Top-Silicon thickness effect of Silicon-On-Insulator substrate on capacitorless dynamic random access memory cell application

  • 반도체 소자의 크기가 수십 나노미터 영역으로 줄어들면서, 메모리 소자 또한 미세화를 위해 새로운 기술을 요구하고 있다. 1T DRAM은 하나의 트랜지스터와 하나의 캐패시터 구조를 가진 기존의 DRAM과 달리, 캐패시터 영역을 없애고 하나의 트랜지스터만으로 동작하기 때문에 복잡한 공정과정을 줄일 수 있으며 소자집적화에도 용이하다. 또한 SOI (Silicon-On-Insulator) 기판을 사용함으로써 단채널효과와 누설전류를 감소시키고, 소비전력이 적다는 이점을 가지고 있다. 1T DRAM은 floating body effect에 의해 상부실리콘의 중성영역에 축적된 정공을 이용하여 정보를 저장하게 된다. floating body effect를 발생시키기 위해 본 연구에서는 SOI 기판을 사용한 MOSFET을 사용하였는데, SOI 기판은 불순물 도핑농도에 따라 상부실리콘의 공핍층 두께가 결정된다. 실제로 불순물을 $10^{15}cm^{-3}$ 정도 도핑을 하게 되면 완전공핍된 SOI 구조가 된다. 이는 subthreshold swing값이 작고 저전압, 저전력용 회로에 적합한 특성을 보이기 때문에 부분공핍된 SOI 구조보다 우수한 특성을 가진다. 하지만, 상부실리콘의 중성영역이 완전히 공핍되어 정공이 축적될 공간이 존재하지 않게 된다. 이를 해결하기 위해 기판에 전압을 인가 후 kink effect를 확인하여, 메모리 소자로서의 구동 가능성을 알아보았다. 본 연구에서는 상부실리콘의 두께가 감소함에 따라 1T DRAM의 메모리 특성변화를 관찰하고자, TMAH (Tetramethy Ammonuim Hydroxide) 용액을 이용한 습식식각을 통해 상부실리콘의 두께가 각기 다른 소자를 제작하였다. 제작된 소자는 66 mv/dec의 우수한 subthreshold swing 값을 나타내며 빠른 스위칭 특성을 보였다. 또한 kink effect가 발생하는 최적의 조건을 찾고, 상부실리콘의 두께가 메모리 소자의 쓰기/소거 동작의 경향성에 미치는 영향을 평가하였다.

이동식 진공 배기장치를 이용한 하나로 냉중성자원 가스블랭킷계통의 기능시험

  • 하나로 노심에서 발생하는 열중성자를 감속재인 액체수소층을 통과시켜 냉중성자를 생산 하는 설비인 냉중성자원 시설은 초경량 합금, 신소재 및 DNA 구조연구 등의 첨단기술연구에 유용한 도구로 활용될 계획이며, 현재 원자력연구원에서는 냉중성자원 시설을 개발하여 제작 설치하였고, 이 장치들에 대해 기능시험을 수행하였다. 냉중성자원 시설계통에서 가스블랭킷계통은 수소의 외부누출을 방지하고, 진공용기를 포함한 수조내기기 내부로 공기 및 경수가 유입되지 않도록 하여 냉중성자원을 보호하기 위한 역할을 수행한다. 또한 가스블랭킷계통의 구성은 가스공급장치($N_2$ 및 He 가스 실린더로부터 가스공급 기능), 질소충압탱크, 진공박스, 수소박스, 밸브박스 및 각 구역별 독립 배관 등으로 되어있다. 이동식 진공배기장치는 가스블랭킷계통에서 사용하기 위해 특수하게 제작된 장치로서 진공계통과 수소계통의 초기충진 시 또는 계통배기 시 잔류가스를 제거하거나, 블랭킷가스의 오염검사를 위한 시료채취 기능 등을 수행할 수 있도록 되어있다. 본 논문에서는 냉중성자원장치 내의 수소계통 및 진공계통의 배관과 기기를 외기와 경수로부터 안전하게 격리시키기 위해서 제작설치 적용된 가스블랭킷계통에서 이동식 진공배기장치를 이용하여 잔류가스 제거방법과 각 가스블랭킷 영역으로부터 시료를 채취하여 수행된 산소농도 분석에 대해 기술하였다.

Distribution of the Fasting Lipid Levels and Validation of the Reference Interval in Korean Adolescents (우리나라 소아청소년의 공복 혈중 지질 농도의 분포 및 참고범위의 타당성 검증)

  • With the growing prevalence of dyslipidemia in adolescents, its early detection and management is becoming increasingly important. This study overviewed the fasting lipid concentration distribution of adolescents according to the sex and age, and reviewed the percentile of its reference interval. This study targeted 2,713 adolescents aged between 10 and 19 (1,436 boys, 1,275 girls) based on the data from 2013 to 2016, Korean Health and Nutrition Examination Survey. The mean fasting lipid concentration of total cholesterol, LDL cholesterol, HDL cholesterol, non-HDL cholesterol, and triglyceride of girls was higher than those of boys. Although the $95^{th}$ percentile of the cholesterol value was 200 mg/dL in boys, which was equivalent to the diagnosis criterion, the mean value of girls was 208 mg/dL, staying between the $90^{th}$ and $95^{th}$ percentiles. The $95^{th}$ percentiles of the LDL cholesterol, non-HDL cholesterol, and triglyceride value were 123, 148, and 147 mg/dL in boys, respectively, and 131, 149, and 139 mg/dL in girls, respectively. Most of the criteria of dyslipidemia were at the proper level, within the $90^{th}$ and $95^{th}$ percentile. While the criteria of LDL cholesterol (130 mg/dL) was higher in boys, the triglycerides was higher in girls. In conclusion, criteria more suitable to Korean adolescents will need to be established with further studies.

Neutron Capture Resonance Energy Identification of Indium by Time-of-Flight Method (중성자 비행시간법을 이용한 인듐의 공명에너지 동정에 관한 연구)

  • Prompt gamma ray from the natural Indium sample was measured by using an assembly of BGO($Bi_4Ge_3O_{12}$) scintillation detectors in the neutron energy region from 1 to 300 eV. The assembly was composed of pieces of BGO. The spectrometer was composed geometrically as total energy absorption detector. 46-MeV electron linear accelerator which is located at Research Reactor Institute, Kyoto University used for neutron sources from photonuclear reaction. The measurement of the neutron capture resonances was performed to below neutron energy 1 keV, because of strong X-ray effect from photonuclear reaction in Ta target and short distance from the target to an assembly of detector. The distance of neutron flight path is $12.7{\pm}0.02m$. The large neutron capture resonances were measured from 1 to 400 eV. The energy in the capture resonance was compared with the evaluated values. The large resonances were seen in the present measurement. General agreement can be seen between the present measurement and the previous evaluated data in relevant energy region. In the present study, we measured the continues resonance structure above 1 keV neutron energy region. 91.49 eV new neutron capture resonance was found in present measurement.

Comparative Anatomy of the Hydrothermal Alteration of Chonnam and Kyongsang Hydrothermal Clay Alteration Areas in Korea (전남 및 경상 열수변질 점토광상의 생성환경 비교)

  • Chonnam and Kyongsang clay alteration areas are distributed in volcanic fields of the Yuchon Group in late Cretaceous period. The host rock of the Chonnam alteration area is generally acidic and that of the Kyongsang alteration area is acidic to dominantly intermediate volcanics. The important difference of two alteration areas is source of fluid; the Chonnam alteration area is characterized by dominantly meteoric water and the Kyongsang alteration area is characterized by dominantly magmatic water. Accordingly, the high temperature minerals such as pyrophyllite and andalusite, and boron bearing minerals such as dumortierite and tourmaline are common in the Kyongsang alteration area. In contrast to this, the lower temperature minerals such as kaolin and alunite are common in the Chonnam alteration area. The mineralogical difference of two alteration areas were depended on the difference of the formation temperature of clay deposits. The other important geochemical difference is the chemistry of hydrothermal solution such as pH. The alteration of "acid-sulfate type" with alteration mineral assemblage of alunite-kaolin-quartz is dominant in the Chonnam alteration area, which was caused by the attack of strong acid and acid solution. In contrast to this, the that of "quartz-sericite type" with the mineral assemblage of sericite-quartz is dominant in the Kyongsang alteration area, which was caused by the attack of neutral or weak acid solution. Also, the Kyongsang and Chonnam alteration areas show the difference in structural setting; the Chonnam alteration area is commonly associated with silicic domes and the Kyongsang alteration area is commonly associated with calderas.

Antitumor and Immuno-modulatory Effect Against Mouse Sarcoma 180 of Crude Polysaccharides Extracted from Fruiting Body of Armillaria tabescens (뽕나무버섯부치(Armillaris tabescens)의 자실체에서 추출한 조다당류의 생쥐 Sarcoma 180에 대한 항암 및 면역증강 효과)

  • Armillaria tabescens, one of edible and medicinal mushrooms belonging to Agaricales of Basidiomycota, has been known to have outstanding curative effects on chronic hepatitis and cholecystitis and inhibitory effects on the sarcoma 180 and Erhrlich carcinoma of mice. Neutral saline soluble (0.9% NaCl), hot water soluble and methanol soluble substances (hereinafter referred to Fr, NaCl, Fr. HW and Fr, MeOH, respectively) were extracted from fruiting body of the mushroom. In vitro cytotoxicity tests showed that crude polysaccharides were not cytotoxic against cancer cell lines such as NIH3T3 and Sarcoma 180 at the concentration of $2000\;{\mu}g/ml$. Intraperitoneal injection with crude polysaccharides exhibited life prolongation effect of $28.8{\sim}46.5%$ in mice inoculated with Sarcoma 180, respectively. Fr. NaCl improved the immunopotentiation activity of B lymphocyte by increasing the alkaline phosphatase activity by $1.8{\sim}2.1$ folds, respectively. In case of Fr, NaCl, the numbers of peritoneal exudate cells and circulating leukocytes were increased by 9 and 1.9 folds, respectively.

Effect of Porphyran Isolated from Laver, Porphyra yezoensis, on Lipid Metabolism in Hyperlipidemic and Hypercholesterolemic Rats (김(Porphyra yezoensis)에서 분리한 porphyran이 고지혈증 및 고콜레스테롤혈증을 유발한 흰쥐의 지질대사에 미치는 영향)

  • This study investigated the effects of lipid metabolism on male Sprague Dawley rats given porphyran diet extracted from Porphyra yezoensis for 4 weeks. We divided into 5 diet groups which were normal diet, control diet fed high fat, cholesterol and sodium cholate, control and 1% porphyran diet (1% PD), control and 5% porphyran diet (5% PD), control and 10% of porphyran diet (10% PD). Feed intake and weight gain were not significantly different between control and porphyran diet. Serum triglyceride, total cholesterol and LDL-cholesterol contents were significantly (p<0.05) lower in porphyran diet groups than control group. However, serum HDL-cholesterol contents increased by the addition of porphyran in experimental diet. Hepatic triglyceride and total cholesterol concentrations were proportionally decreased by the addition of porphyran in control diet compared to control diet. A number of lipid particles were shown in liver tissue of control group and the same appearance was shown in the group fed with 1% porphyran diet, whereas lipid particles was reduced in the group fed with 5% and 10% porphyran diet compared to control group. Especially, liver tissue of 10% porphyran diet group was shown similar appearance to normal diet group. These results indicated that supplementation of porphyran in hyperlipidemic rats has an effect on the improvement of serum lipids.

The correlation between triglyceride to HDL cholesterol ratio and metabolic syndrome, nutrition intake in Korean adults: Korean National Health and Nutrition Examination Survey 2016 (한국 성인에서 중성지방/고밀도지단백콜레스테롤 비와 대사증후군 및 영양소 섭취와의 연관성 : 2016년 국민건강영양조사 자료를 이용하여)

  • Purpose: Metabolic syndrome causes diabetes and increases the risk of cardiovascular disease. This study examined the correlation between metabolic syndrome, nutrition intake, and triglyceride (TG)/high-density lipoprotein (HDL) cholesterol ratio. Methods: Using the data from the $7^{th}$ KNHANES (2016), this study was conducted on healthy adults aged 19 and older. The components and existence of metabolic syndrome and nutrition intake were independent variables and the TG/HDLcholesterol ratio was a dependent variable. A complex sample logistic progress test was used with age, sex, smoking, and drinking frequency corrected. Results: The TG/HDLcholesterol ratio of people with metabolic syndrome was as high as 1.314 on average, compared to people without metabolic syndrome (p < 0.0001). Among each component of metabolic syndrome, the TG/HDL cholesterol ratio had a significant association with fasting blood glucose, TG, HDL cholesterol, and waist circumference (p < 0.05). Only energy and carbohydrate intake were significantly related to the TG/HDLcholesterol ratio (p < 0.05). Conclusion: The TG/HDLcholesterol ratio is associated with each component of metabolic syndrome, but in particular, it is positively correlated with the presence of metabolic syndrome. Lower energy intakehad a positive correlation with the TG/HDLcholesterol ratio. These results show that metabolic syndrome can be predicted using the TG/HDLcholesterol ratio, and a diet strategy through nutrition and health education is necessary to prevent metabolic syndrome.

Magnetron Sputter내 Plasma 분포 및 Target Erosion Profile 해석

  • 현재 magnetron sputter는 반도체, LCD 등을 포함하는 microelectronics 산업에서 박막형성을 위한 주요 장비로 널리 쓰이고 있으며, 소자의 고집적화 및 대형화 추세에 따라 그 이용가치는 더욱 증대되고 있다. 본 연구엣는 TFT-LCD용 Color Filter 제조시 ITO박막형성을 위해 사용하는 magnetron sputter 내부의 플라즈마 분포 및 ion kinetic energy에 대한 해석을 실시하였으며, ITO target의 erosion 형상의 원인을 실험결과와 비교하였다. Magnetron sputtering은 target에 가해지는 bias 전압(DC 혹은 RF)에 의해 target과 shield 혹은 target과 substrate 사이에서 생성될 수 잇는 플라즈마를 target 및 부분에 붙어있는 영구자석을 이용하여 target 근처에 집중시키고, target 표면과 플라즈마 사이의 전위차에 의해 가속된 이온들이 target 표면과 충돌하여 이차 전자방출을 일으킴과 동시에 target 표면에서 sputtering을 일으키고, 이들 sputtered 된 중성의 atom 들이 substrate로 날아가 박막을 형성하는 원리로 작동된다. 이때 target에서 방출되는 이차전자들은 영구자석에 의한 자기장 효과에 의해 target 근처에 갇히게 되어 중성 기체분자들과 이온화반응을 통해 플라즈마를 유지하고 그 밀도를 높혀주는 역할을 담당하게 된다. 즉 낮은 압력 및 bias 전압에서도 플라즈마 밀도를 높일수 있고 sputtering 공정이 가능한 장점을 가지고 있다. Magnetron sputtering 현상에 대한 시뮬레이션은 크게 magnetron discharge와 sputtering에 대한 해석 두가지로 나누어 볼 수 있는데, sputtering 현상 자체를 수치묘사할 수 있는 정량적인 모델은 아직까지 명확하게 정립되어 있지 않다. 따라서 본 연구에서는 magnetron plasma 자체에 대한 수치해석에 주안점을 두고 아울러 bulk plasma 영역에서 target으로 입사하는 이온들의 입사에너지 및 입사각도 등을 Monte Carlo 방법으로 추적하여 sputtering 현상을 유추해보았다. Sputtering 현상을 살펴보기 위해 magnetron sputter 내 플라즈마 밀도, 전자온도, 특히 target 및 substrate를 충돌하는 이온의 입사에너지 및 입사각 분포등을 계산하는데 hybrid 방법으로 시뮬레이션을 하였다. 즉 ion과 bulk electron에 대해서는 fluid 방식으로 접근하고, 이차전자 운동과 그로 인한 반응관계 및 target으로 입사하는 이온의 에너지와 입사각 분포는 Monte-Carlo 방법으로 처리하였다. 정지기장해석의 경우 상용 S/W인 Vector Fields를 사용하였다. 이를 통해 sputter 내 플라즈마 특성, target으로 입사하는 이온에너지 및 각 분포, 이들이 target erosion 형상에 미치는 영향을 살펴보았다. 또한 이들 결과로부터 간단한 sputtering 모델을 사용하여 target으로부터 sputter된 입자들이 substrate에 부착되는 현상을 Monte-Carlo 방법으로 추적하여 성막특성도 살펴보았다.

Surface Modification of Polymer Films by Vapor Phase Photografting of Functional Monomers (기상 UV 그라프트 반응에 의한 고분자 필름의 표면 개질)

  • Surface modification of hydrophobic polymeric materials to be hydrophilic or to have specific functional groups is of great importance for a diversity of applications of the materials. In this study, polyethylene (PE) film surfaces were modified by vapor phase photografting of hydrophilic vinyl monomers with different functional groups. The functional monomers were introduced on PE films by introducing the monomers in vapor phase using a vapor phase photografting apparatus designed by our laboratory. Functional monomers used were acrylic acid (negatively chargeable), acrylamide and allylalcohol (neutral), and allylamine and N,N-dimethyl aminopropyl acryamide (positively charged). The functional monomer-grafted PE film surfaces were characterized by the measurement of water contact angles and the attenuated total reflectance Fourier-transform infrared spectroscopy. The vapor phase photografting seems to be effective means for introduction of various functional groups onto polymeric substrates.
