GaAs/AlGaAs quantum-wire (QWR) gain-coupled distributed-feedback (GC-DFB) lasers are fabricated and characterized Constant metalorganic chemical vapor deposition (MOCVD) growth is used to avoid grating overgrowth during the fabrication of DFB structures. Numerical calculation shows large gain anisotropy by optical feedback along the DFB directions near Bragg wavelength. DFB lasing via QWR active gratings is also experimentally achieved.
By using an equivalent network based on Floquet's theorem and bisection principle, the optical properties of planar DFB guiding structure are evaluated. The optical parameters, such as Bragg condition and the reflectivity as a function of grating period, are numerically calculated. The numerical results reveal that this method offers a simple and convenient algorithm to analyze the optical characteristics of DFB configurations.

As the demand of internet networks using backbone communication systems recently increased, the researches on the high-speed wideband optical communication systems are required. For high-speed optical communication systems, asymmetric sampled grating distributed feedback laser diodes (DFB-LDs) are developed and the reliability of DFB-LDs is examined. The reliability of DFB-LDs is performed by monitoring I-V and L-I characteristics and two degradation phenomena related to the electrical characteristics of LDs are observed during the life tests. The first degradation phenomenon by increasing the reverse current is considered as a formation of leakage current path enough to prevent lasing operation in lateral blocking layer near active region of lasers. The second degradation phenomenon by decreasing the forward current is considered as activation of non-radiative Auger recombination process by thermal energy and the second degradation phenomenon is recovered after the off-test period at room temperature Eventually, evaluating the reliability of DFB LDs can allow us to improved the manufacturability in high-volume manufacturing.

A refractive index modulated (RIM) DFB laser, in which the refractive index of a center region of the upper cladding layer comprising the grating region is different from that of side regions, is proposed to obtain and effective ${\lambda}$/4 phase shift in the center region. Since the coupling coefficient of a center region in a RIM-DFB laser is larger than that of side regions, a RIM-DFB laser has the effect of a distributed coupling coefficient. Simulation results show that RIM-DFB lasers have better operation characteristics - more uniform photon density profile, less SHB effect, and better single mode operation at high injection currents - compared to those of ${\lambda}$/4 phase-shifted DFB lasers and CPM-DFB lasers. In addition, the effect of the center region on the above threshold characteristics of a RIM-DFB laser is investigated.

The filtering characteristics of planar distributed feedback (DFB) waveguides composed by gratings with different period are solved using equivalent transmission-line network. To analyze explicitly its band-pass and resonance properties, a longitudinal modal transmission-line theory (L-MTLT) based on Floquet's theorem and Babinet's principle is newly developed. The numerical results reveal that this approach offers a simple and analytic algorithm to analyze the filtering characteristics of cascaded DFB structure with different period, and the bandwidth and side-lobe suppression of cascaded DFB filter are sensitively dependent on the variation of aspect ratio and the number of grating at each region.

A novel and efficient approach for the numerical solution of time-dependent coupled-wave equations, which are frequently used for the modeling of DFB(Distributed Feedback), DBR(Distributed Bragg Reflector), and FP(Fabry Perot) laser diodes, is proposed. In this approach, the coupled wave equations are split into two sets of equations. One of two sets of equations contains only the phase factors and the other contains only the coupling terms. The separate equations are solved exactly in their split form successively. This new numerical scheme, which we call the SS-TDM(Split-Step Time Domain Model), is found to require an order of magnitude smaller number of subsections to get accurate results than the previous methods while the computation time for each time step is comparable to the previous methods.

We demonstrate the transmission of uncompressed 4K videos over the photonics-based terahertz (THz) wireless link using a directly modulated distributed feedback laser diode (DFB-LD). For optical heterodyne mixing and data modulation, a DFB-LD was employed and directly modulated with a 5.94-Gb/s non-return-to-zero signal, which is related to a 6G-serial digital interface standard to support ultra-high-definition video resolution. We derived the optimal frequency of the THz carrier by varying the wavelength difference between DFB-LD output and Tunable LD output in the THz signal transmitter to obtain the best transmission performances of the uncompressed 4K video signals. Furthermore, we exploited the negative laser-to-filter detuning for the adiabatic chirp management of the DFB-LD by the intentional discrepancy between the center wavelength of the optical band-pass filter and the output wavelength of the DFB-LD. With the help of the abovementioned methods, we successfully transmitted uncompressed 4K video signals over the 2.3-m wireless transmission distance without black frames induced by time synchronization error.

A self-pulsating multisection distributed-feedback laser diode (DFB LD) can potentially realize all-optical clock extraction. This device generally consists of three sections, two DFB sections and one waveguide section. The most important variable in this device is detuning, which is the relative spectral position between the stop bands of two DFB sections. We fabricated a novel structure in which two gratings were located one over and one under the active layers. Each grating structure was independently defined in processing so that detuning, which is the prerequisite for self-pulsation, could be easily controlled. Observing various self-pulsating phenomena in these devices under several detuning conditions, we characterized the phenomena as dispersive Q-switching, mode beating, and self-mode-locking.

MOCVD(metalorganic chemical vapor deposition)에 의해 성장된 InGaAs/AlGaAs 물질을 이용하여 V-형 양자선 (V-groove quantum-wire) 어레이(array) 구조에서 이득 결합(gain-coupling)에 의한 분포 광귀환(distributed optical feedback) 특성을 조사하였다. 분포 귀환형 (distributed feedback, DFB) 구조를 제작하는 동안 격자 재성장(grating overgrowth)을 피하기 위하여, 새롭게 개발된 constant MOCVD 성장 방법을 적용하였고, Bragg 파장에서 DFB 방향으로 광귀환의 결과인 스펙트럼의 이득 이방성(gain asymmetry)을 실험적으로 관찰하였다.
We fabricated and characterized RWG-DFB-LDs emitting at $1.3\mu\textrm{m}$ wavelength. For fabrication of the laser diode, inteference fringe of optical beams was used for grating formation and epi layers were grown by LPE. The fablicated RWG-DFB-LD operated in a single longitudinal mode with more than 30 dB SMSR at 1296.5 nm emitting wavelength and its threshold current was 67 mA. Coupling coefficient (K) was estimated as $40cm^{-1}$ by means of stop-band measurement. Finally, we show that the RWG-DFB-LD fabricated in this experiment can be applicable as light source of 2.5 Gbps optical communication system from the fact that the small signal response of the RWG-DFB-LD rated up to 1.99 GHz at pre-bias level of $1.2 I_{th}$..
