Through-Silicon Via (TSV) 기술은 3차원 적층 패키징를 위한 핵심 기술로서 큰 관심을 받고 있다. 그러나 TSV 기술은 아직 다양한 공정상의 문제와 신뢰성 문제를 해결해야 하는 난제가 남아 있다. 특히 구리 비아(via)와 실리콘 기판의 큰 열팽창계수의 차이로 인한 열응력은 계면 박리, 크랙 발생, 구리 protrusion 등 다양한 신뢰성 문제를 발생시킨다. 본 연구에서는 구리 TSV 구조의 열응력을 수치해석을 이용하여 분석하였으며, 3차원 TSV 비아와 실리콘 기판의 응력 및 변형을 해석하였다. 비아의 크기, 비아와 비아 사이의 간격 및 비아의 밀도가 TSV 구조의 응력에 미치는 영향을 분석하였으며, 또한 어닐링(annealing) 온도 및 비아의 크기가 구리 protrusion에 미치는 영향을 관찰하였다. 구리 TSV 구조의 신뢰성을 향상시키기 위해서는 적절한 비아와 비아 사이의 간격을 유지한 상태에서, 비아의 크기 및 비아의 밀도는 작아야 한다. 또한 구리 protrusion을 감소시키기 위해서는 비아의 크기 및 어닐링 공정과 같은 공정의 온도를 낮추어야 한다. 본 연구의 결과는 TSV 구조의 열응력과 관련된 신뢰성 이슈를 이해하고, TSV 구조의 설계 가이드라인을 제공하는데 도움을 줄 수 있을 것으로 판단된다.
The integrity of laser welded structures is decided in fracture strength and fatigue strength. This study made an effort to understand the fracture behavior considering residual stress. Experiments are conducted and analyses are performed to explore the influence of residual stress on fracture behavior of bead-on laser welded compact specimen. Fracture experiments are performed using ASTM 1820. The performed analyses included thermo-elasto-plastic analyses for residual stress and subsequent J-integral calculation. A modified J integral is calculated in the presence of residual stresses. The J-integral is path-independent for combination of residual stress field and stress due to mechanical loading. The results indicates that the tensile residual stress near crack front bring the low fracture load while the compressive residual stress bring the high fracture load compared to no residual stress specimen. These results quantitatively understand the influence of residual stress on fracture behavior.
The brake system is important part of automobile safety system. The disc brake system is divided two parts: the rotating axisymmetrical disc and the stationary pads. During braking, the kinetic energy and potential energy of moving vehicle were converted into the thermal energy through frictional heat between the brake disc and the pads. The frictional heat, which is generated on the interface of the disc and pads, can cause high temperature during the braking process. The object of present work is to determine temperature and thermal stress, to compare to simulation results and experimental results in the disc by partial 3D model of ventilated disc brake with appropriate boundary conditions. In the simulation process, the mechanical loads were applied to the thermo-mechanical coupling analysis in order to simulate the process of heat produced by friction.

A two-dimensional BEM code, $FRACOD^{2D}$, was applied to simulate fracture initiation and propagation processes in a rock pillar during an in situ heater test of a rock pillar planned at the $\"{A}sp\"{o}$ Underground Rock laboratory of SKB, in Southern Sweden. To take the advantage of conventional BEM for simulating fracturing processes, but without efforts for domain integral transformation, a hybrid approach is developed to simulate the fracturing processes in rock pillar under coupled thermo-mechanical loading. The code FRACOD was used for simulating the fracture initiation and propagation processes with its boundary tractions reflecting the effects of the initial and redistributed thermomechanical stresses in the domain of interest at multiple excavation and heating steps were produced by a special algorithm of stress inversion, based on resultant thermo-mechanical stress fields at each excavation and heat loading step by a FEM code without considering fracturing processes. This hybrid approach can take the advantages of both types of numerical methods and avoids their shortcomings for fracturing process simulation and domain effects, respectively. In this paper, we present the hybrid approach for the stress, displacements, and fracturing processes at sequential excavation and heating steps of the in situ heater test as a predictive modelling, the formulation of the fracturing models and the predictive results. Two sections of borehole depth, 0.5 m and 1.5 m below the tunnel floor are considered. The pillar area is modelled with the FRACOD and the stress field produced by excavation and heating is transferred with corresponding boundary stresses. From the modelling results, the degree of fracturing and damage are evaluated for 120 days of heating. Dominated shear fracturing in the vicinity of the central pillar was observed from the models at both sections, but spalled area appears to be limited. Based on the modelling results, a sensitivity study for the effect of pre-existing fractures in the vicinity of the holes is also conducted, and the initiation and evolution of EDZ around the deposition holes are investigated using this particular numerical technique.
Muskhelishvili 의 복소수방법에 의해 일반적 하중 즉 열 및 기계적 하중을 받는 무한 탄성체내에 공동을 가정하고 그 주위의 응력 및 변위를 유도하였다. 선형트랙(line rack)이 부분적으로 또는 완정히 닫힐 임계하중조건과 그때의 응력세기 계수 (stress intensity factor)를 McClintork와 Walsh 의 크랙닫힘에 관한 결정에 기초를 두고 해석학적으로 유도하였다.
Analytical approach was followed in this work under both the steady state and transient operating conditions to find optimum boundary conditions, where the optically accessible quartz engine can run safely without breaking. Temperature and stress distribution was predicted by FEM analysis. In order to validate thermal boundary condition, model reliability and constraint, outside cylinder temperature was measured and previous study was also followed up numerically. To reduce thermal stress level, three types of outside cooling (natural, moderate forced and intensive forced convection) were considered. Effects of clamping force and combustion pressure were conducted to investigate mechanical stress level. Cylinder thickness, was changed to fine the optimum cylinder thickness. The versatile results achieved from this work can be basic indication, which is capable of causing a sudden quartz cylinder breaking during fired operation.
The Helium cooled ceramic reflector(HCCR) test blanket module(TBM) has been designed and developed to participate the ITER(International Thermonuclear Experimental Reactor) test blanket program in Korea. The TBM was one of the main objectives for developing ITER for proving the tritium self-sufficiency and the heat transfers to produce the electricity with the breeding blanket concept. Among the TBM components, the first wall(FW) was the most important component in safety since it was directly faced a high level of a heat and fast neutrons from the plasma side and could protect the others components inside TBM. In this paper, the FW has been designed through the thermo-mechanical analysis considering ITER operation conditions. With the developed simple models, the stress limit analysis based on RCC-MR code which is the nuclear power plant design codes in France was evaluated for the allowable design criteria. The results showed that the designed FW model satisfied $1.5S_m$ or $3S_m$ of the allowable stress($S_m$) in RCC-MR code at the maximum stress region in the FW.

In this paper, the dynamic response of functionally gradient steel (FGS) composite cylindrical panels in steady-state thermal environments subjected to impulsive loads is investigated for the first time. FGSs composed of graded ferritic and austenitic regions together with bainite and martensite intermediate layers are analyzed. Thermo-mechanical material properties of FGS composites are predicted according to the microhardness profile of FGS composites and approximated with appropriate functions. Based on the three-dimensional theory of thermo-elasticity, the governing equations of motionare derived in spatial and time domains. These equations are solved using the hybrid Fourier series expansion-Galerkin finite element method-Newmark approach for simply supported boundary conditions. The present solution is then applied to the thermo-elastic dynamic analysis of cylindrical panels with three different arrangements of material compositions of FGSs including ${\alpha}{\beta}{\gamma}M{\gamma}$, ${\alpha}{\beta}{\gamma}{\beta}{\alpha}$ and ${\gamma}{\beta}{\alpha}{\beta}{\gamma}$ composites. Benchmark results on the displacement and stress time-histories of FGS cylindrical panels in thermal environments under various pulse loads are presented and discussed in detail. Due to the absence of similar results in the specialized literature, this paper is likely to fill a gap in the state of the art of this problem, and provide pertinent results that are instrumental in the design of FGS structures under time-dependent mechanical loadings.
This paper is the first step fur thermo-mechanical stress analyses of part with coated layer under contact load. A lot of coated material is applied in many structures to endure severe situation, like thermal stresses, high temperature gradients, irradiation, impacts by microscopic meteorites, and so on. In this part we are going to apply the FEM to analyze space parts with a coated layer subjected to a contact load thermo-mechanically. Coating layer is very thin in comparision with the structure, therefore it should take more times and behaviors to analyze whole model. In these reason we develop the FEM method of analyzing part with coated layer under contact load using partial model. Steady state temperature distribution of the part is obtained first, and then we apply quasi-static external load on the part. To obtain the final stage of solution, we compute the total solution, and by subtracting the thermal strain from the total ones we get the mechanical strains to compute stresses of the parts. In using the FEM, one has to discretize the model into many sub-domain, finite elements. The method is consisited of two steps. First step is to analyze the whole model with rather coarse meshes. Second step we cut a small region near the loading point, and analyze with very fine meshes. This method is allowable by the Saint-Venant's principle. And then, we finally shall check the therma1 load on the stresses of the space part with coating layer with or without substrate cracks. Then, we predict the actual behaviors of the part used in space.
가스터빈엔진 내의 블레이드에서는 표면에 외부의 찬 공기를 흘려주는 작은 냉각 홀들을 가공하고 열 차단 코팅시스템을 코팅하는 방법으로 기지금속을 고온에서 보호한다. 열 차단 코팅은 열피로 과정에서 산화막의 성장 및 접합층과 산화막의 열팽창계수의 불일치로 산화막내부에 잔류응력이 발생하며 궁극적으로 코팅층의 분리를 유발한다. 본 연구에서는 내열합금 시편 표면에 작은 홀을 가공하여 여러 가지 고온 유지 조건에서 열 및 기계적 피로 시험을 수행하여 홀 주위의 산화막의 변형을 관찰하였다. 실험결과 기계적 피로가 홀 주위의 산화막의 변형에 중요한 영향을 미치며, 동일한 산화막 두께에서 고온 유지 시간이 짧을수록 변형이 쉽게 발생 하였다. 또한 본 연구에서는 홀 주위 산화막의 응력해석을 위한 이론적인 연구도 시도되었다.
