A Study on Threshold Voltage and I-V Characteristics by considering the Short-Channel Effect of SOI MOSFET (SOI MOSFET의 단채널 효과를 고려한 문턱전압과 I-V특성 연구)

  • We studied threshold voltages and I-V characteristics. considering short channel effect of the fully depleted thin film n-channel SOI MOSFET. We presented a charge sharing model when the back surface of short channel shows accumulation depletion and inversion state respectively. A degree of charge sharing can be compared according to each of back-surface conditions. Mobility is not assumed as constant and besides bulk mobility both the mobility defined by acoustic phonon scattering and the mobility by surface roughness scattering are taken into consideration. I-V characteristics is then implemented by the mobility including vertical and parallel electric field. kThe validity of the model is proved with the 2-dimensional device simulation (MEDICI) and experimental results. The threshold voltage and charge sharing region controlled by source or drain reduced with increasing back gate voltage. The mobility is dependent upon scattering effect and electric field. so it has a strong influence on I-V characteristics.

  • This paper deals with a fundamental and classical scattering problem by a finite strip. For the analysis of scattered acoustic field, a “single” integral equation is derived. Firstly, the complexity by considering the effect of the mean flow is alleviated by the introduction of Prandtl-Glauert coordinate and the new dependent variable. Secondly, the difficulty of solving the resultant strongly-coupled integral equations which always appear in this kind of 3-part mixed boundary value problem is solved by observing some good properties of the functions in complex domain and manipulating the equations and variables for the use of those properties. The solution can be obtained asymptotically in terms of gamma function and Whittaker function. One aim of this study is the improvement of methodology for the research using integral equations. The other is the basic understanding of scattering by a finite strip related to the linear cascade model of rotating fan blades.

Density Estimation of an Euphauiid (Euphausia pacifica) in the Sound Scattering Layer of the East China Sea (동중국해 음향 산란층내의 euphausiid (Euphausia pacifica) 밀도 추정)

  • Hydroacoustic and open-closing zooplankton net survey were conducted to understand the characteristics of the sound scattering layer (SSL) and to estimate the density of an euphausiid (Euphausia pacifica) in the SSL, in the northwestern part of the East China Sea. The survey was carried out during July 6-9 2002 at 8 sampling stations for zooplankton. The virtual echogram technique was used to identify E. pacifica from all acoustic scatters. Mean volume backscattering strength difference $(MVBS_{120kHz-38kHz})$ and target strength equation for E. pacifica were derived from the Distorted-wave Born Approximation (DWBA) model. Although vertical migration of the SSL is similar to the general pattern, dispersion at night shows some differences. Estimated mean density using acoustic data ranged from $20.4-221.4\;mg/m^3$ over the whole depth, and $87.1-553.5\;mg/m^3$ in the SSL. The density using the zooplankton net ranged from $0.2-362.4\;mg/m^3$ and was not related to net deploying method. The results from the acoustic and net survey suggest that E. pacifica might be an important zooplankton community in the northwestern part of the East China Sea.

  • In this paper the characteristics of submicron gate GaAs MESFET's have been studied using a particle model which takes into account the hot-electron transport phenomena, i.e., the velocity overshoot. \ulcornervalley(<000> direction), L valley (<111>direction), X valley (<100>direction) as the GaAs conduction energy band and optical phonon, acoustic phonon, equivalent intervalley, nonequivalent intervalley scattering as the scattering models, have been considered in this simulation. And the GaAs material and the device simulation have been done by determination of the free flight time, scattering mechanism and scattering angle according to Monte-Carlo algorithm which makes use of a particle model. As a result of the particle simulation, firstly the electron distribution, the potential energy distribution and the situation of electron displacement in 0.6 \ulcorner gate length device have been obtained. Secondly, the cutoff frequency, obtained by this method, is k47GHz which is in good agreement with the calculated result of theory. And the current-voltage characteristics curve which takes account of the buffer layer effect has been obtained. Lastly it has been verified that parasitic current at the buffer layer can be analyzed using channel depth modulation.

High Frequency Acoustic Scattering Analysis of Underwater Target (수중표적에 대한 고주파수 음향산란 해석)

  • A mono-static high frequency acoustic target strength analysis scheme was developed for underwater targets, based on the far-field Kirchhoff approximation. Au adaptive triangular beam method and a concept of virtual surface were adopted for considering the effect of hidden surfaces and multiple reflections of an underwater target, respectively. A test of a simple target showed that the suggested hidden surface removal scheme is valid. Then some numerical analyses, for several underwater targets, were carried out; (1) for several simple underwater targets, like sphere, square plate, cylinder, trihedral corner reflector, and (2) for a generic submarine model, The former was exactly coincident with the theoretical results including beam patterns versus azimuth angles, and the latter suggested that multiple reflections have to be considered to estimate more accurate target strength of underwater targets.

  • In this paper, a normal mode reverberation model for a range-independent environment of shallow water is proposed to calculate the reverberation level in the low-frequency range. Normal mode is used to calculate the acoustic energy propagating from the source to the scattering area and from the scattering area to the receiver. Each mode is decomposed into up and down going waves to consider scattering strength at the scattering area. The scattering functional form combines Lambert's law with a Gaussian-like term near the specular direction based on Kirchhoff approximation considering bottom condition. For verification of the suggested model, the result is relatively compared to several solutions of the problem XI and XV in the Reverberation Modeling Workshop I sponsored by the US Office of Naval Research.

Multifrequency acoustic scattering characteristics of jack mackerel by KRM model (KRM 모델을 이용한 전갱이의 다주파수 음향산란특성)

  • This study was focused on acoustic scattering characteristics of jack mackerel (Trachurus japonicus) at frequency 38, 70, and 120 kHz by Kirchhoff-ray mode (KRM) model. The body length (BL) of 16 individuals ranged in 12.2~22.0 cm ($mean{\pm}S.D.$: $17.8{\pm}3.2cm$) and the swimbladder length ranged in 4.2~8.6 cm ($mean{\pm}S.D.$: $6.6{\pm}1.6cm$) and the swimbladder cross section ranged in $1.7{\sim}6.6cm^2$ ($mean{\pm}S.D.$: $3.8{\pm}1.6cm^2$). This result shows that results correlate well between the BL and the length and cross section of swimbladder. The swimbladder angle ranged in $7{\sim}12^{\circ}$ and the maximum TS values ranged in $-16{\sim}-5^{\circ}$ at tilt angle. The averaged TS-to-BL relationship were $TS_{38kHz}=20{\log}_{10}BL-65.33$ ($R^2=0.66$), $TS_{70kHz}=20{\log}_{10}BL-65.90$ ($R^2=0.67$), and $TS_{120kHz}=20{\log}_{10}BL-66.65$ ($R^2=0.65$). These results can be used fundamental data in order to estimate distribution and biomass of jack mackerel by using hydro-acoustic method.

Acoustic target strength measurements on immobile riverine shrimp, oriental river prawn(Macrobrachium koreana), in freshwater (담수역 징거미 새우(Macrobrachium koreana)의 음향 반사 강도 특성)

  • Assessment and management of fisheries abundance in fresh water like a river or a lake is very important to maintain fisheries itself as well as tourist industry even if their scale is not much large. The species for catch in fresh water are mainly a mandarin fish, a carp, an eel, and others. Because oriental river prawn is a main prey of these species and the change in its abundance is directly related to their abundance change in fresh water, information on the abundance and distribution of the species are necessary. Hydroacoustic survey is known to one of the efficient method among several methodology. Information on acoustic target strength is key parameter to estimate abundance for acoustic survey. In this study, measurements on oriental river prawn, Macrobrachium koreana, were conducted for two high frequencies(200kHz and 420kHz) with tilt angle using automatic rotating system. The results of acoustic target strength obtained from the experiment were compared with those of acoustic scattering model, Distorted Wave Born Approximation(DWBA) model. For 200kHz, the result of acoustic target strength experiments was expressed in terms of the averaged target strength dependence on the body langth(BL, cm) as a following relationship; < $TS_{200kHz}$ > = 45.9log(BL) - 107.4. These results provide basic information for studying acoustic target strength and conducting acoustic survey of oriental river prawn.

Analysis of a fixed source-to-receiver underwater acoustic communication channel parameters in shallow water (송수신기가 고정된 천해 수중음향통신 채널 매개변수 해석)

  • Underwater acoustic communication channel parameters consist of impulse response, delay spreading, scattering function, coherence bandwidth, frequency selective fading, coherence time and time variant magnitude fading statistics on which communication system modem and channel coding are designed. These parameters are influenced by sound velocity profile, platform motion and sea surface roughness in given acoustical oceanography condition. In this paper, channel model based on phasor, channel simulator, measurement and analysis method of channel parameters are given in a fixed source-to-receiver system and the parameters are analyzed using shallow water experimental data. For two different source-to-receiver ranges of 300 m and 600 m, the parameters are characterized by three multipaths such as a direct, a surface reflection path with time variant scattering and a bottom reflection path. The results present a channel modelling method of a fixed source source-to-receiver system, channel parameters measurement and analysis methods and a system design and performance assessment method in shallow water.

  • This paper proposes the practical echo-signal synthesis models - UTAHID (Underwater TArget by Highlight Distribution) & M-UTAHID(Modified UTAHID) - of underwater target for active sonar engineering At high frequencies all the echo components that are the specular reflected waves and various elastic scattering wave scan be regarded the summation of individual echo from some equivalent scattering centers, so the underwater target is characterized by highlights distributed in spatial target structure. Proposed models are compared with characteristics of random distributed model & equivalent interval highlight model, and analyzed target strength, echo-elongation effect, target time spread loss and so on. Thus these can be efficiently used in various real systems related to underwater target echo-signal synthesis on active sonar and acoustic countermeasure.
