Electrical Characteristics on MOS Structure with Irradiation of Radiation (방사선이 조사된 MOS구조에서의 전기적 특성)

  • The investigations were discussed on the radiation effects of the electrical properties to the p-type MOS capacitors, which were irradiated by cobalt-60 gamma ray sources. The characteristics of capacitance-bias voltage(C-V) and of dielectric dissipation tarter-bias voltage(D-V) on the capacitors were measured at 1 [MHz] frequency. The microscopic behaviors of spate charges in oxide and silicon-silicon dioxide(Si- $SiO_2$) interface were investigated from the experimental data. The C-V characteristics are statical and convenient for the evaluation of the steady state behavior of carriers and interface states characteristics. While, the distribution and magnitude of space charges in oxide can be found out accurately on the $V_{dp}$ in D-V curves. The density of interface states can be deduced with ease from the magnitude of D-peak at depletion state. Thus, it is also concluded that the D-V curves are more useful and easier than conventional C-V curves for analysis of the microscopic and dynamic behavior of carriers in oxide and Si- $SiO_2$interface.

Low Firing Temperature Nano-glass for Multilayer Chip Inductors (칩인덕터용 저온소성 Nano-glass 연구)

  • [ $ZnO-Bi_2O_3-Al_2O_3-B_2O_3-SiO_2$ ] nano-glass has been prepared by sol-gel method. The mean particle size was 60.3 nm with narrow size distribution. The nano-galss has been used as a sintering aid for the densification of the NiZnCu ferrites. The ferrite was sintered with nano-glass sintering aids at $840{\sim}900^{\circ}C$, 2 h and the initial permeability, quality factor, density, and saturation magnetization were also measured. The initial permeability of 0.5 wt% nano-glass added toroidal sample for NiZnCu ferrites sintered at $900^{\circ}C$ was 193.3 at 1 MHz. The initial permeability and saturation magnetization were increased with increasing annealing temperature. As a result, $ZnO-Bi_2O_3-Al_2O_3-B_2O_3-SiO_2$ nano-glass systems were found to be useful as sintering aids for multilayer chip inductors.

Effect of Various Supports on the Catalytic Performance of V-Sb Oxides in the Oxidative Dehydrogenation of sobutane (이소부탄의 산화탈수소반응에 대한 여러 담지체에 따른 V-Sb 산화물 촉매 성능 효과)

  • $V_{0.9}Sb_{0.1}O_x$ systems, bulk and deposited on different supports (five types of $\gamma$-aluminas, $\alpha$-alumina, silica-alumina, silica gel, magnesium oxide), have been tested in the oxidative dehydrogenation (ODH) of iso-butane. Catalytic performance of VSb oxides has shown to be highly dependent on the support and the nature of the support decreasing in a series: $\gamma$-$Al_2O_3$ > $\alpha$-$Al_2O_3$ > Si-Al-O > $SiO_2$ $\approx$ MgO $\gg$ unsupported. Variation of the V-Sb-O-loading in the studied range of coverage (0.5-2 theoretical monolayer) only slightly influences the catalysts' activity and selectivity. The best catalytic performance of $\gamma$-alumina-supported $V_{0.9}Sb_{0.1}O_x$ systems can be explained by the optimal surface interaction between support and supported components resulting in the formation of well-spread amorphous active $VO_x$-component with vanadium in a high oxidation state.

Impact of Oxygen Annealing on Deep-level Traps in Ga2O3/SiC Photodetectors (산소 후열처리에 따른 Ga2O3/SiC photodetector의 전기 광학적 특성)

  • In this work, we investigated the role of oxygen annealing on the performance of Metal-Semiconductor-Metal (MSM) UV photodetector (PD) fabricated by radio frequency (RF)-sputtered Ga2O3 films on SiC substrates. Oxygen-nnealed Ga2O3 films displayed a notable increase in photocurrent and a faster decay time, indicating a decrease in persistent photoconductivity. This improvement is attributed to the reduction of oxygen vacancies and variation of defects by oxygen post-annealing. Our findings provide valuable insights into enhancing PD performance through oxygen annealing.

  • Spatial variability of sand, silt, and clay contents on Hwadong SiCL and Jungdong SL was studied by using geostatistical concept. The measurements were made within a $33{\times}14m^2$ area at the nodes of 2 by 2m grids. The validity of all assumptions (stationarity, variogram models, etc.) was proved by Jack-knifing procedure and frequency distribution performed on the original data grids. The variogram of sand content on Hwadong SiCL was different from the linear model and that of clay content of Jungdong SL the linear and the spherical model in calculation of both kriged values and kriged variances in identification of its choice for simplicity.

Flora of Gonggeom-ji Wetlands Protection Area (Sangju-si, Gyeongsangbuk-do) (공검지(경북 상주) 습지보호지역의 식물상)

  • Knowing how many species live in a ecosystem is a major work because of the distributions of species are determined by the environmental condition. This study was carried out to investigate the distribution of vascular plants of Gonggeom-ji, located in Sangju-si, Gyeongsangbuk-do, from April to October on 2012. The vascular plants were summarized as 240 taxa including 69 families, 176 genus, 204 species, 2 subspecies, 29 varieties, and 5 forma. Among the investigated taxa, 3 taxa of Korean endemic plants were included. Based on the list of specially designated plants by Ministry of Environment, 11 taxa including Alisma orientale, Monochoria korsakowii and Nymphoides peltata were recorded. The naturalized plants were identified as 26 taxa and the ratio of naturalized index (NI) was 10.8% of vascular plants recorded. 31 taxa of hydrophytes showed 17.8% of Korea. To conservation of wetlands, we suggest that it is required to minimize for unnecessary disturbance of human and to make a strategy for effective management by continuous monitoring for ecosystem alteration.

Characteristics of Long-term Water Quality Trend of Dongrae Hot Spring (동래온천의 장기적인 수질 변동 특성)

  • In this study, Long-term change of water quality in Donrae Hot Spring was characterized using water quality data from 1922 to 2019. According to Mann-Kendall analysis and Sen's slope using long-term water quality data of Dongnae Hot Spring from 1922 to 2019, temperature, Ca, SiO2, and HCO3 show an increasing trend whereas EC, Na, K, Mg, Cl, and SO4 show a decreasing trend or negligible trend. In addition, the water type of Dongnae Hot Spring stably belongs to Na-Cl type over time. The spatial distributions of water temperature and chemical constituents in 2004, 2009, 2014, and 2019 show variable patterns with showing some difference depending on sampling locations in different years. These results indicate that despite the long-term pumping of the hot spring water, the water quality is quite stable during the entire study period.

Effects of Chain Extender and Inorganic Filler on the Properties of Semi-Rigid Polyurethane Foams (반경질 폴리우레탄 발포체의 물성에 대한 사슬 연장제와 무기 충전제의 영향)

  • The physical properties of polymeric foams depend on the density of foams, physical properties of base polymers, the content of open cells, and cell structures including the size and its distribution, the shape of cell, and the thickness of skin layer. The foam density is affected by the chemistry of raw materials, the concentration of crosslinking agent and the blowing agent as well as the operating parameters during production process. In this study, the basic formulations of foams are composed of polyester polyol, MDI, amine catalyst, tin catalyst, silicone surfactant, and water. Cross-linking density of polyurethane was increased by using chain extenders. Also, the mechanical properties of polyurethane foam were improved by using the inorganic fillers (silica 1,2 and talc 1,2) having different $SiO_2$ contents and particle sizes. We investigated the properties of modulus, tensile strength, compressive strength and hardness of foams obtained by changing kind of inorganic filler and chain extender, and observed the distribution of inorganic filler as well as variation of cell size within the foams by electron microscopy.

Characteristics of bending strength and residual stress distribution on high thermal cycle of ceramic and metal joint (세라믹/금속접합재의 고온 열사이클에 따른 잔류응력분포 및 굽힘강도 특성)

  • Since the ceramic/metal joint material is made at a high temperature, the residual stress develops when it is cooled from bonding temperature to room temperature due to remarkable difference of thermal expansion coefficient between ceramic and metal. As residual stress at ceramic/metal joints influences the strength of joints, it is important to estimate residual stress quantitatively. In this study, it is attempted to estimate joint residual stress of Si$_3$N$_4$STS304 joints quantitatively and to compare the strength of joints. The difference of residual stress is measured when repeated thermal cycl is loaded, under the conditions of the practical use of the ceramic/metal joint. The residual stress increases at 1 cycle of thermal load but decreases in 3 cycles to 10 cycles of thermal load. And 4-point bending test is performed to examine the influence of residual stress on fracture strength. As a result, it is known that the stress of joint decreases as the number of thermal cycle increases.

Fabrication of Ti-doped BSG Waveguide Films by Flame Hydrolysis Deposition (불꽃가수분해 증착에 의한 Ti-doped BSG 도파박막의 제작)

  • Ti-doped BSG (borosilicate glass) soot films on the silicone substrate have been deposited in the mixture of $SiCl_{4}$, TMB, $TiCL_{4}$ by flame hydrolysis deposition technique. The soot films are melted to form integrated fine glass films. We can fabricate thick films of serveral $10{\mu}m$ with deposition rate,more than $0.5{\mu}m$/min. Refractive index difference of BSG films are increased to more than 0.3% as function of the amount of Ti dopant. As a result of the process an optical waveguide which is simmilar with dimmension and refractive difference of optical fiber is produced. $BCl_{3}$ is widely used for B dopant, but we abtained the good results by the use of TMB in place of $BCl_{3}$. The melting point of silica soot glass is reduced to $1200^{\circ}C$ increasing B dopant. From FTIR analysis $B_2O_3$ content up to about lOmol% in BSG films. films.
