The properties of copper films deposited by RF magnetron sputtering (RF 마그네트론 스퍼터링법에 의해 증착된 구리막의 특성)

  • In the present paper, the Cu films 4.mu.m thick were deposited by RF magnetron sputtering method on Si wafer. The Cu films deposited at a condition of 100W, 10mtorr exhibited a low electrical resistivity of 2.3.mu..ohm..cm and densed microstructure, poor adhesion. The Cu films grown by 200W, 20mtorr showed a good adhesion property and higher electrical resistivity of 7.mu..ohm..cm because of porous columnar microstructure. Therefore, The Cu films were deposited by double layer deposition method using RF magnetron sputtering on Si wafer. The dependence of the electrical resistivity, adhesion, and reflectance in the CU films [C $U_{4-d}$(low resistivity) / C $U_{d}$(high adhesion) / Si-wafer] on the thickness of d has been investigated. The films formed with this deposition methods had the low electrical resistivity of about 2.6.mu..ohm..cm and high adhesion of about 700g/cm.m.m.

  • The surface modificaion of alumina by $Al_2$O$_3$/SiC nanocomposite coating was studied in terms of processing and microstructure. A powder slurry of 5 vol% SiC composition was dipcoated onto presintered alumina bodies and pressurelessly sintered at 1$700^{\circ}C$ for 2 h in $N_2$. The used of organic binder and plasticizer in the slurry preparation, and the control of the density of presintered alumina body were found to be necessary to avoid cracking and warping during processing. The nanocomposite coating well bonded to the alumina body with thickness about 110 ${\mu}{\textrm}{m}$. The average grain size of coating (2 ${\mu}{\textrm}{m}$) was much finer than that of alumina body (13 ${\mu}{\textrm}{m}$). Fracture surface observations revealed mostly transgranular fracture for the coating, whereas intergranular fracture for the alumina body. Some pores (about 6%) were observed in the coating layer, although the alumina body showed fully dense microstructure.

  • The semi-solid materials(SSMs) fabricated under electric-magnetic stirring condition are necessary to be applicated in the thixoforging process. The optimal reheating conditions to thixoforging process were investigated with changing the reheating time, holding time, reheating temperatures, capacity, and adiabatic material size. In the case of solid fraction fs=50%, the microstructure of SSM (specimen size:d76X 190) at the condition of the first reheating time 4min, holding time lrnin and reheating temperature 350%, the second reheating time 3min, holding time 3min and reheating temperature 575C, the thlrd reheating time lmin, holding time 2min and reheating temperature 584'C, capacity Q=8.398KW, and adiabatic material size 53mm is obtained with globular microstructure and finest.

  • The most demanded bimetals in home appliances are manufactured by mainly cladding process and these are mainly consist of Cu alloy and Ni alloy. But it is very difficult to clad these alloys, because the brittle ${Cu_3}{O_4}$ oxide film formed easily on Cu alloy surface during cladding process. Clad rolling and heat treatment processes were applied for the development of bimetals by using the Ni alloy and the 3 types of Cu alloys. Optical microstructure was observed and micro-hardness, specific resistance, deflection were measured from the manufactured new bimetals specimens.

  • Microstructure based FE simulations were conducted to investigate the micro-mechanical properties of ferrite-martensite dual-phase steels. The FE model was built based on real microstructure images which were characterized by optical microscopy through the thickness direction. Serial sectioned 2D images were converted into semi-2D representative volume elements (RVEs) model. Each RVE model was subjected to a non-proportional loading condition and the mechanical response was analyzed on both the macroscopic and microscopic levels. Macroscopically, stress-strain curves were described under tension-compression and tension-orthogonal tension conditions and the Bauschinger effect was well captured for both loading paths. In addition, micromechanical properties were investigated in the view of stress-strain partitioning and strain localization during monotonic tension.

  • This study is about the development of a non-sintered binder (NSB) which does not require a sintering process by using the industrial by-products Phosphogypsum (PG), Waste Lime (WL) and Granulated Blast Furnace Slag (GBFS). In this report, through SEM analysis of the NSB paste hardening body, micropore analysis of paste using the mercury press-in method and microstructure observation were executed to consider the influence of the formation of the pore structure and the distribution of pore volume on strength, and the following conclusions were reached. 1) Pore structure of NSB paste of early age is influenced by hydrate generation amount by GBFS and activator. 2) Through observing the internal microstructure of NSB binder paste, it was found that the strength expression at early age due to hydration reaction was achieved with a large amount of ettringite serving as the frame with C-S-H gel generated at the same time. It was confirmed that C-S-H gel wrapped around ettringite, and as time passed, the amount generated continually increased, and C-S-H gel tightly filled the pores of hardened paste, forming a dense network-type web structure. 3) For NSB-type cement, the degree of formation of gel pores below $10{\mu}m$ had a greater influence on strength improvement than simple pore reduction by charging capillary pores, and the pore size that had the greatest effect on strength was micropores with diameter below $10{\mu}m$.

  • The mechanical properties and microstructure evolution of Mg-8Li-3Al-1Y alloy undergoing different rolling processes were systematically investigated. X-ray diffraction, optical microscope, scanning electron microscopy, transmission electron microscopy as well as electron backscattered diffraction were used for tracking the microstructure evolution. Tensile testing was employed to characterize the mechanical properties. After hot rolling, the $MgLi_2Al$ precipitated in ${\beta}-Li$ matrix due to the transformation reaction: ${\beta}-Li{\rightarrow}{\beta}-Li+MgLi_2Al+{\alpha}-Mg$. As for the alloy subjected to annealed hot rolling, ${\beta}-Li$ phase was clearly recrystallized while recrystallization rarely occurred in ${\alpha}-Mg$ phase. With regard to the microstructure undergoing cold rolling, plenty of dislocations and dislocation walls were easily observed. In addition, the microstructure of alloys subjected to annealed cold rolling revealed the formation of new fresh ${\alpha}-Mg$ grains in ${\beta}-Li$ phase due to the precipitation reaction. The mechanical properties and fracture modes of Mg-8Li-3Al-1Y alloys can be effectively tuned by different rolling processes.

  • Precipitation characteristics of the Fe-36Ni based high strength Invar alloy for power transmission wire was investigated in this study. High strength can be obtained in this alloy through solution hardening, precipitation hardening and strain hardening by cold working. In the present study, ingots of Fe-36Ni based Invar alloys with the contents of C, Mo and V varied. Microstructure observations by OM, SEM, and TEM were carried out to validate the simulation results. BCC phase and $FeNi_3$ phase are also expected at lower temperatures below $500^{\circ}C$. Aging treatments were carried out at temperatures ranging from 400 to $900^{\circ}C$ for time intervals from 3 min to 100hrs. Peak aging condition was obtained as $400^{\circ}C$ and 1 hr. With temperature increased, peak strength was decreased abruptly. Microstructure observation was conducted by optical microscopy, scanning electron microscopy, and transmission electron microscopy.

  • In this study, the effect of the friction stir welding (FSW) was compared with that of the gas tungsten arc welding (GTAW) on the microstructure and microhardness of Cu-Ni alloy weldment. The weldment of 10 mm thickness was fabricated by FSW and GTAW, respectively. Both weldments were compared with each other by optical microstructure, microhardness test and grain size measurement. Results of this study suggest that the microhardness decreased from the base metal (BM) to the heat affected zone (HAZ) and increased at fusion zone (FZ) of GTAW and stir zone (SZ) of FSW. the minimum Hv value of both weldment was obtained at HAZ, respectively, which represents the softening zone, whereas Hv value of FSW weldment was little higher than that of GTAW weldment. These phenomena can be explained by the grain size difference between HAZs of each weldment. Grain size was increased at the HAZ during FSW and GTAW. Because FSW is a solid-state joining process obtaining the lower heat-input generated by rotating shoulder than heat generated in the arc of GTAW.
