Integrated Thyristor Switch Structures for Capacitor Discharge Application

  • A thyristor switch circuit for capacitor discharge application, of which the equivalent circuit includes a resistor between cathode and gate of a reverse-conducting thyristor and an avalanche diode anti-parallel between its anode and gate to set thyristor tum-on voltage, is monolithically integrated by planar process with AVE double-implantation method. To ensure a lower breakdown voltage of the avalanche diode for thyristor tum-on than the break-over voltage of the thyristor, $p^+$ wells on thyristor p base layer are made by boron implantation/drive-in for a steeper doping profile with higher concentrations while rest p layers of thyristor and free-wheeling diode parts are formed with Al implantation/drive-in for a doping profile of lower steepness. The free-wheeling diode part is isolated from the thyristor part by formation of separated p-well emitter for suppressing commutation between them, which is achieved during the formation of thyristor p-base layer.

Improvement of Electrochemical Characteristics by Changing Morphologies of Carbon Electrode (탄소 전극 형상 변화에 따른 전기화학 커패시터 특성 향상)

  • Activated carbon (AC) with very large surface area has high capacitance per weight. However, such activation methods tend to suffer from low yields, below 50%, and are low in electrode density and capacitance per volume. Carbon NanoFibers (CNFs) had high surface area polarizability, high electrical conductivity and chemical stability, as well as extremely high mechanical strength and modulus, which make them an important material for electrochemical capacitors. The electrochemical properties of immobilized CNF electrodes were studied for use as in electrical double layer capacitor (EDLC) applications. Immobilized CNFs on Ni foam grown by thermal chemical vapor deposition (CVD) were successfully fabricated. CNFs had a uniform diameter range from 50 to 60 nm. Surface area was 56 m$^2$/g. CNF electrodes were compared with AC and multi wall carbon nanotube (MWNT) electrodes. The electrochemical performance of the various electrodes was examined with aqueous electrolyte of 2M KOH. Equivalent series resistance (ESR) of the CNF electrodes was lower than that of AC and MWNT electrodes. The specific capacitance of 47.5 F/g of the CNF electrodes was achieved with discharge current density of 1 mA/cm$^2$.

Electrochemical Performance of Activated Carbon Electrode Materials with Various Post Treatments for EDLC (활성탄의 후 처리에 의한 EDLC 전극재의 전기화학 성능 개선)

  • Commercial activated-carbon used as the electrode material of an electric double-layer capacitor (EDLC) was posttreated with various acids and alkalis to increase its capacitance. The carbon samples prepared were then heat-treated in order to control the amount of acidic functional groups formed by the acid treatments. Coin-type EDLC cells with two symmetric carbon electrodes were assembled using the prepared carbon materials and an organic electrolyte. The electrochemical performance of the EDLC was measured by galvanostatic charge-discharge, cyclic voltammetry, and electrochemical impedance spectroscopy. Among the various activated carbons, the carbon electrodes (CSsb800) prepared by the treatments of coconutshell-based carbon activated with NaOH and $H_3BO_5$, and then heat treated at $800^{\circ}C$ under a flow of nitrogen gas, showed relatively good electrochemical performance. Although the specific-surface-area of the carbon-electrode material ($1,096m^2/g$) was less than that of pristine activated-carbon ($1,122m^2/g$), the meso-pore volume increased after the combined chemical and heat treatments. The specific capacitance of the EDLC increased from 59.6 to 74.8 F/g (26%) after those post treatments. The equivalent series resistance of EDLC using CSsb800 as electrode was much lower than that of EDLC using pristine activated carbon. Therefore, CSsb800 exhibited superior electrochemical performance at high scan rates due to its low internal resistance.

  • The electrochemical characteristics and specific capacitance were investigated by preparation processes (dip coating method, doctor blade coating method and paste rolling method) of activated carbon electrode for an EDLC(electric double layer capacitor). The EDLC using $LiPF_6$ salts and PC-DEC solvents showed good specific capacitance, 130F/g and small IR-drop at linear time-voltage curve. 0.11V, Cyclic voltammetry analysis using the activated carbon electrode prepared by dip coating method was shown closer to ideal EDLC characterization.

Preparation and Characterization of high-quality activated carbon by KOH activation of pitch precursors (KOH 활성화에 의한 피치계 고품질 활성탄의 제조 및 특성)

  • In order to prepare high-quality activated carbons (ACs), coal tar pitch (CTP), and mixtures of CTP and petroleum pitch (PP) were activated with KOH. The ACs prepared by activation of CTP in the range of $700{\sim}1000^{\circ}C$ for 1~5 h had very porous textures with large specific surface areas of $2470{\sim}3081m^2/g$. The optimal activation conditions of CTP were determined as CTP/KOH ratio of 1:4, activation temperature of $900^{\circ}C$, and activation time of 3 h. The obtained AC showed the highest micro-pore volume, and pretty high specific surface area and meso-pore volume. The micro-pore volumes and specific areas of activated mixtures of CTP and PP were similar to each other but the meso-pore volume could be increased. In order to change the degree of crystallinity of precursors before KOH activation process, the CTPs were carbonized in the range of $500{\sim}900^{\circ}C$. As the carbonization temperature increased, the specific surface area and pore volume of the activated ACs with the same activation conditions for CTP decreased dramatically. It was demonstrated that the increased pore size distribution of AC electrodes in the range of 1 to 2 nm plays an important role in the performance of electric double-layer capacitor.

Comparison of Electrochemical Properties of EDLCs using Activated Carbon Electrodes Fabricated with Various Binders (활성탄소 전극의 제조방식에 따른 EDLC 특성비교)

  • This work describes the effect of binders, such as carboxymethylcellulose (CMC), CMC+Polytetrafluoroethylene (PTFE) and PTFE, on the electrochemical and mechanical properties of activated carbon-electrode for electric double layer capacitor. The cell capacitors using the electrode bound with binary binder composed of CMC and PTFE, especially m composition CMC ; PTFE = 60 : 40 wt %, has exhibited the better rate capability and the lower internal resistance than those of the cell capacitor with CMC. On the other hand, the sheet type electrode kneaded with PTFE was bonded with conductive adhesive on Al foil. This cell capacitor using the electrode with PTFE exhibited the best mechanical properties and rate capability compared to the CMC and CMC+PTFE one These behaviors could be explained by the well-developed network structure of PTFE fibrils during the kneading process.

  • This work describes the effect of electrode binder on the characteristics of electric double layer capacitor Among carboxymethylcellulose (CMC), Polyvinylpyrrolidone (PVP), Polyvinyl Alcohol (PVA), and Polyvinylidene Fluoride (PVDF), the unit cell using CMC showed good rate capability between $2.5mA/cm^2{\sim}100mA/cm^2$ current density. However, CMC as a binder is incongruent, because the electrode bound with CMC is rigid and easy to crack during a press and winding process for fabrication of capacitor. The unit cell capacitor using the electrode bound with binary binder composed of CMC and Polytetrafluoroethylene (PTFE), especially in composition CMC : PTFE : 60 : 40 wt.%, has exhibited the better mechanical properties than those of the unit cell with CMC. On the other hand, it was also noted that the mechanical properties of CMC+PTFE electrode, coated on underlayer composed of CMC and carbon black, were much improved the binding force.

  • In addition to the energy storage facilities based on high power technologies, Electric double layer capacitors(EDLC) are today's candidate for power quality stabilization. However, its low energy density is often inhibiting factor for application of electric power industry. Hybrid supercapacitor is an promising energy storage device that positioned between conventional EDLC and Li-ion battery. This paper describes the preparation and characteristics of a hybrid supercapacitor and module for power quality stabilization. A cylindrical 3200F hybrid supercapacitor ($60{\times}74.5mm$) was assembled by using the $Li_4Ti_5O_{12}$ electrode as an anode and activated carbon as a cathode. It shows 2.5 times higher energy density than conventional EDLC with the same volume. In order to determine the characteristics of the hybrid supercapacitor Module for uninterruptible power supply (UPS), hybrid supercapacitor cells were connected in series with active balancing circuit. At even the high current density of 14A(10C), Module prepared by 18 cells showed the capacitance of 170F at 30~50V, suggesting the applicability for UPS.

High-energy-density activated carbon electrode for organic electric-double-layer-capacitor using carbonized petroleum pitch

  • Activated carbons (ACs) have been used as electrode materials of electric double-layer capacitors (EDLC) due to their high specific surface areas (SSA), stability, and ecological advantages. In order to make high-energy-density ACs for EDLC, petroleum pitch (PP) pre-carbonized at $500-1000^{\circ}C$ in $N_2$ gas for 1 h was used as the electrode material of the EDLC after KOH activation. As the pre-carbonization temperature increased, the SSA, pore volume and gravimetric capacitance tended to decrease, but the crystallinity and electrode density tended to increase, showing a maximum volumetric capacitance at a medium carbonization temperature. Therefore, it was possible to control the crystalline structure, SSA, and pore structure of AC by changing the pre-carbonization temperature. Because the electrode density increased with increasing of the pre-carbonization temperature, the highest volumetric capacitance of 28.4 F/cc was obtained from the PP pre-carbonized at $700^{\circ}C$, exhibiting a value over 150% of that of a commercial AC (MSP-20) for EDLC. Electrochemical activation was observed from the electrodes of PP as they were pre-carbonized at high temperatures above $700^{\circ}C$ and then activated by KOH. This process was found to have a significant effect on the specific capacitance and it was demonstrated that the higher charging voltage of EDLC was, the greater the electrochemical activation effect was.

Electrochemical Properties of EDLC Electrodes with Diverse Graphene Flake Sizes (그래핀 플레이크 크기에 따른 전기 이중층 커패시터용 전극의 전기화학적 특성)

  • Electric double layer capacitors (EDLCs) are promising candidates for energy storage devices in electronic applications. An EDLC yields high power density but has low specific capacitance. Carbon material is used in EDLCs owing to its large specific surface area, large pore volume, and good mechanical stability. Consequently, the use of carbon materials for EDLC electrodes has attracted considerable research interest. In this paper, in order to evaluate the electrochemical performance, graphene is used as an EDLC electrode with flake sizes of 3, 12, and 60 nm. The surface characteristic and electrochemical properties of graphene were investigated using SEM, BET, and cyclic voltammetry. The specific capacitance of the graphene based EDLC was measured in a 1 M $TEABF_4/ACN$ electrolyte at the scan rates of 2, 10, and 50 mV/s. The 3 nm graphene electrode had the highest specific capacitance (68.9 F/g) compared to other samples. This result was attributed to graphene's large surface area and meso-pore volume. Therefore, large surface area and meso-pore volume effectively enhances the specific capacitance of EDLCs.
