수소기처리에 의한 수소화된 비정질규소의 안정성에 관한 연구 (The Stability of Hydrogenated Amorphous Silicon by Hydrogen Radical Annealing)

  • We have prepared hydrogenated amophous silicon (a-si : H) films with superlattice structure by hydrogen radical anneling(HRA) technique. We have studied the preparation of a-Si :H films by HRA and the optical & electronic characteristics. Optical band gap and the hydrogen contents in the a Si : H film is decreased as HRA time increased. We first report a -Si : H film prepared by periodicdeposition of a-Si : H layer and HRA have the superlattice structure using TEM . After 1 hour light soaking on the a-Si :H film prepared by HRA, there are no difference in the temperatre dependence of dark conductivity and the conductivity activation energy. An excellent stability for light in a-Si :H films by HRA can be explained using the long-range structural relaxation of the amorphous network and the propertiesof light -induced defects(LID) proposed by Fritzsche.

  • Zinc Oxide (ZnO) films have attracted considerable attention for transparent conducting films, because of their high conductivity, good optical transmittance from UV to near IR as well as a low-cost fabrication. To increase the conductivity of ZnO, doping of group III elements (Al, Ga, In and B) has been carried out. Transparent conducting films have been applied for optoelectric devices, the development of the transparent conducting thin films on flexible light-weight substrates are required. In this research, the transparent conducting ZnO thin films doped with Aluminum (Al) on polymer substrates were deposited by the RF magnetron suputtering method, and the structural, optical and electrical properties were investigated.

Isomorphous Substitution of Fe in Sodalite and Its Electric Characterization

  • Experiment on isomorphous substitution of Al by Fe in sodalite framework was carried out using dry way method at 800-900$^{\circ}$C in nitrogen atmosphere. The substitution of Fe was possible up to 25 mole% with some deviation of symmetry in sodalite cage. The cubic unit cell parameter increased with increasing Fe content. It showed ionic semiconducting property, especially the highest conductivity and the lowest activation energy in 10 mole% Fe-substituted sodalite which could behave as a superionic conductor at above 400$^{\circ}$C. When more Fe was introduced into sodalite the electronic conductivity was improved at high temperature. But the relative electronic contribution was found to be lower compared with ionic contribution at high temperature. In infrared spectra some major absorption bands of sodalite shifted to lower wave numbers due to heavier Fe atoms substitution in Al lattice sites.

  • The electronic structure of ZnO oxide semiconductor having high optical transparency and good electric conductivity was theoretically investigated by $DV-X_{\alpha}$(the discrete variation $X_{\alpha}$) method, which is a sort of the first principle molecular orbital method using Hatre-Fock-Slater approximation. The electrical and optical properties of ZnO are seriously affected by the addition of impurities. The imnurities are added to ZnO in order to increase the electric conductivity of an electrode without losing optical transparency. In this study, the effect of impurities of III and IV family on the band structure, impurity levels and the density of state of ZnO were investigated. The cluster model used for calculations was $[MZn_{50}O_{53}]^{-2}$(M=elements belonging to III and IV family).

Bi12(Si,Ge)O20 단결정의 전기 및 광학적 특성 (Electrical and Optical Properties of Bi12(Si,Ge)O20 Single Crystals)

  • $Bi_{12}(Si,Ge)O_{20}$ 단결정의 전기 및 광학적 특성을 규명하기 위하여 Czochralski법으로 단결정을 성장시켜, 직류전기전도도와 교류전기전도도 그리고 광투과도를 측정하였다. 직류전기전도도에 대한 활성화 에너지 $E_g$는 1.12 eV 이고, 광학적 갭 $E_{opt}$는 2.3 eV였다. $Bi_{12}(Si,Ge)O_{20}$ 단결정의 교류전기전도도는 측정온도 범위는 290 K에서 570 K까지 였으며 측정주파수는 50 kHz에서 30 MHz 까지 였다. 교류전기전도도는 ${\omega}^s$에 비례하는 hopping 전도 가구를 나타내었으며, 고주파수영역에서 지수값은 s=2로 구해졌다. 유전상수는 $Bi_{12}(Si,Ge)O_{20}$ 단결정의 경우 54이고 $Bi_{12}(Si,Ge)O_{20}$ 단결정의 경우 41정도의 크기를 보였다.

Synthesis, Optical and Electrical Studies of Nonlinear Optical Crystal: L-Arginine Semi-oxalate

  • L-Arginine semi-oxalate (LASO) single crystal has been grown by solution growth technique at room temperature. The crystal structure and lattice parameters were determined for the grown crystal by single crystal X-ray diffraction studies. Photoluminescence studies confirm the violet fluorescence emission peak at 395 nm. Optical constants like band gap, refractive index, reflectance, extinction coefficient and electric susceptibility were determined from UV-VIS-NIR spectrum. The dielectric constant, dielectric loss and ac conductivity of the compound were calculated at different temperatures and frequencies to analyze the electrical properties. The solid state parameters such as plasma energy, Penn gap, Fermi energy and polarizability were calculated to analyze second harmonic generation (SHG). Nonlinear optical property was discussed to confirm the SHG efficiency of the grown crystal.

Structure and Conductivity Characteristics of Sandwich Structures with Fullerite Films

  • We report on the technology of formation of sandwich structures based on fullerite films and on experimental results in research of optical and conductivity properties of these sandwich samples. Single crystals of sapphire (100) or silicon were used as substrates. The sandwich specimens were based on the structure M/$C_{60}$/M (M=Cr, Pd, Ag, Al, Cu). The thickness of the fullerite films was about $0.2{\sim}1.0{\mu}m$. The area of the $C_{60}$ film under the top contact was about $1cm^{2}$. The specimens have been investigated by infrared spectroscopy, spectra-photometry, ellipsometry and X-ray diffraction analysis. Measurements of the current/voltage characteristics and research on the temperature dependence of conductivity were performed as well. It was shown that metals such as Cr, Pd, Ag, Al, and Cu penetrate easily into the fullerite films. It appears that these specimens have a large conductivity. For silver/$C_{60}$ and other sandwich structures the conductivities show a semiconductor-like behaviour.

그래핀/구리폼과 그래파이트 하이브리드 구조체의 열전도 특성 연구 (The study of thermal properties of graphene/Cu foam hybrid structures)

  • 그래핀(Graphene)은 전기 전도성 및 열전도성이 우수하고 1 nm 수준의 초 박막 형 필름 소재를 제조할 수 있다는 장점으로 인하여, 차세대 트랜지스터 소자 및 디스플레이 장치에 적용 가능한 방열 소재로서 많은 연구가 활발히 진행되고 있다. 또한 CVD(chemical vapor deposition)제조법으로 합성된 그래파이트(Graphite)는 구조의 단순성 및 유연성 때문에 안정하고 열에 강한 탄소계 방열소재로 주목 받고 있다. 본 연구는 열전도도가 우수한 폼(foam)형태의 구리를 촉매로 상압과 진공에서의 CVD법을 이용하여 그래핀을 성장시킨 후 구리 폼의 기공 안에 다양한 종류의 그래파이트(Natural graphite, expandable(/expanded) graphite, etc)를 복합 및 안정화시켜 기존보다 높은 열전도도를 가지는 방열소재를 개발하였다. 제조된 금속폼/그래파이트 소재를 OM(optical microscopy)과 SEM(scanning electron microscopy)을 이용하여 표면을 확인하였고 DSC(Differential Scanning Calorimetry), 아르키메데스 법을 활용한 비열, 밀도 결과를 확보하였다. 또한 LFA(Laser Flash Analysis)를 이용하여 열 확산계수 예측을 통한 열전도 특성을 평가하였다.

반도체 CdTe 박막의 전기 광학적 특성 (The electrical and optical properties of semiconductor CdTe films)

  • 유리기판 위에 electron beam으로 증착(EBE)된 CdTe film의 결정구조 및 전기 전도도와 광 전도도를 조사하였다. 그 구조는 거의 hexagonal phase 이었으며 Cubic phas가 약간 포함된 다결정이었다. 암 전기 전도도(dark electric conductivity)는 $1-^{-8} {\Omega}^{-1} cm^{-1}$정도이고 $300^{\circ}C$에서 1시간 동안 열처리하여 약간 증가되었다. 온도가 증가됨에 따른 전기 전도도로부터 계산된 활성화 에너지는 실온에서 증착된 film의 경우1.446 eV이었다. 흡수계수로부터 구한 광학적 band gap은 직접 천이(direct transition)인 경우 1.52 eV이었고 간접 천이(indirect transition)인 경우 1.44eV이었다. Film의 광전도도는 약$1-^{-8} {\Omega}^{-1} cm^{-1}$정도이고, 실온에서 대략 600 nm일때 가장 크다. 광전기 전도도는 850 nm에서 증가하기 시작하며 이는 CdTe 다결정의 활성화 에너지 (activation energy)인 1.446 eV와 근사하다.

폴리알킬시오펜의 전자 및 흡광특성 (Optical and Electronic Properties of Polyalkylthiophene)

  • In this paper the electronic and optical properties of various poly(3-alkylthiophene)s differing in alkyl chain length were investigated. And their dependence on temperature were also investigated. The electrical conductivity decreased with the increase of alkyl chain length. In addition optical properties were changed due to the shift of edge energy which was caused by the change of the alkyl chain length and rise of temperature. The conformational change of poly(3-alkylthionphene) depending on the alkyl chain length is believed to be responsible to the change of electronic and optical properties of materials.
