1 Selector + 1 Resistance Behavior Observed in Pt/SiN/Ti/Si Structure Resistive Switching Memory Cells

  • 정보화 시대로 접어들면서 동일한 공간에 더 많은 정보를 저장할 수 있고, 보다 빠른 동작이 가능한 비휘발성 메모리 소자에 대한 요구가 증가하고 있다. 하지만, 최근 비휘발성 메모리 소자 관련 연구보고에 따르면, 메모리 소자의 소형화 및 직접화 측면에서, 전하 저장을 기반으로 하는 기존의 Floating-Gate(FG) Flash 메모리는 20 nm 이하 공정에서 한계가 예측 되고 있다. 따라서, 이러한 FG Flash 메모리의 한계를 해결하기 위해, 기존에 FET 기반의 FG Flash 구조와 같은 3 terminal이 아닌, Diode와 같은 2 terminal로 동작이 가능한 ReRAM, PRAM, STT-MRAM, PoRAM 등 저항변화를 기반으로 하는 다양한 종류의 차세대 메모리 소자가 연구되고 있다. 그 중, 저항 변화 메모리(ReRAM)는 CMOS 공정 호환성, 3D 직접도, 낮은 소비전력과 빠른 동작 속도 등의 우수한 동작 특성을 가져 차세대 비휘발성 메모리로 주목을 받고 있다. 또한, 상하부 전극의 2 terminal 만으로 소자 구동이 가능하기 때문에 Passive Crossbar-Array(CBA)로 적용하여 플래시 메모리를 대체할 수 있는 유력한 차세대 메모리 소자이다. 하지만, 이를 현실화하기 위해서는 Passive CBA 구조에서 발생할 수 있는 Read Disturb 현상, 즉 Word-Line과 Bit-Line을 통해 선택된 소자를 제외하고 주변의 다른 소자를 통해 흐르는 Sneak Leakage Current(SLC)를 차단하여 소자의 메모리 State를 정확히 sensing하기 위한 연구가 선행 되어야 한다. 따라서, 현재 이러한 이슈를 해결하기 위해서, 많은 연구 그룹에서 Diodes, Threshold Switches와 같은 ReRAM에 Selector 소자를 추가하는 방법, 또는 Self-Rectifying 특성 및 CRS 특성을 보이는 ReRAM 구조를 제안 하여 SLC를 차단하고자 하는 연구가 시도 되고 있지만, 아직까지 기초연구 단계로서 아이디어에 대한 가능성 정도만 보고되고 있는 현실 이다. 이에 본 논문은 Passive CBA구조에서 발생하는 SLC를 해결하기 위한 새로운 아이디어로써, 본 연구 그룹에서 선행 연구로 확보된 안정적인 저항변화 물질인 SiN를 정류 특성을 가지는 n-Si/Ti 기반의 Schottky Diode와 결합함으로써 기존의 CBA 메모리의 Read 동작에서 발생하는 SLC를 차단 할 수 있는 1SD-1R 구조의 메모리 구조를 제작 하였으며, 본 연구 결과 기존에 문제가 되었던 SLC를 차단 할 수 있었다.

A Study on the Subjectivity of Skin Care (일반여성의 피부미용관리에 대한 주관성 연구)

  • The purpose of this study is to find out the operant factors, or types of skin care, and, more importantly, to propose the intervention for more effective skin care and marketing strategies in this business. That is the main reason that the study employes Q methodology which measures human subjectivity objectively and scientifically. This study finally revealed three distinctive factors : Type I, The Passive Follower, Type II, The Active Needs, and Type III, The Independent Judgment. The first type includes people who show passive recognition. They want to be put in charge of experts in the skin care center and to buy cosmetics recommended by experts, and are deep interest in the reaction of other people. The second type contains people who desire things actively. To live delightfully and fashionably, they think of the necessity of skin and body care as an important thing, and feel that it is necessary to take care of the skin beauty actively and regularly for the aging resistance. The third type includes people who judge independently. In general, they recognize and desire the necessity of the skin care, but they think of the skin care as a part of the health care more widely rather than a special thing. These three types are not fixed, but continuously changed in the accordance with the condition and interaction with the circumstance, the results will be utilized as basic materials for the skin and health care through the application according to the characteristic of each type they belong.

Study on critical buckling load calculation method of piles considering passive and active earth pressure

  • Different types of long slender pile shall buckle with weak soil and liquefied stratum surrounded. Different from considering single side earth pressure, it was suggested that the lateral earth pressure can be divided into two categories while buckling: the earth pressure that prevent and promotes the lateral movement. Active and passive earth pressure calculation model was proposed supposing earth pressure changed linearly with displacement considering overlying load, shaft resistance, earth pressure at both sides of the pile. Critical buckling load calculation method was proposed based on the principle of minimum potential energy quoting the earth pressure calculation model. The calculation result was contrasted with the field test result of small diameter TC pile (Plastic Tube Cast-in-place pile). The fix form could be fixed-hinged in the actual calculation assuring the accuracy and certain safety factor. The contributions of pile fix form depend on the pile length for the same geological conditions. There exists critical friction value in specific geological conditions that the side friction has larger impact on the critical buckling load while it is less than the value and has less impact with larger value. The buckling load was not simply changed linearly with friction. The buckling load decreases with increased limit active displacement and the load tend to be constant with larger active displacement value; the critical buckling load will be the same for different fix form for the small values.

Investigation of the Thermal Performance of a Vertical Two-Phase Closed Thermosyphon as a Passive Cooling System for a Nuclear Reactor Spent Fuel Storage Pool

  • The decay heat that is produced by nuclear reactor spent fuel must be cooled in a spent fuel storage pool. A wickless heat pipe or a vertical two-phase closed thermosyphon (TPCT) is used to remove this decay heat. The objective of this research is to investigate the thermal performance of a prototype model for a large-scale vertical TPCT as a passive cooling system for a nuclear research reactor spent fuel storage pool. An experimental investigation and numerical simulation using RELAP5/MOD 3.2 were used to investigate the TPCT thermal performance. The effects of the initial pressure, filling ratio, and heat load were analyzed. Demineralized water was used as the TPCT working fluid. The cooled water was circulated in the water jacket as a cooling system. The experimental results show that the best thermal performance was obtained at a thermal resistance of $0.22^{\circ}C/W$, the lowest initial pressure, a filling ratio of 60%, and a high evaporator heat load. The simulation model that was experimentally validated showed a pattern and trend line similar to those of the experiment and can be used to predict the heat transfer phenomena of TPCT with varying inputs.

Pullout Test Results of Geosynthetics using Granite Soil and Standard sand (화강토와 표준사를 이용한 토목섬유의 인발시험결과 비교)

  • New concept called the pullout resistance angle has been used to express the friction, cohesion and passive resistance by pullout test at geosynthetics reinforced soil. And also in order to calculate the pullout area, the distribution area method has been used, which is a method of using the curve of tensile force exerted in geogrid. The distribution area ratio showed nearly the same result in the two kind of soils, the granite soil and the standard soil. The pullout resistance angle showed the greater value than friction angle of soil in case of low confining stress of $0.2kg/cm^2$, while it showed the smaller angle than friction of soil in case of high confining stress of $0.8kg/cm^2$.

Mechanical Characteristics and Corrosion Resistance of Concrete Using Tannin Acid-Corrosion Inhibitor (탄닌산 부식 억제제를 사용한 콘크리트의 역학적 특성 및 부식저항성)

  • Many methods have been introduced to protect the corrosion of embedded steel in RC structure. One of the methods that restrain corrosion of steel is corrosion inhibitor. The technology that delayed the progress of corrosion is developed recently by converting active rust to passive rust. However, the performance for concrete structure is not fully examined because this corrosion inhibitor is developed for normal metal product. In this study, the application of corrosion inhibitor that use tannin acid is investigated by concrete specimen. According to the results, tannin acid corrosion inhibitor does not occur reduction of workability and strength in concrete. When corrosion inhibitor is added more than 4% per cement weight, the penetration depth of chloride decrease about 10%. Also, corrosion resistance of concrete is improved because tannin acid corrosion inhibitor has an effect on converting the rust of steel into stable state. It is showed in special that the addition more than 6% is effective in corrosion resistance.

Finite element study on composite slab-beam systems under various fire exposures

  • This paper presents an investigation of the thermal performance of composite floor slabs with profiled steel decking exposed to fire effects from floor. A detailed finite-element model has been developed by representing the concrete slab with steel decking under of it and steel beam both steel parts protected by intumescent coating. Although this type of floor systems offers a better fire resistance, passive fire protection materials should be applied when a higher fire resistance is desired. Moreover, fire exposed side is so crucial for composite slab systems as the total fire behaviour of the floor system changes dramatically. When the fire attack from steel parts, the temperature rises rapidly resulting in a sudden decrease on the strength of the beam and decking. Herein this paper, the fire attack side is assumed from the face of the concrete floor (top of the concrete assembly). Therefore, the heat is transferred through concrete to the steel decking and reaching finally to the steel beam both protected by intumescent coating. In this work, the numerical model has been established to predict the heat transfer performance including material properties such as thermal conductivity, specific heat and dry film thickness of intumescent coating. The developed numerical model has been divided into different layers to understand the sensitivity of steel temperature to the number of layers of intumescent coating. Results show that the protected composite floors offer a higher fire resistance as the temperature of the steel section remains below 60℃ even after 60-minute Standard (ISO) fire and Fast fire exposure. Obtaining lower temperatures in steel due to the great fire performance of the concrete itself results in lesser reductions of strength and stiffness hence, lesser deflections.

Development of a duplex stainless steel for dry storage canister with improved chloride-induced stress corrosion cracking resistance

  • The chloride-induced stress corrosion cracking (CISCC) is one of the major integrity concerns in dry storage canisters made of austenitic stainless steels (ASSs). In this study, an advanced duplex stainless steel (DSS) with a composition of Fe-19Cr-4Ni-2.5Mo-4.5Mn (ADCS) was developed and its performance was compared with that of commercial ASS and DSS alloys. The chemical composition of ADCS was determined to obtain greater pitting and CISCC resistance as well as a proper combination of strength and ductility. Then, the thermomechanical processing (TMP) condition was applied, which resulted in higher strength than ASSs (304L SS and 316L SS) and better ductility than DSSs (2101 LDSS and 2205 DSS). The potentiodynamic polarization and electrochemical impedance spectra (EIS) results represented the better pitting corrosion resistance of ADCS compared to 304L SS and 316L SS by forming a better passive layer. The CISCC tests using four-point loaded specimens showed that cracks were initiated at 24 h for 304L SS and 144 h for 316L SS, while crack was not found until 1008 h for ADCS. Overall, the developed alloy, ADCS, showed better combination of CISCC resistance and mechanical properties as dry storage canister materials than commercial alloys.

Corrosion Characteristics of Cell-Covered Ternary Ti-Nb-Ta Alloy for Biomaterials

  • Ti and Ti-alloys have good biocompatibility, appropriate mechanical properties and excellent corrosion resistance. However, the widely used Ti-6Al-4V is found to release toxic ions (Al and V) into the body, leading to undesirable long-term effects. Ti-6Al-4V has much higher elastic modulus (100 GPa) than cortical bone (20 GPa). Therefore, titanium alloys with low elastic modulus have been developed as biomaterials to minimize stress shielding. The electrochemical behavior of surface-modified and MC3T3-E1 cell-cultured Ti-30(Nb,Ta) alloys with low elastic modulus have been investigated using various electrochemical methods. Surfaces of test samples were treated as follows: $0.3{\mu}m$ polished; $25{\mu}m$, $50{\mu}m$ and $125{\mu}m$ sandblasted. Specimen surfaces were cultured with MC3T3-E1 cells for 2 days. Average surface roughness ($R_a$) and morphology of specimens were determined using a surface profilometer, OM, and FE-SEM. Corrosion behavior was investigated using a potentiostat(EG&G PARSTAT 2273), and electrochemical impedance spectroscopy was performed (10 mHz to 100 kHz) in 0.9% NaCl solution at $36.5{\pm}1^{\circ}C$. The microstructures of the Ti-30(Ta,Nb) alloys had a needle-like appearance. The $R_a$ of polished Ti-30Ta and Ti-30Nb alloys was lower than that of the sandblasted Ti alloy. Cultured cells displayed round shapes. For polished alloy samples, cells were well-cultured on all surfaces compared to sandblasted alloy samples. In sandblasted and cell-cultured Ti-30(Nb,Ta) alloy, the pitting potential decreased and passive current density increased as $R_a$ increased. Anodic polarization curves of cell-cultured Ti alloys showed unstable behavior in the passive region compared to non-cell-cultured alloys. From impedance tests of sandblasted and cell-cultured alloys, the polarization resistance decreased as $R_a$ increased, whereas, $R_a$ for cell-cultured Ti alloys increased compared to non-cell-cultured Ti alloys.

Corrosion Behaviors of Dental Implant Alloy after Micro-sized Surface Modification in Electrolytes Containing Mn Ion

  • Purpose: The purpose of this study was to investigate the corrosion behaviors of dental implant alloy after microsized surface modification in electrolytes containing Mn ion. Materials and Methods: $Mn-TiO_2$ coatings were prepared on the Ti-6Al-4V alloy for dental implants using a plasma electrolytic oxidation (PEO) method carried out in electrolytes containing different concentrations of Mn, namely, 0%, 5%, and 20%. Potentiodynamic method was employed to examine the corrosion behaviors, and the alternatingcurrent (AC) impedance behaviors were examined in 0.9% NaCl solution at $36.5^{\circ}C{\pm}1.0^{\circ}C$ using a potentiostat and an electrochemical impedance spectroscope. The potentiodynamic test was performed with a scanning rate of $1.667mV\;s^{-1}$ from -1,500 to 2,000 mV. A frequency range of $10^{-1}$ to $10^5Hz$ was used for the electrochemical impedance spectroscopy (EIS) measurements. The amplitude of the AC signal was 10 mV, and 5 points per decade were used. The morphology and structure of the samples were examined using field-emission scanning electron microscopy and thin-film X-ray diffraction. The elemental analysis was performed using energy-dispersive X-ray spectroscopy. Result: The PEO-treated surface exhibited an irregular pore shape, and the pore size and number of the pores increased with an increase in the Mn concentration. For the PEO-treated surface, a higher corrosion current density ($I_{corr}$) and a lower corrosion potential ($E_{corr}$) was obtained as compared to that of the bulk surface. However, the current density in the passive regions ($I_{pass}$) was found to be more stable for the PEO-treated surface than that of the bulk surface. As the Mn concentration increased, the capacitance values of the outer porous layer and the barrier layer decreased, and the polarization resistance of the barrier layers increased. In the case of the Mn/Ca-P coatings, the corroded surface was found to be covered with corrosion products. Conclusion: It is confirmed that corrosion resistance and polarization resistance of PEO-treated alloy increased as Mn content increased, and PEO-treated surface showed lower current density in the passive region.
