Silicon-oxide-nitride-oxide-silicon구조를 가진 전하포획 플래시 메모리 소자의 Slicon-on-insulator 기판의 절연층 깊이에 따른 전기적 특성

  • 부유 게이트 Floating gate (FG) 플래시 메모리 소자의 단점을 개선하기 위해 전하 포획 층에 전하를 저장하는 전하 포획 플래시 메모리 Charge trap flash (CTF)소자에 대한 연구가 활발히 진행되고 있다. CTF소자는 FG플래시 메모리 소자에 비해 비례축소가 용이하고 긴 retention time을 가지며, 낮은 구동 전압을 사용하는 장점을 가지고 있다. CTF 소자에서 비례축소에 따라 단채널 효과와 펀치-쓰루 현상이 증가하는 문제점이 있다.본 연구에서는 CTF 단채널 효과와 펀치-쓰루 현상을 감소시키기 위한 방법으로 silicon-on-insulator (SOI) 기판을 사용하였으며 SOI기판에서 절연층의 깊이에 따른 전기적 특성을 고찰하였다. silicon-oxide-nitride-oxide-silicon(SONOS) 구조를 가진 CTF 메모리 소자를 사용하여 절연층의 깊이 변화에 따른 subthreshold swing특성, 쓰기-지우기 동작 특성을 TCAD 시뮬레이션 툴인 Sentaurus를 사용하여 조사하였다. 소스와 드레인의 junction depth는 20 nm 사용하였고, 절연층의 깊이는 5 nm~25 nm까지 변화하면서 절연층의 깊이가 20 nm이하인 fully depletion 소자에 비해, 절연층의 깊이가 25 nm인 소자는 partially depletion으로 인해서 드레인 전류 레벨이 낮아지고 subthreshold swing값이 증가하는 현상이 나타났다. 절연층의 깊이가 너무 얕을 경우, 채널 형성의 어려움으로 인해 subthreshold swing과 드레인 전류 레벨의 전기적성질이 SOI기판을 사용하지 않았을 경우보다 떨어지는 경향을 보였다. 절연층의 깊이가 17.5 nm인 경우, CTF소자의 subthreshold swing과 드레인 전류 레벨이 가장 좋은 특성을 보였다.

A novel classification of anterior alveolar arch forms and alveolar bone thickness: A cone-beam computed tomography study

  • Purpose: This study classified alveolar arch forms and evaluated differences in alveolar bone thickness among arch forms in the anterior esthetic region using cone-beam computed tomography (CBCT) images. Materials and Methods: Axial views of 113 CBCT images were assessed at the level of 3 mm below the cementoenamel junction (CEJ) of the right and left canines. The root center points of teeth in the anterior esthetic region were used as reference points. Arch forms were classified according to their transverse dimensions and the intercanine width-to-depth ratio. The buccolingual alveolar bone thickness of each tooth was measured at 3 mm below the CEJ and at the mid-root level. Differences in the mean thicknesses among arch forms were analyzed. Results: Anterior maxillary arches could be classified as long narrow, short medium, long medium, and long wide arches. Significant differences in buccolingual alveolar bone thickness among the arch groups were found at both levels. The long wide arches presented the greatest bone thickness, followed by the long medium arches, while the long narrow and short medium arches were the thinnest. Conclusion: Arch forms were classified as long narrow, short medium, long medium, and long wide. The buccolingual alveolar bone thickness exhibited significant differences among the arch forms.

Hf0.5Zr0.5O2 강유전체 박막의 다양한 분극 스위칭 모델에 의한 동역학 분석 (Switching Dynamics Analysis by Various Models of Hf0.5Zr0.5O2 Ferroelectric Thin Films)

  • Recent discoveries of ferroelectric properties in ultrathin doped hafnium oxide (HfO2) have led to the expectation that HfO2 could overcome the shortcomings of perovskite materials and be applied to electron devices such as Fe-Random access memory (RAM), ferroelectric tunnel junction (FTJ) and negative capacitance field effect transistor (NC-FET) device. As research on hafnium oxide ferroelectrics accelerates, several models to analyze the polarization switching characteristics of hafnium oxide ferroelectrics have been proposed from the domain or energy point of view. However, there is still a lack of in-depth consideration of models that can fully express the polarization switching properties of ferroelectrics. In this paper, a Zr-doped HfO2 thin film based metal-ferroelectric-metal (MFM) capacitor was implemented and the polarization switching dynamics, along with the ferroelectric characteristics, of the device were analyzed. In addition, a study was conducted to propose an applicable model of HfO2-based MFM capacitors by applying various ferroelectric switching characteristics models.

Poly-Si Cell with Preferential Grain Boundary Etching and ITO Electrode

  • This paper deals with a novel structure of poly-Si solar cell. A grain boundary(GB) of poly-Si acts as potential barrier and recombination center for photo-generated carriers. To reduce unwanted side effects at the GB of poly-Si, we employed physical GB removal of poly-Si using chemical solutions. Various chemical etchants such as Sirtl, Yang, Secco, and Schimmel were investigated for the preferential GB etching. Etch depth about 10 ${\mu}m$ was achieved by a Schimmel etchant. After a chemical etching of poly-Si, we used $POCl_3$ for emitter junction formation. This paper used an easy method of top electrode formation using a RF sputter grown ITO film. ITO films with thickness of 300 nm showed resistivity of $1.26{\times}10^{-4}{\Omega}-cm$ and overall transmittance above 80%. Using a preferential GB etching and ITO top electrode, we developed a new fabrication procedure of poly-Si solar cells. Employing optimized process conditions, we were able to achieve conversion efficiency as high as 16.6% at an input power of 20 $mW/cm^2$. This paper investigates the effects of process parameters: etching conditions, ITO deposition factors, and emitter doping densities in a poly-Si cell fabrication procedure.

Computer-aided proximal caries diagnosis: correlation with clinical examination and histology

  • Purpose: To evaluate the performance of the LOGICON Caries Detector using RVG-4 and RVG-ui sensors, by comparing results of each detector to the results of clinical and histological examinations. Materials and Methods : Pairs of extracted teeth were radiographed, and a total of 57 proximal surfaces, which included both carious and non-carious situations, were analyzed. The RVG-4 produced 8-bit images, while the RVG-ui unit produced 12-bit images, which were taken in the high sensitivity mode. The images produced by the LOGICON were evaluated by a trained observer using both automated and manual caries detection software modes. Ground sections of the teeth established the actual absence or existence of caries. Results: LOGIC ON-aided caries detection and depth discrimination of the RVG-4 and RVG-ui sensors were equally inconsistent irrespective of whether the LOGIC ON software was set to the automated or manual mode. Sensitivity ranged from 50% to 57% for caries penetration of the enamel-dentin junction. Conclusion: Care needs to be taken when using LOGIC ON in conjunction with RVG images as an adjunct for treatment planning dental caries. Even when applied by a trained observer, substantial discrepancies exist between the results of the LOGIC ON software-guided evalutations using RVG images and histologic examination.

원유펌프시스템의 열전달해석 및 냉각설계 (Heat Transfer Analysis and Cooling Design for Crude Oil Pump System)

  • The crude oil pump system is the equipment for transporting crude oil and it consists of 3 major components, a motor and an impeller which discharge underground crude oil, a pipestack that transmits the cooling oil and power, and a cooling oil unit & junction box that provides cooling oil and electric power. When considering the system characteristics that it has to be installed at a depth of deeper than 100 m, a design technology for the efficient control of the heat occurring at a conductor and motor is necessary and it is the essential factor for ensuring system durability. In this paper, therefore, cooling oil flow has been calculated to satisfy the limit value of the system temperature by analyzing heat flow considering the related losses such as loss of conductor, contact resistor loss at the conductor connection, and operation loss of motor. And the operation temperature has been set up based on the temperature of crude oil and the heat of motor and conductor. Also, a design for cooling of crude oil pump system has been proposed by calculating the operation pressure loss and selecting the capacity of a cooling oil pump and a heat exchanger.

  • This paper presents a proper condition to achieve above 19 % conversion efficiency using PC1D simulator. Cast poly-Si wafers with resistivity of 1 $\Omega$-cm and thickness of 250 ${\mu}{\textrm}{m}$ were used as a starting material. Various efficiency influencing parameters such as rear surface recombination velocity and minority carrier diffusion length in the base region, front surface recombination velocity, junction depth and doping concentration in the Emitter layer, BSF thickness and doping concentration were investigated. Optimized cell parameters were given as rear surface recombination of 1000 cm/s, minority carrier diffusion length in the base region 200 ${\mu}{\textrm}{m}$, front surface recombination velocity 100 cnt/s, sheet resistivity of emitter layer 100 $\Omega$/$\square$, BSF thickness 5 ${\mu}{\textrm}{m}$, doping concentration 5$\times$10$^{19}$ cm$^3$ . Among the investigated variables, we learn that a diffusion length of base layer acts as a key factor to achieve conversion efficiency higher than 19 %. Further details of simulation parameters and their effects to cell characteristics are discussed in this paper.

  • 터빈 익렬 내에서 발생하는 2차유동은 터빈 익렬에서 전체 공기역학적 손실의 30$\sim$50%, 입구 스테이터에서는 약 20%를 차지하며 터빈 효율 향상에 있어 개선해야 될 중요한 부분으로 인식되고 있다. 본 논문에서는 블레이드 앞전에 모서리 홈을 만들어 홈의 높이 및 깊이 등의 형상 변수를 변화시켜가면서 말굽와류의 발생 영역 및 강도의 감쇄 특성 및 구조에 대해 상용코드인 $FLUENT^{TM}$를 이용하여 수치해석적인 방법으로 연구하였다.

X-선과 전자선의 인접조사에서 접합 조사면에서의 선량분포 (Dose distribution at junctional area abutting X-ray and electron fields)

  • 목 적 : 두경부 종양의 방사선치료에서 동일 방사선 조사면을 분리하여 X-선과 전자선을 인접시켜 조사하는 경우는 빈번히 사용되는 방법이다. 따라서 본 연구는 X-선과 전자선 조사면의 인접면에서의 선량을 측정하여 임상에 적용할 수 있는 자료를 얻고자 하였다. 대상 및 방법 : 본 연구는 Clinac1800 (Varian, USA) 선형가속기에서 방출되는 6MV X-선과 9 MeV 전자선을 이용하였다. 흡수선량을 측정하기 위해 X-OMAT V film을 사용하였다. 조사야 $10cm{\times}10cm$에 0.1Gy - 4Gy를 조사하여 film densitometer (WP102 : Welhofer, German)로 OD 값(광학 밀도)를 얻어 film의 특성 곡선을 얻었다. X-선과 전자선 조사면을 분리하여 인접 조사할 때 X-선 조사면은 $10cm{\times}10cm$의 X축 중심에서 2 cm부터 폭 3cm의 차폐를 하고 X-선 조사면에서 차폐된 부분을 전자선 조사면으로 하였다. 전자선 조사면은 $15cm{\times}15cm$ cone을 이용하였다. 흡수선량 측정은 solid water phantom에서 깊이 0 cm(표면), 0.5 cm, 1.5 cm, 2cm, 3 cm에서 film을 설치하고 X-선은 8 cm 깊이에 100 cGy를 조사하고 전자선은 SSD(source surface distance) 100cm로 표면에서 X-선 조사면에 일치시키고 1Gy를 조사하였다. 선량 측정은 X-선과 전자선 조사면의 인접면에서 film densitometer로 scan하여 OD 값을 구하고 6 MV X-선의 Dmax의 OD값을 기준으로 비교하였다. 기준 흡수선량을 구하기 위해 X-선과 전자선 각각의 흡수선량을 깊이 0 cm(표면), 0.5cm, 1.5cm, 2cm, 3cm에서 측정하였다. 결 과 : X-선과 전자선의 조사면을 인접시켰을 때 깊이 0 cm, 0.5 cm, 1.5 cm, 2 cm, 3 cm에서의 두 조사면의 인접면에서의 선량 분포의 분석에서 X-선 조사면에서 선량 증가는 깊이 1.5 cm에서 폭 7 mm에 걸쳐 있었고 최고 $6\%$의 증가를 보였으며 다른 측정 깊이에서는 선량증가가 허용범위 내에 있었다. 그리고 전자선 조사면쪽에서 선량 감소는 전 측정 깊이 0.5 cm-3 cm에서 각각 폭이 1mm-12.5 mm에 걸쳐 $4.5\%-30\%$의 주변부보다 선량감소를 보였다. 결 론 : 본 연구에서 X-선과 전자선을 표면에서 인접시켜 조사 할 때 두 조사면의 인접면을 중심으로 X-선 조사면 쪽에서 선량증가, 전자선 조사면쪽에서 선량 감소가 있음을 확인하였다. 위의 연구 결과는 X-선과 전자선의 인접 방사선조사를 할 때 유용한 참고 자료가 될 수 있겠다.

Siewert 분류에 의한 협의의 분문부 위암(type II)과 분문하 위암(type III)의 검토 (Analysis of Clinocopathologic Difference between Type II and Type III Cancers in Siewert Classification for Adenocarcinomas of the Cardia)

  • Purpose: To determine the clinical value of the Siewert classification for gastic-cancer patients in Korea, we evaluated and compared the clinicopathologic factors of type II and type III cancer. Materials and Methods: The medical records of 89 consecutive patients who had undergone surgery for an adenocarcinoma of the gastroesophageal junction (GEJ) at the Department of Surgery, Hanyang University Hospital, between Jun. 1992 and Dec. 2003 were reviewed retrospectively. Results: There were one patient with type I, 12 pateints with type II and 77 patients with type III. During the same period, 1,341 patients underwent surgery for a gastric carcinoma, so proportion of GEJ cancer being $6.6\%$. The median followup duration was 31 months (range: $2\∼135$ months), and the follow-up rate was $100\%$. Between type II and type III cancers, there were no significant differences in the clinicopathologic variables including age, sex, gross appearance, histologic type, depth of invasion, and pathologic stage. The longest diameter of the tumor was larger in type III ($6.1\pm2.1$ cm) than in type II ($3.9\pm1.1$ cm)(P=0.001). A total gastrectomy with Roux-en-Y esophagojejunostomy was done most frequently, while jejunal interposition was done in 3 cases of type II and 2 cases of type III. More than a D2 lymphadenectomy was done all cases. The numbers of dissected lymph nodes and metastatic lymph nodes in type II were 43.8 and 5.8 respectively, while they were 49.8 and 8.1 in type III, but the difference between the two groups were not statistically significant. The mean length of the proximal resection margin was $15\pm5$ mm in type II and $21\pm13$ mm in type III, but this difference was not statistically significanct. The time to recurrence after operation was 19.3 months in type II and 16.9 months in type III. The five-year survival rates of type II and III were $68.8\%\;and\;52.7\%$ respectively, but difference was not significant. Conclusion: There were no significant differences in the clinicopathologic variables, including survival rate, between type II and type III cancers in Korean patients According to these findings, it appears to be reasonable to classify type III cancer as a cardia cancer in a broad sense.
