  • The experimental setups for flow visualization and processes identification in laboratory scale (so cal led Flow Lab.) has developed to get ideas and answer fundamental questions of flow and migration in geologic media. The setup was made of a granite block of $50{\times}50cm$ scale and a transparent acrylate plate. The tracers used in this experiments were tritiated water, anions, and sorbing cations as well as an organic dye, eosine, to visualize migration paths. The migration plumes were taken with a digital camera as a function of time and stored as digital images. A migration model was also developed to describe and identify the transport processes. Computer simulation was carried out not only for the hydraulic behavior such as distributions of pressure and flow vectors in the fracture but also for the migration plume and the elution curves.

  • 산화물 반도체는 높은 이동도와 낮은 공정 온도, 넓은 밴드갭으로 인한 투명성등 많은 장정을 가지고 있어 최근 많이 연구되고 있다. 그 중에서도 InGaZnO (IGZO)는 In, Ga 함유량으로 박막의 전기적 특성을 쉽게 조절할 수 있고 상온에서 비정질 상태로 증착되어 균일성에 장점이 있다. IGZO 박막을 TFT에 적용 시 MOSFET과는 다르게 축적 상태에서 채널이 형성되기 때문에 산화물 반도체 내에 캐리어 농도는 TFT 특성에 많은 영향을 미친다. 또한, 실리콘 기반의 트랜지스터는 이온 주입 및 확산 공정을 통해서 선택적으로 $10^{20}/cm^3$ 이상의 고농도 도핑을 실시하여 좋은 트랜지스터 특성을 확보할 수 있으나 IGZO 박막에는 이러한 접근이 불가능하다. 따라서 IGZO 박막의 캐리어 농도를 조절할 수 있으면 소스/드레인과 반도체의 접촉 저항 감소 및 전계 효과 이동도등 많은 특성을 개선할 수 있다. 본 연구에서는 UV light를 이용하여 IGZO 박막의 캐리어 농도를 조절하였다. IGZO 박막은 UV light 조사로 인해 Mo와 IGZO박막의 접촉저항이 $3{\times}10^3\;{\Omega}^*cm$에서 $1{\times}10^2\;{\Omega}^*cm$로 감소하였다. 이는 UV 조사로 표면에 금속-OH 결합이 생성되어 IGZO 박막의 캐리어 농도가 ${\sim}5{\times}10^{15}/cm^3$에서 ${\sim}3{\times}10^{17}/cm^3$까지 증가하기 때문이다. 또한 표면에 생성된 OH기는 강한 친수성 성질을 보여주고 표면의 높은 에너지 상태는 Self-Assembly Monolayer (SAM) 공정 적용이 가능 하다. 본 실험에서는 SAM 공정을 적용하여 IGZO-based TFT 제작에 성공하였고, 이 TFT는 UV 조사 시간에 따라 전계 효과 이동도가 0.03 $cm^2/Vs$에서 2.1 $cm^2/Vs$으로 100배 정도 증가하였다.

A Study on Integrated Multimicroelectrode Array (집적회로형 다중 초미소 전극 배예에 관하여)

  • A new type of multimicroelectrode array has been developed using integrated circuit technology in order to record action potentials from nervous systems. The size and pattern of the electrode array are determined accurately in a frow $\mu$m range by optical photolithogaphy. The electrical characteristics of the integrated microelectrode array were investigated. The practical applications of this electrode array in recording action potentials from a ventral nerve of a cockroach are shown.

수직 정렬된 실리콘 와이어 어레이의 제작 방법과 동심원형 p-n 접합 태양전지의 제조 및 동향

  • 반도체 소자, 바이오 센서, 태양전지 등에서 집적도 및 소자 성능 향상을 위해서 최근 실리콘 소재를 위주로 한 수직 정렬형 와이어 어레이와 같은 3차원 구조의 소재에 대한 연구가 많이 진행되고 있다. 깊은 반응성 이온 식각법(DRIE: Deep Reactive Ion Etching)과 같은 건식 식각법으로 종횡비가 높은 실리콘 와이어 어레이를 제작할 수 있지만 시간과 공정비용이 많이 소요된다는 단점이 있고 양산성이 없다. 이를 극복하기 위해서 VLS (Vapor-Liquid-Solid)방법이 연구되고 있지만 촉매로 사용되는 금속의 오염으로 인한 소자 성능의 저하를 피할 수가 없다. 본 연구진에서 연구하는 있는 전기화학적 식각법을 사용하면 이러한 문제를 극복하고 매우 정렬이 잘 된 실리콘 와이어 어레이를 제작할 수 있으며 최적 조건을 정립하면 균일하고 재현성 있는 다양한 종횡비의 기판 수직형 실리콘 와이어 어레이를 제작할 수 있다. 또한, 귀금속 촉매 식각법은 금속 촉매를 사용하여 식각을 하지만 VLS 방법과 달리 Top-down 방법을 사용하기 때문에 최종 공정에서 용액에 담구어 귀금속을 식각하여 제거 하면 귀금속 촉매가 실리콘을 오염시키는 일은 배제할 수 있다. 귀금속 촉매 식각법의 경우 사용되는 촉매의 다양화, 포토리소그래피 방법, 그리고 식각 용액의 조성 변화에 따라 다양한 형상의 와이어 어레이를 제작할 수 있으며 이에 대한 결과를 소개하고자 한다. 3차원 실리콘 와이어 어레이를 사용하여 동심원형 p-n접합 와이어 어레이를 제작하면 소수캐리어의 확산거리가 짧아도 짧은 동심원 방향으로 캐리어를 포집할 수 있고 태양광의 입사는 와이어 어레이의 수직 방향이므로 태양광의 흡수도 효율적으로 할 수 있기 때문에 실리콘의 효율 향상을 달성할 수 있다. 이에 대한 본 연구진의 연구결과 및 최근 연구 동향을 발표하고자 한다.

High Temperature Oxidation of ${Fe_3}Al-4Cr$ Alloys (${Fe_3}Al-4Cr$ 합금의 고온산화)

  • Intermetallics of Fe-28%Al($Fe_3Al$) and Fe-28%Al-4%Cr($Fe_3Al-4Cr$) were oxidized at 1073, 1273 and 1473k in air for up to 17 days. The oxidation resistance of$Fe_3Al-4Cr$ was basically similar to or better than that of $Fe_3Al$. The oxide scales formed on $Fe_3Al$ consisted essentially of pure ${\alpha}-AL_2O_3$, while those formed on $Fe_3Al-4Cr$ consisted of ${\alpha}-AL_2O_3$ having dissolved iron and chromium ions. The preferential outward diffusion of substrate elements to form the outer oxide layer led to the formation of Kirkendall voids at the oxide-matrix interface. The scales formed on $Fe_3Al(-4Cr)$ were thin and dense up to 1273K, but they spalled easily at 1473K, accompanied by more weight gains.

The Electrochemical Characteristics of Mesopore Active Carbon Fiber for EDLC Electrode (EDLC 전극용 메조기공 활성탄소 섬유의 전기화학적 특성)

  • The electrode material performances of electric double layer capacitor(EDLC) were investigated using mesopous active carbon fiber(ACF), which was prepared by the iron exchange method. The mesoporous ACF had pore characteristics of specific surface area around 1249, 664 $m^2$/g, mesoporous fraction around 70.6-81.3% and meanpore size around 2.78-4.14 nm. The results showed that as HNO3 treatment time decreased, the specific surface area increased and mesoporous fraction decreased. To investigate electrochemical performance of EDLC, unit cell was manufactured using mesoporus ACF, conducting material and binder; organic elctrolyte was used on this experiment. The specific capacitance of ACF treated with HNO3 for 2 hours turned out to be 0.47 $F/cm^2$and the results of the cyclic charge-discharge tests were stable. Thus, the electrochemical performance of EDLC was mainly dependent on specific surface area of ACF electrode and the diffusion resistance of charge decreased as the mesopore increased.

Re-evaluation of Ammonium Data in Seawater: an Unique Short-Term Index (해수 암모늄 자료의 재평가: 독특한 단주기 수질지표 가능성)

  • We have evaluated the ammonium data in seawater as a potential short-term index for marine environment through the following steps. 1. reviewing of chemical characteristics of ammonium in seawater, 2. comparative relationships of ammonium data with other water quality indices such as DO, COD, and nutrients from Typical Marine Environment(TME) and Special Marine Environment(SME). Ammonium data generally represent negative correlation with DO, while positive correlation with COD. In particular, under frequent cases of seawater conditions showing similar concentration of COD or DO, we have limited choice of explanation for such situation. However ODIN(ODIN/RDIN) or RDIN(RDIN/TDIN) ratio could provide advanced information to understand these seawater conditions. Based on these results, we suggest ammonium data as a potential short-period index for transilient marine environment, such as benthic flux of bottom sediment, hypoxia, and algal bloom. Under overcoming several handicaps, ammonium data could be an useful tool for better understand short transformation of marine environment.

  • Mononuclear schiff base ligand N,N'-bissalicylidene-1,2-phenylenediamine(BSPD) and binuclear schiff base ligands N,N',N',N'''-tetrasalicylidene-3,3',4,4'-tetraaminodiphenyl-methane (TSTM), N,N',N'',N'''-tetrasalicylidene-3,3'-diaminobenzidine (TSDB) have been synthesized. Proton dissociation constants of the ligands were determined by potentiometric method. The synthesized ligands and complexes formed with Cu(II) ion. These complexes were investigated by cyclic voltammetry and differential pulse voltammetry. The results revealed two step diffusion controlled redox process. The mononuclear complex Cu(II)-BSPD and binuclear complexes $Cu(II)_2$-TSDB and $Cu(II)_2$-TSTM were used in the oxidation reaction of ascorbic acid. The reaction rates were in the order of $Cu(II)_2$-TSTM>$Cu(II)_2$-TSDB>Cu(II)-BSPD, indicating that the binuclear $Cu(II)_2$-TSTM complex had the fastest values.

Enhanced Electrochemical Properties of NCA Cathode Materials for Lithium Ion Battery by Doping Effect (도핑효과에 따른 리튬이차전지용 NCA 양극활물질의 전기화학적 특성 향상)

  • In order to improve the capacity and cycling stability of Ni-rich NCA cathode materials for lithium ion batteries, the boron and cobalt were doped in commercial $Li_{1.06}Ni_{0.91}Co_{0.08}Al_{0.01}O_2$ (NCA) powders. Commercial NCA particles are mixed composites such as secondary particles of about $5{\mu}m$ and $12{\mu}m$, and the particle size was decreased by doping boron and cobalt. The initial discharge capacities of the boron and cobalt doped NCA-B and NCA-Co were found to be 214 mAh/g and 200 mAh/g, respectively, which are higher values than that of the raw NCA cathode material. In particular, NCA-Co exhibits the best discharge capacity of 157 mAh/g after 20 cycles, which is probably due to the enhanced diffusion of lithium ion by crystal growth along with the c-axis direction.

  • Various factors affecting the teachability of Cs-137 in cement matrix have been investigated. Factors investigated include such as pressure curing, vibration curing, pressure leaching, the effect of the clay addition, ion-exchange resin(IRN-77) addition, and $CO_2$or air injection. Leaching experiments were conducted by the method recommended by IAEA. To analyze the experimental results, pore structure analysis of cement matrices was carried out by BET method. Cement matrices may not contact directly with underground water in real repository, since the surroundings of disposed drums are filled with backfill. Thus, the effect of backfill to the teachability has been investigated. The well-known diffusion theory was utilized to predict long term leach rate and cumulative fraction leached of Cs-137 or non-radioactive species.
