COMPLEMENTARY VHF CMOS ACTIVE INDUCTOR

  • A complementary VHF CMOS active inductor is described. The proposed circuit employs 'p-type' and 'n-type' active inductor to obtain enlarged signal handling ability. Under the same inductance, Q value, and power consumption, the proposed circuit shows more than 12-㏈ improvement in dynamic range while maintaining high-frequency operation. Further enhancement is obtained by using a fully differential floating inductor structure. A 1-㎓ 4$\^$th/-order coupled-resonator filter is designed to demonstrate the potential of the proposed active inductor.

  • 개의 N과 P채널 EEPROM을 이용하여 A/D 변환기를 설계하였다. 프로그래밍 모드에서 EEPROM의 선형적 저장능력을 관찰하기 위해 MOSIS의 1.2㎛ double-poly CMOS 공정을 이용하여 셀이 제작되었다. 그 결과 1.25V와 2V구간에서 10㎷ 미만의 오차 내에서 셀이 선형적으로 프로그램 되는 것을 보았다. 이러한 실험 결과를 이용하여 프로그램 가능한 A/D 변환기의 동작이 Hspice에서 시뮤레이션 되었으며, 그 결과 A/D 변환기가 37㎼의 전력을 소모하고 동작주파수는 333㎒ 정도인 것으로 관찰되었다.

  • We have fabricated SOI CMOS active pixel image sensor with the pinned photodiode on handle wafer in order to reduce dark currents and improve spectral response. The structure of the active pixel image sensor is 4 transistors APS which consists of a reset and source follower transistor on seed wafer, and is comprised of the photodiode, transfer gate, and floating diffusion on handle wafer. The source of dark current caused by the interface traps located on the surface of a photodiode is able to be eliminated, as we apply the pinned photodiode. The source of dark currents between shallow trench isolation and the depletion region of a photodiode can be also eliminated by the planner process of the hybrid bulk/SOI structure. The photodiode could be optimized for better spectral response because the process of a photodiode on handle wafer is independent of that of transistors on seed wafer. The dark current was about 6 pA at 3.3 V of floating diffusion voltage in the case of transfer gate TX = 0 V and TX=3.3 V, respectively. The spectral response of the pinned photodiode was observed flat in the wavelength range from green to red.

금속-절연체-반도체 구조를 이용한 Graphene Oxide의 특성분석

  • 그래핀 옥사이드(Graphene Oxide)는 그래핀과 마찬가지로 많은 분야로의 응용 가능성을 보이는 소자중 하나로 각광받고 있다. 그래핀 옥사이드가 가지는 유전체 특징은 전하 트랩층(charge trap layer)으로 사용을 가능하게 하고 또한 물에 녹는 수용성 특징은 스핀코터(spin coator)를 이용한 간단한 도포과정을 통하여 저비용으로 간단하게 소자를 제작 가능하게 한다. 이 연구에서 우리는 금속-절연체-반도체 구조를 가지는 메모리 소자를 제작하여 0.4 mg/ml의 농도로 DI에 용해된 그래핀 옥사이드가 플로팅게이트(floating gate)로써 사용되었을 때의 특성을 알아보기 위해 Boonton 720를 사용하여 C-V (hysteresis) 커브와 C-T(Capacitance-Time)를 측정하여 그래핀 옥사이드의 유무에 따른 메모리 윈도우 폭의 증가 및 저장된 정보가 손실되지 않고 얼마나 길게 유지 되는지를 살펴봄으로 플로팅게이트로써 그래핀 옥사이드의 특성을 살펴보았다. 먼저 터널링층으로 쓰이는 SiO2가 5 nm 증착된 P타입 Si기판위에 플로팅게이트로 쓰이는 그래핀 옥사이드층을 쉽게 쌓기 위하여 APTES 자기조립 단분자막 코팅을 한 후 그래핀 옥사이드를 3,000 rpm으로 40초간 스핀코팅을 하였다. 그 후 블로킹층으로 쓰이는 400 nm 두께의 폴리비닐페놀(PVP)를 3,000 rpm으로 40초간 스핀코팅을 하고 $130^{\circ}C$에서 열처리를 하였으며 $10^{-5}$ Torr의 압력에서 진공 열증착으로 알루미늄 게이트 전극을 증착했다.

  • The matching probability P(ο/$\lambda$), of the signal sequence(ο) observed for a finite time interval with a HMM (Hidden Markov Model $\lambda$) indicates the probability that signal comes from the given model. By utilizing the fact that the probability represents matching score of the observed signal with the model we can recognize an unknown signal pattern by comparing the magnitudes of the matching probabilities with respect to the known models. Because the algorithm however uses floating point variables during the computing process hardware implementation of the algorithm requires floating point units. This paper proposes an integer algorithm which uses positive integer numbers rather than float point ones to compute the matching probability so that we can economically realize the algorithm into hardware. The algorithm makes the model parameters integer numbers by multiplying positive constants and prevents from divergence of data through the normalization of variables at each step. The final equation of matching probability is composed of constant terms and a variable term which contains logarithm operations. A scheme to make the log conversion table smaller is also presented. To analyze the qualitive characteristics of the proposed algorithm we attatch simulation result performed on two groups of 10 hypothetic models respectively and inspect the statistical properties with repect to the model order the magnitude of scaling constants and the effect of the observation length.

  • A floating rig, which has been used to develop the ocean resources has a common characteristics with the catamaran ship that it is composed of the two simple hulls. So the motion responses of the floating rig can be predicted theoretically with the aid of the strip method as those of the catamaran. And for the strip method, the two-dimensional hydrodynamic coefficients are the most important inputs to predict the results accurately. In this report, a theoretical method is proposed for calculating two-dimensional hydrodynamic forces and moments acting upon arbitrary shaped twin-hull cylinders, which are forced to make a heaving, swaying and rolling oscillation about their mean position on the free surface of a finite depth water. The theoretical results by making use of the singularity distribution method are presented. The accuracy of the coefficients was confirmed to be reasonable by the comparison with the Ohkusu's results for two circular cylinders in an infinite depth water. The depth effects on two-dimensional hydrodynamic coefficients for two circular cylinders are also checked. In some range of wave numbers, large differences in the behavior of hydrodynamic coefficients between for a finite depth and for an infinite depth are shown.

The Ecological Characteristics and Conservation Counterplan of Menyanthes trifoliata Habitat in Floating Mat in Korean East Coastal Lagoon, Sunyoodam (조름나물이 서식하는 동해안 석호 습지인 선유담의 생태적 특성 및 보전방안)

  • The purpose of this study is to investigate the properties of Menyanthes trifoliata habitat in coastal lagoons. To characterize plant composition in the habitats in the lagoon, the plot sampling method was applied. The depths of water and floating mat were measured. Surface water quality factors including pH, electrical conductivity (EC), dissolved oxygen (DO), and total dissolved solids (TDS) were measured in the sites. Phosphate, nitrate, ammonium, and major cations were measured in laboratory. The wetland has 78 taxa of wetland plants. The average coverage and density of M. trifoliata was 62.6% and $71.2/m^2$, respectively and Phragmites australis is important associate in Sunyoodam lagoon. The average depths of floating mats were 26.5cm in M. trifoliata and 68.9cm in the P. australis-M. trifoliata communities, and the water depth below the mat was 106.5cm and 17.7cm, respectively. The values of pH, DO, EC and TDS in the water were 5.06, 46.1%, 59.4 ${\mu}s/cm$, and 29.3 mg/L, respectively. The concentrations of phosphate, nitrate, and ammonium showed 47.2, 9321, and 15.9 ${\mu}g/L$, respectively. The concentrations of Ca, K, Na, and Mg had 11.1, 1.5, 15.1, and 11.3 mg/L, respectively. The habitats of M. trifoliata in the lagoon corresponds to a kind of lowland communities in Hewett's classification. To conserve the habitats of M. trifoliata in Sunyoodam lagoon, the supply of open water area, the construction of observation deck, and the block of inflow from the surrounding paddy fields are needed in the future.

Impact Sound Insulation Characteristics of Floors according to the number of P'yong and Layers (초고층 공동주택의 평수와 층수에 따른 바닥충격음 차음 특성)

  • Apartment housing is a widely-spread type in Korean housing market. Nevertheless, it has caused serious problems such as traditional community corruption, unsafe structure, defects and litigation from noise. Noise, especially in concrete structure for apartment housing, is hardly controlled in proper to prevent sound transmission between upper and lower families with existing system. In foreign countries, there are floating floor system to enhance the noise control performance in multi-family housing. This study is to examine the impact sound insulation performance of floors according to the different P'yong and Layers by field measurement in highrise building.
