A Study on the Eutectic Pb/Sn Solder Filip Chip Bump and Its Under Bump metallurgy(UBM)

  • In the flip chip interconnection on organic substrates using eutectic Pb/Sn solder bumps highly reliable Under Bump Metallurgy (UBM) is required to maintain adhesion and solder wettability. Various UBM systems such as 1$\mu$m Al/0.2$\mu$m Pd/1$\mu$m Cu, laid under eutectic Pb/Sn solder were investigated with regard to their interfacial reactions and adhesion proper-ties. The effects of numbers of solder reflow and aging time on the growth of intermetallic compounds (IMCs) and on the solder ball shear strength were investigated. Good ball shear strength was obtained with 1$\mu$m Al/0.2$\mu$m Ti/5$\mu$m Cu and 1$\mu$m Al/0.2$\mu$m ni/1$\mu$m Cu even after 4 solder reflows or 7 day aging at 15$0^{\circ}C$. In contrast 1$\mu$m Al/0.2$\mu$m Ti/1$\mu$m Cu and 1$\mu$mAl/0.2$\mu$m Pd/1$\mu$m 쳐 show poor ball shear strength. The decrease of the shear strength was mainly due to the direct contact between solder and nonwettable metal such as Ti and Al resulting in a delamination. In this case thin 1$\mu$m Cu and 0.2$\mu$m Pd diffusion barrier layer were completely consumed by Cu-Sn and pd-Sn reaction.

The Tensile Characteristics of Steel Sheets at Various Temperature Conditions (박강판의 온도변화에 따른 인장특성)

  • The thermal problem of press work is classified into two cases. First, the temperature of forming die passively rises due to the heating effect of plastic deformation. The warm forming is the second case in which the external heating is applied to the die and blank holder. So, the purpose of this study is to provide database for the forming characteristics at various temperature conditions. In this study, the tensile test was carried out for the commercial steel sheets such as SCPI and SCP3C with the thickness of 0.7mm and 1.4mm respectively. The tensile strength, total elongation, Lankford value and the flow curve have been obtained at the temperature of $25^{\circ}C$, $50^{\circ}C$, $100^{\circ}C$, $150^{\circ}C$, $200^{\circ}C$, $250^{\circ}C$ and $300^{\circ}C$, respectively. From the results, we can see that both the tensile strength and total elongation decrease as the temperature increases. In the light of anisotropy, the effect of thickness is dominant than the material specs. For the temperature dependency of flow curves, there are only small differences for the work-hardening exponent, and the strength intensity decreases monotonically as temperature increases. The present results we useful as input data for the analysis of sheet metal forming processes with the various temperature conditions.

Effects of Comprehensive Rehabilitation Program on Physical Function and Fatigue in Mastectomy Patients (유방절제술 환자를 위한 통합적 재활 프로그램이 신체 기능과 피로에 미치는 효과)

  • Purpose: The purpose of this study was to investigate the effect of a comprehensive rehabilitation program on grip strength, pinch strength, the shoulder joint function, flexibility, and fatigue in mastectomy patients. Method: The subjects were fifty-five women with breast cancer (27 in the control group and 28 in the experimental group). The subjects in the experimental group participated in a comprehensive rehabilitation program for 10 weeks, which was composed of education, stress management, exercise, and peer support group activity. Results: The results revealed that the increase in grip strength, key pinch, the shoulder joint function, and flexibility (Back & Reach test, Standing & Bending reach test) of the operated extremity, and the decrease in fatigue were significantly higher in the experimental group than in the control group. However, the results revealed that tip strength and palmar pinch of the experimental group increased but there was no significant difference from that of the control group. Conclusions: The 10-week comprehensive rehabilitation program showed much affirmative effect on physical function, and fatigue of breast cancer patients after mastectomy.

Effect of interface bonding strength on the recovery force of SMA reinforced polymer matrix smart composites (형상기억합금 선재가 삽입된 폴리머기지 능동복합재료의 회복력에 미치는 계면 접합강도의 영향)

  • The effect of interface bonding strength on the recovery force of SMA wire reinforced polymer matrix composites was investigated by pullout test. Firstly, the recovery forces and transformation temperatures of various prestrained SMA wires were measured and 5% prestrained SMA wires were prepared for the reinforcements of composites. EPDM incorporated with 20vol% silicon carbide particles(SiCp) of 6, 12, $60{mutextrm{m}}$ size were used as matrix. Pullout test results showed that the interface bonding strength increased when the SiCp size decreased due to the increase of elastic modulus of matrix. Cyclic test of composites was performed through control of DC current at the constant displacement mode. The abrupt decrease of recovery force during cycle test at high current was occurred by thermal degradation of matrix. This was in good agreement with temperature related in the thermal degradation of matrix. The hysteresis of recovery force with respect to the temperature was compared between wire and composite and the hysterisis of composites was smaller than the wire due to less thermal conduction.

Thermal Shock Fatigue Influence on Mechanical Property Behavior of PBT Resin Embedded by Glass Fibers and Thermal Conductive Particles (유리섬유와 열전도성 첨가제가 함유된 PBT 수지의 기계적 물성거동에 미치는 열충격피로의 영향)

  • The purpose of this study is to improve the strength and thermal conductivity of polybutylene terephthalate (PBT) by embedding various additives. Specimens were prepared using PBT pellets embedded with glass fibers (GF) and boron nitride (BN) powders. The test results showed that tensile strength decreased, and thermal conductivity increased with increasing BN contents. with thermal shock cycles conducted, unfilled PBT showed a considerable decrease in failure strain and strength, whereas strength and thermal conductivity of glass fiber and BN particle-embedded PBT had little differeces. With increasing BN, the thermal conductivity of PBT composites was highly improved.

The Effect of Bridging Exercise on Dysmenorrhea Back Pain of Women University Students (교각운동이 월경곤란증으로 인한 허리통증을 가진 여대생에게 미치는 영향)

  • Purpose : This study determines the effect and sustainability of the trunk stability exercise program, specifically using the bridge exercise, by measuring Visual Analogue Scale(VAS), Menstrual Distress Questionaire(MDQ) and muscle strength in women university students complaining of low back pain. Methods : The trunk stability exercise program was progressed by 22 women university students, for 4 weeks, (3 times a week, 1 hour per session). At this time, low back pain happened at the period of menstruation and was measured using VAS, Dysmenorrhea using the MDQ tool and abdominal and back muscle strength using HUR. This study was evaluated 4 times (before and after the exercise program, after 4 weeks and 8 weeks) to investigate the effect of time variation after the exercise program. Results : The trends showed a decrease in VAS and MDQ and an increase in abdominal and back muscle strength. Therefore, these results were evaluated positively from a statistical perspective(p<.05). Conclusions : The trunk stability exercise results in a decreased VAS and MDQ, and increases the muscle strength in women university students who complained of low back pain form dysmenorrhea. Therefore, the low back pain from dysmenorrhea could have been avoided and quality of everyday life improved.

Experimental study on the strength behavior of cement-stabilized sand with recovered carbon black

  • Soil-cement stabilization is a type of ground improvement method which has been used to improve the engineering properties of soil. The unconfined compression test is the commonly used method to evaluate the quality of the stabilized soil due to its simplicity, reliability, rapidity and cost-effectiveness. The main objective of this study was to evaluate the effect of recovered carbon black (rCB) on the strength characteristic of cement-stabilized sand. Various rCB contents and water to cement ratios (w/c) were examined. The unconfined compression test on stabilized sand with different curing times was also conducted for a reconstituted specimen. From the test result, it was found that the compressive strength of cement-stabilized sand increased with the increase of the rCB content up to 3% and the curing time and with the decrease of the w/c ratio, showing that the optimum rCB concentration of the tested stabilized sand was around 3%. In addition, a prediction equation was suggested in this study for cement-stabilized sand with rCB as a function of the w/c ratio and rCB concentration at 14 and 28 days of curing.

  • In general, multi-lap spot weld joints are frequently present in automobile. Most research, however, has been focused on the single-lap spot weld joints until now. In this paper, tensile-shear strength tests are performed to examine the weldability of 3-lap spot joint welded by using the high strength steel sheet and the zinc coated steel sheet. The indentation depth and nugget diameter are used to propose the optimum welding conditions. The weldability is affected by the welding current and welding time for 3-lap spot joint. Meanwhile the expulsions is round to decrease with the increase of electrode force. The optimum welding conditions are presented for 3-lap spot joints of high strength steel sheet and zinc coated steel sheet.

An Experimental Study on Flexural Strength of Inverted T-shaped Composite Beams encased with concrete (매립형 역T형 합성보의 휨내력에 관한 실험적 연구)

  • In simply supported composite beams, the neutral axis of the composite cross section is usually located near the top flange of the steel H-shape, so that the top flange does not impart much strength to the member. This suggests that omitting the top flange entirely could be a means to lower the cost of the beam without greatly reducing the strength. However, It is not easy for inverted T-shaped composite beam to construct and to apply continuous beam which has negative bending moment. As a result, it would get more workability and decrease capability of lateral buckling and local buckling, if the bottom flange of inverted T-shaped steel used as a form. Therefore. the objectives of this study are to investigate strength and behaviors of inverted T-shaped composite beam which web is encased by concrete and to grasp bending capacity and efficiency of composite by comparing and analyzing in test piece.

Adhesion and Interface Chemical Reactions of Cu/CuO/Polyimide System (Cu/CuO/Polyimide 시스템의 접착 및 계면화학 반응)

  • The magnetron reactive sputtering was adopted to deposit CuO buffer layers on the polyimide surfaces for increasing the adhesion strength between Cu thin films and polyimide, varying $O_2$ gas flow rate from 1 to 5 sccm. The CuO oxide was formed through all the $O_2$ gas flow rates of 1 to 5 sccm, showing the highest value at the 3 sccm $O_2$ gas flow rate. The XPS analysis revealed that the $Cu_2O$ oxide was also formed with a significant ratio during the reactive sputtering. The adhesion strength is mainly dependent on the amount of CuO in the buffer layers, which can react with C-O-C or C-N bonds on the polyimide surfaces. The adhesion strength of the multi-layered Cu/buffer layer/polyimide specimen decreased linearly as the heating temperature increased to $300^{\circ}C$, even though there showd no significant change in the chemical state at the polyimide interface. This result is attributed to the decrease in surface roughness of deposited copper oxide on the polyimide, when it is heated.
