Crystal Growth of Polycrystalline Silicon by Directional Solidification (일방향 응고법에 의한 단결정 Si의 결정성장에 관한 연구)

  • Polycrystalline silicon was produced from metallurgical-grade Si by unidirectional solidification. Variations of impurity concentration and resistivity in the ingots have been investigated. X-ray diffraction analysis has also been performed to examine the crystal orientation. According to the X-ray diffraction analysis on the polycrystalline silicon, preferential orientation was changed from ( 220) into ( III ) with decreasing growth rate. Also, with increasing growth rate and fraction solidified, the resistivity tends to decrease.

  • meta-Nitroaniline(mNA) crystals were grown from the supercooled melt for the first time. A seed was introduced into the purified mNA melt of 100 ml 0.1 K above the melting temperature ($T_m$ : $112.0^{\circ}C$) and crystal was grown at constant supercooling of 0.1 K. The melt was stirred . mechanically and the crystal was also rotated while the growth proceeds. mNA crystals of size up to $20{\times}15{\times}15 \textrm {mm}^3 and of very high perfection could be grown for the period of one day. The bottom half of the crystal faces are well-faceted and covered by {111} and {021} faces, while the faces of the top half are not well defined. The overall crystal morphology was characterized by the unidirectional growth along one of the polar axes. The absolute direction of preferred growth was determined to be [001] by the pyroelectric measurements. The perfection of the crystal was characterized by synchrotron X-ray topography and optical characterization was made by measuring second harmonic conversion efficiency.

  • The high-speed steel (shorten as HSS) consists of Fe and several kinds of transition metal carbides. The cutting tools or wear-resistant materials made from HSS experience relatively high thermal shock because a coolant such as water or oil is flowed over the surface of heated HSS. The purpose of this research is to increase the hardness, strength, fracture toughness and thermal shock resistance of HSS. A possible strategy is to incorporate a hard ceramic material with high strength in HSS matrix. This paper describes the processing, microstructure and mechanical properties of the oriented unidirectional mullite fiber/HSS composite. The unidirectional mullite fibers of 10${\mu}{\textrm}{m}$ diameter were dispersed by the ultrasonic irradiation of 38 kHz in an ethylenglycol suspension containing HSS powder of 11${\mu}{\textrm}{m}$ median size. The dried green composites with 4-68 vol% fibers were hot-pressed for 2h at 100$0^{\circ}C$ in Ar atmosphere under a pressure of 39 MPa. The higher density was achieved in the composite with a lower content of fibers. The oriented unidirectional fibers were well dispersed in the HSS matrix. The average distance between the center of fibers in the cross section was close to the value calculated from the fiber fraction. No reaction occurred at the interfaces between HSS and mullite fibers in the composites. The composite with 13.6 vol% fibers showed 100 MPa of four point flexural strength at room temperature. The thermal expansion of composite with heating was influenced by the orientation of mullite fibers.

Silicon purification through acid leaching and unidirectional solidification (산처리와 일방향 응고를 이용한 실리콘 정제)

  • Recently the shortage of silicon resources especially for poly-silicon of purity higher than 99.9999% leads to search for the more cheap and quick synthesizing routes for silicon feedstock. In order to solve this situation, we investigated the purification process of metallurgical grade (MG) silicon of purity around 99% by the acid leaching and following the unidirectional solidification. MG-Si lumps are pulverized with a planetary mill, and then leached with HCl/$HNO_3$/HF acid solution. As a result, the concentration of metal impurities including Al, Fe, Ca, Mn, etc. decreased dramatically. This process led to silicon content higher than 99.99%. The purified silicon powders were compacted and have been melted and uni-directionally solidified with heat exchange method (HEM) furnace. The properties of multicrystalline silicon ingots were specific resistance of $0.3{\Omega}{\cdot}cm$ and minority carrier life time (MCLT) of $3.8{\mu}{\cdot}sec$.

Crystal Structure of Ca1.29Bi0.14VO4

  • The structure of a single crystal, grown by a slow cooling a melt of $Ca_{1.29}Bi_{0.14}VO_4$ composition, was analyzed. The crystals belong to the rhombohedral space group R3c and the dimensions of the unit cells are a = 10.848(1)${\AA}$, c = 38.048(6)${\AA}$, V = 3877.6(8)${\AA}^3$ for the pale yellow crystal, and a = 10.857(1), c = 38.063(6)${\AA}$, V = 3885.6(8)${\AA}^3$ for the yellow crystal, respectively. Unit cell dimensions of the crystal were larger than those of the host crystal, $Ca_3(VO_4)_2$, owing to the Bi that replaced Ca in the unit cell. Ca in the unit cell formed six, eight and nine coordinated polyhedra with O atoms and Bi replacing Ca entered the eight or nine coordinated Ca sites with different crystallographic environments in the unit cell. All the V in the unit cell formed four coordinated tetrahedra with O atoms, however V-O bond lengths in the tetrahedra were different from one another.

  • This aim of this study was to develop a process for creating bulk single-crystal YBaCuO superconductors in a high magnetic field. To support the bulk unidirectional growth of $YBa_2Cu_3O_{7-y}$, $SmBa_2Cu_3O_{7-y}$ seeds were planted inside YBaCuO composites and samples were produced by melting, enabling the growth of two YBaCuO superconductors. Due to the magnetism generated inside the superconductor of the upper sample, the magnetization inside the superconducting single crystals was evenly distributed, the sharpness of the induced magnetic force was improved, and the superconducting magnetization were significantly improved. This approach is widely applicable for the production of superconducting wires and current leads used for DC power breakers.

  • The Peltier heat absorbed or evolved at the solidiliquid interface in the unidirectional solidification process could contribute to the increase of temperature gradient in liquid and growth velocity, and the enhancement of crystal orientation. In this study, in order to measure the Peltier heat generated at the solidiliquid interface as a way of application to crystal growth, the thermoelectric effects were investigated on the temperature changes at the solid- and liquid-phase of the same material and its interface. Through the theoretical consideration, it was possible to separate sole Peltier. Thomson or Joule heat from the temperature changes due to current density, polarity, and temperature gradient. Thomson coefficient of solid- and liquid-phase as well as Peltier coefficient at the solid/liquid interface could be obtained.

  • The exchange anisotropy is the unidirectional magnetic anisotropy which comes from exchange interaction between antiferromagnetic layer and ferromagnetic layer. The application of this phenomenon to MR read head and spin-valve type GMR (Giant Magnetoresistance) head has been studied extensively. In our study, we intended to apply exchange anisotropy of NiO/NiFe bilayer to spin-valve type GMR element. Above all, we studied the exchange anisotropy of NiO/NiFe bilayer, and focused especially on the effect of NiO deposition condition. And we found that Ar pressure during NiO deposition was crucial factor for the exchange anisotropy of NiO/NiFe bilayer. The lower the Ar pressure is, the better the characteristics of exhange anisotropy is. Then, we applied this optimum condition of NiO/NiFe bilayer to spin-valve type GMR element. Finally we got spin-valve type GMR element which had 3.6 % MR ratio, 16 Oe switching field, and 0.25 %/Oe sensitivity.

  • Thermoelectric effects on the temperature changes at the solid- and liquid-phase and its interface were studied by using the unidirectional solidification of $\textrm{Bi}_{2}\textrm{Te}_{3}$. Cooling or heating effects measured with current density. polarity and current passing time were quite different. By separating sole Peltier, Thomson and Joule heat theoretically and experimentally, the Peltier coefficient at the solid/liquid interface of $\textrm{Bi}_{2}\textrm{Te}_{3}$ was -1.10$\times\textrm{10}^{-1}$V, and the Thomson coefficients of solid- and liquid-phase were 7.31\times\textrm{10}^{-4}V/K, 5.77\times\textrm{10}^{-5}V/K, respectively. When D.C. passed from solid-phase to liquid-phase during the crystal growth of $\textrm{Bi}_{2}\textrm{Te}_{3}$ the crystal with more directionality was obtained owing to increase of the temperature gradient in liquid by the Peltier cooling. But in reverse current direction, the crystallinity was not changed significantly.

Preparation of bioactive materials by crystallization sintering (결정화 소결에 의한 생체활성재료의 제조)

  • The crystal phases precipitated in various compositions glass of CaO-$SiO_2-P_2O_5$ system, were identified by XRD. E composition (CaO 49.4, $SiO_2\;36.8,\;P_2O_5$ 8.8 wt%) glass in which both apatite(($Ca_{10}(PO_4)_6O$ and $\beta$-wollastonite($CaSiO_3$) crystals would precipitate by heating, was selected as an experimental composition to prepare the glass ceramics with high bending strength and good bioactivity to the living bone. Glass powders of E composition were unidirectionally crystallized at $1050^{\circ}$C in the temperature-gadient furnace and the resultant glass ceramics were characterized. Bending strength of the glass ceramics was also measured. To investigate the bond forming ability between the glass ceramics and living bone tissue, soaking test of glass ceramics in simulated body fluid was carried out. Densed glass ceramics composed of apatite and $\beta$-wollastonite crystal were prepared by unidirectional crystallization under the optimum conditions. (2 0 2) plane of $\beta$-wollastonite crystals tended to grow perpendicularly to the crystallization direction. Average bending strength of this glass ceramics was 186.9 MPa, higher than that of the glass ceramics prepared by isothermal (not directional) crystallization In soaking test, a thin layer of apatite crystallite was formed on surface of the glass ceramics in 3 days. Apatite crystals formed on the glass ceramics could be act a role to make the chemical bond between the glass ceramics and living bone tissue.
