A Device Parameter Extraction Method for Thin Film SOI MOSFETs (얇은 박막 SOI (Silicon-On-Insulator) MOSFET 에서의 소자 변수 추출 방법)

  • An accurate method for extracting both Si film doping concentration and front or back silicon-to-oxide fixed charge density of fully depleted SOI devices is proposed. The method utilizes the current-to-voltage and capacitance-to-voltage characteristics of both SOI NMOSFET and PMOSFET which have the same doping concentration. The Si film doping concentration and the front or back silicon-to-oxide fixed charge density are extracted by mainpulating the respective threshold voltages of the SOI NMOSFET and PMOSFET according to the back surface condition (accumulation or inversion) and the capacitance-to-voltage characteristics of the SOI PMOSFET. Device simulations show that the proposed method has less than 10% errors for wide variations of the film doping concentration and the front or the back silicon-to-oxide fixed charge density.

  • A micromechanical switch that can be used as a logic gate is described in this paper. This switch consists of fixed input electrodes an output electrode Vcc/GND electrodes and movable plates suspended by crab-leg flexures. for mechanical switching of an electrical signal a parallel plate actuator which comes in contact with output electrode was used. Provided that movable plates are connected to Vcc and a low input voltage(ground signal) is applied to the fixed input electrodes the movable plates are pulled by an electrostatic force between the fixed input electrodes and the movable plates. the proposed micromechanical switch was fabricated by surface micromachining technology with$2\mum$ -thick poly-Si and the measured threshold voltage for ON/OFF switching was 23.5V.

  • At the case of peak threshold algorithm, 3-axes data should sample step data over 20 Hz to get sufficient accuracy. But most of the digital sensors like 3-axes accelerometer have very low sampling rate caused by low data communication speed on limited SPI or $I^2C$ bandwidth of the low-cost MPU for ubiquitous devices. If the data transfer rate of the 3-axes accelerometer is getting slow, the sampling rate also slows down and it finally degrades the data accuracy. In this study, we proved there is a distinct functional relation between the sampling rate and threshold on the peak threshold step detection algorithm under the 20Hz frequency, and made a threshold function through the experiments. As a result of experiments, when we apply threshold value from the threshold function instead of fixed threshold value, the step detection error rate can be lessen about 1.2% or under. Therefore, we can suggest a peak threshold based new step detection algorithm with threshold function and it can enhance the accuracy of step detection and step count. This algorithm not only can be applied on a digital step counter design, but also can be adopted any other low-cost ubiquitous sensor devices subjected on low sampling rate.

  • An attempt has been made to do interpretation of the fast neutron dose with two threshold detectors incorporated with the Harwell criticality locket. This method is based on the assumption that the spectral distribution of fission neutrons in criticality accidents may be governed by one spectral parameter. The surface-absorbed dose for a unit fission neutron fluence seems to be insensitive to spectral shifts of the fission neutron spectrum. The average cross-sections for the activation detectors, however, are considerably changed with the neutron spectral shape, which may lead to a large error in calculating the dose from the reaction rate if one uses a fixed value for the average cross sections regardless of the neutron spectral distribution. Besides, the doses calculated from three representative formulae for fission neutron spectra have been compared : these formulae are Watt, Cranberg at al. and Maxwellian forms. The results obtained front the Maxwellian formula show a departure from the Watt and Cranberg's, both being similarly close.

  • The dispersion indices, spatial pattern and sampling plan for pink citrus rust mite (PCRM), Aculops pelekassi, monitoring was investigated. Dispersion indices of PCRM indicated the aggregated spatial pattern. Taylor's power law provided better description of variance-mean relationship than Iwao's patchiness regression. Fixed-precision levels (D) of a sequential sampling plan were developed using by Taylor's power law parameters generated from PCRM on fruit sample (cumulated number of PCRM in $cm^2$ of fruit). Based on Kono-Sugino's empirical binomial the mean density per $cm^2$ could be estimated from fruit ratio with more than 12 rust mites per $cm^2$: $ln(m)=4.61+1.23ln[-ln(1-p_{12})]$. To determine the optimal tally threshold, the variance (var(lnm)) for mean (lnm) in Kono-Sugino equation was estimated. The lower and narrow ranged change of variance for esimated mean showed at a tally threshold of 12. To estimate PCRM mean density per $cm^2$ at fixed precision level 0.25, the required sample number was 13 trees, 5 fruits per tree and 2 points per fruit (total 130 samples).

  • Turbulence is ubiquitous in astrophysical fluids such as the interstellar medium and intracluster medium. To maintain turbulent motion, energy must be injected into the fluids. In turbulence studies, it is customary to assume that the fluid is driven on a scale, but there can be many different driving mechanisms that act on different scales in astrophysical fluids. We expect different statistical properties of turbulence between turbulence with single driving scale and turbulence with double driving scales. An Illumination and Background-Robust Hand Image Segmentation Method Based on the Dynamic Threshold Values (조명과 배경에 강인한 동적 임계값 기반 손 영상 분할 기법)

  • In this paper, we propose a hand image segmentation method using the dynamic threshold values on input images with various lighting and background attributes. First, a moving hand silhouette is extracted using the camera input difference images, Next, based on the R,G,B histogram analysis of the extracted hand silhouette area, the threshold interval for each R, G, and B is calculated on run-time. Finally, the hand area is segmented using the thresholding and then a morphology operation, a connected component analysis and a flood-fill operation are performed for the noise removal. Experimental results on various input images showed that our hand segmentation method provides high level of accuracy and relatively fast stable results without the need of the fixed threshold values. Proposed methods can be used in the user interface of mixed reality applications.

Effects of Ga Composition Ratio and Annealing Temperature on the Electrical Characteristics of Solution-processed IGZO Thin-film Transistors

  • Bottom gate thin-film transistors were fabricated using solution processed IGZO channel layers with various gallium composition ratios that were annealed on a hot plate. Increasing the gallium ratio from 0.1 to 0.6 induced a threshold voltage shift in the electrical characteristics, whereas the molar ratio of In:Zn was fixed to 1:1. Among the devices, the IGZO-TFTs with gallium ratios of 0.4 and 0.5 exhibited suitable switching characteristics with low off-current and low SS values. The IGZO-TFTs prepared from IGZO films with a gallium ratio of 0.4 showed a mobility, on/off current ratio, threshold voltage, and subthreshold swing value of $0.1135cm^2/V{\cdot}s$, ${\sim}10^6$, 0.8 V, and 0.69 V/dec, respectively. IGZO-TFTs annealed at $300^{\circ}C$, $350^{\circ}C$, and $400^{\circ}C$ were also fabricated. Annealing at lower temperatures induced a positive shift in the threshold voltage and produced inferior electrical properties.

  • In this paper, we proposed a new method of the steganography based on bit plane using similarity. Applying a fixed threshold, the insert information into all bit planes showed different image quality. Therefore, we first defined the bit plane of block similarity to solve the fixing threshold problem. We then proposed a new method using the Bit Plane complexity and similarity to insert information into bit planes of block. In the experiment, we inserted information into the standard images with the same image quality and same insertion capacity. Finally analyzed the insertion capacity and image quality. As a result, the proposed method increased the insertion capacity of about 6% and improved the image quality of about 3.3dB than fixing threshold method.

  • In this paper, a novel background prior-based salient object detection framework is proposed to deal with images those are more complicated. We take the superpixels located in four borders into consideration and exploit a mechanism based on image boundary information to remove the foreground noises, which are used to form the background prior. Afterward, an initial foreground prior is obtained by selecting superpixels that are the most dissimilar to the background prior. To determine the regions of foreground and background based on the prior of them, a threshold is needed in this process. According to a fixed threshold, the remaining superpixels are iteratively assigned based on their proximity to the foreground or background prior. As the threshold changes, different foreground priors generate multiple different partitions that are assigned a likelihood of being foreground. Last, all segments are combined into a saliency map based on the idea of similarity voting. Experiments on five benchmark databases demonstrate the proposed method performs well when it compares with the state-of-the-art methods in terms of accuracy and robustness.
