ZnO thin films with Cu, Ga and Ag dopants prepared by ZnS oxidation in different ambient

  • ZnO, ZnO: Cu, Ga, and ZnO: Cu, Ga, Ag thin films were obtained by oxidization of ZnS and ZnS: Cu, Ga films deposited onto glass substrates by electron-beam evaporation from ZnS and ZnS: Cu, Ga targets and from ZnS: Cu, Ga film additionally doped with Ag by the closed space sublimation technique at atmospheric pressure. The film thickness was about $1{\mu}m$. The oxidation was carried out at $600-650^{\circ}C$ in air or in an atmosphere containing water vapor. Structural characteristics were investigated by X-ray diffraction (XRD) and atomic force microscopy (AFM). Photoluminescence (PL) spectra of the films were measured at 30-300 K using the excitation wavelengths of 337, 405 and 457.9 nm. As-deposited ZnS and ZnS: Cu, Ga films had cubic structure. The oxidation of the doped films in air or in water vapors led to complete ZnO phase transition. XRD and AFM studies showed that the grain sizes of oxidized films at wet annealing were larger than of the films after dry annealing. As-deposited doped and undoped ZnS thin films did not emit PL. Shape and intensity of the PL emission depended on doping and oxidation conditions. Emission intensity of the films annealed in water vapors was higher than of the films annealed in the air. PL of ZnO: Cu, Ga films excited by 337 nm wavelength exhibits UV (380 nm) and green emission (500 nm). PL spectra at 300 and 30 K excited by 457.9 and 405 nm wavelengths consisted of two bands - the green band at 500 nm and the red band at 650 nm. Location and intensities ratio depended on the preparation conditions.

여러가지 Zinc Nitrate 농도에 따른 ZnO 나노구조체의 구조적 및 광학적 성질

  • ZnO 나노구조체를 성장하는 여러 가지 방법 중에서 전기 화학 증착법은 컨트롤이 용이하며 저렴한 가격으로 낮은 온도에서 성장이 가능할 뿐만 아니라 대면적으로 성장할 수 있는 장점이 있다. 나노구조체의 직경과 길이는 indium-tin-oxide와 Ag/AgCl 전극 사이의 전류 밀도 증가에 따라 변화하는 것을 알 수 있었다. Zinc nitrate 몰 농도를 조절하여 다양한 형태의 ZnO 나노구조체를 만들 수 있었다. 70$^{\circ}C$에서 4시간 동안 성장한 ZnO 나노구조체를 대기에서 400$^{\circ}C$로 2분 동안 열처리를 하였다. 성장된 ZnO 나노구조체에 대한 X-선 회절 측정 결과로부터 (0002) 피크가 34.35$^{\circ}$에서 나타나는 것을 확인하였다. 주사전자현미경 측정 결과로부터 zinc nitrate의 몰 농도가 낮을 때 성장한 ZnO 나노구조체는 와이어 형태로 형성되었음을 확인하였다. 그러나 zinc nitrate의 몰 농도가 높아지게 되면 ZnO 나노구조체의 모양이 와이어에서 막대 또는 접시 형태로 변화 되는 것을 알 수 있었다. 300K에서의 광루미네센스 스펙트럼 결과로부터 zinc nitrate의 농도에 따라 다르게 형성된 ZnO 나노구조체는 엑시톤과 관련된 피크가 zinc nitrate의 몰 농도 변화에 따라 달라지는 것을 확인 하였다.

Antireflective ZTO/Ag bilayer-based transparent source and drain electrodes for highly transparent thin film transistors

  • We reported on antireflective ZnSnO (ZTO)/Ag bilayer and ZTO/Ag/ZTO trilayer source/drain (S/D) electrodes for all-transparent ZTO channel based thin film transistors (TFTs). The ZTO/Ag bilayer is more transparent (83.71%) and effective source/drain (S/D) electrodes for the ZTO channel/Al2O3 gate dielectric/ITO gate electrode/glass structure than ZTO/Ag/ZTO trilayer because the bottom ZTO layer in the trilayer increasea contact resistance between S/D electrodes and ZTO channel layer and reduce the antireflection effect. The ZTO based all-transparent TFTs with ZTO/Ag bilayer S/D electrode showed a saturation mobility of 4.54cm2/Vs and switching property (1.31V/decade) comparable to TTFT with Ag S/D electrodes.

Morphology Control of Ag-doped ZnO Nanowires by Hot-walled pulse Laser Deposition

  • We design and demonstrate the controlled morphologies of Ag-dpped ZnO nanowires (NWs) adopting self-contrived hot-walled pulsed laser deposition (HW-PLD). p-type Ag-doping is ensuired by low temperature photoluminescence (PL) spectrum to find the AoX peak at 3.349 eV. Morphology of grown NWs are controlled by changing the kinetic energy and flux of the ablated particles with adjusting the target - substrate (T-S) distance. The analysis on the resultant NWs is presented.

  • Distribution of electric fields of surface plasmons at resonance and off-resonance angles were calculated and compared. As applications of surface plasmon resonance, (1) optical constants of ZnS films overcoated on Ag films were measured as the thickness of ZnS films increased, (2) four surface plasmon resonances distributed spatially due to the different thickness of SiO thin films overcoated on Ag films were observed in a picture frame by employing diverging waves of incidence, and (3) patterns of SiO thin films such as a grating and a character "가" overcoated on Ag films were measured by employing collimated waves of incidence.

Enhanced Photo Current in n-ZnO/p-Si Diode Via Embedded Ag Nanoparticles for the Solar Cell Application

  • In this study, an n-ZnO/p-Si heterojunction diode with embedded Ag nanoparticles was fabricated to investigate the possible improvement of light trapping via the surface plasmon resonance effect for solar cell applications. The Ag nanoparticles were fabricated by the physical sputtering method. The acquired current-voltage curves and optical absorption spectra demonstrated that the application of Ag nanoparticles in the n-ZnO/p-Si interface increased the photo current, particularly in specific wavelength regions. The results indicate that the enhancement of the photo current was caused by the surface plasmon resonance effect generated by the Ag nanoparticles. In addition, minority carrier lifetime measurements showed that the recombination losses caused by the Ag nanoparticles were negligible. These results suggest that the embedding of Ag nanoparticles is a powerful method to improve the performance of n-ZnO/p-Si heterojunction solar cells.

Luminescent Properties of Four-Band White Light Emitting Diodes (사파장 백색 발광 다이오드의 발광 특성)

  • $BaMg_2Al_16O_27:Eu,\SrGa_2S_4:Eu$, and ZnCdS:Ag,Cl phosphors were chosen to produce blue, green, and red emissions, respectively, under excitation from a violet light emitting diode (LED). A four-band white LED was obtained by a combination of nonabsorbed violet emission from a violet LED and blue, green, and red emissions from $BaMg_2Al_16O_27:Eu,\SrGa_2S_4:Eu$, and ZnCdS:Ag,Cl phosphors. The luminescent properties of the four-band white LED were also discussed.
