Electrical Characteristics of 600V Trench Gate Lateral DMOSFET Structure for Intelligent Power IC System (600V급 트렌치 게이트 LDMOSFET의 전기적 특성에 대한 연구)

  • 본 논문에서는 기존의 250V급 트렌치 전극형 파워 MOSFET을 구조적으로 개선하여, 600V 이상의 순방향 항복 전압을 갖는 파워 MOSFET을 설계 하였다. 본 논문에서 제안한 구조로 기존의 250V급 트렌치 전극형 파워 MOSFET에 비하여 더욱 높은 순방향 항복 전압을 얻었다. 또한, 기존의 LDMOS 구조로 500V 이상의 항복 전압을 얻기 위해서 $100{\mu}m$ 이상의 크기를 필요로 했던 반면에, 본 논문에서 제안한 소자의 크기(vertical 크기)는 $50{\mu}m$로서, 소자의 소형화 및 고효율화 측면에서 더욱 우수한 특성을 얻었다. 본 논문은 2-D 공정시뮬레이터 및 소자 시뮬레이터를 바탕으로, 트렌치 옥사이드의 두께 및 폭, 에피층의 두께 변화 등의 설계변수와 이온주입 도즈 및 열처리 시간에 따른 공정변수에 대한 시뮬레이션을 수행하여, 본 논문에서 제안한 구조가 타당함을 입증하였다.

On-line Network Pseudo-dynamic Test Technologies Using the Internet (인터넷 기반 온라인 네트워크 유사동적 실험기법)

  • 본 논문에서는 한국과 일본에 위치한 여러 연구기관들 사이에서 수행된 온라인 네트워크 유사동적 실험 곁과에 대해 나타내었다. 예제 구조물로는 4경간 연속의 면진 교량을 이용하였다. 실험 장비를 보유하고 있는 두 연구기관에서 면진 장치의 비선형 거동에 대한 실험을 수행하고 각 실험 결과를 조합하여 전체 구조의 동적 해석을 수행하였다. 본 논문에서는 먼저 인터넷을 이용한 두 가지 데이터 전송기법을 이용하여 두 기법의 효율성을 비교, 분석하였다. 또한 최근 국내에 위치한 두 연구기관 사이에서 수행된 실험 결과에 대해 논의하였다. 본 연구에서는 상대 연구기관의 실험 상황 및 수행된 실험 결과의 효율적인 모니터링을 위하여 웹 기반의 자바 모니터링 시스템을 개발하였다. 마지막으로 유선과 무선 인터넷을 이용한 온라인 실험 기법에 대하여 나타내었다. 그 결과, 온라인 네트워크 실험에 소요된 실험 시간은 데이터 전송 기법과 실험장비에 따라 매 시간 단계의 데이터 전송에 0.2-l5초, 각 연구기관의 유사동적 실험에 1-10초의 시간이 소요되어 매우 큰 폭으로 변화함을 알 수 있었다. 또한 무선 인터넷을 이용한 온라인 실험의 경우, 뛰어난 이동성과 인터넷 보안성 등과 같은 여러 가지 장점을 가지고 있음을 알 수 있었다.

A Study on the Allowable Crack Width of RC Beam with Corrosive Environment (염해환경에서의 RC보의 허용 균열폭 산정에 관한 연구)

  • Deterioration of reinforced concrete structures in corrosive environment is tend to be accelerated due to ingress of aggressive ion such as chloride ion. Chloride-induced corrosion is affected by various factors such as cover concrete qualities, width of existing cracks, and cover depth of concrete. However, the allowable crack width of RC structure in design code does not consider the concrete material properties and conditions of construction except the cover depth. In this paper, an equation for allowable crack width is proposed to consider the cover concrete quality, crack width, and cover depth. Crack width, cover depth, and water-cement ratio of concrete are selected as influencing factors on corrosion of reinforcement for rapid chloride tests. From test results, the relationships between the factors and corrosion are derived. Finally, the equation for allowable crack width is derived in terms of concrete compressive strength and cover depth. The presented equation is verified by comparative calculations with design code variables.

Magnetic Sensitivity Depending on Width of IrMn Spin Valve Film Device (IrMn 스핀밸브 박막소자의 폭 크기에 의존하는 자장감응도)

  • The Cu thickness dependence of magnetic sensitivity for the NiFe/Cu/NiFe/IrMn spin valve multilayer was investigated. The magnetic properties measured by minor MR curves for the Ta(5 nm)/NiFe(8 nm)/Cu(3.5 nm)/NiFe(4 nm)/IrMn(8 nm)/Ta(2.5 nm) multilayer is MR = 1.46 %, MS = 2.0 %/Oe, $H_c\;=\;2.6\;Oe$, and $H_{int}\;=\;0.1\;Oe$. The magnetic sensitivities of GMR-SV devices with ten different widths and a same length of $4.45\;{\mu}m$ by fabricated by photo lithography decreased from 0.3 %/Oe to 0.06%/Oe as from a width of $10\;{\mu}m$ to $1\;{\mu}m$.

Properties of YIG films grown by solid phase epitaxy (고상 에피택시법으로 성장한 YIG 박막의 특성)

  • YIG 에피택시박막은 다른 강자성, 페리자성재료에 비해 수 GHz의 영역에서 매우 우수한 특성을 나타내고 있다. YIG 에피택시 박막은 고상에피택시 방법으로 제조할 경우 매우 편리하게 제조할 수 있는 것으로 알려져 있는데, 이 방법은 상온에서 Y-Fe-O 박막을 GGG(111)기판에 스파터한 뒤 공기 중에서 열처리하면 간편하게 얻을 수 있다. 이 방법은 통상과 같이 고온에서 아주 느린 속도로 에피택시박막을 성장시키는 스파터방법에 비해 매우 간편하고 경제적인 것으로, 본 연구에서는 보통의 분말소결공정으로 제작된 2.5인치 YIG 타겟을 사용하여 두께 2.5 $\mu\textrm{m}$ 비정질 Fe-Y-O 박막을 만든 뒤 550 - 1050 $^{\circ}C$의 공기 중에서 열처리하였다. 비정질 박막을 $600^{\circ}C$이하에서 10 시간동안 열처리하였을 경우 매우 약한 YIG상의 회절선만 관찰할 수 있었다. 반면에 온도를 $650^{\circ}C$로 올리면 매우 강한 (444) 또는 (888)회절선과 매우 약한 다른 회절선을 관찰 할 수 있었다. 이 시편의 경우 (888)회절선의 강도는 GGG기판의 (888)회절선의 강도와 비교할 정도로 매우 강하여 에피택시성장이 매우 잘 이루어질 수 있다는 가능성을 확인할 수 있었다. 그리고 YIG(888) 회절선의 록킹곡선의 반가폭이 0.14$^{\circ}$ 이었고, 이것은 에피택시성장이 매우 잘 이루어지고 있음을 의미하는 것이다. 열처리 온도가 감소함에 따라 YIG박막의 격자상수는 감소하였으며 YIG(888)회절선의 강도는 그림 1과 같이 넓어지고 그 강도는 약해진다.

Design of a Cylindrical Dielectric Resonator Antenna with a Dielectric Clad (유전체 클래드를 갖는 원통형 유전체 공진 안테나 설계)

  • In this paper, a cylindrical dielectric antenna with dielectric clad is designed and analyzed. Design parameters of a cylindrical dielectric resonator antenna are calculated from the wave equation of cylindrical dielectric. The variations of characteristics of the antenna are analyzed as varying the thickness and the relative permittivity of its clad. From the results, when the ratio of the outside radius of the dielectric clad to the radius of the cylindrical dielectric is 1.3 and the relative permittivity of the dielectric clad is one-third of the cylindrical dielectric resonator antenna, the relative bandwidth of the antenna is 49%, which is improved by 2.3 times than the cylindrical dielectric resonator antennas. However, the thickness and the relative permittivity of the dielectric clad have not effect on the radiation pattern, beamwidth and gain of the antenna.

Numerical Modeling of the Hall Sensor Signal Used in Pulsed Eddy Current Testing and Comparison of Its Characteristics with a Coil Sensor Signal (홀센서를 사용한 펄스와전류탐상 신호의 수치모델링 및 코일센서 신호와의 특성 비교)

  • Pulsed eddy current (PEC) testing signals have typically been obtained from the electromotive force induced in a sensor coil. However, an increasing number of studies have elected to incorporate the Hall plate as a sensor. Thus, accurate numerical modeling of the Hall sensor signal is necessary. In this study, a PEC probe is designed and a numerical modeling program is written so that Hall sensor signals and coil sensor signals can be calculated simultaneously. First, a step current is used as the input current. The predicted Hall sensor signals show similar characteristics to those of the experimental signals reported by other researchers. The characteristics of the two types of signals are then analyzed and compared as the thickness of test object changes. The results show that the Hall sensor signal provides less information for evaluating the thickness of the test object than the coil sensor signal. The response signals from a pulsed input current are also calculated, and it is confirmed that an equivalent reversed signal pattern appeared after the pulse width at both signals.

Ecological Niche of Quercus acutissima and Quercus variabilis (상수리나무와 굴참나무의 생태적 지위에 관한 연구)

  • In Korea, Quercus acutissima distributed in good condition with high nutrients and moisture content, but Quercus variabilis in dry soil or rock habitate. In order to understand this ecological distribution of Q. acutissima and Q. variabilis, we cultivated the seedlings of two oak species treated with light, soil moisture and nutrient gradients each four level, from May to October in glass house. Then we measured the ecological niche breadth and niche overlap of the two species, and analyzed the relationship of competition using cluster analysis and PCA ordination. Ecological niche breadths of Q. acutissima under moisture and nutrient treatments were slightly wider than those under light one. Among 14 characters measured, 6 characters related with length items were wider in all the environmental treatments, but 8 characters connected with weight terms narrower in light treatment. Ecological niche breadths of Q. variabilis under moisture and nutrient treatment were wider than those of light one. Ecological niche of Q. acutissima was wider than those of Q. variabilis in all the environmental treatments. Ecological overlap between two species was higher with a range of 0.87$\sim$0.92, especially higher in soil moisture factor. These results means that Q. acutissima is more competitive than Q. variabilis, especially in soil moisture condition. Two species were ordinated with distinct group based on 9 characters. From these results, it can be explained that what Q. variabilis distributed in bad soil condition is due to the escape strategy, because of its low competitive ability to Q. acutissima in natural communities.

  • The Load and Resistance Factor Design(LRFD) Specification defines two sets of limiting width-to-thickness ratios. On the basis of these limiting values, steel sections are subdivided into three categories: compact, noncompact, and slender sections. In this paper, I-Type girders of a 2 span continuous steel bridge are divided into compact and non-compact sections and analyzed. In the design process, an optimization formulation was adopted and ADS, a Fortran program for Automated Design Synthesis, was used. In this study, we studied about change of the section between compact and non-compact using optimization formulation.

Application of High-Performance Steels to Enhance the Punching Shear Capacity of Two-Way Slabs (2방향 슬래브의 펀칭전단성능 향상을 위한 고성능 철근의 적용)

  • Two-way slabs reinforced with high-performance steels, which have several practical advantages of a reduction of congestion in heavily reinforced members, savings in the cost of labor and repair, the higher corrosion resistance, and a reduction of construction time, were constructed and tested. The influences of the flexural reinforcement ratio, concentrating the reinforcement in the immediate column region, and using steel fiber-reinforced concrete (SFRC) in the slab on the punching shear resistance and post-cracking stiffness were investigated, and compared with the punching shear test results of the slabs reinforced with conventional steels and GFRP bars. In addition, the strain distribution of flexural reinforcements and crack control were investigated, and the effective width calculating method for the average flexural reinforcement ratio was estimated. The use of high-performance steel reinforcement increased the punching shear strength of slabs, and decreased the amount of flexural reinforcements. The concentrating the top mat of flexural reinforcement increased the post-cracking stiffness, and showed better strain distribution and crack control. In addition, the use of SFRC showed beneficial effects on the punching shear strength and crack control. It was suggest that the effective width should be changed to larger than 2 times the slab thickness from the column faces.
