Intermetallic Compound Formation Behavior and Bump Shear strength at Sn-In Eutectic Solder/UBM Interface

  • Reactions between 48Sn-52In solder and under bump metallurgies(UBM) such as 100nm $Ti/8{\mu}m$ Cu and 300nm Al/400nm Ni(V)/400nm Cu have been investigated, and the shear strength of 48Sn-52In solder bumps on each UBM has been evaluated. While intermetallic compounds with two different morphologies were continuously thickened on Ti/Cu with repeating the reflow process, the intermetallics on Al/Ni(V)/Cu spalled into the solder with increasing the number of reflow times. The solder bumps on Ti/Cu exhibited higher shear strength than those on Al/Ni(V)/Cu.

A Study on the Strength Characteristics of $L1_{2}-Ni_{3}Al$ Intermetallic Compound ($L1_{2}-Ni_{3}Al$ 금속간화합물의 강도특성에 관한 연구)

  • Structural studies have been performed on precipitation hardening found in $Ni_{3}Al$ based ordered alloys using transmission electron microscopy (TEM). Tilt experiments by the weak-beam method were made to obtain some information concerning the cross slip mechanism of the superlattice dislocation. The strength of ${\gamma}'-Ni_3$(Al,Ti) increases over the temperature range of experiment by the precipitation of fine $\gamma$ particles. The peak temperature where a maximum strength was obtained shifted to higher temperature. Over the whole temperature range, the interaction between dislocation and $\gamma$ precipitates is attractive. On the temperature range of 773 K to 973 K, the dislocations in ${\gamma}'$ matrix move on (111) primary slip plane. When the applied stress is removed, the dislocations make cross slip into (010) plane, while those in $\gamma$ precipitates remain on the (111) primary slip plane. The increase of high temperature strength in ${\gamma}'-Ni_3$(Al,Ti) containing $\gamma$ precipitates is due to the restraint of cross slip of dislocations from (111) to (010) by the dispersion of disordered $\gamma$ particles.

  • A transmission electron microscope (TEM) investigation has been performed on the precipitation of $L2_1$-type $Ni_2AlTi$ phase in B2-ordered NiAl system. The hardness after solution treatment is high in NiAl-Ti alloys suggesting the large contribution of solid solution strengthening in this alloy system. However, the amount of age hardening is not large as compared to the large microstructural variations during aging. At the beginning of aging, the $L2_1$-type $Ni_2AlTi$ precipitates keep a lattice coherency with the NiAl matrix. By longer periods of aging $Ni_2AlTi$ precipitates lose their coherency and change their morphology to the globular ones surrounded by misfit dislocations. Misfit dislocations, which are observed on {100} planes of H-precipitates have the Burgers vector of a <100> with a pure edge type. The lattice misfits of NiAl-$Ni_2AlTi$ system is estimated from the spacings of misfit dislocations to be 1.1% at 1273 K. The lattice misfits decrease with increasing aging temperature in this system.

  • Ni$_3$Al intermetallic compound has been tested as a binder phase, in order to improve the oxidation resistance and the mechanical properties of TiC-Ni cermet at a high temperature. The wettability of $Ni_3Al$ on TiC and the optimum sintering condition were investigated in TiC-(30, 40) vol% $Ni_3Al$ cermets with the sintering temperature (1380~$1430^{\circ}C$) and time (30~99 min). The results are summarized as follows: 1) Ni$_3$Al showed good wettability on TiC above 1400$^{\circ}C$ ; 2) The shrinkages of the specimens increased with the sintering temperature, the sintering time and the binder content, whereas the relative densities were decreased; 3) Any other phase did not appeared in the microstructures of all sintered cermets. The grain sizes of TiC became larger as the sintering temperature and the sintering time as well as the binder content increased; 4) The hardness of the cermets decreased with increase in the sintering temperature and the sintering time as well as the binder content; 5) The transverse-rupture strength of the cermets increased with the sintering temperature and the sintering time, whereas it decreased with the binder content.

Joint Properties of Stainless Steel and Titanium Alloys Additive Manufactured on Medium Entropy Alloys (중엔트로피 합금 기지 위에 적층조형된 스테인리스강과 타이타늄 합금의 접합특성 분석)

  • Additive manufacturing (AM) is a highly innovative method for joining dissimilar materials for industrial applications. In the present work, AM of STS630 and Ti-6Al-4V powder alloys on medium entropy alloys (MEAs) NiCrCo and NiCrCoMn is studied. The STS630 and Ti64 powders are deposited on the MEAs. Joint delamination and cracks are observed after the deposition of Ti64 on the MEAs, whereas the deposition of STS630 on the MEAs is successful, without any cracks and joint delamination. The microstructure around the fusion zone interface is characterized by scanning electron microscopy and X-ray diffraction. Intermetallic compounds are formed at the interfacial regions of MEA-Ti64 samples. In addition, Vicker's hardness value increased dramatically at the joint interface between MEAs and Ti-6Al-4V compared to that between MEAs and STS630. This result is attributed to the brittle nature of the joint, which can lead to a decrease in the joint strength.

  • Stabilized Zirconia (3 mol % Yttria, 3Y-TZP) was joined with intermetallic compound NiTi which has similar thermal expansion coefficient. The optimum bonding condition was determined by the Taguchi Method. Under the optimum bonding condition, the 4-point bending strength was as high as 400 MPa. bonding interfaces were examined by optical microscope, SEM, and TEM; reaction products were identified by XRD and TEM, The relationship between products and strength was examined.

  • The effects of heating rate on the combustion temperature, the ignition temperature, the microstrurcture and the shape memory ability of products formed by combustion were investigated. The ignition temperature decreased with increasing heating rate. Combustion temperature and ${\Delta}T$(difference temperature between the ignition temperature and the combustion temperature) increased with increasing heating rate. The grain size of the product increased with increasing heating rate. Combustion synthesis did not completely occur below the heating rate of $10^{\circ}C/min$. NiTi intermetallic compound was completely formed at the heating rate of $600^{\circ}C/min$ and the product by combustion method had a good shape memory effect.

  • Structural studies have been performed on precipitation hardening found in $L1_2$ ordered ${\gamma}^{\prime}-Ni_3(Al,Ti)$ alloys using transmission electron microscopy. A uniform solid solution of ${\gamma}^{\prime}-L1_2$ ordered phase supersaturated with Ni can be obtained by solution annealing in a suitable temperature range. The ${\gamma}^{\prime}$ phase hardens appreciably by the fine precipitation of disordered ${\gamma}$. The shape of ${\gamma}$ precipitates formed during aging is initially spherical or round-cubic and grow into platelets as aging proceeds. High resolution electron microscopy revealed that the ${\gamma}$ precipitates are perfectly coherent with the matrix ${\gamma}^{\prime}$ as long as the ${\gamma}$-precipitates are plates. The loss of coherency initiates by the introduction of dislocations at the ${\gamma}/{\gamma}^{\prime}$ interface followed by the step formation at the dislocations. The ${\gamma}$ precipitates become globular after the loss of coherency. The strength of ${\gamma}^{\prime}-Ni_3(Al,Ti)$ increases over the temperature range of experiment by the precipitation of fine ${\gamma}$ particles. The peak temperature where a maximum strength was obtained shifted to higher temperature.

Cold Rolling and Heat Treatment Characteristics of TiNi Based Shape Memory Wire (TiNi계 형상기억합금 선재의 냉간압연 및 열처리 특성)

  • The effect of annealing temperature on the martensitic transformation behavior, tensile deformation chracteristics and shape recovery etc., has been studied in TiNi based shape memory ribbon fabricated by coldrolling of wire. TiNi based shape memory wire (${\phi}=500{\mu}m$) of which structure is intermetallic compound could be cold-rolled without process annealing up to the reduction rate in thickness of 50%, but a few cracks appear in cold-rolled ribbon in the reduction rate in thickness of 65%. The $B2{\rightarrow}R{\rightarrow}B19^{\prime}$ martensitic transformation or $B2{\rightarrow}B19^{\prime}$ martensitic transformation occurs in annealing conditions dissipating lattice defects introduced by coldrolling. However, in case of higher reduction rate or lower annealing temperature, martensitic transformation in cold-rolled and then annealed ribbons does not occur. The maximum shape recovery rate of cold-rolled ribbons with the reduction rate of 35 and 65% could be achieved at annealing temperatures of 250 and $350^{\circ}C$, respectively. The shape recovery rate seems to be related to the stress level of plateau region on stress-strain curve.

Effect of Post Heat Treatment on Bonding Interfaces in Ti/STS409L/Ti Cold Rolled Clad Materials (Ti/STS409L/Ti 냉연 클래드재의 접합계면특성에 미치는 후열처리의 영향)

  • The aim of the present study is to derive optimized post heat treatment temperatures to get a proper formability for Ti/STS409L/Ti clad materials. These clad materials were fabricated by cold rolling followed by a post heat treatment process for 10 minutes at temperatures ranging from $500^{\circ}C$ to $850^{\circ}C$. The microstructure of the interface was observed using a Scanning Electron Microscope(SEM) and an Energy Dispersive X-ray Analyser(EDX) in order to investigate the effects of post heat treatment on the bonding properties of the Ti/STS409L/Ti clad materials. Diffusion bonding was observed at the interfaces with a diffusion layer thickness increasing with the post heat treatment temperature. The diffusion layer was composed of a type of(${\varepsilon}+{\zeta}$) intermetallic compound containing additional elements, namely, Fe, Ti and Ni. The micro Knoop hardness of the Ti/STS409L interfaces was found to increase with heat treatment up to $800^{\circ}C$ and then decrease for temperatures rising up to $850^{\circ}C$. The tensile strength was shown to decrease for heat treatment temperature increasing to $750^{\circ}C$ and then increase rapidly for temperature rising up to $850^{\circ}C$. A post heat treatment temperature range of $700{\sim}750^{\circ}C$ was found to optimize the formability of Ti/STS409L/Ti clad materials.
