The Effects of UBM and SnAgCu Solder on Drop Impact Reliability of Wafer Level Package

  • In this study, we investigated the effects of UBM(Under Bump Metallization) and solder composition on the drop impact reliability of wafer level packaging. Fan-in type WLP chips were prepared with different solder ball composition (Sn3.0Ag0.5Cu, and Sn1.0Ag0.5Cu) and UBM (Cu 10 ${\mu}m$, Cu 5 ${\mu}m$\Ni 3 ${\mu}m$). Drop test was performed up to 200 cycles with 1500G acceleration according to JESD22-B111. Cu\Ni UBM showed better drop performance than Cu UBM, which could be attributed to suppression of IMC formation by Ni diffusion barrier. SAC105 was slightly better than SAC305 in terms of MTTF. Drop failure occurred at board side for Cu UBM and chip side for Cu\Ni UBM, independent of solder composition. Corner and center chip position on the board were found to have the shortest drop lifetime due to stress waves generated from impact.

  • This work is performed to investigate the pressure drop and heat transfer characteristics in the air side of finned-tube heat exchanger for air conditioner. Experimental apparatus and method are described to simulate the heat exchanger performance by using the three times enlarged model. The pressure drop and heat transfer coefficient were measured and compared for the heat exchangers with a plane fin and a commercial strip fin. The measured data for the strip fin agree well with those of prototype within a few percentages. For the plane fin, the measured data had similar trend to Gray & Webb's correlation at high air velocity, however a new correlation is needed to give more accurate prediction at low air velocity. It is found that most heat was transferred around the front row of the two-row heat exchanger, and the ratio of thermal load at the front tube row was increased for decreasing air velocity.

  • The heat transfer enhancement by pulsating flow in a plate heat exchanger has been experimentally investigated in this study. The effect of the pulsating flow, such as pulsating frequency and flow rate, on the heat transfer as well as pressure drop in a plate heat exchanger has been studied in detail. Reynolds number in cold side of a plate heat exchanger is varied $100{\sim}530$ while that of hot side is fixed at 620. The pulsating frequency is considered in the range of $5{\sim}30$ Hz. The results of the pulsating flow are also compared with those of steady flow. It is found that the average heat transfer rate as well as pressure drop is increased as flow rate is increased for both steady flow and pulsating flow cases. When pulsating flow is applied to the plate heat exchanger, heat transfer could be substantially increased in particular ranges of pulsating frequency or Strouhal number; $St=0.36{\sim}0.60$ and pressure drop is also increased, compared with those of steady flow.

  • In this study, heat transfer and Pressure drop characteristics for R-718 in the plate and shell heat exchanger (P&SHE) investigated experimentally. The plates are circular and welded into a stack which fits into a cylindrical shell in P&SHE. Although apparently very different from rectangular the compact brazed plate heat exchanger (CBE), the underlying flow passage structure through the P&SHE is the same as in the CBE. The R-718 between plate side and shell side was performed a counterflow heat exchange. Heat transfer characteristic of R-718 were measured for turbulent flow in P&SHE by using wilson plot technique. Heat transfer experiment Ivas performed in the $200{\leq}Re{\leq}500$ regime and Pressure drop experiment was performed in the $150{\leq}Re{\leq}1600$ regime.   • The heat transfer performance and pressure drop characteristics of brazed-plate heat exchangers with 20 and 30 plates were experimentally measured and analyzed in this study. The mass flow rates of the heat exchangers with 20 and 30 plates were fixed at 0.6 and 0.9 kg/s for the low temperature side, respectively. The mass flow rate for the high temperature side was controlled from 0.2 kg/s to 1.2 kg/s. The inlet temperatures for the high and low temperature sides were $10^{\circ}C$ and $7^{\circ}C$, respectively. The heat transfer characteristics were not influenced by the number of plates. The pressure drop at the heat exchanger with 30 plates was slightly higher than that with 20 plates. The values calculated from the correlations based on gasket plate heat exchangers were compared with the experimental results. It was found that the predicted Nusselt numbers for the gasket plate heat exchangers were about 5% to 20% lower than the measured Nusselt numbers for the brazed plate heat exchangers. However, a pressure drop comparison showed that the calculated pressure drops at the gasket plate heat exchangers were less than half of the measured pressure drops at the brazed plate heat exchangers.

  • This experimental study measured and analyzed the heat transfer and pressure drop performance of brazed plate heat exchangers. Heat exchangers with different plate numbers of 10, 20, 30, and 40 were used for measurement, and their plate pattern was identical. The experiment was performed with distilled water, by changing the hot-side flow rate, with the cold-side flow rate fixed. The experimental results were compared with the calculated values by correlations based on gasketed plate heat exchangers, and showed that the heat transfer performance and pressure drop of brazed plated heat exchangers were higher than those of gasketed plate heat exchangers. From the variation of the friction factor, it could be inferred that in the flow channels of brazed plate heat exchangers, turbulent flow occurred at Reynolds numbers higher than 500. A new correlation to predict the Nusselt number was developed, and its absolute average deviation was 2.62%, compared with the values from the experimental data.

  • Heat transfer and pressure drop characteristics of welded plate heat exchanger are studied to apply it for the solution heat exchanger of 210RT absorption system. This study quantifies the effect of mass flow rate and strong solution concentration on the heat transfer coefficient and pressure drop in the plate heat exchanger. The concentration of weak solution is fixed at 55% and the strong solution varies 55%, 57%, and 59% in mass. The results show that the overall heat transfer coefficient and pressure drop increase linearly with increasing Reynolds number. It is also found that the heat transfer coefficient of hot side increases with increasing the concentration of strong solution while the strong solution concentration has no effect on heat transfer coefficient of cold side.

  • The air-side particulate fouling of the HVAC heat exchangers degrades the performance of cooling capacity, pressure drop across a heat exchanger, and indoor air quality. The purpose of this study is to investigate the fouling characteristics using accelerated particle loading system. The fouling characteristics are analyzed as functions of a dust concentration, a face velocity and a wet or dry surface condition. The pressure drop increases with increasing test operation and reaches constant asymptotic level. For the saturated condition due to particle loading, the pressure drop across the slitted finned-tube heat exchangers at the face velocity of 1 m/sec increases up to 57% and the cooling capacity decreases about 2%. The cooling capacities are not affected greatly by the presence of the fouling deposits if the thickness of the fouling deposits can not change substantially the flow pattern through the fins.

  • An experimental study has been performed to investigate the air-side capacity and pressure drop of the fin-tube heat exchanger for a fan coil unit under a cooling condition. The experimental data of five kinds of slit fin-tube heat exchangers were measured using an air-enthalpy calorimeter and a constant temperature water bath. Cooling capacities at the air and water rating flow rates were larger at the lower inlet water temperature. With increasing the water flow rate, the cooling capacity increased at the constant rate. Under the lower inlet water temperature, since the condensate was generated more on the fin-tube surface, the air-side pressure drop of the heat exchanger was larger.
