 dipole 외에도 다양한 전하의 영향을 받아 형성된다는 사실을 알 수 있다. 또, quasi-MFISFET 소자의 드레인 전류는 field-dependent polarization 모델의 강유전체 이력곡선에서 얻은 파라미터를 square-law FET 모델에 적용시켜 효과적으로 추출하였고, 모델링 결과는 실험값과 유사하였다. 그리고, quasi-MFISFET 소자의 gate 에 -10V의 ′write′ 전압을 인가한 상태에서 PZT(30/70) 박막을 사용한 경우, PLZT(10/30/70), PLT(10) 박막 보다 빨리 채널이 형성되었는데, 그 원인은 강유전체 박막에 따른 retention 특성에서 PZT(30/70) 박막의 분극 감소가 PLZT(10/30/70), PLT(10) 박막의 분극 감소 보다 약 3∼4 배 이상 크다는 점에서 찾을 수 있다.

몬테칼로 시뮬레이션에 의한 AES 및 SIMS 깊이방향 분석

  • 시뮬레이션 모델 및 AES, SIMS에 의한 깊이방향 분석의 유용성을 확인하기 위해 이체 충돌모델에 기초한 몬테칼로 시뮬레이션을 수행하였다. 이를 위해, 현 시뮬레이션에서는 충돌 캐스캐이드에 의한 interstitial 및 vacancy 원자의 발생과 각 원자 층이 일정한 원자농도를 유지하도록 interstitial에 의한 vacancy의 소멸을 고려하였다. 이 모델은 AES 깊이 방향 분석에서는 AsAs/GaAs 초격자에, SIMS 깊이 방향 분석에는 Ta2O5/SiO2 초격자에 적용되었고, 실험으로부터 얻어진 결과들을 잘 나타냈다. 0.5keV Ar+ 이온 스퍼터링에 의한 AES 깊이방향 분석의 경우 AlAs 층에서 Al의 선택 스퍼터링에 의해 AlAs 층에서 As(MVV-32eV)의 Auger 강도는 GaAs 층에서보다 약 1.2배 크게 나타났다. 이 시뮬레이션은 Ta2O5(18nm)/SiO2(0.5nm)에 대한 SIMS 깊이방향 분석에서 표면 쪽으로의 1-3nm 정도의 피크(SiO+) 이동 및 decay length도 또한 잘 설명할 수 있었다. 이때, 낮은 에너지에서 보다 더 깊은 이온빔 믹싱이 발생하기 때문에 높은 에너지에서 오히려 더 좋은 분해능을 얻을 수 있었다.

  • 신경망은 주로 전체 데이터를 중앙에서 학습시키거나 상황에 따라 데이터나 모델을 나누어 분산학습 방법으로 처리해 왔다. 그러나 데이터의 양의 증가와 보안적 이유로 인해 모든 환경에서 기존의 방법을 쓰기에 어려움이 있다. 본 연구에서는 제한된 데이터만으로 모든 데이터로 학습한 것과 같은 학습 효과를 내기 위한 방법을 제안한다. 데이터의 구성이 다른 두 가지 환경인 V-환경과 H-환경에서 학습한 모델을 어떤 방법으로 통합해야 기존의 성능과 비슷한 성능을 낼 수 있는지 연구한다. 우리는 가중치를 합치는 방법을 avg, max, absmas 3가지 방법으로 실험하였으며, 실험 결과로 V-환경에서는 기존의 성능과 비슷한 성능을 보였으며, H-환경에서는 기존의 성능에는 부족하지만, 의미 있는 성능을 보였다.

A Study on the development of a decision model on free flow and congested traffic conditions to determine the optimal ventilation capacity in highway tunnels (고속도로 터널의 적정 환기용량 계획을 위한 원활 및 지체조건 판별모델 개발에 대한 연구)

  • According to the local highway tunnel ventilation guideline, ventilation capacity calculation should be performed at the speed ranging from 10 km/h to 80 km/h. This is so reasonable method considering uncongested and congested traffic conditions in urban tunnels. But recently due to low traffic volume and very low congestion frequency in rural highway tunnels, it seems to be an inadequate way to apply the guideline. Therefore the calculation should be performed separately for the free flow and congested traffic cases classified by the appropriate decision model. This paper aims at determining unnecessary running speed range for reasonable tunnel ventilation design, considering free flow and congested traffic conditions. Firstly, traffic volumes in highway tunnels were collected and if any, the causes of congestion were investigated. And with concept of 'margin speed'($u-u_m$), the decision model on traffic congestion was developed. Applicability of the decision model was also analyzed with case study. According to the results, when design speed is 100 km/h, with V/C less than 0.1, then the range of unnecessary speed in tunnel ventilation design is less than 40 km/h; for $V/C{\leqq}0.35$, $V/C{\leqq}0.6$ and $V/C{\leqq}0.75$, the unnecessary speed ranges are found to be ${\leqq}30$, ${\leqq}20$ and ${\leqq}10km/h$, respectively.
