  • 그동안 고출력 레이저에는 CO2 Laser, LPSSL, DPSSL 등이 주로 사용되어 왔다. 최근에는 Fiber Laser가 좋은 빔특성을 가지면서 10㎾이상의 고출력이 가능해 큰 주목을 받고 있다. 고출력 레이저는 매질의 냉각문제가 가장 큰 관건인데, Fiber Laser는 수백 $\mu\textrm{m}$의 지름을 가진 수십m 길이의 공진기 형태를 띠어 부피 대비 냉각면적이 가장 크다고 할 수 있다. EDFA 등 광통신을 위해 개발되었던 다이오드 레이저들이 Fiber Laser쪽으로 전용되고, Side Cladding pumping 방법의 실용화, 다이오드 페이저 펌핑 광과 광섬유사이의 커플링 방법이 개발되면서 고출력 Fiber Laser 개발이 급속히 이루어졌다. (중략)

COG 플립칩 본딩 공정조건에 따른 Au-ITO 접합부 특성

  • LCD 디스플레이 등에 사용되는 글래스 패널 위에 bare si die를 직접 실장하는 COG 플립칩 패키지의 경우 Au 범프와 ITO 패드 간의 전기적 접속 및 접합부 신뢰성 확보를 위해 접속소재로서 ACF (anisotropic conductive film)가 사용되고 있다. 그러나 ACF는 고가이고 접속피치 미세화에 따라 브릿지 형상에 의한 쇼트 등의 문제가 발행할 수 있어 NCP (non-conductive paste)의 상용화가 요구되고 있다. 본 연구에서는 NCP를 적용한 COG 패키지에 있어서 온도, 압력 등의 열압착 본딩 조건과 NCP 물성이 Au-ITO 접합부의 전기적 및 기계적 특성에 미치는 영향을 조사하였다. NCP는 에폭시 레진과 경화제, 촉매제를 사용하여 다양하게 포뮬레이션을 하였고 DSC (Differential Scanning Calorimeter), TGA (Thermogravimetric Analysis), DEA (Dielectric Analysis) 등의 열분석장비를 이용하여 NCP의 물성과 경화 거동을 확인하였다. 테스트 베드는 면적 $5.2{\times}7.2\;mm^2$, 두께 650 ${\mu}m$, 접속피치 200 ${\mu}m$의 Au범프가 형성된 플립칩 실리콘 다이와 접속패드가 ITO로 finish된 글래스 기판을 사용하였다. 글래스 기판과 실리콘 칩은 본딩 전 PVA Tepla사의 Microwave 플라즈마 장비로 Ar, $O_2$ 플라즈마 처리를 하였으며, Panasonic FCB-3 플립칩 본더를 사용하여 본딩하였다. 본딩 후 접합면의 보이드를 평가하고 die 전단강도로 접합강도를 측정하였다.

  • Disbond size of adhesively bonded single lap and double lap joints CFRP composite specimens has been evaluated using acousto-ultrasonic(AU) technique. Frequency spectra for all specimens were obtained by measuring peak amplitude of the stress wave propagated through the bond-lines. By analyzing these frequency spectra, peak amplitude was found to be proportional to fractional bonding area and to be maxima at the fundamental and the third order higher harmonic frequencies of specimen thickness mode. The disbond size can be evaluated quantitatively and this technique can be applied to real structures if the reference specimens are prepared in advancve.

  • 최근 초고층 구조물은 다양한 형태에 따른 건축 계획 및 설계에 대한 요구되어지며 이를 충족시키기 위해 다양한 구조시스템이 개발되어지고 있다. 특히 경사기둥은 구조물의 높이가 증가할수록 구조물의 면적이 점차적으로 감소하는 Tapered 형태의 비정형 초고층 구조물의 중요한 설계 및 구조요소이다. 본 논문에서는 경사기둥의 축하중에 의해 발생하는 수평력으로 인한 접합부의 영향 및 보 플랜지의 취성파괴에 대한 저항성능을 평가하기 위하여 강구조물 경사기둥 접합부에 대한 유한요소해석을 수행하였다.

  • These days, there are lots of skyscrapers being constructed in downtown areas. However, it requires columns which have a way heavier load. and far more extensive cross sections of column as well. Therefore, it is hard to lay the foundation in downtown areas. This being the case, composite columns such as CFT column are primarily being used. However, CFT column is occurred of difficult beam-column connection development and lower performance since CFT column is closed cross-section. Especially, the result of the study concerning development of connection details with CFT column and exterior diaphragms are very low in current state. In this study, through developing CFT column-H shape steel beam applicating Y shape plate, set width and depth of Y shape plate which affect structural performance of connection details applicating Y shape plate as main variables, and evaluate structural performance through experiments. And also, design Y shape plate used at experiments as setting allowable stress for tension suggested at design criteria lower than axial force of tension side flange connected Y shape plate, through shape of destruction, verify the structural safety and performance of Y shape plate.

Elasto-plastic behaviour of joint by inserting length of H-beam and structural laminated timber (H형강과 구조용집성재의 삽입길이에 따른 접합부의 탄소성 거동)

  • In some cases, wooden structures are used for medium-rise buildings. It is therefore necessary to develop and test a new structural system for medium-rise buildings using wooden structures. This study deals with high-performance, laminated, timber-based composite members, which consist of structural laminated timber and H-beam. Simple beam tests were performed to determine the strength, stress distributions, and failure patterns of laminated timber. The main parameters are the insertinglength (1, 1.5, and 2 times the H-beam height) and the epoxy between the top/bottom flange of the H-beam and the top/bottom flange of the laminated timber. The results of the test show that the specimen with an inserting length that is 2 times the H-beam height was characterized by fairly god strength and stiffness.

  • Depending upon the combination of tolerances specified in the standards on bolt, nut and washer for high tension bolt sets, there arises center-to-center deviation between bolt and washer. This deviation nay cause loss of effective contact area between nut- and washer-faces, which leads to some dispersion of the torque coefficient K. By adapting circular arc surface instead of flat surface for the nut, it is shown through numerical analyses that the dispersion of the torque coefficient can be minimized. In this way, optimum radius of curvature of the nut bearing surface is proposed.

Effects of Bonding Conditions on Joint Property between FPCB and RPCB using Thermo-Compression Bonding Method (열압착법을 이용한 경.연성 인쇄회로기판 접합부의 접합 강도에 미치는 접합 조건의 영향)

  • We investigated effects of bonding conditions on the peel strength of rigid printed circuit board (RPCB)/ flexible printed circuit board (FPCB) joints bonded using a thermo-compression bond method, The electrodes on the FPCB were coated with Sn by a dipping process. We confirmed that the bonding temperature and bonding time strongly affected the bonding configuration and strength of the joints. Also, the peel strength is affected by dipping conditions; the optimum dipping condition was found to be temperature of $270^{\circ}C$ and time of 1s. The bonding strength linearly increased with increasing bonding temperature and time until $280^{\circ}C$ and 10s. The fracture energy calculated from the F-x (Forcedisplacement) curve during a peel test was the highest at bonding temperature of $280^{\circ}C$.

Application of Headed Bars with Small Head in Exterior Beam-Column Joints Subjected to Reversed Cyclic Loads (반복하중을 받는 외부 보-기둥 접합부에서 작은 헤드를 사용한 Headed Bar적용)

  • The applicability of headed bars in exterior beam-column joints under reversed cyclic loading was investigated. A total of ten pullout tests were first performed to examine pullout behavior of headed bars subjected to monotonic and cyclic loading with test variables such as connection type between head and bar stem (weld or no weld), loading methods (monotonic or cyclic loading), and head shape (small or large circular head and square head). Two full-scale beam-column joint tests were then performed to compare the structural behavior of exterior beam-column joints constructed using two different reinforcement details: i.e. $90^{\circ}$ standard hooks and headed bars. Both joints were designed following the recommendations of ACI-ASCE Committee 352 for Type 2 performance: i.e. the connection is required to dissipate energy through reversals of deformation into inelastic range. The pullout test results revealed that welded head to the stem did not necessarily result in increased pullout strength when compared to non-welded head. Relatively large circular head resulted in higher peak load than smaller circular and square head. Both beam-column joints with conventional $90^{\circ}$ hooks and headed bars behaved similarly in terms of crack development, hysteresis curves, and peak strengths. The joint using the headed bars showed better overall structural performance in terms of ductility, deformation capacity, and energy dissipation. These experimental results demonstrate that the headed bars using relatively small head can be properly designed far use in external beam-column joint.
