패턴 사파이어 기판 위에 AlN 중간층을 이용한 GaN 에피성장

  • 3족 질화물계 물질은 발광다이오드와 같은 광전자소자적용에 있어서 매우 우수한물 질이다.일반적으로, GaN 에피 성장에 있어서 저온 중간층을 삽입한 2 단계 성장 방법은 낮은 결함밀도와 균일한 표면을 얻기 위해 도입된 기술이다. 특히 AlN 중간층은 GaN 중간층과 비교하였을 때 결정성뿐만 아니라 높은 온도에서의 열적안정성, GaN 기반의 자외선 검출기서의빛 흡수 감소 등의 장점을 가지고 있다. 또한 패턴 사파이어 기판위 GaN 에피 성장은 측면성장 효과를 통해 결함 밀도 감소와 광 추출 효율을 향상시키는 것으로 알려져 있다.또한 열응력으로 인한 기판의 휨 현상은 박막성장중 기판의 온도 분포를 불균일하게 만드는 원인이 되며 이는 결국 박막 조성 및 결정성의 열화를 유도하게 되고 최종적으로 소자특성을 떨어 뜨리는 원인이 되는데 AlN 중간층의 도입으로 이것을 완화시킬 수 있는 효과가 있다. 하지만, AlN 중간층이 패턴된 기판 위에 성장시킨 GaN 에피층에 미치는 영향은 명확하지 않다. 본 연구팀은 일반적인 c-plane 사파이어 기판과 플라즈마 건식 에칭을 통한 렌즈 모양의 패턴된 사파이어 기판을 이용해서 AlN 중간층과 GaN 에피층을 유기금속 화학기상증착법으로 성장하였다. 특히, 렌즈 모양의 패턴된 사파이어 기판은 패턴 모양과 패턴 밀도가 성장에 미치는 영향을 연구하기 위해 두가지 패턴의 사파이어 기판을 이용하였다. AlN 중간층 두께를 조절함으로써 최적화된 GaN 에피층을 90분까지 4단계로 시간 변화를 주어 성장 양상을 관찰한 결과, GaN 에피박막의 성장은 패턴 기판의 trench 부분에서 시작하여 기판의 패턴부분을 덮는 측면 성장을 보이고있다. 또한 TEM과 CL을 통해 GaN 에피박막의 관통 전위를 분석해 본 결과 측면 성장과정에서 성장 방향을 따라 옆으로 휘게 됨으로 표면까지 도달하는 결정결함의 수가 획기적으로 줄어드는 것을 확인함으로써 고품질의 GaN 에피층을 성장시킬 수 있었다. 그리고 패턴밀도가 높고 모양이 볼록할수록 측면 성장 효과로 인한 결정성 향상과 난반사 증가를 통한 임계각 증가로 광추출 효율이 향상 되는 것을 확인할 수 있었다. 이러한 결과를 바탕으로 최적화된 AlN 중간층을 이용하여 패턴 기판위에서 고품질의 GaN 에피층을 성장시킬 수 있었다.

A Study on the Modification of NH4+Y-zeolite for Improving Adsorption/Desorption Performance of Benzene (NH4+Y-zeolite의 개질을 통한 벤젠 흡·탈착 성능 증진 연구)

  • A.C (activated carbon) is mainly used to remove VOCs (volatile organic compounds), however, it has many problems such as fire risk due to increasing of adsorbent surface temperature during VOCs ad/desorption, increased cost by frequent replacement cycles requirement and performance degradation when containing moisture. In order to solve these problems, many researches, hydrophobic zeolite adsorbents, have been reported. In this study, $NH_4{^+}Y$-zeolite was synthesized with Y-zeolite through steam treatment and acid treatment, which is one of the hydrophobic modification methods, to secure high surface area, thermal stability and humidity resistance. The Y, Y-550-HN, Y-600-HN and Y-650-HN had adsorption capacities of $23mg\;g^{-1}$, $38mg\;g^{-1}$, $77mg\;g^{-1}$, $61mg\;g^{-1}$. The change of Si/Al ratio, which is an index to confirm the degree of modification, was confirmed by XRF (X-ray fluorescence spectrometer) analysis. As a result, the adsorbtion performance was improved when Y-zeolite modified, and the Si/Al ratio of Y, Y-550-HN, Y-600-HN, Y-650-HN were increased to 3.1765, 6.6706, 7.3079, and 7.4635, respectively. Whereas it was confirmed that structural crystallization due to high heat treatment temperature affected performance degradation. Therefore, there is an optimal heat treatment temperature of Y-zeolite, optimum modification condition study could be a substitute for activated carbon as a condition for producing an adsorbent having high durability and stability.

Scientific Investigation and Conservation Treatment of the Three-story Stone Pagoda at Jangha-ri, Buyeo (부여 장하리 삼층석탑의 과학적 조사 및 보존처리)

  • This study examined the properties of the materials used in the three-story pagoda at Jangha-ri, Buyeo. It was performed in order to identify the objective condition of the pagoda and establish an appropriate plan for the conservation treatment of the pagoda. According to the study, the average total magnetic susceptibility was 3.71 (10-3 SI unit), and at least four types of granite with different origins were likely used in the production of the pagoda. The ultrasonic velocity averaged 1,519m/s, and the coefficient of weathering showed an average of grade 4. The thermal gradient between the cement (restoration materials) and original materials was identified through thermal imaging. In some areas, the cement restoration materials required replacement with new stone materials with properties similar to those of the original stone materials. Taking into account these results, a map of weathering damage was prepared and appropriate conservation treatment plans were established based on the findings of previous studies. Since the pagoda had suffered severe biological damage and discoloration, surface contaminants were removed through wet cleaning with distilled water and a brush. The exfoliated areas were reinforced on the site by mixing epoxy resin with powdered stone with the same properties as the original stone materials of the pagoda.

Surface analysis of rayon-based carbon nanofibers and activated carbon fibers (레이온을 이용한 카본나노섬유와 활성카본섬유의 표면 특성분석)

  • Carbon nanofibers (CNFs) are non-microporous materials with a high surface area ($100{\sim}200m^2/g$) and high purity. Therefore, the material has a high potential for use as catalyst support. Activated carbon fibers (ACFs) are of increasing concern with regard to the levels of toxic air pollutants emitted from high-technology industry. Rayon-based CNFs and ACFs was subjected to thermal oxidation under a wide variety of temperature and air conditions to modify the surface properties. Rayon-based CNFs and ACFs were prepared by using thermal chemistry. CNFs were synthesized at temperatures above $600^{\circ}C$ in an air atmosphere and grew with increased temperature and air conditions. After heating at $800^{\circ}C$ for 72 hr, carbonized rayon with ACFs had $2,662m^2/g$ (BET) of surface area and $1.41cm^3/g$ of pore volume. The resulting ACFs had a 99% surface area in which pore size was 10 nm or less, and a 60 % surface area in which pore size was 2 nm or less.

Effects of anatase-rutile phase transition and grain growth with WO3 on thermal stability for TiO2 SCR catalyst (WO3 첨가에 의한 TiO2계 SCR 촉매의 상전이 및 입자성장이 고온안정성에 미치는 영향)

  • Thermal stability of the $TiO_2$ SCR catalyst with W03 loading was investigated in terms of structural and morphological analyses. The $TiO_2$ catalysts with 10 w% $WO_3$ content and without $WO_3$ were prepared. which were heat-treated at $800^{\circ}C$ for 5 h. It was found that the catalytic acidity was decreased by thermal degradation in the $WO_3-TiO_2$ specimen that relatively less than the $TiO_2$ specimen from FT-IR analysis. The phase transition of the $TiO_2$ catalyst from anatase to rutile was increased by heal-treatment, and the percentage of the rutile phase was 28.4 % in the $WO_3-TiO_2$ and 22.9 % in the $TiO_2$. A shell region of $WO_3$ distinguished from a $TiO_2$ particle was also observed in the grain boundary region, and the $WO_3$ led to the suppression of grain growth. It could be confirmed that the suppression of grain growth can contribute to the improvement of catalytic properties for thermal stability more than the increase of anatase-rutile phase transformation which cause the reduction of the catalytic activity in the $TiO_2$ SCR catalyst by the presence of $WO_3$.

Research on Improvement of CH4 Reduction Performance of NGOC for CNG Bus (CNG 버스용 NGOC의 CH4 저감 성능 향상을 위한 연구)

  • Recently, in order to meet the stricter emission regulations, the proportion of after-treatments for vehicles and vessels has been increasing gradually. The objective of this study is to investigate the improvement of $CH_4$ reduction ability of natural gas oxidation catalyst (NGOC), which reduces toxic gases emitted from CNG buses. Thirteen NGOCs were prepared, and the conversion performance of noxious gases according to the type of supports, the loading amount of noble metal, and surfactant and aging were determined. Support Zeolite supported on No. 3 $NGOC(1Pt-1Pd-3MgO-3CeO_2/(46TiO_2+23Al_2O_3+23Zeolite)$ is an anionic alkali metal/earth metal component that improved the oxidation reactivity between CO and NO and noble metal dispersion, and thus enhanced the $CH_4$ reduction ability. As the loading amount of Pd, a noble metal with a high selectivity to $CH_4$, was increased, the number of reaction sites was increased and the ability to reduce $CH_4$ was improved. No. 11 $NGOC(1Pt-1Pd-3MgO-3CeO_2/(Z20+Al80)$(pH=8.5), to which nitrate surfactant had been added, exhibited well dispersed catalyst particles with no agglomeration and improved the $CH_4$ reduction ability by 5-15%. The $NGOC(2Pt-2Pd-3Cr-3MgO/90Al_2O_3)$(48h aging), which was mildly thermal aged for 48h, increased the $CH_4$ reduction ability to about 10% or less as compared with No. 12 NGOC(Fresh).

The Effect of Shading on Pedestrians' Thermal Comfort in the E-W Street (동-서 가로에서 차양이 보행자의 열적 쾌적성에 미치는 영향)

  • This study was to investigate the pedestrian's thermal environments in the North Sidewalk of E-W Street during summer heatwave. We carried out detailed measurements with four human-biometeorological stations on Dongjin Street, Jinju, Korea ($N35^{\circ}10.73{\sim}10.75^{\prime}$, $E128^{\circ}55.90{\sim}58.00^{\prime}$, elevation: 50m). Two of the stations stood under one row street tree and hedge(One-Tree), two row street tree and hedge (Two-Tree), one of the stations stood under shelter and awning(Shelter), while the other in the sun (Sunlit). The measurement spots were instrumented with microclimate monitoring stations to continuously measure microclimate, radiation from the six cardinal directions at the height of 1.1m so as to calculate the Universal Thermal Climate Index (UTCI) from 24th July to 21th August 2018. The radiant temperature of sidewalk's elements were measured by the reflective sphere and thermal camera at 29th July 2018. The analysis results of 9 day's 1 minute term human-biometeorological data absorbed by a man in standing position from 10am to 4pm, and 1 day's radiant temperature of sidewalk elements from 1:16pm to 1:35pm, showed the following. The shading of street tree and shelter were mitigated heat stress by the lowered UTCI at mid and late summer's daytime, One-Tree and Two-Tree lowered respectively 0.4~0.5 level, 0.5~0.8 level of the heat stress, Shelter lowered respectively 0.3~1.0 level of the heat stress compared with those in the Sunlit. But the thermal environments in the One-Tree, Two-Tree and Shelter during the heat wave supposed to user "very strong heat stress" while those in the Sunlit supposed to user "very strong heat stres" and "exterme heat stress". The main heat load temperature compared with body temperature ($37^{\circ}C$) were respectively $7.4^{\circ}C{\sim}21.4^{\circ}C$ (pavement), $14.7^{\circ}C{\sim}15.8^{\circ}C$ (road), $12.7^{\circ}C$ (shelter canopy), $7.0^{\circ}C$ (street funiture), $3.5^{\circ}C{\sim}6.4^{\circ}C$ (building facade). The main heat load percentage were respectively 34.9%~81.0% (pavement), 9.6%~25.2% (road), 24.8% (shelter canopy), 14.1%~15.4% (building facade), 5.7% (street facility). Reducing the radiant temperature of the pavement, road, building surfaces by shading is the most effective means to achieve outdoor thermal comfort for pedestrians in sidewalk. Therefore, increasing the projected canopy area and LAI of street tree through the minimal training and pruning, building dense roadside hedge are essential for pedestrians thermal comfort. In addition, thermal liner, high reflective materials, greening etc. should be introduced for reducing the surface temperature of shelter and awning canopy. Also, retro-reflective materials of building facade should be introduced for the control of reflective sun radiation. More aggressively pavement watering should be introduced for reducing the surface temperature of sidewalk's pavement.
