COG 플립칩 본딩 공정조건에 따른 Au-ITO 접합부 특성

  • LCD 디스플레이 등에 사용되는 글래스 패널 위에 bare si die를 직접 실장하는 COG 플립칩 패키지의 경우 Au 범프와 ITO 패드 간의 전기적 접속 및 접합부 신뢰성 확보를 위해 접속소재로서 ACF (anisotropic conductive film)가 사용되고 있다. 그러나 ACF는 고가이고 접속피치 미세화에 따라 브릿지 형상에 의한 쇼트 등의 문제가 발행할 수 있어 NCP (non-conductive paste)의 상용화가 요구되고 있다. 본 연구에서는 NCP를 적용한 COG 패키지에 있어서 온도, 압력 등의 열압착 본딩 조건과 NCP 물성이 Au-ITO 접합부의 전기적 및 기계적 특성에 미치는 영향을 조사하였다. NCP는 에폭시 레진과 경화제, 촉매제를 사용하여 다양하게 포뮬레이션을 하였고 DSC (Differential Scanning Calorimeter), TGA (Thermogravimetric Analysis), DEA (Dielectric Analysis) 등의 열분석장비를 이용하여 NCP의 물성과 경화 거동을 확인하였다. 테스트 베드는 면적 $5.2{\times}7.2\;mm^2$, 두께 650 ${\mu}m$, 접속피치 200 ${\mu}m$의 Au범프가 형성된 플립칩 실리콘 다이와 접속패드가 ITO로 finish된 글래스 기판을 사용하였다. 글래스 기판과 실리콘 칩은 본딩 전 PVA Tepla사의 Microwave 플라즈마 장비로 Ar, $O_2$ 플라즈마 처리를 하였으며, Panasonic FCB-3 플립칩 본더를 사용하여 본딩하였다. 본딩 후 접합면의 보이드를 평가하고 die 전단강도로 접합강도를 측정하였다.

GMM-based Emotion Recognition Using Speech Signal (음성 신호를 사용한 GMM기반의 감정 인식)

  • This paper studied the pattern recognition algorithm and feature parameters for speaker and context independent emotion recognition. In this paper, KNN algorithm was used as the pattern matching technique for comparison, and also VQ and GMM were used for speaker and context independent recognition. The speech parameters used as the feature are pitch. energy, MFCC and their first and second derivatives. Experimental results showed that emotion recognizer using MFCC and its derivatives showed better performance than that using the pitch and energy parameters. For pattern recognition algorithm. GMM-based emotion recognizer was superior to KNN and VQ-based recognizer.

  • The pitch and yaw axis controls of Kick Motor, KLSV-I second propulsion system, was provided by the flexible seal that consists of alternate laminate of natural rubber and composite reinforcements between forward and aft ring. A hydrostatic actuating test has been conducted to evaluate a performance of the manufactured flexibke seal before it is assembled at the nozzle. Through the tests, we have verified an actuation torque and axial displacement of the flexible seal according to pressure variation. The actuation torque and axial displacement of all flexible seal is shown below 60kgf-m/deg at without pressure and 6mm at MEOP respectively.

Software Development for the Performance Evaluation and Blade Design of a Pitch-Controlled HAWT based on BEMT (날개요소 운동량 이론을 이용한 피치제어형 수평축 풍력터빈 블레이드 설계 및 성능평가 소프트웨어 개발)

  • The purpose of this study is to develop a software for the performance evaluation and blade design of a pitch-controlled HAWT using BEMT(Blade Element Momentum Theory) with Prandtl's tip loss. The HERACLES V2.0 software consist of three major part ; basic blade design, aerodynamic coefficient mapping and performance calculation including stall or pitch control option. A 1MW wind turbine blade was designed at the rated wind speed(12m/s) composing five different airfoils such as FFA-W-301, DU91-W250, DU93-W-210, NACA 63418 and NACA 63415 from hub to tip. The mechanical power predicted by BEMT at the rated wind speed is about 1.27MW. Also, CFD analysis was performed to confirm the validity of the BEMT results. The comparison results show good agreement about the error of 6.5% in rated mechanical power.

Numerical Study on Effects of Splitter Chord Length and Pitchwise Location on the Flow Characteristics in a Transonic Centrifugal Compressor (스플리터의 코드길이와 피치방향 위치가 천음속 원심압축기의 유동 특성에 미치는 영향에 대한 전산해석적 연구)

  • The purpose of this study is to design the transonic centrifugal compressor impeller with splitter blades and analyze the flow fields with respect to various splitter blades. Seven impellers with different splitter chord length or pitchwise location were tested by using CFD method. To investigate aerodynamic performance, Mach number distribution and entropy distribution were confirmed. As a result, it is found that the size of transonic region and shock wave location are related to the splitter chord length and pitchwise location. Also the impeller with long chord length of splitter shows higher total pressure ratio but lower efficiency than those of the impeller with short chord length of splitter. In terms of pitchwise location, the impeller with the splitter located in mid-pitch of main blades shows the best performance with respect to pressure ratio and efficiency.

  • The purpose of this paper is to examine the dynamic stall characteristics of an elliptic airfoil when subject to constant pitch motions. In this study, which was motivated by the pressing need for a greater understanding of the reduced frequency$({\kappa})$ effects on flow patterns of elliptic airfoil, the various reduced frequencies were considered. The result confirms that the reduced frequency has a profound effects on the flow patterns. The increase of ${\kappa}$ accelerate the separation bubble bursting process up to ${\kappa}=0.10$, then diminish with further increase in ${\kappa}$. Compared with static condition, the dynamic pitching airfoil delays stall angle approximate $4{\circ}{\sim}5{\circ}$ during pitch-up stroke for ${\kappa}=0.10$. Results from this qualitative analysis provided valuable insight Into the control of dynamics stall.

  • 최근 자전거의 활용범위가 출퇴근뿐만 아니라, 친환경 헬스케어 부각으로 자전거 타는 것에 많이 이용되고 있는 실정이다. 근래 몇 년 사이에 정부에서도 자전거 전용도로를 도시외각뿐만 아니라 자전거로 출퇴근 이용자들을 위해 안전하게 운행할 수 있도록 자전거 전용도로를 전국에 확대설치 하여 자전거 보급을 확대 하고 있다. 하지만 현재 국내에 많이 보급되어 있는 자전거는 대부분이 외국에서 반제품이 수입되어 국내에서 완제품으로 조림하여 판매되는 제품들이 주를 이루고 있으며, 자전거 부품 중에도 최근 외국에서 개발이 진행되고 있는 전자변속기 또한 외국의 기술들이 도입되어 제품들이 출시되고 있는 실정이다. 이에 외국의 기술적 우위로 인하여 한국의 자전거 산업발전에 어려움이 많은 것이 현실이다. 본 연구에서는 리니어모터를 이용하여 디지털 전동 변속기를 개발 하여, 변속의 신속성, 정확성을 확보하면서, 동시에 외국의 기술적 장벽을 넘고자 한다. 현행 자전거 뒤 변속기의 정확한 변위위치 확보하기 위하여 자전거 핸들에 장착되어 있는 변속레버를 디지털화 하여, 변속을 제어하게 되면 뒤쪽에 설치되어 있는 리니어모터를 위치 제어함으로써 가이드 샤프트 피치에 의하여 변속위치가 정밀하게 제어 할 수 있는 전동 변속기 제어시스템을 제안하고자 한다.

A Study on the Algorithm Development for Speech Recognition of Korean and Japanese (한국어와 일본어의 음성 인식을 위한 알고리즘 개발에 관한 연구)

  • In this thesis, experiment have performed with the speaker recognition using multilayer feedforward neural network(MFNN) model using Korean and Japanese digits . The 5 adult males and 5 adult females pronounciate form 0 to 9 digits of Korean, Japanese 7 times. And then, they are extracted characteristics coefficient through Pitch deletion algorithm, LPC analysis, and LPC Cepstral analysis to generate input pattern of MFNN. 5 times among them are used to train a neural network, and 2 times is used to measure the performance of neural network. Both Korean and Japanese, Pitch coefficients is about 4%t more enhanced than LPC or LPC Cepstral coefficients.

Effects of fin pitch and array of the frost laver growth on extended surface of a heat exchanger (열교환기 표면에서의 서리층 성장에 대한 휜 피치와 배열의 영향)

  • This paper presents the effects of the fin array and pitch on the frost layer growth of a heat exchanger. The numerical results are compared with experimental data of a cold plate to validate the present model, and agree well with experimental data within a maximum error of 8%. The characteristics of the frost formation on staggered fin array are somewhat different from those of in-line array. The frost layer at the first fin of the in-line array grows rapidly, compared to second fin, whereas the difference of the frost layer growth between the fins of the staggered array is small. For fin pitch below 10 mm, the frost layer growth of second fin in the staggered array is affected by that of first fin. The frost layer growth and heat transfer of single fin deteriorate with decreasing fin pitch regardless of fin array, however, the thermal performance of a heat exchanger, considering increase of heat surface area, becomes better.

  • This paper investigated the new calibration algorithm of a straight-type five-hole pressure probe for measuring three-dimensional flow velocity components. This new calibration algorithm was used for velocity data reduction from the calibration map and based on the combination of a look-up, a binary search algorithm and a geometry transformation including the translation and reflection of nodes in a calibration map. The calibration map was expanded up to the application angle, ${\pm}55^{\circ}$ of a probe. This velocity data reduction method showed a perfect performance without any kind of interpolating errors in calculating yaw and pitch angles from the calibration map. Moreover, when it was applied to an actual flow field including a swirling flow, a good result came out on the whole.
