$Dy_2O_3$$BaTiO_3$계 강유전체 후막의 유전특성 (Dielectric Properties of $BaTiO_3$ System Ferroelectric Thick Films Doped with $Dy_2O_3$)

  • (Ba,Sr,Ca)$TiO_3$ powders, which were prepared by sol-gel method using a solution of Ba-, Sr- and Ca-acetate and Ti iso-propoxide, were mixed with organic vehicle and the BSCT thick films were fabricated by the screen-printing techniques on high purity alumina substrates. The structural and dielectirc properties were investigated for various $Dy_2O_3$ doping contents. As a result of thermal analysis, the exothermic peak was observed at around 670^{\circ}C $ due to the formation of the polycrystalline perovskite phase. All BSCT thick films, sintered at $1420^{\circ}C$ for 2h, showed the typical XRD patterns of perovskite polycrystalline structure and no pyrochlore phase was observed. The average grain size of the specimens decreased with increasing amount of $Dy_2O_3$. The average grain size and thickness of the BSCT specimens doped with 0.1 mol% $Dy_2O_3$ were approximately $1.9{\mu}m$ and $70{\mu}m$, respectively. The relative dielectric constant decreased and dielectric loss increased with increasing amount of $Dy_2O_3$, the values of the BSCT thick films doped with 0.1 mol% $Dy_2O_3$ were 3697 and 0.4% at 1 kHz, respectively. The leakage current densities in all BSCT thick films were less than $10^{-9}A/cm^2$ at the applied electric field range of 0-20 kV/cm.

  • The barium strontium calcium titanate((Ba,Sr,Ca)$TiO_3$) powders prepared by the sol-gel method and $MnCO_3$ as acceptor were mixed oxide method. The microstructure was investigated with variation of $Pr_{2}O_{3}$ amount. The BSCT powder and $Pr_{2}O_{3}$ were mixed with organic vehicle(Ferro. B75001). BSCT thick films were fabricated by the screen-printing method on alumina substrates. The bottom electrode was Pt and upper electrode was Ag, respectively. All BSCT thick films were sintered at $1420^{\circ}C$, for 2h. The result of the differential thermal analysis(DTA), exothermic peak at around $654^{\circ}C$ due to the formation of the polycrystalline perovskite phase. In the X-ray diffraction(XRD) patterns, all BSCT thick films showed the typical perovskite polycrystalline structure and no pyrochlore phase was dbserved. The microstructure investigated by scanning electron microscope(SEM). Pore and grain size of BSCT thick films were decreased with increasing amount of $Pr_{2}O_{3}$ dopant. And the average grain size and thickness of BSCT thick films doped with 0.1 mol% $Pr_{2}O_{3}$ was $3.09{\mu}m$, $60{\mu}m$, respectively. The relative dielectric constant decreased and dielectric loss decreased with increasing amount of $Pr_{2}O_{3}$ dopant, the values of the BSCT thick films no doped with $Pr_{2}O_{3}$ were 7443 and 4 % at 1 kHz, respectively.

미세구조에 따른 La0.6Sr0.4Co0.2Fe0.8O3-δ 분리막의 산소투과 및 기계적 특성 (Oxygen Permeation and Mechanical Properties of La0.6Sr0.4Co0.2Fe0.8O3-δ Membrane with Different Microstructures)

  • 고상 반응법을 통해 $La_{0.6}Sr_{0.4}Co_{0.2}Fe_{0.8}O_{3-{\delta}}$ 페롭스카이트계 산소투과 분리막을 제조하였으며, 미세구조에 따른 산소투과 특성 및 기계적 특성을 고찰하였다. 분리막의 미세구조는 소결온도 및 소결 유지시간을 달리함으로써 조절하였으며, 미세구조에 따른 평균 입경 및 상대밀도의 변화를 평가하였다. 입계 분율의 감소에 따라 산소투과유속이 증가하는 경향을 나타내었으며, 본 연구에서 고찰한 소결조건 중에서는 1300${\circ}C$에서 10시간 유지하여 제조한, 상대밀도가 높고 비교적 입경이 조대한 분리막 시편의 경우, 최대 0.37 ml/$cm^2$${\cdot}$min의 산소투과유속이 특정되었다. 파괴강도는 소결체의 상대밀도에 의존적이었으며, 파괴인성은 결정립의 크기에 따라 증가하는 경향을 나타내었다.

억셉터(Sr, Mg)가 첨가된 LaAlO3의 고온 전도 특성 (High temperature electrical properties of Sr-and Mg-Doped LaAlO3)

  • 고체전지, 산화물연료전지, 센서, 산화물 분리막 등 에너지 재료로 활용이 무궁한 산소 이온 전도체 중 acceptor가 첨가된 $LaAlO_3$의 전기적 특성과 고온에서의 혼합전도체로 사용 가능성을 연구하였다. Sr과 Mg을 $LaAlO_3$에 동시에 첨가하여 만든 LSAM의 전기적 특성을 교류(a.c.)와 직류(d.c.) 방법을 이용하여 다양한 산소 분압에서 측정하였다. 교류 임피던스 방법을 이용하여 LSAM의 전체 저항에서 입자(grain) 저항과 입계(grain boundary) 저항을 분리한 결과, $550^{\circ}C$ 이하의 온도에서는 입계 저항이 지배적이나 $800^{\circ}C$ 이상의 온도에서는 입자 저항이 대부분임을 알 수 있었다. 또 산소분압에 따른 전도도 측정을 물질의 결함모델(defect model)을 이용하여 분석해 전체 전도도를 이온 전도도와 전자 전도도로 분리하였다. 그 결과, $800^{\circ}C$ 이상의 고온에서 LSAM은 낮은 산소분압($Po_2$ < $10^{-10}atm$)에서는 산소이온 전도체이고 높은 산소분압($Po_2$ > $10^{-5}atm$)에서는 혼합전도체의 거동을 보였다. 또 온도가 증가하여도 산소이온 전도가 주도적인 산소분압의 영역은 줄어들지 않았고 낮은 산소분압에서도 안정적인 전기적 특성을 보이는 등으로 보아, LSAM은 고온의 낮은 산소분압(T > $1500^{\circ}C$, $Po_2$ < $10^{-10}atm$) 조건에서 용강에서의 산소이온센서와 같은 산소이온체로의 사용 가능성이 높다.

Effect of Sintering Temperature on Structural and Dielectric Properties of (Ba0.54Sr0.36Ca0.10)TiO3 Thick Films

  • Barium strontium calcium titanate powders were prepared with the sol-gel method. Ferroelectric $(Ba_{0.54}Sr_{0.36}Ca_{0.1})TiO_3$(BSCT) thick films were fabricated by the screen-printing method on alumina substrate. Then we investigated the structural and dielectric properties of the BSCT thick films at different sintering temperatures. The thermal analysis showed that the BSCT polycrystalline perovskite phase formed at around $660^{\circ}C$. The X-ray diffraction analysis showed a cubic perovskite structure with no second phase present in all of the BSCT thick films. The average grain size and the thickness of the specimens sintered at $1450^{\circ}C$ were about $1.6{\mu}m$ and $45{\mu}m$, respectively. The relative dielectric constant increased and the dielectric loss decreased as the sintering temperature was increased; for BSCT thick films sintered at $1450^{\circ}C$ the values of the dielectric constant and the dielectric loss were 5641 and 0.4%, respectively, at 1 kHz.

  • $(Ba_{0.57}Sr_{0.33}Ca_{0.10})TiO_3$(=BSCT) powders, prepared by the sol-gel method, were doped using $MnCO_3$ as the acceptor and $Dy_2O_3$ as the donor. This powder was mixed with an organic vehicle. BSCT thick films were fabricated by the screen-printing techniques on the alumina substrate. The structural and dielectric properties of BSCT thick films were investigated with variation of the $Dy_2O_3$ amount. As a result of the differential thermal analysis (DTA), the exothermic peak was observed at around $670^{\circ}C$ due to the formation of the polycrystalline perovskite phase. All the BSCT thick films showed the XRD patterns of a typical polycrystalline perovskite structure. The average grain size of BSCT thick films decreased with an increasing amount of $Dy_2O_3$. The relative dielectric constant and dielectric loss of the BSCT thick film doped $Dy_2O_3$ 0.1mol% were 4637.4 and 1.6% at 1kHz, respectively.

  • In this paper, the microwave dielectric properties of the yPb($Fe_{2/3}W_{1/3}$)$O_{3}$ - (1-y)($Pb_{x}Ca_{1-x}$)$ZrO_{3}$ system were investigated. It was found that an addition of Pb($Fe_{2/3}W_{1/3}$)$O_{3}$ promotes the grain growth, the solid solution between the Pb-based perovskite and the Ca-based perovskite and the decreasing of the sintering temperature. Especially, we found that 0.05Pb($Fe_{2/3}W_{1/3}$)$O_{3}$-0.95($Pb_{x}Ca_{1-x}$)$ZrO_{3}$ ceramic has not only lower sintering temperature but also better dielectric properties than those of the (Pb, Ca)$ZrO_{3}$ systems.

  • 초음파분무를 이용한 MOCVD법으로 강유전체 $PbTiO_3$박막을 Si(100) wafer와 ITO-coated glass위에 제조하였다 Si 기판 위에 증착된 박막으로부터, 출발원료의 농도비(Ti/Pb)가 1.2일 때, 단일 perovskite 상을 얻을 수 있었다. ITO-coated glass 위에 증착된 박막은 Si기판 위에 제조된 박막보다 박막의 성장속도가 더 빠르며, 기판온도를 $530^{\circ}C$부터 $570^{\circ}C$까지 증가시켰을 때, 결절성과 입자 크기의 증가에 의해 유전상수는 증가하였다. $570^{\circ}C$에서의 유전상수 및 유전손실 값은 각각 205, 0.016을 나타내었다. 기판온도가 $600^{\circ}C$ 이상인 경우, 유전상수가 감소되는 경향을 보였다.
