Au/3C-SiC/Al 쇼터키 다이오드의 전기적 특성 (Electrical characteristics of Au/3C-SiC/Si/Al Schottky, diode)

  • High temperature silicon carbide Schottky diode was fabricated with Au deposited on poly 3C-SiC thin film grown on p-type Si(100) using atmospheric pressure chemical vapor deposition. The charge transport mechanism of the diode was studied in the temperature range of 300 K to 550 K. The forward and reverse bias currents of the diode increase strongly with temperature and diode shows a non-ideal behavior due to the series resistance and the interface states associated with 3C-SiC. The charge transport mechanism is a temperature activated process, in which, the electrons passes over of the low barriers and in turn, diode has a large ideality factor. The charge transport mechanism of the diode was analyzed by a Gaussian distribution of the Schottky barrier heights due to the Schottky barrier inhomogeneities at the metal-semiconductor interface and the mean barrier height and zero-bias standard deviation values for the diode was found to be 1.82 eV and $s_0$=0.233 V, respectively. The interface state density of the diode was determined using conductance-frequency and it was of order of $9.18{\times}10^{10}eV^{-1}cm^{-2}$.

응축 증발법을 통한 서브마이크론 입자의 단극하전 특성 (Characteristics of Unipolar Charging of the Submicron Particles by the Condensation-Evaporation Method)

  • We applied a new charging system using the condensation and evaporation method to charge the submicron particles with a uniform charging performance. The monodispersed NaCl submicron particles were condensed by n-butanol vapor and grew up to micron droplets with a same size, regardless of their initial size. Those condensed droplets were charged in an indirect corona charger. The indirect corona charger consisted of the ion generation zone and the particle charging zone. In the ion generation zone, Ions were generated by corona discharge and some of them moved into the particle charging zone by a carrier gas and mixed with the condensed droplet. And finally, the charged and condensed droplets dried through an evaporator to shrink to their original size. The average charge and penetration rate of the particles before and after evaporation were measured by CPC and aerosol electrometer and compared with those of a conventional corona charger. The results showed that the average charge was $5\~7$ charges and the penetration rate was over $90\%$, regardless of the initial particle size.

가변속 이산화탄소 열펌프의 난방성능 특성에 관한 실험적 연구 (Experimental Study on the Heating Performance of a Variable Speed CO2 Heat Pump with a Variation of Operating Conditions)

  • The applications of a transcritical $CO_2$ cycle into water heaters show advantages over conventional systems in the respect of power consumption and heating efficiency because the $CO_2$ cycle has a high compressor discharge temperature. Besides, the heating performance of the transcritical $CO_2$ cycle can be improved by optimizing operating conditions. In this study, the heating performance of a variable speed $CO_2$ heat pump was measured and analyzed by varying refrigerant charge amount, EEV opening, compressor frequency and outdoor temperature. As a result, the optimum normalized charge for heating was 0.226. The COPs at the compressor frequencies of 40, 50 and 60 Hz were 2.94, 2.75 and 2.25, respectively. The heating performance of the $CO_2$ cycle with charge amount was more sensitive than the cooling performance. Moreover, the heating performance was improved significantly by optimizing of compressor frequency and EEV opening.

DYNAMIC SIMULATION MODEL OF A HYBRID POWERTRAIN AND CONTROLLER USING CO-SIMULATION-PART II: CONTROL STRATEGY

  • The topic of this study is the control strategy of a mild hybrid electric vehicle (HEV) equipped with a continuously variable transmission (CVT). A brief powertrain and vehicle configuration is introduced followed by the control strategy of the HEV with emphasis on two key parts. One of them is an ideal operating surface (IOS) that operates the CVT powertrain optimally from the viewpoint of the tank-to-wheel efficiency. The other is a charge sustaining energy management to maintain the battery state of charge (SOC) within an appropriate level. The fuel economy simulation results of the HEV over standard driving cycles were compared with those of the baseline vehicle. Depending on the driving cycle, 1.3-20% fuel saving potential is predicted by the mild hybridisation using an integrated starter alternator (ISA). The detailed energy flow analysis shows that the majority of the improvement comes from the idle stop function and the benefits for electrical accessories. Additionally, the differences between the initial and the final SOC are in the range $-1.0{\sim}+3.8%$ in the examined cycle.

종이 도공용 라텍스의 계면(界面) 및 유동특성(流動特性)에 관한 연구(硏究) (Interfacial and Flow Properties of Latices for Paper Coating)

  • The flow properties of binder latices for paper coating were investigated, together with dynamic viscoelastic properties of latex films and electron micrographs of latices, under various conditions. The amphoteric latex, binder pigment latex and anionic latex were used in this work. The amphoteric latex has both anionic and cationic functional group on its surface. The binder-pigment with a core-shell structure has dual functions : plastic pigment and binder. The low shear viscosity of binder latices and clay slurry were measured with Brookfield vis cometer. At low-shear rates. the viscosity decreased with increasing particle size of latex. On the amphoteric latex surface, the carboxyl groups are assumed to be fully dissociated over the region of pH 9~12, but the density of negative groups seems to be increased because of the gradual decrease in the degree of dissociation of amino groups. Since the apparent particle size of latex increases with surface charge, the electroviscous effect can be observed. On the anionic latex surface, the charge density is assumed to be nearly constant above pH 8. However, below pH 8 the coagulation of particles could be observed probably because of the decrease in the charge density.

이중-적분을 이용한 용량형 센서용 스위치드-캐패시터 인터페이스 (A Switched-Capacitor Interface Based on Dual-Slope Integration)

  • A novel switched-capacitor circuit for interfacing capacitive microtransducers with a digital system is developed based on the dual-slope integration. It consists of a differential integrator and a comparator. Driven by the teo phase clock, the circuit first senses the capacitance difference between the transducer and the reference capacitor in the form of charge, and accumulates it into the feedback capabitor of the integrator for a fixed period of time. The resulant accumulated charge is next extracted by the known reference charge until the integrator output voltage refurns to zero. The length of time required for the integrator output to return to zero, as measured by the number of clock cycle gated into a counter is proportional to the capacitance difference, averaged over the integration period. The whole operation is insensitive to the reference voltage and the capacitor values involved in the circuit, Thus the proposed circuit permits an accurate differental capacitance measurement. An error analysis has showh that the resolution as high as 8 bits can be expected by realizing the circuit in a monolithic MOS IC form. Besides the accuracy, it features the small device count integrable onto a small chip area. The circuit is thus particularly suitadble for the on-chip interface.

Thermopiezoelectric Cantilever for Probe-Based Data Storage System

  • Thermopiezoelectric method, using poly silicon heater and a piezoelectric sensor, was proposed for writing and reading in a probe based data storage system. Resistively heated tip writes data bits while scanning over a polymer media and piezoelectric sensor reads data bits from the self-generated charges induced by the deflection of the cantilever. 34${\times}$34 array of thermopiezoelectric nitride cantilevers were fabricated by a single step wafer level transfer method. We analyzed the noise level of the charge amplifier and measured the noise signal. With the sensor and the charge amplifier 20mn of deflection could be detected at a frequency of 10KHz. Reading signal was obtained from the cantilever array and the sensitivity was calculated.

  • HCCI(Homogeneous Charge Compression Ignition) combustion is an advanced combustion process explained as a homogeneously premixed charge of a fuel where air is admitted into the cylinder and compression ignited. It has possibility to reduce NOx by spontaneous auto-ignition at multiple points that allows very lean combustion resulting in low combustion temperatures. Particulate matters (PM) could be also reduced by the homogeneous combustion and no fuel-rich zones. Injection timing is extremely advanced to achieve homogeneous charge where a diesel fuel could not be vaporized sufficiently due to low pressure and low temperature condition. Also the over-penetration could be a severe problem. The small injection angle and multi-hole injectors were applied to solve these problems. Dimethyl ether (DME) as an altenative fuel was also applied to relive the bad vaporization problem associated with early injection of diesel fuel. Neat DME has a very high cetane rating and high vapor pressure. Contained oxygen reduces soot during the combustion. Experimental result shows DME can be easily operated in an HCCI engine. PM shows almost zero value and NOx is reduced more than 90% compared to direct-injection diesel engine operating mode but problem of early ignition needs more investigation.

  • This paper is for the charge storage effect and C-V characteristics of MIS type diode which is the basic structural unit of charge-coupled device after growing the $Pb_{1-x}Sn_xTe$ crystal. $Pb_{1-x}Sn_xTe$ singlecrystal dbtained from the horizental furnace using Bridgman method. To judge whether the grown singlecrystal is suitable for specimen or not, it was investigated by X-ray diffraction analysis, thermogravimetry and differential thermal analysis. The C-V characteristics of the specimen caused to anodic oxidation was the best when the insulator film's depth was 250[$\AA$]. Measuring the C-V characteristics aftermanufacturing MIS type diode resulted that the whole capacitance was the largest when the supply voltage was low, 0.3[V] and the capacitance also varied according to the variance frequence when the supply voltage is over 0.5[V]. From the above result, even if the supply voltage is low, the $Pb_{1-x}Sn_xTe$ also have a good charge storage effect.

AgO-Zn 전지의 충전상태에 따른 임피던스 특성 (Impedance characteristics of AgO-Zn cell at various State of Charge)

  • In the present study, impedance characteristics for AgO-Zn cell at various State-of-Charge (SoC) has been studied. The impedance measurements of AgO-Zn cell at various SoC were made over the frequency range from 100kHz to 10mHz with an amplitude 5mV. The impedance parameters have been evaluated by the analysis of the data using an equivalent circuit and a Non-linear least squares (NLLS) fitting method. The total resistances reflects the SoC of the cell. This indicates that the total resistance is important parameter for predicting SoC of AgO-Zn cell.
