알콕사이드로부터 Si-Al-O-N계 분말합성 I. 알콕사이드로부터 Si3N4와 $\beta$-Sialon 초미분말 합성 (Synthesis of Powder of the System Si-Al-O-N from Alkoxides I. Synthesis of Si3N4 and $\beta$-Sialon Ultrafine Powders from Alkoxides)

  • Synthesis of high purity ultrafine Si3N4 and ${\beta}$-Sialon powders was investigated via the simultaneous reduction and nitriding of amorphous SiO2, SiO2-Al2O3 system prepaerd by hydrolysis of alkoxides, using carbonablack as a reducing agent. In Si(OC2H5)4-C2H5 OH-H2 O-NH4OH system, hydrolysis rate increased with increasing reaction temperature and pH. Pure ${\alpha}$-Si3N4 was formed at 1350$^{\circ}C$ for 5 hrs in N2 atmosphere. In Si(OC2H5)4-Al(OC3H7)3-C6H6-H2 O-NH4OH system, weight loss increased as Si/Al ratio decreased. Single phase ${\beta}$-Sialon consisted of Si/Al=2 was formed at 1350$^{\circ}C$ in N2 and minor phases of ${\alpha}$-Si3N4, AIN, and X-phase were existed besides theSialon phase at other Si/Al ratios. The Si3N4 and Sialon powders synthesized from alkoxides consisted of uniform find particles of 0.05-0.2$\mu\textrm{m}$ in diameter, respectively.

  • STT-MRAM의 구성물질인 magnetic tunnel junction의 효과적인 식각을 위하여 다양한 가스 조합을 연구하였다. 그 결과 $CH_4/N_2O$ gas 조합보다는 $CH_3OH$ gas 가 보다 향상된 식각 특성을 나타내었고 pulse duty ratio 변화와 기판온도 변화가 식각특성 향상에 영향을 주었음을 알 수 있었다.

  • The process which can stabilize water quality of treatment and improve nitrogen removal rate under the condition of high organic loading was developed by charging fibrous HBC media to single sludge nitrification-denitrification process. This process was operated easier, minimized the treatment cost, and shortened the retention time. To improve T-N removal rate, a part of nitrifing liquid at aerobic zone was recycled to anoxic zone by approximate internal recycle ratio. The experimental results are as follows ; T-N removal efficiency in the organic volumetric loading 0.14-0.19 kg/COD/m$^{3}$·d was obtained asmaxium of 85% at internal recycle ratio 2.5 and in more ratio than this it was decreased. Organic removal efficiency was about 91% under the overall experimental conditions and not influenced by recycle ratio.

  • AC-PDP(Plasma Display Panel)에 사용하는 MgO 보호막의 이차전자 방출계수(${\gamma}$)는 AC-PDP의 방전특성을 결정짓는 중요한 요소이다. MgO 보호막의 이차전자 방출계수는 AC-PDP에 주입하는 기체의 종류에 영향을 받는다. 현재 AC-PDP에는 방전특성의 향상과 VUV 발생을 위하여 He, Ne, Xe 등의 혼합기체가 사용되고 있으며, N 기체를 혼합하여 사용할 경우 더 좋은 발광효율을 얻을 수 있다는 보고가 있다. 이번 실험에서는 (100) 방향으로 배향된 MgO Bulk Crystal과 MgO 보호막의 이차전자방출계수를 ${\gamma}$-FIB 장치로 N2 기체혼합비율에 따라 측정하였다. 혼합기체는 Ne=N2 이원기체를 여러 가지 혼합 비율로 변화시켜가며 실험하였다. MgO 보호막은 실제 21inch 규격의 Panel을 사용하였다.

BSST계 세라믹스의 BaO 조성비에 따른 마이크로파 유전특성 (Microwave dielectric properties of the BSST ceramics with BaO compositional ratio)

  • Microwave dielectric properties of 0.15(B $a_{x}$S $r_{0.05}$)O-0.15(S $m_{2}$(1-y)N $d_{2y}$) $O_{3}$-0.7Ti $o_{2}$(x=o.9~0.1[mol.], y=6[m/o]) ceramics were investigated with BaO compositional ratio. Sintered density and resistivity of specimens were independent on the BaO compositional ratio. In the specimen with x=0.975[mol.], dielectric constant, quality factor and temperature coefficient of resonant frequency had good values of 76.52, 3001(at 3[GHz]) and +0.71[ppm/.ceg. C], respectively. By comparing with the stoichiometric compositions of 78.14, 2938(at 3[GHz])+14.19[ppm/.ceg. C], dielectric constant and quality factor showed similar properties, but the temperature coefficient of resonant frequency was highly improved. (author). refs., figs., tabs.s.s.

  • The characteristics of a multilayer piezoelectric transformer were investigated using 0.05Pb(A $l_{0.5}$N $b_{0.5}$) $O_3$-0.95Pb(Z $r_{0.52}$ $Ti_{0.48}$) $O_3$+0.9wt%N $b_2$ $O_{5}$+0.5wt%Mn $O_2$+0.04wt% $V_2$ $O_{5}$ ceramics. The multilayer piezoelectric trans formers were developed for voltage step-up. The multilayer ceramic technology was applied in piezoelectric transformer. The electrical characteristics of the piezoelectric transformer (33x8.5x1mm) has the efficiency of above 85%, step-up ratio of 70 under the 130 kΩ load, and driving frequency of 93.5kHz, respectively.ctively.y.y.

  • Sr-ferrite having magnetoplumbite structure is similar to Ba-ferrite in magnetic characteristics, but better magnetic characteristics for using motor application. To improve remanence magnetic flux density(Br) and coercive force(iHc), it is necessary that sintered ferrites must have high density and grain size less than 1 $\mu$m. By varying n values in SrO.nFe2O3 basic composition, calcination temperature, and BaO addition, Sr-ferrite powder and sintered specimen was prepared. The n values, calcination temperature, and BaO addition affected secondary phase formation, particle size, and particle shape. BaO addition enhanced Fe2O3 secondary phase and hexagonal shape particle. Fe2O3 phase reduced sintered density which greatly decreased Br.

$RuO_2$ Related Schottky contact for GaN/AlGaN device

  • $RuO_2$/GaN and related contacts were investigated for Schottky contacts in GaN-Based optical and electronic devices. We demonstrated that an $RuO_2$ film forms a stable Schottky contact on a GaN layer with a barrier height (${\Phi}_B$) of 1.46 eV and transmittance of 70% in the visible and near UV region. $RuO_2$/GaN Schottky diode showed a breakdown at over -50V and leakage current of only 0.3 nA at -5V. The $RuO_2$/GaN Schottky type photodetector had the UV/Visible rejection ratio of over $10^5$ and the responsivity of 0.23 A/W at 330 nm. The $RuO_2$ gate AlGaN/GaN EFET exhibited high drain current ($I_d$) of 689.3 mA/mm and high transconductance ($g_m$) of 197.4 mS/mm. Cut-Off frequency ($f_t$) and maximum operating frequency ($f_{max}$) were measured as 27.0 GHz and 45.5 GHz, respectively.

  • Si(100) 위에 RF 스퍼터링법으로 SiOxNy 박막을 제작하였다. 제작 조건은 반응 가스 비율에 따른 증착율과 RF 출력으로 하였다. XRD, XPS, n&k analyzer 그리고 FTIR로 SiOxNy 박막의 특성을 조사하였다. XRD 측정결과 ${SiO_x}{N_y}$ 박막은 비정질이었으며, XPS와 n&k analyzer 측정 결과 ${SiO_x}{N_y}$ 박막의 질소성분이 증가할수록 굴절률은 증가함을 알 수 있었다.

Interaction of Cu(II)-meso-tetrakis(n-N-methylpyridiniumyl)porphyrin (n = 2,3,4) with Native and Synthetic Polynucleotides Probed by Polarized Spectroscopy

  • The interactions of Cu(II)-meso-Tetrakis(n-N-methylpyridiniumyl)porphyrin (n = 2,3,4), respectively referred to as o-, m- and p-CuTMPyP, and DNA, poly$[d(A-T)_2]$ and poly$[d(G-C)_2]$ were investigated by circular and linear dichroism (CD and LD). In the o-CuTMPyP case, in which the rotation of the pyridinium ring is prevented, the shape of the CD spectrum when associated to DNA and poly$[d(A-T)_2]$ resembles and is characterized by a positive band at a low drug to DNA concentration ratio (R ratio) and is bisignate at a high R ratio. The former CD spectrum shape has been attributed to porphyrin that is bound monomerically outside of DNA while the latter can be attributed to those that are stacked. When o-CuTMPyP is bound to poly$[d(G-C)_2]$, the excitonic CD appeared at a relatively high R ratio. In contrast, a characteristic negative CD band in the Soret region was apparent for both m- and p-CuTMPyP when bound to DNA and poly$[d(G-C)_2]$ at the low R ratios, indicating that the porphyrin molecule intercalates. However, the DNA is bent near the intercalation site and the plane of the porphyrin molecule tilts relative to the DNA helix axis, as judged by the magnitude of the reduced LD. Various stacking patterns were identified by the shape of the CD spectrum for m- and p-CuTMPyP when bound to poly$[d(A-T)_2]$. Three species for the former complex and two for the latter complex were found which may reflect the extent of the stacking.
