MTJ based MRAM Core Cell

  • MRAM (Magnetoresistive Random Access Memory) is a promising candidate for a universal memory that meets all application needs with non-volatile, fast operational speed, and low power consumption. The simplest architecture of MRAM cell is a series of MTJ (Magnetic Tunnel Junction) as a data storage part and MOS transistor as a data selection part. This paper is for testing the actual electrical parameters to adopt MRAM technology in the semiconductor based memory device. The discussed topics are an actual integration of MRAM core cell and its properties such as electrical tuning of MOS/MTJ for data sensing and control of magnetic switching for data writing. It will be also tested that limits of the MRAM technology for a high density memory.

Double rectangular spiral thin-film inductors implemented with NiFe magnetic cores for on-chip dc-dc converter applications (이중 나선형 NiFe 자성 박막인덕터를 이용한 원칩 DC-DC 컨버터)

  • This paper describes a simple, on-chip CMOS compatible the thin-film inductor applied for the dc-dc converters. A fully CMOS-compatible thin-film inductor with a bottom NiFe core is integrated with the DC-DC converter circuit on the same chip. By eliminating ineffective top magnetic layer, very simple process integration was achieved. Fabricated monolithic thin film inductor showed fairly high inductance of 2.2 ${\mu}H$ and Q factor of 11.2 at 5MHz. When the DC-DC converter operated at $V_{in}=3.3V$ and 5MHz frequency, it showed output voltage $V_{out}=8.0V$, and corresponding power efficiency was 85%.

A Fully Integrated Thin-Film Inductor and Its Application to a DC-DC Converter

  • This paper presents a simple process to integrate thin-film inductors with a bottom NiFe magnetic core. NiFe thin films with a thickness of 2 to 3${\mu}m$ were deposited by sputtering. A polyimide buffer layer and shadow mask were used to relax the stress of the NiFe films. The fabricated double spiral thin-film inductor showed an inductance of 0.49${\mu}H$ and a Q factor of 4.8 at 8 MHz. The DC-DC converter with the monolithically integrated thin-film inductor showed comparable performances to those with sandwiched magnetic layers. We simplified the integration process by eliminating the planarization process for the top magnetic core. The efficiency of the DC-DC converter with the monolithic thin-film inductor was 72% when the input voltage and output voltage were 3.5 V and 6 V, respectively, at an operating frequency of 8 MHz.

Analysis of scattering fields by conductors with arbitrary cross-section in parallel-plate waveguide (평행판 도파관내의 산란 도체에 의한 산란파 해석)

  • In this paper, new algorithm which calculates transmission coefficient of electromagnetic wave by numerical analysis of scattered field by conductors with arbitrary cross-sections in parallel-plate waveguide is proposed. Proposed algorithm assumes magnetic current distribution on the boundary of scattering conductors, and applies Image theorem to perfect conductor surfaces of parallel-plate waveguide. Integral equations for fictitious magnetic currents on conducting boundary are set up. Magnetic current distributions on conducting boundary are expanded as exponential basis function, and using Galerkin method matrix equations are set wp. To compute matrix elements this method utilizes Fourier transform which is faster than numerical integration. Finally, frequency and incidence-angle characteristic of transmission coefficient are calculated and compared with experimental results.

  • This paper presents a new soft switching dc-to-dc converter that employs IM transformer. Detailed analysis and design considerations of the proposed circuits are presented. By applying the proposed magnetic integration procedure, new integrated magnetic circuits featuring low loss, simple structure are then developed to overcome the limitations of prior art. Consequently, the power loss and the size of the integrated magnetic device are greatly reduced. The operation and performance of the proposed converter are demonstrated with an experimental converter that delivers a 5V/5A output from a 48V input at the maximum efficiency of 90 %.

Reduced Gray Matter Volume of Auditory Cortical and Subcortical Areas in Congenitally Deaf Adolescents: A Voxel-Based Morphometric Study

  • Purpose: Several morphometric studies have been performed to investigate brain abnormalities in congenitally deaf people. But no report exists concerning structural brain abnormalities in congenitally deaf adolescents. We evaluated the regional volume changes in gray matter (GM) using voxel-based morphometry (VBM) in congenitally deaf adolescents. Materials and Methods: A VBM8 methodology was applied to the T1-weighted magnetic resonance imaging (MRI) scans of eight congenitally deaf adolescents (mean age, 15.6 years) and nine adolescents with normal hearing. All MRI scans were normalized to a template and then segmented, modulated, and smoothed. Smoothed GM data were tested statistically using analysis of covariance (controlled for age, gender, and intracranial cavity volume). Results: The mean values of age, gender, total volumes of GM, and total intracranial volume did not differ between the two groups. In the auditory centers, the left anterior Heschl's gyrus and both inferior colliculi showed decreased regional GM volume in the congenitally deaf adolescents. The GM volumes of the lingual gyri, nuclei accumbens, and left posterior thalamic reticular nucleus in the midbrain were also decreased. Conclusions: The results of the present study suggest that early deprivation of auditory stimulation in congenitally deaf adolescents might have caused significant underdevelopment of the auditory cortex (left Heschl's gyrus), subcortical auditory structures (inferior colliculi), auditory gain controllers (nucleus accumbens and thalamic reticular nucleus), and multisensory integration areas (inferior colliculi and lingual gyri). These defects might be related to the absence of general auditory perception, the auditory gating system of thalamocortical transmission, and failure in the maturation of the auditory-to-limbic connection and the auditorysomatosensory-visual interconnection.

Magnetoresistance Behavior of CuCo and AgCo Films using a Thermal Evaporation (열증착법으로 제조한 박막헝 CuCo와 AgCo의 자기저항 효과)

  • The single layered magnetic thin films with anisotropic magnetoresistance behavior have advantage on micro integration due to their low cost in manufacturing. Although the conventional MCo (M=Cu, Ag) amorphous ribbons using a rapid solidification process have showed appropriate for magnetic property for bulk devices, they are not appropriate for micro-scale devices due to their brittleness. We prepared the thermal evaporated 100 nm-thick $Cu_{1-x}Co_x\;and\;Ag_{1-x}Co_x(x=0.1{\sim}0.7)$ films on silicon wafers and investigated the magnetic property of the as-depo films such as magnetization and magnetoresistance ratio. We confirmed that the maximum MR ratio of 1.4 and 2.6% at the external field of 0.5 Tesla in $CuCo_{30},\;AgCo_{40}$ films, respectively. Our result implies that AMR may be slightly less than those of the conventional CuCo and AgCo ribbons due to surface scattering, but their AMR ratio be enough for micro-scale application with easy integration compatibility for the process without surface oxidation.

  • Domain wall dynamics in thin film of amorphous Rare Earth-Transistion Metal alloys were investigated using numerical integration of the Landau-Lifshitz-Gilbert equation. The thin film was divided into a two-dimensional square lattice ($30\times30$) of dipoles. Nearest-neighbor exchange interaction magnetic anisotropy, applied magnetic field, and demagnetiing field of interacting anisotropy, applied magnetic field, and demagnetizing field of interacting dipoles were considered. It was assumed that the film had perfect uniaxial anisotropy in the perpendicular direction and the magnetization reversal existed in the film. The time of domain wall creation and the thickness of the wall were investigated. Also the motion of domain walls under an applied field was considered. Simulation results showed that the time of domain wall creation was decreased significantly and the average velocity of domain wall was increased somewhat when the demagnetizing field was considered.

  • With the emergence of high-integration array and large area panel process, the need to minimize the generation of particles in the field of semiconductor, LCD and OLED has grown. As an alternative to the conventional roller system, a contactless magnetic conveyor has been proposed to reduce the generation of particles. An EM-PM hybrid which is one of magnetic levitation types is already proposed for the conveyor system. One of problems pointed out with this approach is the vibration caused by the dynamic interaction between conveyor and rail. To reduce the vibration, the introduction of a secondary suspension system which aims to decouple the levitation electromagnet from the main body is proposed. The objective of this study is to develop a dynamic model for the magnetically levitated conveyor, and to investigate the effect of the introduced suspension system. An integrated model of levitation system and rail based on 3D multibody dynamic model is proposed. With the proposed model, the dynamic characteristics of maglev conveyor system are analyzed, and the effect of the secondary suspension and the stiffness and damping are investigated.

Improved Bridgeless Interleaved Boost PFC Rectifier with Optimized Magnetic Utilization and Reduced Sensing Noise

  • An improved bridgeless interleaved boost power factor correction (PFC) rectifier to improve power efficiency and component utilization is proposed in this study. With combined conventional bridgeless PFC circuit and interleaved technology, the proposed rectifier consists of two interleaved and magnetic inter-coupling boost bridgeless converter cells. Each cell operates alternatively in the critical conduction mode, which can achieve the soft-switching characteristics of the switches and increase power capacity. Auxiliary blocking diodes are employed to eliminate undesired circulating loops and reduce current-sensing noise, which are among the serious drawbacks of a dual-boost PFC rectifier. Magnetic component utilization is improved by symmetrically coupling two inductors on a unique core, which can achieve independence from each other based on the auxiliary diodes. Through the interleaved approach, each switch can operate in the whole line cycle. A simple control scheme is employed in the circuit by using a conventional interleaved controller. The operation principle and theoretical analysis of the converter are presented. A 600 W experimental prototype is built to verify the theoretical analysis and feasibility of the proposed rectifier. System efficiency reaches 97.3% with low total harmonic distortion at full load.
