실시간 비저항 측정을 통한 N-doped $Ge_2Sb_2Te_5$ 박막의 결정화에 대한 연구

  • $Ge_2Sb_2Te_5$ (GST)는 광학 스토리지 및 PRAM(Phase-change Random Access Memory)에 적용 가능한 대표적인 상변화 물질이며 상변화 거동에 대한 다양한 연구가 진행되고 있다. 차세대 비휘발성 메모리로 각광을 받고 있는 PRAM의 경우 저전력 그러나 향후 고집적, 고성능 PRAM 소자구현을 위해서는 Reset 전류 감소를 통한 소비 전력 감소, 인접 셀간의 'cross talking'을 방지할 수 있는 열적 안정성 개선 등의 문제점들을 해결해야 한다. GST 물질의 전기적, 열적 특성을 조절하여 이러한 문제를 해결하기 위하여 GST 물질에 이종의 원소를 첨가하는 연구가 활발히 진행되고 있으며, 특히 질소 첨가에 의해 결정 성장 억제를 통한 결정화 온도 증가, 결정질의 저항 증가 등의 보고가 있었다. 본 연구에서는 질소를 첨가한 N-doped $Ge_2Sb_2Te_5$ (NGST) 박막의 상변화 거동을 규명하고 GST 박막과 비교하여 첨가된 질소의 영향을 분석하고자 한다. D.C Magnetron sputtering 방법으로 증착된 GST와 NGST 박막을 등온으로 유지하여 각 온도별로 열처리 시간 증가에 따른 비저항을 실시간으로 측정하여 GST와 NGST 박막의 상분율을 계산하고 Kissinger 모델을 이용하여 effective activation energy ($E_a$)를 구하였다. GST와 NGST 박막의 $E_a$는 각각 $2.08\;{\pm}\;0.11\;eV$$2.66\;{\pm}\;0.12\;eV$로 계산되었다. 따라서 첨가된 질소에 의해 NGST 박막의 결정화를 위하여 GST 박막의 경우보다 더 큰 활성화 에너지가 필요하다.

  • 국내 플랜트산업의 낮은 외화가득률의 원인인 낮은 국산화율의 플랜트 기자재 중 하나인 가스터빈은 선진국대비 기술격차가 크고 해외의존도가 높다. 가스터빈은 플랜트 산업에 활용도가 높은 기자재며 특히 오일&가스 플랜트의 경우 upstream에서 downstream에 이르기까지 활용도가 매우 높다. 가스터빈 시장은 연 7.5%의 성장을 보이고 있으며 2015년에는 560억불에 달할 것으로 예상된다. 선진국에서는 ATS, NGST, ETN 등 범국가 단위로 가스터빈 기술을 개발해 왔으며, 최근에는 고효율, 저비용, 친환경 가스터빈 기술향상에 집중하고 있다. 가스터빈 기술은 이제 발전기를 지나 성숙기에 이르고 있지만 국내의 가스터빈 기술은 단위 부품 제작이나 면허 생산 등의 생산 기술에 치우친 초보적인 수준에 머물고 있다.

Cryogenic Behavior of Perovskite Materials

  • Dielectric and piezoelectric properties of perovskite materials such as La modified $Pb(Zr,Ti)O_3$ ceramics and $Pb(Zn_{1/3}Nb_{2/3})O_3-PbTiO_3$ single crystals were investigated for cryogenic capacitor and actuator applications. Enhanced extrinsic contributions resulted in piezoelectric coefficient (d33) as high as 250 pC/N at 30 K, superior to that of PZT ($d_{33}$ ~ 100 pC/N). This cryogenic property enhancement was associated with retuning the MPB (or cryogenic temperatures. PZN-PT single crystals exhibited dramatic property improvements such as $d_{33}$ > 500 pC/N at 30 K as a result of an engineered domain state.

Developing an Optical Testing Method for Space Telescopes

  • Next Generation Space Telescope (NGST) is under design study for proposed launch around 2008. It will take over the task of Hubble Space Telescope (HST) and provide much more detailed information about celestial objects. Present large telescopes both in space and on the ground contain aspheric mirrors, called Ritchey-Chretien type. As the size of the telescope becomes larger and the optical quality is requested to be higher, reaching the diffraction limit, more accurate optical testing methods are required. However, there are few testing methods which can achieve the required accuracy for aspheric optics, and none of them has achieved it with certainty. The failure of producing the primary mirror of the Hubble Space Telescope to meet specification is a good example. Moreover, testing aspheric mirrors of large convex form adds the difficulty to extreme. In this paper, space telescopes and large ground-based telescopes are surveyed and testing methods for aspheric optics are reviewed. a method of testing aspheric convex mirrors is suggested.

Qualitative Equity of Neighborhood Parks in Daegu According to Socioeconomic Status (사회경제적 지위에 따른 대구시 근린공원 질적 가치 형평성)

  • In terms of environmental justice, urban parks play a pivotal role in imperative amenities allowing for physical activity. The reasonable distribution of urban park services must be considered in terms of community demand and the context of the park. The purpose of this study is to analyze the inequity of qualitative park service according to the socioeconomic status(SES) in Daegu. The qualitative service was assessed for 82 neighborhood and walking-distance parks by utilizing the NGST(Neighborhood Green Space Tool). The inequity was analyzed by SES variables(ratio of basic living recipients, ratio of single-parent families, average housing sales, dilapidated dwelling ratio, and park area per capita). The features of the qualitative equity in Daegu is as follows. First, urban park planning in Daegu is in parallel with the development of residential areas rather than the local policy. The development pattern of parks stretching from center of the city to outskirts clearly dissociates the city based on socioeconomic status. The parks in the center are relatively old and poorly managed. Second, overall neighborhood parks lacked recreational facilities. The facilities are significantly influenced by the housing values around them. The lower the recreation facility score, the higher the floor gradient of the urban parks constraining physical activities. Third, the quantitative supply of parks has nothing to do with the quality of the urban parks. Green space distribution is highly dependent on natural park areas, so the park area per capita cannot be a standard for assessing qualitative equity.

Space Qualification of MMICs for COMS Communications Transponder (통신해양기상위성 통신 중계기용 MMIC의 우주인증)

  • This paper describes the MMIC product qualification of the Ka band satellite transponder for the COMS(Communication, Ocean and Meteorological Satellite). Ka-band active equipment for the COMS communications transponder are being developed by using 12 kinds of MMICs which include low noise amplifiers, medium power amplifiers, frequency mixers, frequency multipliers, RF switch, and HEMT attenuator MMIC, Those MMICs had been fabricated at the MMIC production foundry of northrop Grumman Space Technology (Velocium) which is qualified for space application, and experienced in various space programs during past decades. For the MMIC product qualification, Visual inspection and SEM inspection had been performed, and burn-in test for 240 hours and accelerated life-test for 1000 hours had been done on test fixtures of individual MMIC products at $125^{\circ}C$. Additionally, infrared temperature scanning and finite element simulation were performed to analyze and confirm the channel temperature of semiconductor devices on several representatives of those MMIC products that os one of the most important factors in performance degradation and life reduction.
