P(VDF-TrFE) 유기물 강유전체를 활용한 질화갈륨 네거티브 커패시턴스 전계효과 트랜지스터 (Investigation of GaN Negative Capacitance Field-Effect Transistor Using P(VDF-TrFE) Organic/Ferroelectric Material)

  • 본 논문에서는 P(VDF-TrFE)유기물 강유전체 기반 metal-ferroelectric-metal (MFM) capacitor 와 차세대 반도체 물질인 질화갈륨 반도체를 활용한 네거티브 커패시턴스 전계효과 트랜지스터를 제작 및 분석 하였다. 27 nm의 두께의 P(VDF-TrFE) MFM 커패시터의 분극지수는 4 MV/cm에서 $6{\mu}C/cm^2$ 값을 나타내었으며 약 65 ~ 95 pF의 커패시턴스 값을 나타내었다. 강유전체의 커패시턴스와 전계효과 트랜지스터의 커패시턴스 매칭을 분석하기 위해 제작된 P(VDF-TrFE) MFM 커패시터는 GaN 전계효과 트랜지스터의 게이트 전극에 집적화 되었으며 집적화되기 전 104 mV/dec 의 문턱전압 이하 기울기에서 82 mV/dec 값으로 개선된 효과를 보였다.

Simulation of reactivity-initiated accident transients on UO2-M5® fuel rods with ALCYONE V1.4 fuel performance code

  • The ALCYONE multidimensional fuel performance code codeveloped by the CEA, EDF, and AREVA NP within the PLEIADES software environment models the behavior of fuel rods during irradiation in commercial pressurized water reactors (PWRs), power ramps in experimental reactors, or accidental conditions such as loss of coolant accidents or reactivity-initiated accidents (RIAs). As regards the latter case of transient in particular, ALCYONE is intended to predictively simulate the response of a fuel rod by taking account of mechanisms in a way that models the physics as closely as possible, encompassing all possible stages of the transient as well as various fuel/cladding material types and irradiation conditions of interest. On the way to complying with these objectives, ALCYONE development and validation shall include tests on $PWR-UO_2$ fuel rods with advanced claddings such as M5(R) under "low pressure-low temperature" or "high pressure-high temperature" water coolant conditions. This article first presents ALCYONE V1.4 RIA-related features and modeling. It especially focuses on recent developments dedicated on the one hand to nonsteady water heat and mass transport and on the other hand to the modeling of grain boundary cracking-induced fission gas release and swelling. This article then compares some simulations of RIA transients performed on $UO_2$-M5(R) fuel rods in flowing sodium or stagnant water coolant conditions to the relevant experimental results gained from tests performed in either the French CABRI or the Japanese NSRR nuclear transient reactor facilities. It shows in particular to what extent ALCYONE-starting from base irradiation conditions it itself computes-is currently able to handle both the first stage of the transient, namely the pellet-cladding mechanical interaction phase, and the second stage of the transient, should a boiling crisis occur. Areas of improvement are finally discussed with a view to simulating and analyzing further tests to be performed under prototypical PWR conditions within the CABRI International Program.   • This paper gives an overview and developing status of the on-board Automatic Train Control (ATC) System employed to control the Urban Maglev vehicle in Korea. In the construction of demonstration line for Urban Maglev Program, the Daewoo Engineering Company (DEC) has participated as a supplier of the whole ATC System since 2009. According to the contract with Korea Rail Network Authority, DEC is under progress for the development of the whole ATC system including Safety Integration Level (SIL) assessment from the ISA, which is followed by the international standards IEC62278, IEC62279, and EN50129. Once the Urban Maglev Program is completed successfully in 2013, the developed system will be the first localized whole ATC system which has SIL assessment and commercial operation experience in Korea.

  • We have investigated ionic conductivity and electrochemical stability of the electrolytes containing organic solvent. Ion conductivities were measured between 10 and 80$^{\circ}C$, and electrochemical stabilities were determined by cyclic voltammetry on glassy carbon, platinum and aluminum electrodes. Ionic conductivity of electrolyte(EC:DEC=1:1) with IM LiPF$\_$6/ shows better than that of the other electrolytes having Li salts. The IM LiBF$_4$-PC electrolyte exhibits good electrochemical stability. IM LiPF$\_$6/ (EC:DEC=1:1) and IM LiPF$\_$6/ (EC:DMC=1:1) electrolytes are used for the high capacity of battery system.

  • DangSan Bridge of Seoul Subway No 2 was rebuilt by safety reason. From Dec 1996 to Dec 1999 we were in charge of permanent way design of this rebuilt project. Especially we applied maintenance free system on the bridge by Cologne Egg alternative (ALT1) base plate and CWR (Continuous Welded Rail) by ZLR(Zero Longitudinal Restraint) for 125m (south approach section), 120m long(north approach section). This thesis generally introduce for CWR by ZLR which was first adapted CWR system in Korea.
