TCO 박막의 결정 구조 및 표면 특성에 따른 OLED 소자의 특성

  • OLED소자의 양극재료로써 현재는 산화인듐주석(ITO : indium tin oxide) 박막이 널리 이용되고 있다. 그러나 낮은 전기 비저항과 높은 투과도를 갖는 ITO 박막을 얻기 위해서는 $300^{\circ}C$ 이상의 고온에서 성막되어야 하며, 원료 물질인 인듐의 수급량 부족으로 인한 문제점과 독성, 저온증착의 어려움, 스퍼터링 시 음이온 충격에 의한 막 손상으로 저항의 증가의 문제점이 있고, 또한 유기발광소자의 투명전극으로 쓰일 경우에 유기물과의 계면 부적합성, 액정디스플레이의 투명전극으로 사용될 경우에 $400^{\circ}C$정도의 놓은 온도와 수소 플라즈마 분위기에서 장시간 노출 시 열화로 인한 광학적 특성변화가 문제가 된다. 이러한 문제점을 지닌 ITO 박막을 대체할 수 있는 물질로 산화 인듐아연(lZO) 박막이 많은 각광을 받고 있다. IZO(Indium Zinc Oxide) 박막은 저온 ($100^{\circ}C$ 이상)에서 증착이 가능하고 추가적인 열처리 없이도 가시광 영역에서 90% 이상의 광 투과도와 ${\sim}10^{-4}{\Omega}cm$ 이하의 낳은 전기 비저항을 갖는 것으로 알려져 있다. 이러한 IZO박막은 성막 후 고온의 열처리 과정이 필요 없기 때문에 폴리카보네이트와 같은 유기물 기판을 사용하여 제작 가능한 유연한 평판형 표시 소자의 제작에도 적용될 수 있다. IZO(Indium Zinc Oxide) 박막은 상온 공정에서도 우수한 전기적, 광학적, 표면 특성을 나타낼 뿐만 아니라 양극재료로써 높은 일함수를 가지고 있어 고효율의 유기 발광 소자를 구현하는데 유리한 재료라 판단된다. 본 연구에서는 TCO 박막의 면 저항과 표면 거칠기가 OLED 소자의 성능에 미치는 영향을 조사하였다. R.F Magnetron Sputtering을 이용하여 투명 전도막을 성막 형성 하였으며, 기판온도와 증착과정에서 주입되는 산소, 수소의 유랑 변화가 박막의 구조적, 전기적 특성에 어떠한 영향 미치는 것인가를 자세히 규명하였다 ITO 와 IZO박막은 챔버 내 다양한 가스 분위기(Ar, $Ar+O_2$ and $Ar+H_2$) 에서 R.F Magnetron Sputtering 방법으로 증착했다. TCO박막의 구조적인 이해를 돕기 위해서 X-ray diffraction 과 FESEM으로 분석했다. 광학적 투과도와 박막의 두께는 Ultraviolet Spectrophotometer(Varian, cary-500)와 Surface profile mersurement system으로 각각 측정하였다. 면저항, charge carrier농도, 그리고 TCO박막의 이동성과 길은 전기적특성은 Four-point probe와 Hall Effect Measurement(HMS-3000)로 각각 측정한다. TCO 박막의 표면 거칠기에 따른 OLED소자의 성능분석 측면에서는 TCO 박막의 표면 거칠기 조절을 위해 photo lithography 공정을 사용하여 TCO 박막을 에칭 하였다. 미세사이즈 패턴 마스크가 사용되고 에칭의 깊이는 에칭시간에 따라 조절한다. TCO박막의 표면 형태는 FESEM과 AFM으로 관찰하고 그리고 나서 유기메탈과 음극 전극을 연속적으로 TCO 박막위에 증착한다. 투명전극으로 사용되는 IZO기판 상용화를 위해 IZO기판 위에 $\alpha$-NPB, Alq3, LiF, Al순서로 OLED소자를 제작하였다. 전류밀도와 전압 그리고 발광과 OLED소자의 전압과 같은 전기적 특성은 Spectrometer (minolta CS-1000A) 에 의하여 I-V-L분석을 했다.

Age Dating and Paleoenvironmental Changes of the Kunang Cave Paleolithic Site

  • The Kunang cave paleolithic site is located at Tanyang [$N37^{\circ}2'$, $128^{\circ}21'E$], Chungbuk Province, which is in the Central part of the Korean peninsula. The cave is developed at 312 amsl in a karstic mountainous area. The South Han River flows across this region and other caves can also be found near the river. The site was discovered in 1986 and excavated 3 times by the Chungbuk National University Museum until now. The cave was wellpreserved from modem human activities until the first discovery. The full length of the cave is estimated to be ca. 140 m. However, a spacious part up to 11 m from the entrance has been excavated. Eight lithological units are divided over the vertical profile at a depth of 5 m. Each unit is deposited in ascending order as follow: mud layer (Unit 9), lower complex (Unit 8) which is composed of angular blocks and fragments with a muddy matrix, lower travertine layer (Unit 7; flowstone), middle complex (Unit 6; cultural layer) which is composed of fragments with a muddy matrix, middle travertine layer (Unit 5; flowstone), yellowish muddy layer (Unit 4), upper complex (Unit 3; cultural layer) which has a similar composition to Unit 8. the upper travertine layer (Unit 2; flowstone), and finally surface soil layer (Unit 1). The most abundant vestiges in the cultural layers are the animal bones. They are small fractured pieces and mostly less than 3 cm in length. About 3,800 bone pieces from 25 animal species have been collected so far, 90 percent of them belonging to young deers. Previous archaeological study of these bone pieces shows thatprehistoric people occupied the cavenot for permanent dwelling but for temporary shelter during their seasonal hunting activity. More extensive studies of these bones together with pollen analysis are in progress to reconstruct the paleoenvironment of this cave. Only a single date (12,500 BP) obtained from a U-Th measurement of the upper travertine layer was previously available. In spite of the importance of the cave stratigraphy, there was no detail chronological investigation to establish the depositional process of the cultural layers and to understand the periodic structure of the cave strata, alternating travertine floor and complex layers. We have measured five 14C age dating (38900+/-1000, 36400+/-900, 40600+/-1600, more than 51000 and 52000 14C BP) using Seoul National University 14C AMS facility, conducted systematic process of the collagen extraction from bone fragments samples. From the result, we estimate that sedimentation rate of the cave earth is constant, and that the travertine layers, Unit 2 and Unit 3, was formed during MIS 5a(ca. 80 kBP) and MIS 5c (ca. 100 kBP) respectively. The Kunang Cave site is located at Yochonli of the region of Danyang in the mid-eastern part of Korea. This region is compased of limestones in which many caves were found and the Nam-han river flows meanderingly. The excavations were carried out three times in 1986, 1988, and 1998.

Application of Analysis Models on Soil Water Retention Characteristics in Anthropogenic Soil (인위적으로 변경된 토양에서의 수분보유특성 해석 모형의 적용)

  • This study was conducted to assess the propriety of models for soil water characteristics estimation in anthropogenic soil through the measurement of soil water content and soil water matric potential. Soil profile was characterized with four different soil layers. Soil texture was loamy sand for the first soil layer (from soil surface to 30 cm soil depth), sand for the second (30~70 cm soil depth) and the third soil layers (70~120 cm soil depth), and sandy loam for the fourth soil layer (120 cm < soil depth). Soil water retention curve (SWRC), the relation between soil water content and soil water matric potential, took a similar trend between different layers except the layer of below 120 cm soil depth. The estimation of SWRC and air entry value was better in van Genuchten model by analytical method than in Brooks-Corey model with power function. Therefore, it could be concluded that van Genuchten model is more desirable than Brook-Corey model for estimating soil water characteristics of anthropogenic soil accumulated with saprolite.

Surface Characteristics and Spontaneous Combustibility of Coal Treated with Non-polar Solvent under Room Temperature (상온에서의 용매 처리를 통한 저등급 석탄의 표면물성 및 자연발화 특성 변화)

  • This study investigated the spontaneous combustion behavior of solvent-treated low rank coals. Indonesian lignite (a KBB and SM coal) and sub-bituminous (a Roto coal) were mixed with non-polar 1-methyl naphthalene (1MN) either by mechanical agitation or ultrasonication. The property change associated with 1MN treatment was then analyzed using proximate analysis, calorific value analysis, Fourier transform infrared (FT-IR), X-ray photoelectron spectroscopy and moisture re-adsorption test. Susceptibility to spontaneous combustion was evaluated using crossingpoint temperature (CPT) measurement along with gas analysis by GC. A FT-IR profile showed that oxygen functional groups and C-H bonding became weaker when treated by 1 MN. XPS results also indicated a decrease of the oxygen groups (C-O-, C=O and COO-). Increased hydrophobicity was found in the 1MN treated coals during moisture readsorption test. A CPT of the treated coals was ${\sim}20^{\circ}C$ higher than that of the corresponding raw coals and the ultrasonication was more effective way to enhance the stability against spontaneous combustion than the agitation. In the gas analysis less CO and $CO_2$ were emitted from 1MN treated coals, also indicating inhibition of pyrophoric behavior. The surface functional groups participating in the oxidation reaction seemed to be removed by the ultrasonication more effectively than by the simple mechanical agitation.

Skin Damage Sustained During Head-and-Neck and Shoulder Radiotherapy Due to the Curvature of Skin and the Use of Immobilization Mask (머리-목 그리고 어깨의 방사선 치료 시 피부곡면과 고정장치로 인한 피부손상연구)

  • The purpose of this study was to measure curvature contour skin dose using radiochromic film and TLD for a conventional open field. We also attempted to quantify the degradation of skin sparing associated with use of immobilization devices for high energy photon beams and to calculate the skin dose with a help of Monte Carlo (MC) simulation. To simulate head-and-neck and shoulder treatment, a cylindrical solid water phantom 11 cm in diameter was irradiated with 6 MV x-rays using $40{\times}40\;cm^2$ field at 100 cm source axis distance (SAD) to the center of the phantom. Aquaplastic mesh mask was placed on the surface of the cylindrical phantom that mimicked relevant clinical situations. The skin dose profile was obtained by taking measurements from $0^{\circ}$ to $360^{\circ}$ around the circumference of the cylindrical phantom. The skin doses obtained from radiochromic film were found to be 47% of the maximum dose of $D_{max}$ at the $0^{\circ}$ beam entry position and 61% at the $90^{\circ}$ oblique beam position without the mask. Using the mask (1.5 mm), the skin dose received was 59% at $0^{\circ}$ incidence and 78% at $80^{\circ}$ incidence. Skin dose results were also gathered using thin thermoluminescent dosimeters (TLD). With the mask, the skin dose was 66% at $0^{\circ}$ incidence and 80% at $80^{\circ}$ incidence. This method with the mask revealed the similar pattern as film measurement. For the treatments of the head-and-neck and shoulder regions in which immobilization mask was used, skin doses at around tangential angle were nearly the same as the prescription dose. When a sloping skin contour is encountered, skin doses may be abated using thinner and more perforated immoblization devices which should still maintain immoblization.
