Development of an SIS(Superconductor-Insulator-Superconductor) Junction Mixer over 120∼180 GHz Band (120∼180 GHz 대역 SIS (Superconductor-Insulator-Superconductor) 접합 믹서의 개발)

  • A fixed-tuned SIS(Superconductor-Insulator-Superconductor) mixer across 120∼180 GHz band has been developed. This mixer employs an SIS chip fabricated by Nobeyama radio observatory which consists of a series array of 6 Nb/Al-Al$_2$O$_3$/Nb junctions in a microstrip line on a fused quartz substrate. The SIS chip is placed at the center of the half-height waveguide mixer mount to have a good incoming signal coupling over the whole frequency band. No mechanical tuner was used in the SIS mixer and the RF signal and local oscillator power are injected to the mixer via a cooled cross-guide coupler. In order to prevent the IF signal loss, the If output impedance of the SIS mixer was matched to the 50 $\Omega$ input impedance of the IF chain. Measured double sideband noise temperatures of a receiver using the SIS mixer are 32∼131 K over 120∼180 GHz band. The developed SIS mixer is now in use for radio astronomical observations on the TRAO 14 m radio telescope.

Design of a 28 GHz Switched Beamforming Antenna System Based on 4×4 Butler Matrix (4×4 버틀러 매트릭스 기반 28 GHz 스위치 빔포밍 안테나 시스템 설계)

  • In this paper, a switched beamforming antenna system at 28 GHz frequency band is described for $5^{th}$ generation wireless communication. The butler matrix is used as a beamforming system and it produces linear spaced phase difference at four output ports. Array antenna is designed that can be steered in desired 4 different directions 28 GHz frequency band. Operation of designed butler matrix that composed of couplers and feedline is explained. The antenna system is designed in RO3003 substrate that has a height of 5 mil and dielectric constant of 3. The size of butler matrix is $20.3{\times}13.0mm^2$ and size of array antenna is $21.2{\times}19.9mm^2$. This system can be steered from $-34^{\circ}$ to $33^{\circ}$ and minimum sidelobe level is 12.9 dB.

Ka-band Power Amplifiers for Short-range Wireless Communication in $0.18-{\mu}m$ CMOS Process ($0.18-{\mu}m$ CMOS공정을 이용한 Ka 대역 근거리 무선통신용 전력증폭기 설계)

  • Two Ka-band 3-stage power amplifiers were designed and fabricated using $0.18-{\mu}m$ CMOS technology. For low loss matching networks for the amplifiers, two substrate-shielded transmission line structures, having good modeling accuracy up to 40 GHz were used. The measured insertion loss of substrate-shielded microstrip-line (MSL) was 0.5 dB/mm at 27 GHz. A 3-stage CMOS amplifier using substrate-shielded MSL achieved a 14.7-dB small-signal gain and a 14.5-dBm output power at 27 GHz in a compact chip area of 0.83$mm^2$. The measured insertion loss of substrate-shielded coplanar waveguide (CPW) was 1.0 dB/mm at 27 GHz. A 3-stage amplifier using substrate-shielded CPW achieved a 12-dB small-signal gai and a 12.5-dBm output power at 26.5 GHz. This results shows a potential of CMOS technology for low cost short-range wireless communication components and system.

  • In this paper, 3 stage amplifier MMIC was designed and fabricated with U-band optimized epitaxal pHEMT that produced by large signal characterization and modeling for 60 GHz band. The pHEMT used in this paper, the gate $0.12\;{\mu}m$ length and total gate width of $100\;{\mu}m$, $200\;{\mu}m$ has been modeled using the large signal designed with negative feedback and MCLF instead of MIM capacitor for improving stability. Fabricated MMIC $2.5{\times}1.5mm^2$ size, current about 40 mA, operating frequency 59.5~60.5 GHz, gain 19.9~18.6 dB, input matching characteristics -14.6~-14.7 dB, output matching characteristics -11.9~-16.3 dB and output -5 dBm characteristics were obtained.

  • GaAs-based metamorphic high electron mobility transistors (MHEMTs) and InP-based high electron mobility transistors (HEMTs) have good microwave and millimeter-wave frequency performance with lower minimum noise figure. MHEMTs have some advantages, especially for cost, compared with InP-based ones. In this paper, InAlAs/InxGa1-xAs/GaAs MHEMTs are simulated for DC/RF small-signal analysis. The hydrodynamic simulation parameters are calibrated to a fabricated 0.1-${\mu}m$ ${\Gamma}$-gate MHEMT device having the modulation-doped $In_{0.52}Al_{0.48}As/In_{0.53}Ga_{0.47}As$ heterostructure on the GaAs substrate, and the simulations for RF small-signal characteristics are performed, compared with the measured data, and analyzed for the devices. In addition, the simulations for the DC/RF characteristics of the MHEMTs with different gate-recess structures are performed, compared and analyzed.

  • This paper evaluates the performance of an optic link in a frequency conversion based fiber-radio system. The proposed link structure simplifies a BS(base station) via making the MMW(millimeter wave) optical pilot tone generated in the CS(control station) be used in the uplink as well as in the downlink. To acquire the optical pilot tone, an EOM(electro-optic modulator) in the CS is biased in three different ways, i.e., MAB(maximum bias), MIB(minimum bias), QB(quadrature bias). We, depending on the biasing of the EOM, evaluate the link performances in two cases; one is for constant laser source power and the other for constant received DC optical power at a PD(photo detector). Based on the simulation results on the downlink CNR and the uplink SFDR(spurious free dynamic range), we finally deduce the effective EOM biasing for each case.

  • The small tracking radar targets the target in a real-time, fast-moving, fast-moving target against aircraft with a large RCS that is maneuvering at low speed and a small RCS aircraft maneuvering at high speed (fighters, drones, helicopters, etc.) It is a pulsed radar that detects and tracks.   • In this paper, we report on a high performance 94 GHz MMIC mixer module using 0.1-um metamorphic high electron mobility transistors (MHEMTs). A modified resistive mixer with a RF amplifier was proposed in this work for low conversion loss and high LO-RF isolation. The MMIC mixer module was fabricated using a MMIC chip and CPW-waveguide transitions. The fabricated mixer chip and module showed a low conversion loss of 6.3 dB and 9.5 dB, and LO-RF isolations of 24.8 and 30.4 dB at 94 GHz, respectively. This results are superior to those of previously W-band (75-110 GHz) MMIC mixers.

  • Conventional traffic detection sensors such as loop detectors and image sensors are expensive to install and maintain and require different detection algorithms depending on the night and day and have a disadvantage that the detection rate varies widely depending on the weather. On the other hand, the millimeter-wave radar is not affected by bad weather and can obtain constant detection performance regardless of day or night. In addition, there is no need for blocking trafficl for installation and maintenance, and multiple vehicles can be detected at the same time. In this study, a multi-target detection algorithm for a radar sensor with this advantage was devised / implemented by applying a conventional single target detection algorithm. We performed the evaluation and the meaningful results were obtained.

  • In this paper, we introduce a method of selection for the optimal transmission polarization of a W-band seeker through the extraction of the one-dimensional scattering center of a ground tank target. We calculated the surface scattering and edge scattering using the shooting and bouncing ray tracing method of the CST A-solver. Based on 4-channel RCS data, using the one-dimensional RELAX algorithm, which is a kind of spectral estimation technique, scattering centers of ground targets were extracted. According to the changes in the polarization state and look angle, we compared and analyzed the scattering center results. Through simulation, we verified that the scattering center results can be applied when feature vectors are used for target recognition.
