  • Ultra-thin gate oxide in MOS devices are subjected to high-field stress during device operation, which degrades the oxide and exentually causes dielectric breakdown. In this paper, we investigate the electrical properties of ultra-thin nitrided oxide (NO) and reoxidized nitrided oxide(ONO) films that are considered to be promising candidates for replacing conventional silicon dioxide film in ULSI level integration. We study vriations of I-V characteristics due to F-N tunneling, and time-dependent dielectric breakdown (TDDB) of thin layer NO and ONO depending on nitridation and reoxidation condition, and compare with thermal $SiO_{2}$. From the measurement results, we find that these NO and ONO thin films are strongly depending on its condition and that optimized reoxided nitrided oxides (ONO) films show superior dielectric characteristics, and breakdown-to-change ( $Q_{bd}$ ) performance over the NO films, while maintaining a similar electric field dependence compared to NO layer.

ZnO세라믹스의 소결온도가 전기적 특성에 미치는 영향 (The effect of sintering temperature on the electrical properties of ZnO ceramics)

  • Electrical properties of ZnO ceramics based on Bi oxide was investigated in relation to sintering temperature. In the temperature range >$1150^{\circ}C$ to >$1350^{\circ}C$ the grain size increased from 9.mu.m to 20.mu.m when the sintering temperature was raised. The leakage current in the low voltage range increased as the potential barrier decreases, which is caused by increasing the grain size at high temperature. The dielectric characteristics of the ZnO ceramics was also affected by sintering temperature. Large dielectric constant was attributed, to the grainboundary layer of polycrystalline ZnO ceramics and decreasing grainboundary width. The variation of breakdown voltage with sintering temperature was attributed to the change of the donor concentration in the ZnO grain and grain size. The results showed that breakdown voltage increased decreasing grain size and donor concentration. Nonohmic coefficient was associated with the lower breakdown voltage per grainboundary layer due to the grain growth and higher donor concentration.

  • $SF_6$ is widely used as gas insulation medium because of having excellent dielectric and arc-quenching properties. However the use of it is getting to be suppressed from the viewpoint of mitigating global warming. For the development of environmentally-benign electric power equipment and system, novel gases or mixture gases are strongly required as the substitute of $SF_6$ gas. In this study the authors constructed an experimental system to investigate insulation properties of the mixed gases composed of negative $gas(SF_6)$ and electron deceleration gases$(N_2\;and\;CO_2)$. Breakdown and prebreakdown characteristics of $SF_6/N_2/CO_2$ mixture gases were investigated using the above mentioned system for different rates and gas pressures.

  • The dielectric properties of DGEBA/MDA/GN system under inhomoneous electric field were investigated. As GN contents increased, impact strength increased, but dielectric breakdown strength decreased. At $150^{\circ}C$, the dielectric breakdown strength decreased and uniformly maintained with the increment of distance between two electrodes. The life-time of epoxy resin increased with the decrement of applied voltage, but dielectric breakdown didn't occur below specific applied voltage.

  • In recent years, environmental concerns have been raised on the use of poorly biodegradable fluids in electrical apparatus in regions where spills from leaks and equipment failure could contaminate the surroundings. The vegetable insulation oils are highly biodegradable, have negligible effect on the environment, human health and ecosystem. Therefore, to assure their safe use in electrical power systems, it may require some processing and modification to improve some of their physical, chemical, thermal and electrical properties. This paper provides a comparative results of the electrical breakdown properties of several vegetable insulation oils and mineral oil to use as dielectric fluid in environmental-friendly pole transformer. Also, the electrical breakdown property of the Nomex and kraft insulation papers in vegetable insulation oil is examined.

  • The degradation of the dielectric properties of insulating papers that were used under loaded conditions at cryogenic temperature was paid attention. Electrical and tensile stress properties of dielectric paper at cryogenic temperature have been investigated to optimum insulating design of high-Tc superconducting(HTS) cable. Tensile strength of PPLP in liquid nitrogen was high more than that of air, but tensile strain could know that decrease sharply. According as tensile strength increases, the breakdown stress of PPLP in liquid nitrogen was decreased.

  • In order to the investigate for the DC(forward-reverse) breakdown properties of gate oxide in MOSFET, we are manufactured the specimen as following. The resistivity is 1.2($\Omega$ $.$ cm), 1.5($\Omega$ $.$ cm) and 1.8($\Omega$ $.$ cm) when thickness is 600(${\AA}$), and the diffusion time is both 110[min] and 150[min] when thickness is 600[${\AA}$]. In DC dielectric strength due to the each resistivity, it is confirmed that almost of the leakage current and breakdown current is flowed through n+ source when positive bias is applied, but is flowed through P region when negative bias is applied. It is thought that the dielectric strength due to the diffusion time is the contribution as increasing of p region.

  • In order to investigate the influence of manufacturing process on the electrical properties, we used two kinds of low density polyethylene prepared using metallocene catalyst (mL), linear low density polyethylene prepared using Ziegler catalyst (LL) and low density polyethylene by high pressure process (LD). mL has the narrowest composition and molecular weight distributions. We measured the dc and impulse breakdown strengths and current densities at 3$0^{\circ}C$, 6$0^{\circ}C$ and 9$0^{\circ}C$. mL had a higher breakdown strength and a lower high-field current than LD and LL. These results were discussed from the point of manufacturing processes.

  • Electrical properties of Crosslinked polyethylene/silane crosslinked polyethylene (XLPE/SXLPE) blends were studied. Silane coupling agents of various contents were added to blends and their water tree and electrical breakdown characteristics were investigated. The water tree length of XLPE/SXLPE were increased by the addition of silane coupling agents except the case of SXLPE 10 % containing coupling agents of 0.5, 1.0 phr. AC breadown strength slightly increased by the addition of coupling agents to XLPE/SXLPE blends in cases of SXLPE 20 % containing coupling agents of 2.0 phr and SXLPE 50 %. The tendency of effects on water tree and breakdown characteristics was inverse.

  • In this paper, the relationship between electrical breakdown properties and the molecular orientation owing to elongation was investigation from electrical conductivity, electrical breakdown strength and X-ray diffraction wag investigated. The changes of the stretching direction, from an a-axis orientation(at high elongation) to a c-axis orientation(at high elongation), as the elongation increases, were determined from X-ray diffraction patterns. These results suggest that the tendency for a decrease in the trap density at a higher elongation is consistent with a continuous change of the reorientation from the a-axis to the c-axis as the elongation increases.
