Flip chip assembly on organic substrates using ACAs have received much attentions due to many advantages such as easier processing, good electrical performance, lower cost, and low temperature processing compatible with organic substrates. ACAs are generally composed of epoxy polymer resin and small amount of conductive fillers (less than 10 wt.%). As a result, ACAs have almost the same CTE values as an epoxy material itself which are higher than conventional underfill materials which contains lots of fillers. Therefore, it is necessary to lower the CTE value of ACAs to obtain more reliable flip chip assembly on organic substrates using ACAs. To modify the ACA composite materials with some amount of conductive fillers, non-conductive fillers were incorporated into ACAs. In this paper, we investigated the effect of fillers on the thermo-mechanical properties of modified ACA composite materials and the reliability of flip chip assembly on organic substrates using modified ACA composite materials. Contact resistance changes were measured during reliability tests such as thermal cycling, high humidity and temperature, and high temperature at dry condition. It was observed that reliability results were significantly affected by CTEs of ACA materials especially at the thermal cycling test. Results showed that flip chip assembly using modified ACA composites with lower CTEs and higher modulus by loading non-conducting fillers exhibited better contact resistance behavior than conventional ACAs without non-conducting fillers. Microwave model and high-frequency measurement of the ACF flip-chip interconnection was investigated using a microwave network analysis. ACF flip chip interconnection has only below 0.1nH, and very stable up to 13 GHz. Over the 13 GHz, there was significant loss because of epoxy capacitance of ACF. However, the addition of $SiO_2filler$ to the ACF lowered the dielectric constant of the ACF materials resulting in an increase of resonance frequency up to 15 GHz. Our results indicate that the electrical performance of ACF combined with electroless Wi/Au bump interconnection is comparable to that of solder joint.

Opening of fractures induced by shear dilation or normal deformation can be a significant source of fracture permeability change in fractured rock, which is important for the performance assessment of geological repositories for spent nuclear fuel. As the repository generates heat and later cools the fluid-carrying ability of the rocks becomes a dynamic variable during the lifespan of the repository. Heating causes expansion of the rock close to the repository and, at the same time, contraction close to the surface. During the cooling phase of the repository, the opposite takes place. Heating and cooling together with the, virgin stress can induce shear dilation of fractures and deformation zones and change the flow field around the repository. The objectives of this work are to examine the contribution of thermal stress to the shear slip of fracture in mid- and far-field around a KBS-3 type of repository and to investigate the effect of evolution of stress on the rock mass permeability. In the first part of this study, zones of fracture shear slip were examined by conducting a three-dimensional, thermo-mechanical analysis of a spent fuel repository model in the size of 2 km $\times$ 2 km $\times$ 800 m. Stress evolutions of importance for fracture shear slip are: (1) comparatively high horizontal compressive thermal stress at the repository level, (2) generation of vertical tensile thermal stress right above the repository, (3) horizontal tensile stress near the surface, which can induce tensile failure, and generation of shear stresses at the comers of the repository. In the second part of the study, fracture data from Forsmark, Sweden is used to establish fracture network models (DFN). Stress paths obtained from the thermo-mechanical analysis were used as boundary conditions in DFN-DEM (Discrete Element Method) analysis of six DFN models at the repository level. Increases of permeability up to a factor of four were observed during thermal loading history and shear dilation of fractures was not recovered after cooling of the repository. An understanding of the stress path and potential areas of slip induced shear dilation and related permeability changes during the lifetime of a repository for spent nuclear fuel is of utmost importance for analysing long-term safety. The result of this study will assist in identifying critical areas around a repository where fracture shear slip is likely to develop. The presentation also includes a brief introduction to the ongoing site investigation on two candidate sites for geological repository in Sweden.

The Korean traditional 'Ondol' system has been a target for innovation to meet the requirements of sustainable domestic building and low carbon emission energy utilization. Simulation techniques provide designers and researchers with powerful tools to predict heating load and thermal behaviour of Ondol systems installed in various contexts. However, there are few studies on Ondol models, especially associated with multi-stories buildings of which type covers about 50% of Korean housing stock. In this study, we analyzed the double floor Ondol system on the multi-stories buildings using the ESP-r program. On the basis of the double floor Ondol system, we suggested the new modelling method that is composed of the Vent zone and Ondol zone. Using the this model, sensitivity analysis was carried out to refine the applicability of the model taking account of control conditions, constructions, air change and air flow network method and CFD analysis using the FLUENT. The air layer has enough temperature to use in heating zone. It is suggested that the simplicity of the model will allow building designers and mechanical engineers easily to implement scenario-based assessments of design options as well as control strategies. Later, we will simulate the real buildings and analyze the air distributions using the Fluent according to the various conditions.

On March 11, 2011, an earthquake followed by a tsunami caused an extended station blackout (SBO) at the Fukushima Dai-ichi NPP Units. The accident was initiated by a total loss of both onsite and offsite electrical power resulting in the loss of the ultimate heat sink for several days, and a consequent core melt in some units where proper mitigation strategies could not be implemented in a timely fashion. To enhance the plant's coping capability, the Diverse and Flexible Strategies (FLEX) were proposed to append the Emergency Operation Procedures (EOPs) by relying on portable equipment as an additional line of defense. To assess the success window of FLEX strategies, all sources of uncertainties need to be considered, using a physics-based model or system code. This necessitates conducting a large number of simulations to reflect all potential variations in initial, boundary, and design conditions as well as thermophysical properties, empirical models, and scenario uncertainties. Alternatively, data-driven models may provide a fast tool to predict the success window of FLEX strategies given the underlying uncertainties. This paper explores the applicability of Artificial Intelligence (AI) to identify the success window of FLEX strategy for extended SBO. The developed model can be trained and validated using data produced by the lumped parameter thermal-hydraulic code, MARS-KS, as best estimate system code loosely coupled with Dakota for uncertainty quantification. A Systems Engineering (SE) approach is used to plan and manage the process of using AI to predict the success window of FLEX strategies under extended SBO conditions.
Recent development of a smart structures module and its successful integration with a multidisciplinary design optimization software $ASTROS^*$ and an Aeroservoelasticity module is presented. A modeled F-16 wing using piezoelectric actuators is used as an example to demonstrate the integrated software capability to design a flutter suppression system. For an active control design, neural network based controller is used for this study. A smart structures module is developed by modifying the existing thermal loads module in $ASTROS^*$ in order to include the effects of the induced strain due to piezoelectric actuation. The control surface/piezoelectric equivalence model principle is developed, which ensures the interchangeability between the control surface force input and the piezoelectric force input to the Aeroservoelasticity modules in $ASTROS^*$. The results show that the developed controller can increase the flutter speed.
In TIG welding of pipe, back bead size monitoring is important for weld quality assurance. Many researches have been performed on estimation of the back bead size by heat conduction analysis. However numerical conduction model based on many uncertain thermal parameters causes remarkable errors and thermomechanical phenomena in molten pool can not be considered. In this paper, filler wire feeding force in addition to weld current, wire feedrate, torch travel speed and orbital position angle is monitored to estimate back bead size in orbital TIG welding. Monitored welding process variables are fed into an artificial neural network estimator which has been trained with the monitored process variables (input patterns) and actual back bead size (output patterns). Experimental verification of the proposed estimation method was performed. The predicted results are in a good agreement with the actual back bead shape. The results are quite promising in that estimation of invisible back bead shape can be achieved by analyzing the welding parameters without any conventional NDT of welds.
This paper analyse impacts of Community Energy System (CES) on the grid during transition periods for integrating of the CES and the grid. In the near future, CES might be one of major energy supply structures. The basic concept of CES is that it supplies electrical and thermal energy to the local customer loads through the islanded power network separated from the grid. Therefore, the interconnection with the grid occurs only when the energy supply from the CES generators does not meet the demand of the local load. For avoiding impacting the grid during the transition operation modes of CES, it is necessary to thoroughly analyse the influences on the grid during those periods. In order to show them, in this paper, we model the CES with 2.34 WVA DG and simulate the impacts on the grid due to interconnection of CES The simulation results show that, in order to reduce bad influences of CES on the grid, CES need the efficient load management and generation control schemes during the transition periods.

Efficiency of the compressor is most important parameter in the domestic refrigerator which runs year around. With developed analytical model about heat transfer analysis in the hermetic compressor, parametric study was performed to know the effect on efficiency by design and material modification of the compressor. Volumetric efficiency of the compressor increased approximately $3\%$ when insulation is increased about $50\%$ in suction component. However, the insulation effect on discharge component was only $1\%$. When the thermal conductivity of the discharge plenum is reduced from 300 to 20 $W/m{\cdot}K$, volumetric efficiency increased about $3.1\%$. There is no attraction in efficiency increment with variation of outside surface area of the compressor and radial heat transfer coefficient of the solid component in the compressor shell.

This paper proposes the architecture and major functionalities of IT converged smart outdoor exercise equipment and health cashback system. It provides basic information such as date, time, weather information, and display the amount of exercise, thermal images for monitoring the change of user's body temperature and health cashback point. The amount of exercise is transferred to a health cashback server via mobile communication network and the server provides the exercise history and health cashback point. Also, as additional public services, a fine dust alarm light and an emergency alarm function are embedded. The proposed IT converged smart outdoor exercise equipment will be a reference model for studying and commercializing the next generation product.
Water cycle algorithm (WCA) has been a very effective optimization technique for complex engineering problems. This study employs the WCA for simultaneous prediction of heating load (LH) and cooling load (LC) in residential buildings. This algorithm is responsible for optimally tuning a neural network (NN). Utilizing 614 records, the behavior of the LH and LC is explored and the captured knowledge is then used to predict for 154 unanalyzed building conditions. Since the WCA is a population-based algorithm, different numbers of the searching agents were tested to find the most optimum configuration. It was observed that the best solution is discovered by 500 agents. A comparison with five newly-developed benchmark optimizers, namely equilibrium optimizer (EO), multi-tracker optimization algorithm (MTOA), slime mould algorithm (SMA), multi-verse optimizer (MVO), and electromagnetic field optimization (EFO) revealed that the WCANN predicts the desired parameters with considerably larger accuracy. Obtained root mean square errors (1.4866, 2.1296, 2.8279, 2.5727, 2.5337, and 2.3029 for the LH and 2.1767, 2.6459, 3.1821, 2.9732, 2.9616, and 2.6890 for the LC) indicated that the most reliable prediction was presented by the proposed model. The EFONN, however, provided a more time-effective solution. Lastly, an explicit predictive formula was elicited from the WCANN.
